荷電粒子線装置
 本発明は、観察対象となる試料の大部分が大気圧下に曝露された状態で、その試料の微小領域を拡大して観察することが可能な荷電粒子線装置に関する。
 試料の微小領域部分を拡大して観察する場合には、代表的な荷電粒子線装置である走査型電子顕微鏡(SEM:Scanning Electron Microscope)や透過型電子顕微鏡(TEM:Transmission Electron Microscope)が用いられる。これらのSEMやTEMでは、観察対象の試料は、その全体が真空排気された試料室内に入れられ、高真空の環境下でその微小領域の観察が行われる。
 一方、SEMやTEMに対しては、試料を大気圧下においたままで、その微小領域を観察したいというニーズは大きい。例えば、特許文献1,2には、試料の大部分を大気圧下に曝した状態で、その試料の微小部分の観察を可能にしたSEMの例が開示されている。
 ちなみに、特許文献1に開示されたSEMでは、試料室は、とくには設けられておらず、代りに、SEMの鏡筒部を覆う円筒状のシュラウドが設けられている。この円筒状のシュラウドの一方の底面(上面)は、密閉され、他方の底面(下面)は、開放されており、鏡筒部は、この円筒状のシュラウドの密閉された上面側に収納されている。そこで、このシュラウドの開放された下面を塞ぐように観察対象の試料を配置すれば、シュラウドの内部は閉空間となるので、その内部を真空引きすることにより、一定の真空度を保持することが可能になる。従って、このとき、鏡筒部から試料に電子線を照射することにより、試料表面の微小領域の観察が可能となる。すなわち、特許文献1に開示されたSEMでは、試料の大部分を大気圧下に曝した状態で、シュラウド内部に面する試料部分の微小領域の観察が可能となる。
 また、特許文献2に開示されたSEMは、シュラウド(真空容器)の形状が半球状であるなど、特許文献1に開示されたSEMとは、その構造に多少の相違があるが、大気圧下に曝した状態の試料を観察するための原理的な考え方は、ほとんど同じである。従って、特許文献2に開示されたSEMでも、試料の大部分を大気圧下に曝した状態で、シュラウド内部に面する試料部分の微小領域の観察が可能となる。

 ところで、SEMなどの一般的な荷電粒子線装置では、荷電粒子源や光学レンズなどが配置されている空間は、高い真空度を必要とし、少なくとも、荷電粒子源のフィラメントや光学レンズに高電圧が印加された状態では、その真空度を大気圧などにすることはできない。
 特許文献1や特許文献2に開示されたSEMでは、電子線照射に必要な真空を保持する閉空間を確保するために、シュラウドだけでなく、観察対象の試料そのものが用いられている。従って、試料の観察位置を変えようとすれば、シュラウド内の真空度は、大気圧まで劣化することになる。そのため、特許文献1や特許文献2に開示されたSEMの場合、試料の観察位置を変えるたびに、高電圧電源や真空ポンプを停止させなければならず、また、再度の真空引きの待ち時間も生じ、ユーザにとっては、必ずしも使い勝手がよいものではなかった。
 以上の従来技術の問題点に鑑み、本発明は、大気圧下に曝された試料の観察が可能な荷電粒子線装置の使い勝手を向上させることにある。
 本発明に係る荷電粒子線装置は、荷電粒子源および電子レンズが収容される荷電粒子光学鏡筒と、上面に前記荷電粒子光学鏡筒を搭載するとともに、側面に開口部を有する支持筐体と、側面に開口部を有し、当該開口部が前記支持筐体の開口部と同じ側面に位置するように前記支持筐体の内部に挿入されて、前記支持筐体の開口部を塞ぐ内挿筐体と、前記荷電粒子光学鏡筒内における前記電子レンズのうち、対物レンズの磁場の中心近傍に、前記荷電粒子源が収納された空間を隔離するように配設され、その中心部に小孔を有する第一アパーチャ部材と、前記内挿筐体が前記支持筐体の内部に挿入された状態で、前記内挿筐体の上面の前記一次荷電粒子線が照射される領域部分に設けられた開口部を外側から塞ぐように配設され、その中心部に小孔を有する第二アパーチャ部材と、前記荷電粒子源から出射される一次荷電粒子線が前記第一アパーチャ部材の小孔および前記第二アパーチャ部材の小孔を通過して、前記第二アパーチャ部材の下面に接触または近接して配置される試料に照射されるとき、前記試料から放出される二次荷電粒子を検出する検出器と、を備えることを特徴とする。
 本発明によれば、大気圧下に曝された試料の観察が可能な荷電粒子線装置の使い勝手を向上させることができる。

 以下、本発明の実施形態について、図面を参照して詳細に説明する。
<第一の実施形態>
 図1は、本発明の第一の実施形態に係る荷電粒子線装置の構成の例を模式的に示した図である。図1に示すように、荷電粒子線装置1は、一次荷電粒子線を出射し、照射する荷電粒子照射部として機能する荷電粒子光学鏡筒10、荷電粒子光学鏡筒10を支持する支持筐体20、支持筐体20の内部に挿入して使用される内挿筐体30、および、これらを制御する制御系装置50を含んで構成される。
 なお、一般には、一次荷電粒子線が電子線である場合、電子顕微鏡と呼ばれ、一次荷電粒子線がイオンビームである場合、イオンビーム顕微鏡と呼ばれる。
 支持筐体20は、その上面および側面にそれぞれ大きな開口部を有する四面体または円筒形状の筐体である。そして、その支持筐体20の上面の開口部には、荷電粒子光学鏡筒10がその開口部を塞ぎ、密閉するように搭載される。また、支持筐体20の側面の開口部には、内挿筐体30がその開口部を塞ぎ、密閉するように支持筐体20の内部に挿入される。
 ここで、内挿筐体30は、支持筐体20の開口部と同じ面に開口部を有する四面体または円筒形状の筐体であり、内挿筐体30が支持筐体20の内部に挿入され、支持筐体20に密着固定されたときには、支持筐体20と内挿筐体30との間に形成された空間は、閉空間となる。以下、この閉空間を、第一空間200と呼ぶ。また、内挿筐体30に囲まれた空間は、支持筐体20と同じ側面に開口部を有する大気圧空間である。以下、この空間を第二空間300と呼ぶ。
 荷電粒子光学鏡筒10は、一次荷電粒子線を出射する荷電粒子源11、荷電粒子源11から出射された一次荷電粒子線を光軸12に沿って加速し、偏向、走査、集束させる複数の電子レンズ13などを含んで構成される。そして、一次荷電粒子線の通路となる電子レンズ13の中心部には、その上部から最下部の電子レンズ13(対物レンズ)に達する円管状の円管部材14が嵌め込まれている。そして、その円管部材14の下端には、その中心部に一次荷電粒子線を通過させる小孔を備えた第一アパーチャ部材15が配設されている。
 本実施形態では、荷電粒子源11から一次荷電粒子線が出射され、加速される空間を、円管部材14内の空間も含めて、以下、荷電粒子生成空間100と呼ぶ。荷電粒子生成空間100は、真空バルブ42を備えた真空配管41を介して真空ポンプ43に連通し、真空ポンプ43によって真空排気される。
 また、荷電粒子光学鏡筒10は、その一部が支持筐体20の上部からその内部、すなわち、第一空間200内に突き出すように設置され、真空封止部材201を介して支持筐体20に密着固定される。このとき、荷電粒子光学鏡筒10は、荷電粒子源11を上部とし、一次荷電粒子線が上部から下方に向けて、支持筐体20の内部(第一空間200)に照射されるように取り付けられるものとする。
 そして、荷電粒子光学鏡筒10の下端部の外側(第一空間200側)には、一次荷電粒子線が試料60に照射されたときに試料60から放出される二次電子、反射電子などの二次荷電粒子を検出する検出器16が配設されている。
 なお、検出器16を配設する位置は、図1に示した荷電粒子光学鏡筒10の下端部の外側に限定されるものではなく、荷電粒子光学鏡筒10内に配設してもよい。また、場合によっては、第一空間200の外側、すなわち、内挿筐体30の内部である第二空間300側に配設してもよい。
 ここで、支持筐体20と内挿筐体30との間に形成された空間、すなわち、第一空間200は、真空バルブ45を備えた真空配管44を介して真空ポンプ46に連通し、真空ポンプ46によって真空排気される。また、支持筐体20には、その内部を大気開放するためのリークバルブ47が設けられており、第一空間200は、メンテナンス時などに大気開放される。
 内挿筐体30は、その側面に開口部を有する四面体または円筒形状の内挿部34、および、その開口部の周縁部に設けられた合わせ部32および保持部33により構成される。内挿部34は、その全体が支持筐体20の内部に挿入されて、観察対象である試料60および試料ステージ61を収容するという役割を担う。ここで、合わせ部32および保持部33は、支持筐体20の開口部周縁の外壁面に対して合わせ面を構成し、真空封止部材202,203を介してその外壁面に密着固定される。
 また、内挿筐体30の内挿部34の上面側には、一次荷電粒子線の光軸12が交わる位置の近傍に開口部が設けられており、その開口部には、その中心部に小孔を有する第二アパーチャ部材31が配設されている。このとき、第二アパーチャ部材31は、その小孔の中心が光軸12と交わる位置に取り付けられる。
 ここで、図1では、試料60と第二アパーチャ部材31との間には隙間があるように描かれているが、試料60に一次荷電粒子線を照射してその表面を観察するときには、試料60を第二アパーチャ部材31に密着または近接させる。試料60を第二アパーチャ部材31に密着させた場合は、試料60の表面は、真空引きされた第一空間200に接することになる。
 そこで、本実施形態では、その上面に試料60を載置する試料ステージ61は、少なくとも、その上面の高さ位置を調整または制御可能なものとする。すなわち、試料60と第二アパーチャ部材31との間隔は、ユーザが入力するパソコン53などからの指示に基づき適宜調整され得るものとする。
 さて、以上のように構成された荷電粒子線装置1では、第二アパーチャ部材31より下側が大気圧空間であるので、支持筐体20と内挿筐体30との間に形成された空間である第一空間200は、第二アパーチャ部材31に設けられた小孔のため、完全には密閉されていないことになる。すなわち、少なくとも試料60が第二アパーチャ部材31に密着されていない状態では、第一空間200は、真空ポンプ46で真空排気される一方で、第二アパーチャ部材31の小孔から大気を吸い込むという差動排気状態となっている。
 従って、本実施形態では、第一空間200を差動排気により真空状態にしなければならないので、第二アパーチャ部材31の小孔のサイズは十分小さいことが必要である。なお、真空ポンプ46として、排気速度が数10~数100リットル/分程度の一般的な小型~中型の真空ポンプを用いた場合には、第二アパーチャ部材31の小孔の直径が0.1~1mm以下であれば、作動排気状態で十分に1パスカル以下の真空度が得られることが実験的に確かめられている。
 以上の構成により、荷電粒子源11から出射された一次荷電粒子線は、第一アパーチャ部材15および第二アパーチャ部材31の小孔を通過して、試料60の表面に到達する。また、一次荷電粒子線が照射されたことにより試料60から放出される二次荷電粒子は、第二アパーチャ部材31の小孔を通過して検出器16へ到達し、検出器16により検出される。そして、これらが行われるほとんどの空間は、真空とみなすことができる。
 すなわち、本実施形態に係る荷電粒子線装置1では、荷電粒子源11から出射された一次荷電粒子線は、試料60の表面近傍を除き、ほとんどが真空排気された空間(荷電粒子生成空間100および第一空間200)を通過する。また、試料60から放出された二次荷電粒子も、ほとんどが真空排気された第一空間200を通過して検出器16へ到達する。従って、本実施形態では、空気分子による一次荷電粒子線の散乱などの影響を抑制することができるので、試料60のほとんどが大気圧に曝されているにも関わらず、より鮮明な観察画像が得られる。
 なお、以上の説明では、真空ポンプ43は、荷電粒子生成空間100を真空排気し、真空ポンプ46は、第一空間200を真空排気するとしているが、真空ポンプ43の配置の構成は、これに限定されない。例えば、真空ポンプは、3つ以上あってもよいし、真空ポンプ43,46が1つの真空ポンプで兼用されていてもよい。また、リークバルブ47はなくてもよいし、2つ以上あってもよい。
 さらに、図1に示すように、制御系装置50は、下位制御部51、上位制御部52、パソコン53などを含んで構成される。
 下位制御部51は、真空ポンプ43,46、荷電粒子源11、電子レンズ13などを個別に制御する制御信号を生成する制御回路、検出器16で検出された検出信号を増幅する増幅回路や、その増幅回路によって増幅された検出信号をディジタル画像信号に変換し、上位制御部52へ送信する信号処理回路などを含んで構成される。
 上位制御部52は、例えば、制御用の一般的なコンピュータなどによって構成され、パソコン53を介してユーザが設定する様々な観察条件に応じて、荷電粒子源11、電子レンズ13、真空ポンプ43,46などを統括制御するための制御情報を下位制御部51へ送信する。また、上位制御部52は、下位制御部51から送信されるディジタル画像信号を取得し、観察画像データとして自身が有する記憶装置に保管するとともに、パソコン53へ送信する。
 パソコン53は、入力装置としてキーボードやマウスなどを備え、また、出力装置として、LCD(Liquid Crystal Display)などの表示装置を備える。パソコン53は、ユーザが当該荷電粒子線装置1を使用するとき、その操作画面(GUI:Graphical User Interface)を表示装置に表示し、必要に応じてユーザに様々な観察条件の入力を促す。また、上位制御部52から観察画像の送信を受けたときには、受信した観察画像を表示装置に表示する。
 なお、制御系装置50は、以上の構成に限定されるものではなく、上位制御部52と下位制御部51とが1つの制御装置として一体化されていてもよく、また、上位制御部52とパソコン53とが1つの制御コンピュータで構成されていてもよい。さらに、パソコン53も含め、下位制御部51や上位制御部52は、その定められた機能を果たすものであれば、専用のディジタル回路やアナログ回路あるいはその混在回路などによって構成されていてもよい。
 また、図1では、下位制御部51、上位制御部52およびパソコン53を相互に接続する通信線や、下位制御部51と荷電粒子源11、電子レンズ13、検出器16、真空バルブ42,45、真空ポンプ43,46などとを接続する制御線については、構成の説明をする上で必要と思われるものを示しており、必ずしもすべての制御線や通信線を示したものではない。
 図2は、第一の実施形態に係る荷電粒子線装置1において、試料60に一次荷電粒子線を照射して観察画像を取得するまでの手順を示した図である。
 上位制御部52は、下位制御部51を介して真空ポンプ43,46を駆動し、荷電粒子生成空間100および第一空間200を真空排気する(ステップS11)。次に、上位制御部52は、パソコン53を介してあらかじめ設定された観察条件(倍率など)を実現するための電圧または電流を、下位制御部51を介して荷電粒子源11や電子レンズ13に供給し、一次荷電粒子線の照射を開始する(ステップS12)。そして、このとき以降、試料60の観察画像は、パソコン53の表示装置に表示可能な状態となる。
 続いて、試料60が試料ステージ61上に載置されるので、上位制御部52は、下位制御部51を介して、試料60の観察対象領域が第二アパーチャ部材31の小孔の中心の直下に位置するように、試料ステージ61を移動制御する(ステップS13)。さらに、上位制御部52は、下位制御部51を介して試料ステージ61を制御し、試料60を第二アパーチャ部材31に近接または接触する位置まで上方へ持上げる(ステップS14)。その結果、試料60表面が第二アパーチャ部材31の小孔に面する近傍の空間もほとんど真空引きされた状態となる。このとき、上位制御部52は、下位制御部51を制御して、検出器16から得られる検出信号に基づき試料60の表面の観察画像を生成し、パソコン53の表示装置に表示する(ステップS15)。
 なお、試料60を交換するとき、または、観察対象領域を移動させるときには、上位制御部52は、下位制御部51を介して、一旦試料60と第二アパーチャ部材31との距離を離す制御をし、その後、試料60が交換され、または、観察対象領域が移動されると、試料60を第二アパーチャ部材31に再度近接または接触させる制御をする。
 すなわち、本実施形態では、ステップS12で一次荷電粒子線の照射を開始すれば、そのままの状態でステップS13~S15を繰り返して実行することができる。これは、試料60の観察対象領域を変更したり、試料60を他の試料と取り替えたとしても、真空ポンプ43,46を停止したり、荷電粒子源11に供給する高電圧を停止したりする必要がないことを意味している。
 よって、本実施形態では、真空ポンプ43,46を停止せず、また、荷電粒子源11に供給する高電圧を停止せずに、試料60の観察対象領域の変更や試料60の取り替えが可能となる。そのため、ユーザにとってみれば、観察対象領域の変更や試料60の取り替えに際して真空ポンプ43,46や高圧電源のオンオフ操作が不要となるばかりでなく、真空引きの時間や高電圧の安定化時間を待つ必要もなくなるので、荷電粒子線装置1の使い勝手が大きく改善される。
 ところで、試料60を第二アパーチャ部材31に接触(密着)させた場合、第二アパーチャ部材31の上側の空間(第一空間200)は、真空下にあり、試料60の下側の空間(第二空間300)は、大気圧下にある。従って、試料60を第二アパーチャ部材31から引き離すには大きな力が必要となるように思われる。そこで、以下に試料60を第二アパーチャ部材31から引き離す力に関して簡単な試算例を示す。
 ここでは、第二アパーチャ部材31に設けられた小孔の直径を1mmとする。また、第一空間200の圧力は、大気圧に比べて十分に小さいものとして、第一空間200側から試料60に加わる圧力を無視する。
 その場合、面積Aの小孔を介して試料60が大気圧Pairにより受ける力Fairは、次の通り計算される。
   Fair=Pair[N/m]×A[m
     =10×(0.5×10-3×π
     =0.078[N]
 ここで、記号Nは、ニュートン(力の単位)、πは、円周率である。
 一方、試料60の質量Mを、例えば、10gとし、地上の重力の加速度をαとすれば、そのとき試料60が受ける重力Fは、次の通り計算される。
   F=M[kg]×α[m/s
     =0.01×9.8
     =0.098[N]
 以上の計算例によれば、Fair<Fである。このことは、試料60の質量(重さ)が10gもあれば、試料60は、自重で第二アパーチャ部材31から離れ落ちることを意味する。
 逆に、試料60が10gよりも十分に軽い場合には、試料60は、自重では離れ落ちないので、試料ステージ61側からの力で試料60を第二アパーチャ部材31から引き離す必要がある。そのような場合には、両面テープなどで試料60を試料ステージ61に固定し、試料ステージ61を下方に移動させることなどにより、試料60を第二アパーチャ部材31から引き離すようにしてもよい。また、試料60が剛性のある平坦なシートやプレートのようなものである場合には、試料60の周縁部を試料ステージ61に固定する固定部材を、試料ステージ61の上面に設けておいてもよい。
 なお、この第二アパーチャ部材31は、一次荷電粒子線の照射により汚染物質が付着するので、交換できることが望ましく、さらには、内挿筐体30から容易に着脱可能な構造にすることが望ましい。そのために、例えば、内挿筐体30に第二アパーチャ部材31を固定するためのネジ穴や嵌め合い部材などを設けておき、ネジ止めや嵌め合いなどの方法により固定するとよい。
 また、第二アパーチャ部材31は、一次荷電粒子線の照射によるチャージアップを防止するために、導電性の材質により構成され、接地されることが望ましい。
 さらに、図1に示したように、一次荷電粒子線の通路となる電子レンズ13の中心部には、その上部から最下部の電子レンズ13に達する細い円管状の円管部材14が嵌め込まれている。そして、円管部材14の下端には、その中心部に直径が1mm程度より小さい小孔を備えた第一アパーチャ部材15が取り付けられている。
 この円管部材14および第一アパーチャ部材15は、荷電粒子源11が収納されている荷電粒子生成空間100を高い真空度に保つ役割を果たす。すなわち、円管部材14は、荷電粒子生成空間100を磁場コイルなどの電子レンズ13が配置された空間から隔離し、また、第一アパーチャ部材15は、荷電粒子生成空間100を支持筐体20と内挿筐体30との間に形成された空間である第一空間200から隔離する。
 従って、第一アパーチャ部材15には、その中心部に小孔が設けられているものの、荷電粒子生成空間100が真空ポンプ43によって差動排気されているので、荷電粒子生成空間100は、第一空間200よりも高い真空度を保持することができる。すなわち、第一空間200が第二アパーチャ部材31の小孔から大気を吸い込んで、その真空度が劣化する場合であっても、第一アパーチャ部材15により荷電粒子生成空間100の真空度の劣化を防止することができる。
 なお、円管部材14は、非磁性体で構成されるものとする。これは、電子レンズ13の磁場コイルが円管部材14の外側にあって、円管部材14の内部にその磁場が形成されるためである。
 また、円管部材14の外径は、電子レンズ13の内径よりも小さく、円管部材14は、第一アパーチャ部材15が取り付けられたまま、電子レンズ13の上部、すなわち、荷電粒子源11側から挿抜可能な構造となっている。従って、円管部材14を外部に取り出し易い構造となっているので、第一アパーチャ部材15の交換も容易に行うことができる。
 以上のように構成された第一の実施形態に係る荷電粒子線装置1では、荷電粒子光学鏡筒10内において荷電粒子源11から一次荷電粒子線が出射され、その一次荷電粒子線が通過する空間(荷電粒子生成空間100)は、その中心部に小孔を有する第一アパーチャ部材15によって、支持筐体20と内挿筐体30との間に挟まれて形成された空間(第一空間200)から隔離される。また、支持筐体20と内挿筐体30との間に挟まれて形成された空間(第一空間200)は、その中心部に小孔を有する第二アパーチャ部材31によって、内挿筐体30内の空間(大気圧空間:第二空間300)から隔離される。ここで、これら第一アパーチャ部材15および第二アパーチャ部材31に設けられた小孔は、いずれも小さいので、荷電粒子生成空間100および支持筐体20と内挿筐体30との間に挟まれて形成された空間(第一空間200)をそれぞれ真空ポンプ43,46で真空引きすることによって、真空にすることができる。
 従って、荷電粒子源11から出射された一次荷電粒子線は、ほとんど真空の空間を通過して、第二アパーチャ部材31の下面に接触または近接して配置された試料60に照射され、その照射に応じて試料60から放出される二次荷電粒子を検出器16によって検出することができる。よって、試料60の鮮明な観察画像を得ることができる。
 また、本実施形態に係る荷電粒子線装置1では、試料60は大気圧空間である第二空間300側に配置されるので、試料60の観察対象領域を変更したり、試料60を取り替えたりすることが容易にできるようになる。また、試料60の観察対象領域を変更したり、試料60を取り替えたりするときであっても、荷電粒子光学鏡筒10に供給する高圧電源を切断したり、真空ポンプ43,46を停止させたりする必要はない。
(第一の実施形態の変形例)
 図3は、本発明の第一の実施形態の変形例に係る荷電粒子線装置1の要部構成の例を模式的に示した図である。図3に示すように、第一の実施形態の変形例は、荷電粒子生成空間100の真空圧を第一空間200の真空圧から隔離する部材として、第一アパーチャ部材15の代わりに隔膜部材15aを用いる点で相違するが、他の構成は、第一の実施形態と同じである。
 すなわち、図3に示すように、円管部材14の下端には、隔膜部材15aが導電性の接着剤152によって固定される。この隔膜部材15aは、その中央部に略円形の小孔を有する隔膜保持部材151と、その小孔を塞ぐシリコンや酸化シリコンなどの薄膜からなる隔膜部150と、によって構成される。
 つまり、隔膜部150は、荷電粒子源11から出射された一次荷電粒子線が通過する通路となる。従って、隔膜部150を構成する薄膜の膜厚は、薄いほうが望ましい。その膜厚が厚すぎると一次荷電粒子線が散乱され、制御系装置50によって取得される観察画像の分解能が低下するからである。ちなみに、発明者らによる実験結果に基づけば、薄膜の膜厚が100nm程度以下であれば、観察画像の分解能の低下があったとしても、その分解能は、おおむねユーザにとって許容できるものと判断される。
 なお、隔膜部150を構成する薄膜の材料は、シリコンや酸化シリコンに限定されるものではなく、シリコンナイトライド(窒化シリコン)、シリコンカーバイド(炭化シリコン)、カーボンナノチューブ、エポシキ樹脂、炭素繊維強化プラスチックなどであってもよい。
 この変形例では、以上のような隔膜部材15aを、対物レンズ131の磁場1311の中心に配置する(図3参照)。その場合、隔膜部材15aは、荷電粒子線装置1において、次のような効果を奏する。
 まず、第一に、隔膜部材15aは、第一アパーチャ部材15の場合と同様に、荷電粒子生成空間100を第一空間200から隔離する部材として機能する。しかも、隔膜部材15aは、ちょうど第一アパーチャ部材15の小孔部分に隔膜部150(薄膜)が設けられたような構成をしているので、その隔膜部150があるために、荷電粒子生成空間100を第一空間200からより確実に隔離することができる。従って、第二アパーチャ部材31の小孔から大気が流入したとしても、荷電粒子生成空間100を高い真空度に保つことができる。
 また、第二に、隔膜部材15aは、光軸12から離れた一次荷電粒子線をカットする絞りとしての役割を果たす。図3に示すように、一般に、光軸12から離れた一次荷電粒子線122は、対物レンズ131による強い磁場によって軌道が大きく曲げられる。従って、光軸12から離れた一次荷電粒子線122と、光軸12近傍を通過した一次荷電粒子線121とは、焦点を結ぶ位置がずれてしまう。そのため、それぞれの一次荷電粒子線121,122の焦点を同時に試料60表面上に合わせることができない。これは、球面収差と呼ばれている。
 そこで、本実施形態では、円管部材14の直径よりも小さいサイズの隔膜部150を備えた隔膜部材15aを、円管部材14の下端部で、対物レンズ131の磁場1311の中心に配置する。こうすることにより、光軸12から離れた一次荷電粒子線122は、隔膜保持部材151によって遮断され、光軸12近傍を通過した一次荷電粒子線121だけが隔膜部材15aを通過するので、球面収差を低減することが可能となる。
 なお、第1の実施形態における第一アパーチャ部材15でも、この効果と同様の効果が得られることは言うまでもない。
 次に、図3を借りて、試料60と第二アパーチャ部材31との間の密着性について補足する。第一の実施形態では、前記したように、試料60は、第二アパーチャ部材31に接触または近接させられる。その場合、試料60が第二アパーチャ部材31に接触するときには、試料60は、第二アパーチャ部材31に密着し、その接触面から空気が漏れることはないものとしている。しかしながら、試料60の表面に凹凸があるときには、試料60と第二アパーチャ部材31との接触面で空気漏れが生じ、第二アパーチャ部材31の小孔部分、つまり、試料60の観察対象領域の上部が十分に真空排気されない可能性がある。そこで、本実施形態では、図3に示すように、第二アパーチャ部材31が試料60と接する部分に、ゴムやパッキンなどの軟性部材310を設けて、その空気漏れを防止するようにしてもよい。
 さらに、図4を参照して、隔膜部材15aの円管部材14への取り付けについて補足する。図4は、隔膜部材15aを円管部材14の端部に取り付けた構成の例を示した図である。
 隔膜部材15aは、図3の例では、導電性の接着剤152で円管部材14の端部に固定されている。それに対し、図4の例では、隔膜部材15aは、ネジ山142が形成された金属固定部材140によって円管部材14の端部に固定される。この場合には、荷電粒子生成空間100と第一空間200との間隙は、Oリングなどの封止部材141によって塞がれる。
 なお、この図4に関連する補足は、先に説明した第一アパーチャ部材15に対しても同様に適用される。
 以上、この変形例も含め第一の実施形態に係る荷電粒子線装置1では、荷電粒子生成空間100と第一空間200との間を第一アパーチャ部材15(または、隔膜部材15a)で隔離し、第一空間200と第二空間300との間を第二アパーチャ部材31で隔離している。第一アパーチャ部材15および第二アパーチャ部材31は、それぞれ小孔を有しているが、その小孔は、小さいかまたは薄膜で塞がれているため、それぞれの空間を真空ポンプ43,45で(差動)排気することにより、荷電粒子生成空間100および第一空間200を真空に保つことができる。
 このとき、試料60は、第二空間300、すなわち、大気圧空間側に配置されているため、ユーザは、真空ポンプ43,46を停止したり、荷電粒子源11に供給する高電圧を停止させたりすることなく、自在に試料60の観察対象領域を変更したり、試料60を他のものと取り替えたりすることができる。また、試料60が大気圧空間(第二空間300)側に配置されることで、大きな試料60であっても、その表面の微小領域の観察画像を得ることが容易になる。
 よって、第一の実施形態によれば、ユーザにとって使い勝手のよい荷電粒子線装置1が提供される。
 また、荷電粒子線装置1の製造者側から見た場合には、第一の実施形態に係る荷電粒子線装置1は、試料室を有する従来型の荷電粒子線装置の一部を改造することにより製造できるという点で、大きな利点がある。すなわち、支持筐体20としては、従来の試料室の筐体をそのまま利用することができる。また、従来型の試料室の筐体には、試料60を搬入搬出するための開口部が設けられている。本実施形態では、その開口部を、内挿筐体30を挿入し、取り付ける開口部として利用することができる。
 従って、本実施形態に係る荷電粒子線装置1は、従来型の荷電粒子線装置の構成を大きく変更することなく、内挿筐体30を追加する程度の改造により製造が可能となる。よって、その製造コストの低減を図ることができる。
<第二の実施形態>
 図5は、本発明の第二の実施形態に係る荷電粒子線装置の構成の例を模式的に示した図である。以下、第二の実施形態の説明では、第一の実施形態と相違する構成について主に説明し、第一の実施形態と同じ構成要素については同じ符号を用い、その説明を省略する。
 図5に示すように、第二の実施形態に係る荷電粒子線装置1aは、第一の実施形態に係る荷電粒子線装置1とは、内挿筐体30の開口部が蓋部材70で塞がれている点で、大きく相違する。すなわち、蓋部材70は、真空封止部材701,702を介して内挿筐体30に密着固定されるので、内挿筐体30内の空間、つまり、第二空間300は、密閉された空間となる。なお、蓋部材70は、このとき内挿筐体30に対し、取り外し可能に固定されるものとする。
 また、図5に示すように、蓋部材70には、内挿筐体30内部(第二空間300)の圧力を制御するための圧力調整弁48を備える。従って、圧力調整弁48を開閉調節することにより、第二空間300の空気圧または真空圧を定めることができる。
 例えば、第一空間200が真空ポンプ46により真空排気されているときには、第二空間300も第二アパーチャ部材31の小孔を介して真空排気されることになる。そこで、内挿筐体30内部(第二空間300)の圧力を大気圧に保つ場合には、圧力調整弁48を全開放にしたままにしておく。また、その圧力を大気圧に対し負圧に保つ場合には、圧力調整弁48を少し閉めればよい。また、圧力調整弁48の外側に真空ポンプを設け、第二空間300を真空引きしてもよい。
 さらに、圧力調整弁48を用いれば、内挿筐体30内部(第二空間300)に窒素や希ガスなどのガスを充填することも可能である。これにより、例えば、酸化されやすい試料60であっても、時間をかけてゆっくり観察できるようになる。
 また、第二の実施形態に係る荷電粒子線装置1aでは、蓋部材70を設けたが故に、蓋部材70の外側から試料60の観察対象領域を移動させる機構が必要となる。以下、図5を参照しつつ、観察対象領域を移動させる機構について説明する。
 図5に示すように、蓋部材70の内挿筐体30内側には、内挿筐体30の奥に向かって水平に延伸した支持板64が取り付けられている。支持板64の上面には、試料ステージ61が取り付けられおり、支持板64は、試料ステージ61を支持する底板として機能する。
 ここで、試料ステージ61には、試料60を水平面内で移動させるXY駆動機構および高さ方向へ移動させるZ軸駆動機構が設けられている。また、蓋部材70の外側には、操作つまみ62,63が配設されており、操作つまみ62,63は、それぞれ、制御棒621,631を介してXY駆動機構およびZ軸駆動機構に連結されている。従って、ユーザは、操作つまみ62,63を適宜操作することによって、XY駆動機構およびZ軸駆動機構を駆動し、試料60をX,Y,Zの各軸方向に自在に移動させることができる。なお、図5では、XY駆動機構制御用の操作つまみ62は、1つしか描かれていないが、実際には、X軸方向およびY軸方向への移動制御のために2つ配設される。
 通常、ユーザは、試料60の位置を調整する場合、まず、XY平面で観測視野位置を決めてから、次に、高さ方向の位置を調整する。従って、本実施形態では、ユーザは、手動で試料60をXY方向に移動させて観察対象領域を定め、その後、予め求めておいた第二アパーチャ部材31の下面の高さと試料60高さとに基づいて、試料60を上方に移動させる。
 なお、試料ステージ61の移動駆動機構を上位制御部52から送信される制御信号に基づき制御するようにした場合には、操作つまみ62,63や制御棒621,631は設けなくてもよい。
 さらに、第二の実施形態では、支持筐体20の下面で、荷電粒子線装置1aを設置する床面上に底板72が設けられている。そして、その底板72には、横方向の支持棒材73を支持筐体20の開口部側から出し入れ自在に収納する収納穴が設けられている。また、支持棒材73の支持筐体20の開口部側の端部は、蓋支持部材71に固定されるとともに、蓋部材70の下端部に固定されている。
 すなわち、蓋部材70の下端部は、蓋支持部材71および支持棒材73の両方に固定されている。よって、蓋部材70は、蓋支持部材71に固定された支持棒材73が、底板72に設けられた収納穴に収納された状態で、床面に対し、直立するように保持される。従って、ユーザは、蓋部材70と、試料ステージ61を支持した支持板64と、を併せて内挿筐体30の内部から外側に自在に引き出すことができる。つまり、支持棒材73および底板72に設けられた支持棒材73の収納穴は、蓋部材70および試料ステージ61を内挿筐体30の内部から外側に引き出す際の転倒防止の補助部材として機能する。
 なお、支持棒材73は、棒材でなく板状部材や複数の棒材からなる櫛状部材であってもよい。当然、その場合には、底板72には、板状部材や櫛状部材に応じた収納穴が設けられているものとする。
 以上のように構成された荷電粒子線装置1aにおいて、試料60を交換する場合には、ユーザは、まず、試料ステージ61の高さを制御する操作つまみ63を操作して、試料60を第二アパーチャ部材31から離間させる。その後、内挿筐体30内(第二空間300)が大気圧に対し、減圧状態または与圧状態になっていないことを確認し、蓋部材70および試料ステージ61を内挿筐体30の内部から引き出す。このとき、試料ステージ61は、内挿筐体30の外側に出た状態となるので、ユーザは、試料60を容易に交換することができる。
 次に、ユーザは、試料60を交換後、蓋部材70および試料ステージ61を内挿筐体30の内部へ押し込み、蓋部材70を内挿筐体30に密着させ固定する。その後、ユーザは、操作つまみ63を操作して、試料60の視野位置合わせをすれば、試料60の観察画像がすぐに得られる。なお、ユーザは、試料60の視野位置合わせの前に、圧力調整弁48を介して、窒素ガスなどを内挿筐体30内(第二空間300)に導入してもよいし、また、内挿筐体30内を真空引きしてもよい。
 以上のユーザによる操作は、荷電粒子光学鏡筒10における荷電粒子線の出射などの動作を継続した状態で、また、荷電粒子生成空間100や第一空間200の真空引きを継続した状態で行うことができる。従って、ユーザは、試料60の交換を迅速に行い、交換した試料60の観察画像を迅速に得ることが可能になる。
 また、本実施形態では、試料ステージ61およびその操作つまみ62,63、さらには、圧力調整弁48がすべて蓋部材70に集約して取り付けられている。従って、ユーザは、操作つまみ62,63の操作、試料60の交換作業、圧力調整弁48の調整、ガス供給配管の脱着作業などを、支持筐体20の同じ面で行うことができる。よって、ユーザにとっての操作性が向上し、使い勝手が向上する。
(第二の実施形態の変形例)
 図6は、本発明の第二の実施形態の変形例に係る荷電粒子線装置1aの要部構成の例を模式的に示した図である。この実施形態の変形例は、第二の実施形態の構成に、第二アパーチャ部材31の位置を調整する位置調整機構を追加したものであり、他の構成は、第二の実施形態と同じである。
 第二アパーチャ部材31は、試料60に接する部分であるから、汚染したり破損したりすることが考えられる。従って、第二アパーチャ部材31は、洗浄や交換のためにしばしば着脱されることを想定しておく必要がある。そして、第二アパーチャ部材31を新たに装着したときには、荷電粒子光学鏡筒10から照射される一次荷電粒子線の光軸12を、第二アパーチャ部材31の小孔31aの中心に合わせる作業が必要となる。そこで、この実施形態の変形例では、第二アパーチャ部材31の位置を調整する位置調整機構が新たに追加されたものとなっている。
 その場合、第二アパーチャ部材31は、薄くて小さいので、第二アパーチャ部材31自体に位置調整のための移動機構を設けるのは難しい。そこで、本変形例では、第二アパーチャ部材31を直接に内挿筐体30の開口部に配設するのではなく、内挿筐体30と第二アパーチャ部材31との間にアパーチャ保持部材311を介在させる。
 すなわち、図6に示すように、まず、第二アパーチャ部材31をアパーチャ保持部材311に着脱可能に配設する。ここで、接着剤312などで第二アパーチャ部材31をアパーチャ保持部材311に固定し、真空封止してもよく、あるいは、図示しないネジやOリングなどで固定し、真空封止してもよい。また、第二アパーチャ部材31およびアパーチャ保持部材311は、一次荷電粒子線の照射によるチャージアップを防止するため導電性材料で構成され、接地されるのが好ましい。
 そして、内挿筐体30の上部に設けられた開口部を塞ぐように、その第二アパーチャ部材31が配設されたアパーチャ保持部材311を、内挿筐体30の内面側(第二空間300側)に配設する。なお、このとき、アパーチャ保持部材311は、内挿筐体30の内面に沿ってXY方向それぞれに、例えば、±1cm程度移動可能なように配設されるものとする。
 さらに、内挿筐体30内の第二空間300を塞いでいる蓋部材70の外側には、アパーチャ保持部材311を移動させるための操作つまみ313が配設されている。すなわち、ユーザが操作つまみ313を回転させると、制御棒314が延伸または後退する。従って、制御棒314の延伸または後退により、アパーチャ保持部材311が移動させられる。ここで、操作つまみ313は、X軸移動用およびY軸移動用の2つあるものとする。
 なお、アパーチャ保持部材311の移動を駆動するためにモータを用いてもよい。その場合には、操作つまみ313を蓋部材70に配設する必要はない。また、駆動用のモータを制御系装置50で制御することにより、アパーチャ保持部材311の移動制御、すなわち、第二アパーチャ部材31の位置調整を制御系装置50により行うことが可能になる。
 以上のような構成により、ユーザは、第二アパーチャ部材31を保持したアパーチャ保持部材311をX軸およびY軸方向に移動させることができるので、第二アパーチャ部材31の小孔31aの中心が一次荷電粒子線の光軸12に一致するように、その位置調整を行うことが可能になる。
 なお、以上の実施形態の変形例では、第二アパーチャ部材31が小さいものとして、第二アパーチャ部材31をアパーチャ保持部材311に保持させる形態をとったが、第二アパーチャ部材31のサイズを大きくし、第二アパーチャ部材31自体を移動可能なものにしてもよい。
<第三の実施形態>
 図7は、本発明の第三の実施形態に係る荷電粒子線装置の構成の例を模式的に示した図である。以下、第三の実施形態の説明では、第一の実施形態と相違する構成について主に説明し、第一の実施形態と同じ構成要素については同じ符号を用い、その説明を省略する。
 図7に示すように、第三の実施形態に係る荷電粒子線装置1bは、第一の実施形態に係る荷電粒子線装置1とは、第一の実施形態でいうような支持筐体20および内挿筐体30が設けられていない点で、大きく相違する。
 すなわち、第三の実施形態では、支持筐体20の代わりに床置きされる基礎体80、基礎体80に垂直上方に取り付けられた支柱81、支柱81に略水平に片持ちされた梁材82が設けられている。このとき、梁材82の一端は、支柱81の上部に取り付けられ、他の一端には、荷電粒子光学鏡筒10が取り付けられている。
 また、荷電粒子光学鏡筒10の下部外側には、第一の実施形態でいう第一空間200に相当する空間を構成するための鏡体補助筐体90が、真空封止部材901を介して取り付けられている。そして、その鏡体補助筐体90の下部で荷電粒子光学鏡筒10からの一次荷電粒子線が照射される部分の中心近傍には、開口部が設けられており、さらに、その開口部を塞ぐように第二アパーチャ部材31が取り付けられている。
 ここで、第二アパーチャ部材31の中心部には、直径1mmより小さい程度の小孔が設けられている。そして、第二アパーチャ部材31は、荷電粒子光学鏡筒10から照射される一次荷電粒子線の光軸12がその小孔の中心部と交わるような位置に取り付けられるものとする。
 従って、鏡体補助筐体90の内部は、第一の実施形態でいう第一空間200と同じ役割を果たすことになるため、真空ポンプ46によって真空引きされる。また、鏡体補助筐体90には、メンテナンス時などに内部を大気開放するためのリークバルブ47が設けられている。
 荷電粒子光学鏡筒10の内部の構成は、その下部の外側に配設された検出器16の構成も含め、第一実施形態の場合と同じである。従って、電子レンズ13の中心部に設けられた円管部材14の下端には、第一実施形態と同様に、第一アパーチャ部材15または隔膜部材15aが配設されている。そして、円管部材14および第一アパーチャ部材15または隔膜部材15aによって荷電粒子光学鏡筒10の内部の空間から隔離された荷電粒子生成空間100は、真空ポンプ43によって真空引きされる。
 また、第二アパーチャ部材31が配設された位置の下方の基礎体80上には、試料ステージ61が設けられており、さらに、試料ステージ61の上には、試料60が載置される。この第3の実施形態では、内挿筐体30に相当するものがないので、大きな試料60の観察画像を取得可能なことが大きな特徴といえる。
 その特長を活かすため、支柱81には、梁材82を支持する高さ位置を上下に移動させる鏡筒位置変更機構84を備えるのが好ましい。また、ユーザが手動で試料60を移動させることにより、位置を定めるものとした場合には、試料ステージ61はなくてもよい。また、第二アパーチャ部材31が取り付けられた鏡体補助筐体90を含む荷電粒子光学鏡筒10をユーザが手で持つものとした場合には、基礎体80、支柱81、梁材82を不要としてもよい。
 以上、第3の実施形態によれば、第一の実施形態の場合と同様に、試料60の交換や観察対象領域の変更を、荷電粒子光学鏡筒10における一次荷電粒子線の出射などの動作を継続した状態で、また、荷電粒子生成空間100や鏡体補助筐体90の内部空間の真空引きを継続した状態で行うことができる。従って、ユーザは、試料60の交換や観察対象領域の変更を迅速に、かつ、手軽に行うことが可能になり、ユーザにとって使い勝手のよい荷電粒子線装置が得られる。
 なお、本発明は、以上に説明した実施形態に限定されるものでなく、さらに様々な変形例が含まれる。例えば、前記の実施形態は、本発明を分かりやすく説明するために、詳細に説明したものであり、必ずしも説明したすべての構成を備えるものに限定されるものではない。また、ある実施形態の構成に他の実施形態の構成に置き換えることが可能であり、また、ある実施形態の構成に他の実施形態の構成を加えることも可能である。

Claims (11)

  1.  荷電粒子源および電子レンズが収容される荷電粒子光学鏡筒と、
     上面に前記荷電粒子光学鏡筒を搭載するとともに、側面に開口部を有する支持筐体と、
     側面に開口部を有し、当該開口部が前記支持筐体の開口部と同じ側面に位置するように前記支持筐体の内部に挿入されて、前記支持筐体の開口部を塞ぐ内挿筐体と、
     前記荷電粒子光学鏡筒内における前記電子レンズのうち、対物レンズの磁場の中心近傍に、前記荷電粒子源が収納された空間を隔離するように配設され、その中心部に小孔を有する第一アパーチャ部材と、
     前記内挿筐体が前記支持筐体の内部に挿入された状態で、前記内挿筐体の上面の前記一次荷電粒子線が照射される領域部分に設けられた開口部を外側から塞ぐように配設され、その中心部に小孔を有する第二アパーチャ部材と、
     前記荷電粒子源から出射される一次荷電粒子線が前記第一アパーチャ部材の小孔および前記第二アパーチャ部材の小孔を通過して、前記第二アパーチャ部材の下面に接触または近接して配置される試料に照射されるとき、前記試料から放出される二次荷電粒子を検出する検出器と、
     を備えることを特徴とする荷電粒子線装置。
  2.  前記荷電粒子光学鏡筒内において前記荷電粒子源から一次荷電粒子線が出射され、その一次荷電粒子線が通過する空間は、前記第一アパーチャ部材に設けられた小孔の部分を除き、密閉された空間を構成し、真空ポンプにより第一の真空圧に真空引きされ、
     前記支持筐体と前記内挿筐体との間に形成された空間は、前記第一アパーチャ部材に設けられた小孔の部分および前記第二アパーチャ部材に設けられた小孔の部分を除き、密閉された空間を構成し、真空ポンプにより第二の真空圧に真空引きされ、
     第一の真空圧は、第二の真空圧よりも真空度が高いこと
     を特徴とする請求の範囲第1項に記載の荷電粒子線装置。
  3.  前記第一アパーチャ部材の小孔が薄膜で塞がれていること
     を特徴とする請求の範囲第1項に記載の荷電粒子線装置。
  4.  前記第一アパーチャ部材および前記第二アパーチャ部材は、いずれも導電性を有し、接地されていること
     を特徴とする請求の範囲第1項または第2項に記載の荷電粒子線装置。
  5.  前記第一アパーチャ部材の小孔の直径および前記第二アパーチャ部材の小孔の直径は、いずれも1mm以下であること
     を特徴とする請求の範囲第1項または第2項に記載の荷電粒子線装置。
  6.  前記小孔を塞ぐ薄膜の材料は、シリコン、酸化シリコン、窒化シリコン、炭化シリコンのいずれかであること
     を特徴とする請求の範囲第2項に記載の荷電粒子線装置。
  7.  前記小孔を塞ぐ薄膜の膜厚は、100nm以下であること
     を特徴とする請求の範囲第2項に記載の荷電粒子線装置。
  8.  前記内挿筐体の開口部が蓋部材で塞がれていること
     を特徴とする請求の範囲第1項に記載の荷電粒子線装置。
  9.  前記蓋部材には、前記蓋部材で塞いだ前記内挿筐体内の圧力を調整するための圧力調整弁付きの配管が設けられていること
     を特徴とする請求の範囲第8項に記載の荷電粒子線装置。
  10.  荷電粒子源および電子レンズが収容される荷電粒子光学鏡筒と、
     前記電子レンズを通過する前記一次荷電粒子線が出射される前記荷電粒子光学鏡筒の一次荷電粒子線出射口の周辺に密閉空間を形成するように設けられた補助筐体と、
     前記荷電粒子光学鏡筒内における前記電子レンズのうち、対物レンズの磁場の中心近傍に、前記荷電粒子源が収納された空間を隔離するように配設され、その中心部に小孔を有する第一アパーチャ部材と、
     前記補助筐体の内面の前記一次荷電粒子線が照射される領域部分に設けられた開口部を外側から塞ぐように配設され、その中心部に小孔を有する第二アパーチャ部材と、
     前記荷電粒子源から出射された一次荷電粒子線が前記第一アパーチャ部材の小孔および前記第二アパーチャ部材の小孔を通過して、前記第二アパーチャ部材の下面に接触または近接して配置された試料に照射されたとき、前記試料から放出される二次荷電粒子を検出する検出器と、
     を備えることを特徴とする荷電粒子線装置。
  11.  前記荷電粒子光学鏡筒がその端部に取り付けられた梁材と、
     前記荷電粒子光学鏡筒が取り付けられた梁材を片持ち支持する支柱と、
     前記支柱を直立させて支持する基礎体と、
     を、さらに備え、
     前記梁材は、前記支柱に支持される高さ位置を変更可能に取り付けられていること
     を特徴とする請求の範囲第10項に記載の荷電粒子線装置。
