R2及びR6の具体例としては、メチル基、エチル基、プロピル基、ブチル基、ペンチル基、シクロペンチル基、ヘキシル基、シクロヘキシル基、デカニル基、フェニル基又はナフチル基が挙げられる。
ラクトン変性エステル結合を有する変性不飽和モノカルボン酸の具体的としては、(メタ)アクリル酸をラクトン変性した化合物又は末端水酸基を酸無水物により酸変性させたラクトン変性物が挙げられる。
エーテル結合を有する変性不飽和モノカルボン酸の具体例としては、(メタ)アクリル酸にエチレンオキサイド等のエポキシ化合物を付加させ、付加物の分子末端水酸基を酸無水物により酸変性物とした、以下の一般式(5)で表される化合物が挙げられる。
R12及びR13における炭素数1~10の2価の炭化水素基の具体例としては、-(CH2)r-、-Ph-、-Na-又は-Cy-が挙げられる。ここで、rは1~10までの整数を示し、Phはベンゼン骨格を示し、Naはナフタレン骨格を示し、Cyはシクロヘキシル骨格、シクロペンチル骨格、ノルボルネン骨格、ノルボルナン骨格若しくはトリシクロデカン骨格等を示す。
(メタ)アクリル化合物(E)の具体例としては、トリス(アクリロキシメチル)イソシアヌル酸、トリス(アクリロキシエチル)イソシアヌル酸、トリス(アクリロキシエチル)イソシアヌル酸、トリス(アクリロキシプロピル)イソシアヌル酸、トリス(アクリロキシブチル)イソシアヌル酸、トリス(アクリロキシペンチル)イソシアヌル酸、トリス(アクリロキシヘキシル)イソシアヌル酸、トリス(メタクリロキシメチル)イソシアヌル酸、トリス(メタクリロキシエチル)イソシアヌル酸、トリス(メタクリロキシエチル)イソシアヌル酸、トリス(メタクリロキシプロピル)イソシアヌル酸、トリス(メタクリロキシブチル)イソシアヌル酸、トリス(メタクリロキシペンチル)イソシアヌル酸又はトリス(メタクリロキシヘキシル)イソシアヌル酸が挙げられる。
一般式(22)で表される、カルボン酸を有する化合物(I)の具体例としては、コハク酸、シュウ酸、MA、ノルボルネンジカルボン酸、トリメリット酸、ピロメリット酸、5-ノルボルネン-2-カルボン酸、5-ノルボルネン-2,3-ジカルボン酸、酢酸、吉草酸、イタコン酸、フタル酸又はテトラヒドロフタル酸が挙げられる。
撹拌機、温度計、還流冷却管、滴下ロート及び窒素導入管を備えた2Lセパラブルフラスコに、300gのジプロピレングリコールモノメチルエーテル(以下、「DPM」)を導入し、95℃に昇温後、160gのメタクリル酸(1.86mol)、100gのメチルメタクリレート(1.0mol)、200gDPM及びt-ブチルパーオキシ-2-エチルヘキサノエート(パーブチルO;日本油脂社製)16.6gを共に3時間かけて滴下した。滴下後4時間熟成して、カルボキル基を有するベースポリマー溶液を合成した。次に、上記幹ポリマー溶液に、160gの3,4-エポキシシクロヘキシルメチルアクリレート(サイクロマーA-200;ダイセル化学工業社製)160g(0.87mol)、TPP及びTPPOをTPP/TPPO=9/1のmol比率にして、合計でサイクロマーA-200に対して1重量部、1.0gのメチルハイドロキノンを加えて、110℃で10時間反応させた。反応は、空気/窒素の混合雰囲気下で行った。反応後、固形分が36重量%になるように、DPMを用いて希釈し、酸価135KOH-mg/g、二重結合当量481、Mw15,000の不飽和基含有樹脂(D)(ポリマー溶液D1)を得た。
メタクリル酸の量を145g(1.69mol)に、メチルメタクリレートの量を80g(0.8mol)に、それぞれ変更した以外は、合成例1と同様の操作を行い、酸価71KOH-mg/g、二重結合当量383、Mw14,000の不飽和基含有樹脂(D)(ポリマー溶液D2)を得た。
メチルメタクリレートを110gのヒドロキシエチルメタクリレート(0.87mol)に変更した以外は、合成例1と同様の操作を行い、酸価130KOH-mg/g、二重結合当量496、Mw17,000の不飽和基含有樹脂(D)(ポリマー溶液D3)を得た。
メタクリル酸の量を130g(1.51mol)に変更した以外は、合成例1と同様の操作を行い、酸価138KOH-mg/g、470、Mw16,000の不飽和基含有樹脂(D)(ポリマー溶液D4)を得た。
500mLのフラスコに、1gの2,2’-アゾビス(イソブチロニトリル)及び50gのDPMを仕込んだ。その後、23.0gのメタクリル酸、31.5gのベンジルメタクリレート及び32.8gのトリシクロ[5.2.1.02,6]デカン-8-イルメタクリレートを仕込み、室温でしばらく撹拌し、フラスコ内をバブリングによって十分に窒素置換した後、70℃で5時間加熱撹拌した。得られたアクリル樹脂溶液に固形分濃度が36重量%になるようにDPMを加え、アクリル樹脂溶液Zを得た。アクリル樹脂のMwは30,000であった。
スピンコーター(1H-360S;ミカサ(株)製)を500rpmで10秒、1000rpmで4秒回転させて、感光性樹脂組成物を5cm角のテンパックスガラス基板(AGCテクノグラス(株)製)にスピンコートした後、ホットプレート(SCW-636;大日本スクリーン製造(株))を用いて90℃で2分間プリベークし、膜厚2μmの膜を作製した。作製した膜を、PLA(PLA-501F;キヤノン(株)製)を用いて超高圧水銀灯を光源として露光し、オーブン(IHPS-222;エスペック(株)製)を用いて空気中230℃で1時間キュアして、膜厚1.5μmの硬化膜を得た。なお、硬化膜の膜厚は、ラムダエースSTM-602(大日本スクリーン製造(株)製)を用いて、屈折率1.55で測定した。
得られた膜厚1.5μmの硬化膜の透過率は、紫外-可視分光光度計(UV-260);島津製作所(株)製)を用いて、400nmの透過率を測定した。
得られた膜厚1.5μmの硬化膜の硬度は、JIS K5600-5-4に準拠して、鉛筆硬度を測定した。
上記(a)のプリベーク後に得られる2μmのプリベーク膜を、PLAを用いて超高圧水銀灯を光源として、感度測定用のグレースケールマスクを介して100μmのギャップで露光した。その後、自動現像装置(「AD-2000(商品名)」;滝沢産業(株)製)を用いて、0.4重量%TMAH水溶液で90秒間シャワー現像し、次いで水で30秒間リンスした。形成されたパターンにおいて、感度及び解像度を決定した。なお、露光量はi線照度計で測定した。
表面にITOをスパッタリングしたガラス基板上に、上記(a)と同様の方法で膜厚1.5μmの硬化膜を形成し、25℃で2分、王水(塩酸/硝酸/水=3/1/10)で処理し、その後水洗を5分行った。水洗後の硬化膜について、JIS K5600-5-6に準じて、ITOと硬化膜の接着性を評価した。

(f)感光性樹脂組成物の膨潤率の測定
上記(a)と同様の方法で、クロムをスパッタリングしたガラス基板上に膜厚1.5μmの硬化膜を作製し、50℃で10分、レジストストリッパーN300(長瀬産業(株)製)で処理し、その後水洗を行った。レジストストリッパー(N-300;ナガセケムテックス(株)製)による処理の前後で、膜厚を測定し、下記式で膨潤率を算出した。
膨潤率(%)=(処理後の膜厚-処理前の膜厚)/(処理前の膜厚)×100
(実施例1)
黄色灯下にて、0.10gの2-メチル-1[4-(メチルチオ)フェニル]-2-モルフォリノプロパン-1-オン(イルガキュア(登録商標)IC-907;チバスペシャリティケミカル製)、0.01gの4-メトキシフェノール(4MP)、0.025gの3-アミノプロピルトリメトキシシラン(KBM-903)、0.934gのトリス(アクリロキシエチル)イソシアヌル酸(E-1)、0.28gのコハク酸モノ-[3-(3-アクリロイルオキシ-2,2-ビス-アクリロイルオキシメチル-プロポキシ)-2,2-ビス-アクリロイルオキシメチル-プロピル]エステル(M520)、0.19gのジペンタエリスリトールヘキサアクリレート(DPHA)、3.20gのジエチレングリコールエチルメチルエーテル(EDM)、2.40gの4-メトキシブタノール(MB)、1.57gのDPM及び1.30gのポリマー溶液D1を混合撹拌した。次いで0.45μmのフィルターでろ過を行い、感光性樹脂組成物を得た。得られた感光性樹脂組成物について、透過率及び硬度、パターン加工性(感度及び解像度)、接着性及び膨潤率を評価した。結果を表2に示す。
組成は、表1に示した通りとし、実施例1と同様に感光性樹脂組成物を得て、同様の評価を行った。
OXE-01 : 1,2-オクタンジオン,1-[4-(フェニルチオ)-2-(O-ベンゾイルオキシム)](イルガキュア(登録商標)OXE-01;チバスペシャリティケミカル製)

(実施例23)
以下の手順に従い、タッチパネル部材を作製した。
厚み約1mmのガラス基板に、スパッタリング装置(HSR-521A;(株)島津製作所製)を用いて、RFパワー1.4kW、真空度6.65×10-1Paで12.5分間スパッタリングすることにより、膜厚が150nmで、表面抵抗が15Ω/□のITOを成膜した。そこへポジ型フォトレジスト(OFPR-800;東京応化工業(株)製)を塗布し、80℃で20分間プリベークして、膜厚1.1μmのレジスト膜を得た。PLAを用いて、得られたレジスト膜に超高圧水銀灯をマスクを介してパターン露光した後、自動現像装置を用いて2.38重量%TMAH水溶液で90秒間シャワー現像し、次いで水で30秒間リンスした。その後、40℃のHCl/HNO3/H2O=18/4.5/77.5(重量比)混合溶液に80秒浸すことでITOをエッチングし、50℃の剥離液(N-300;ナガセケムテックス(株)製)で120秒処理することでフォトレジストを除去し、膜厚150nmのパターン加工されたITO(図1及び図2の符号2)を有するガラス基板を作製した(図1のaに相当)。
得られたITOを有するガラス基板上に、実施例1で得られた感光性樹脂組成物を用い、上記(a)と同様の方法で硬化膜(透明絶縁膜;図1及び図2の符号3)を形成した(図1のbに相当)。
得られたガラス基板上に、ターゲットとしてモリブデン及びアルミニウムを用い、エッチング液としてH3PO4/HNO3/CH3COOH/H2O=65/3/5/27(重量比)混合溶液を用いる以外は(1)と同様の手順によりMAM配線(図1及び図2の符号4)を作製した(図1のcに相当)。
得られたガラス基板上に実施例1で得られた感光性樹脂組成物を用い、上記(a)と同様の方法で硬化膜(透明保護膜;図2の符号5)を作製した。テスターを用いて接続部の導通テスト実施したところ、電流の導通が確認された(図2に相当)。

Claims (10)
- さらに、アミノ基、アミド基、ウレイド基、ケチミン及びイソシアネート基からなる群から選ばれる少なくとも1つの置換基を有するシラン化合物(G)を含む、請求項1記載の感光性樹脂組成物。
- 前記エポキシ基含有不飽和化合物(C)は、脂肪式エポキシ基含有不飽和化合物である、請求項1又は2記載の感光性樹脂組成物。
- 前記(メタ)アクリル酸エステル(A)は、下記一般式(1)及び/又は下記一般式(2)で表される(メタ)アクリル酸エステルであり、前記不飽和基及び酸含有化合物(B)は、(メタ)アクリル酸であり、前記エポキシ基含有不飽和化合物(C)は、下記一般式(6)及び/又は下記一般式(7)で表される化合物である、請求項1~3のいずれか一項記載の感光性樹脂組成物。
- 重合禁止剤(H)を含む、請求項1~4のいずれか一項記載の感光性樹脂組成物。
- ネガ型感光性樹脂組成物である、請求項1~6のいずれか一項記載の感光性樹脂組成物。
- 請求項1~7のいずれか一項記載の感光性樹脂組成物を硬化させてなる、導電性配線保護膜。
- 前記導電性配線は、モリブデン含有導電性配線である、請求項8記載の導電性配線保護膜。
- 請求項1~7のいずれか一項記載の感光性樹脂組成物を硬化させてなる硬化膜を具備する、タッチパネル部材。
