 本発明は、太陽電池基板、太陽電池基板の製造方法、太陽電池素子及び太陽電池に関する。
 従来のpn接合を有する太陽電池素子の製造においては、例えばシリコン等のp型半導体基板に、n型不純物を拡散してn型拡散層を形成することにより、pn接合を形成する。
 特に、変換効率を高めることを目的とした太陽電池素子の構造として、電極直下の拡散層の不純物濃度に比べて、電極直下以外の部分の領域(以降、「受光領域」と記す)における拡散層の不純物濃度を低くした選択エミッタ構造が知られている(例えば、L.Debarge、M.Schott、J.C.Muller、R.Monna、Solar Energy Materials & Solar Cells 74(2002)71-75参照)。この構造では、受光領域の不純物濃度を低くすることで、キャリアの再結合を抑制でき、他方、電極直下には不純物濃度が高い領域が形成されているため、金属電極とシリコンとの接触抵抗を低減できる。このため、太陽電池の変換効率を向上することができる。
 前述のような選択エミッタ構造を形成するために、マスクを用いて、電極直下領域のみに不純物濃度の高い拡散層を形成する方法(例えば、特開2004-193350号公報参照)や、高い不純物濃度を有する拡散液を電極直下領域に塗布して形成する方法が提案されている(例えば、特開2004-221149号公報参照)。
 上述の従来の選択エミッタ層の形成技術では、基板表面のシート抵抗を、電極と良好なオーミック接触が得られる40Ω/□程度まで低くすることができ、また不純物濃度の高い拡散領域が得られるとされている。
 しかしながら、その形成された拡散層上に受光面の電極を形成する工程で、周囲の領域と比較して、不純物濃度の高い領域の識別が困難となっており、電極が不純物濃度の高い拡散領域の上からずれて形成されることがある。そのため、不純物濃度の低い受光領域と電極とが接触することで接触抵抗が高くなることがあった。そこで一般に電極ペースト印刷時には、ウエハに印を施して、CCDカメラ制御位置づけシステムにより、不純物濃度の高い拡散領域と電極の位置づけを実施している。しかしながら、このような方法を採用しても100μm程度の幅のフィンガー電極は僅かなアライメントの差で、大きく位置ずれを起こすことがある。
 本発明は、選択エミッタ構造を有する太陽電池において電極直下のn型不純物濃度の高いn型拡散層と電極との間の位置ずれが抑えられた太陽電池基板、太陽電池基板の製造方法、太陽電池素子及び太陽電池を提供することを課題とする。
 前記課題を解決するための具体的手段は以下の通りである。
<1>n型拡散層と、前記n型拡散層よりもn型不純物濃度の高いn型拡散層と、を有し、前記n型拡散層の表面に凹部を有する半導体基板である太陽電池基板。

 本発明によれば、選択エミッタ構造を有する太陽電池において電極直下のn型不純物濃度の高いn型拡散層と電極との間の位置ずれが抑えられた太陽電池基板、太陽電池基板の製造方法、太陽電池素子及び太陽電池を提供できる。

<太陽電池基板>
 本発明の太陽電池基板は、n型拡散層と、前記n型拡散層よりもn型不純物濃度の高いn型拡散層と、を有し、前記n型拡散層の表面が凹部を有する半導体基板である。
 前記n型拡散層は、太陽電池の受光面電極が形成される領域に設けられる。n型拡散層を形成することで、生成するキャリアの収集を効率よく行うことができる。そのため、前記n型拡散層の形状は、受光面電極の配置形状に沿わせることが好ましい。
 一方、前記n型拡散層よりもn型不純物濃度の低いn型拡散層は、受光面電極が形成されずに受光面となる位置に形成される。n型拡散層のn型不純物濃度がn型拡散層よりも低いことで、短波長側の光を有効に利用でき、また生成キャリアの再結合損失を抑制することができる。
 前記n型拡散層の表面は、凹部を有している。そのため、n型拡散層をそれ以外の周囲の領域から識別することができる。これにより、n型拡散層の形成された領域と電極との位置決めを精度良く行うことができる。図1は、テクスチャ構造に凹部が形成されている様子の一例を示す電子顕微鏡写真である。図2の拡大写真に示されるように、テクスチャ構造に凹部が形成されている。
 凹部を表面に有するn型拡散層は、n型不純物原子を含むガラス粉末(以下、単に「ガラス粉末」と称する場合がある)と、分散媒と、を含有するn型拡散層形成組成物を半導体基板上に付与し、焼成することで得られる。焼成中に、半導体基板と接触するn型拡散層形成組成物に含まれるガラス成分が局所的に半導体基板と反応して、非晶質部位を形成する。この非晶質部位がフッ酸などにより溶解されることで、n型拡散層の表面に凹部が形成されるものと考えられる。
 以下では、まず本発明におけるn型拡散層形成組成物について説明し、次にこのn型拡散層形成組成物を用いる太陽電池基板の製造方法について説明する。
(n型拡散層形成組成物)
 前記n型拡散層形成組成物は、n型不純物原子を含むガラス粉末と、分散媒とを含有する。前記n型拡散層形成組成物は、塗布性などを考慮してその他の添加剤を必要に応じて含有してもよい。
 ここで、n型拡散層形成組成物とは、n型不純物原子を含有し、半導体基板に付与した後に前記n型不純物を前記半導体基板中に熱拡散することでn型拡散層を形成することが可能な材料をいう。
 n型不純物原子をガラス粉末中に含むn型拡散層形成組成物を用いることで、裏面や側面には不要なn型拡散層を形成せずに、所望の部位にn型拡散層を形成することができる。この理由として、n型不純物原子がガラス粉末中の元素と結合しているか、又はガラス中に取り込まれているため、ガラス粉末中のn型不純物は焼成中でも揮散しにくく、揮散ガスの発生によって表面のみでなく裏面や側面へのn型拡散層の形成が抑制されているものと考えられる。
 前記ガラス粉末に含まれるn型不純物原子とは、半導体基板中に拡散することによってn型拡散層を形成することが可能な元素である。n型不純物原子としては第15族の元素が使用でき、例えばP(リン)、Sb(アンチモン)、Bi(ビスマス)、As(ヒ素)などが挙げられる。安全性、ガラス化の容易さなどの観点から、P又はSbが好適である。
 n型不純物原子は、ガラス粉末に導入することが可能なn型不純物含有物質の状態で用いることが好ましい。n型不純物原子をガラス粉末に導入するために用いるn型不純物含有物質としては、P、P、Sb、及びAsが挙げられる。中でもP、P及びSbからなる群より選択される少なくとも1種を用いることが好ましい。
 前記ガラス粉末は、必要に応じて成分比率を調整することによって、溶融温度、軟化温度、ガラス転移温度、化学的耐久性等を制御することが可能である。更に以下に記すガラス成分物質を含むことが好ましい。
 ガラス成分物質としては、SiO、KO、NaO、LiO、BaO、SrO、CaO、MgO、BeO、ZnO、PbO、CdO、SnO、ZrO、MoO、La、Nb、Ta、Y、TiO、ZrO、GeO、TeO、Lu、Vなどが挙げられる。中でもSiO、KO、NaO、LiO、BaO、SrO、CaO、MgO、BeO、ZnO、PbO、CdO、SnO、ZrO、TiO及びMoOからなる群より選択される少なくとも1種を用いることが好ましい。
 n型不純物原子を含むガラス粉末の具体例としては、前記n型不純物含有物質と前記ガラス成分物質とを含む系が挙げられる。
 具体的には、P-SiO系(n型不純物含有物質-ガラス成分物質の順で記載、以下同様)、P-KO系、P-NaO系、P-LiO系、P-BaO系、P-SrO系、P-CaO系、P-MgO系、P-BeO系、P-ZnO系、P-CdO系、P-PbO系、P-V系、P-SnO系、P-GeO系、P-TeO系等のn型不純物含有物質としてPを含む系、前記のPを含む系のPの代わりにn型不純物含有物質としてSbを含む系のガラス粉末などが挙げられる。
 なお、P-Sb系、P-As系等のように、2種類以上のn型不純物含有物質を含むガラス粉末でもよい。
 上記では2成分を含むガラス粉末を例示したが、P-SiO-V、P-SiO-CaOなどの2種類以上のガラス成分物質を含む3成分以上を含むガラス粉末でもよい。
 ガラス粉末中のガラス成分物質の含有比率は、溶融温度、軟化温度、ガラス転移温度、化学的耐久性等を考慮して適宜設定することが望ましい。一般には、0.1質量%以上95質量%以下であることが好ましく、0.5質量%以上90質量%以下であることがより好ましい。
 具体的には、P-SiO-CaO系ガラスの場合には、CaOの含有比率は、1質量%以上30質量%以下であることが好ましく、5質量%以上20質量%以下であることがより好ましい。
 ガラス粉末の軟化温度は、拡散処理時の拡散性、液だれの観点から、200℃~1000℃であることが好ましく、300℃~900℃であることがより好ましい。
 ガラス粉末の形状としては、略球状、扁平状、ブロック状、板状、鱗片状等が挙げられる。n型拡散層形成組成物とした場合の基板への塗布性や均一拡散性の点から、略球状、扁平状又は板状であることが望ましい。
 またガラス粉末の粒径は、100μm以下であることが望ましい。100μm以下の粒径を有するガラス粉末を用いた場合には、平滑な塗膜が得られやすい。更に、ガラス粉末の粒径は50μm以下であることがより望ましく、10μm以下がさらに望ましい。なお、下限は特に制限されないが、0.01μm以上であることが好ましい。
 ここで、ガラスの粒径は、平均粒子径を表し、レーザー散乱回折法粒度分布測定装置等により測定することができる。
 n型不純物原子を含むガラス粉末は、以下の手順で作製される。
 最初に原料、例えば、前記n型不純物含有物質とガラス成分物質を秤量し、るつぼに充填する。るつぼの材質としては白金、白金-ロジウム、イリジウム、アルミナ、石英、炭素などが挙げられるが、溶融温度、雰囲気、溶融物質との反応性等を考慮して適宜選ばれる。
 次に、前記原料を電気炉でガラス組成に応じた温度で加熱し融液とする。このとき融液が均一となるよう攪拌することが望ましい。
 続いて得られた融液をジルコニア基板やカーボン基板等の上に流し出して融液をガラス化する。
 最後に得られたガラスを粉砕し粉末状とする。粉砕にはジェットミル、ビーズミル、ボールミル等公知の方法が適用できる。
 n型拡散層形成組成物中のn型不純物原子を含むガラス粉末の含有比率は、塗布性、n型不純物原子の拡散性等を考慮して決定される。一般には、n型拡散層形成組成物中のガラス粉末の含有比率は、0.1質量%以上95質量%以下であることが好ましく、1質量%以上90質量%以下であることがより好ましい。
 n型拡散層形成組成物中のn型不純物原子を含むn型不純物含有物質の含有比率は、拡散均一性およびガラス層の除去性の観点から5質量%以上30質量%以下であることが好ましく、10質量%以上20質量%以下であることがより好ましい。
 次に、分散媒について説明する。
 分散媒とは、n型拡散層形成組成物中において上記ガラス粉末を分散させる媒体である。具体的な分散媒の例としては、バインダーや溶剤、バインダーと溶剤の組み合わせ等が挙げられる。
-バインダー-
 バインダーとしては、例えば、ポリビニルアルコール、ポリアクリルアミド樹脂、ポリビニルアミド樹脂、ポリビニルピロリドン、ポリエチレンオキサイド樹脂、ポリスルホン酸、アクリルアミドアルキルスルホン酸、セルロースエーテル樹脂、セルロース誘導体、カルボキシメチルセルロース、ヒドロキシエチルセルロース、エチルセルロース、ゼラチン、澱粉及び澱粉誘導体、アルギン酸ナトリウム及びアルギン酸ナトリウム誘導体、キサンタン及びキサンタン誘導体、グア及びグア誘導体、スクレログルカン及びスクレログルカン誘導体、トラガカント及びトラガカント誘導体、デキストリン及びデキストリン誘導体、(メタ)アクリル酸樹脂、(メタ)アクリル酸エステル樹脂(例えば、アルキル(メタ)アクリレート樹脂、ジメチルアミノエチル(メタ)アクリレート樹脂等)、ブタジエン樹脂、スチレン樹脂、又はこれらの共重合体などが挙げられる。他にも、シロキサン樹脂を適宜選択しうる。これらのバインダーは1種類を単独で又は2種類以上を組み合わせて使用される。
 バインダーの分子量は特に制限されず、組成物としての所望の粘度を鑑みて適宜調整することが望ましい。溶剤への溶解性と溶解物のハンドリング性の観点から、バインダーの重量平均分子量は5000~500000が好ましく、10000~200000がより好ましく、20000~100000が更に好ましい。
-溶剤-

エチレングリコールモノメチルエーテル、エチレングリコールモノエチルエーテル、エチレングリコールモノフェニルエーテル、ジエチレングリコールモノメチルエーテル、ジエチレングリコールモノエチルエーテル、ジエチレングリコールモノ-n-ブチルエーテル、ジエチレングリコールモノ-n-ヘキシルエーテル、エトキシトリグリコール、テトラエチレングリコールモノ-n-ブチルエーテル、プロピレングリコールモノメチルエーテル、ジプロピレングリコールモノメチルエーテル、ジプロピレングリコールモノエチルエーテル、トリプロピレングリコールモノメチルエーテル等のグリコールモノエーテル溶剤;α-テルピネン、α-テルピネオール、ミルセン、アロオシメン、リモネン、ジペンテン、α-ピネン、β-ピネン、ターピネオール、カルボン、オシメン、フェランドレン等のテルペン溶剤;水などが挙げられる。これらの溶剤は1種類を単独で又は2種類以上を組み合わせて使用される。
 上記で得られたn型不純物原子を含むガラス粉末と、分散媒とを混合することでn型拡散層形成組成物が得られる。
 n型拡散層形成組成物中の分散媒の含有比率は、半導体基板への付与適性、n型不純物濃度を考慮し決定される。
 n型拡散層形成組成物の粘度は、半導体基板への付与適性を考慮して、10mPa・s以上1000000mPa・s以下であることが好ましく、50mPa・s以上500000mPa・s以下であることがより好ましい。
<太陽電池基板の製造方法>
 以下、太陽電池基板の製造方法の一例として半導体基板としてシリコン基板を用いた場合の太陽電池基板の製造方法について説明する。
 まず、シリコン基板の表面にあるダメージ層を、酸性あるいはアルカリ性の溶液を用いてエッチングして除去する。
 次に、シリコン基板の一方の表面に珪素の酸化物膜あるいは珪素の窒化物膜からなる保護膜を形成する。ここで、珪素の酸化物膜は、たとえばシランガスと酸素を用いた常圧CVD法により形成することができる。また、珪素の窒化物膜は、たとえば、シランガス、アンモニアガス及び窒素ガスを用いたプラズマCVD法により形成することができる。
 次に、シリコン基板の保護膜が形成されていない側の表面にテクスチャ構造と呼ばれる微細な凹凸構造を形成する。テクスチャ構造は、たとえば、保護膜が形成されたシリコン基板を水酸化カリウムとイソプロピルアルコール(IPA)とを含む約80℃程度の液に浸漬させることによって形成することができる。
 続いて、シリコン基板をフッ酸に浸漬させることによって、保護膜をエッチング除去する。
 次に、シリコン基板の前記テクスチャ構造が形成された面上に、受光面電極の形状に沿うよう、p型シリコン基板上にn型拡散層形成組成物を付与する。n型拡散層形成組成物を付与する形状としては、例えば、櫛形状などとすることができる。また、n型拡散層形成組成物を付与したときの形状の幅は、電極幅よりも広くすることが好ましく、電極の形状などの設計に応じて適宜調整することが望ましい。一般には、電極幅よりも5μm~100μm広く付与することが好ましい。
 n型拡散層形成組成物の付与方法は、特に制限されず通常用いられる方法を用いることができる。例えば、スクリーン印刷法、グラビア印刷法等の印刷法、スピン法、刷毛塗り、スプレー法、ドクターブレード法、ロールコーター法、インクジェット法などを用いて行うことができる。
 前記n型拡散層形成組成物の付与量としては特に制限はない。例えば、n型拡散層形成組成物がガラスペーストの状態である場合は、分散媒等を除いたガラス粉末量として0.01g/m~100g/mとすることができ、0.1g/m~10g/mであることが好ましい。
 シリコン基板上にn型拡散層形成組成物が付与された後には、分散媒の少なくとも一部を除去する加熱工程を設けてもよい。n型拡散層形成組成物が付与されたシリコン基板を例えば100℃~200℃(具体的には例えば150℃)で加熱処理することで、溶剤の少なくとも一部を揮発させることができる。また例えば、300℃~600℃(具体的には例えば450℃)で加熱処理することで溶剤とともにバインダーの少なくとも一部を除去してもよい。
 次に、n型拡散層形成組成物が付与されたシリコン基板を熱処理することによって、n型不純物濃度の高いn型拡散層を形成する。熱処理によってn型拡散層形成組成物からn型不純物がシリコン基板中に拡散し、n型不純物濃度の高いn型拡散層が形成される。
 前記熱処理の温度は800℃~1000℃であることが好ましく、さらに850℃以上950℃以下がより好ましく、870℃以上900℃以下がさらに好ましい。
 前記熱処理後に形成されたn型拡散層の寸法は、電極をn型拡散層上に形成する際の位置ずれなどを考慮して、電極の寸法(幅)よりも5μm~100μm広くすることが好ましい。例えば、受光面電極のフィンガー部の幅が100μmの場合には、フィンガー部の下のn型拡散層の幅は105μm~200μmの範囲となるよう形成することが好ましい。
 次に、前記n型拡散層以外の領域に、n型拡散層よりもn型不純物濃度の低いn型拡散層を形成する。前記n型拡散層は、n型拡散層を形成する際に用いたn型拡散層形成組成物よりもn型不純物濃度の低いn型拡散層形成組成物を付与するか、またはn型不純物を含む雰囲気中でn型拡散層が形成されたシリコン基板を熱処理して形成する。
 n型拡散層をn型拡散層形成組成物の付与により形成する場合、n型拡散層を形成する際に用いたn型拡散層形成組成物よりもn型不純物濃度の低いn型拡散層形成組成物を用いる。n型不純物濃度の異なる二種のn型拡散層形成組成物を用いることにより、電極形成予定領域にn型不純物濃度の高いn型拡散層を、それ以外の領域(受光領域)にはn型不純物濃度の低いn型拡散層を形成することが可能である。
 n型拡散層をn型拡散層形成組成物の付与により形成する方法は上記の方法に限られない。例えば、シリコン基板に不純物濃度の高いn型拡散層形成組成物をパターン状に付与してn型拡散層を形成し、その後にシリコン基板の全面にn型不純物濃度が低いn型拡散層形成組成物を付与してn型拡散層を形成してもよい。また、シリコン基板の全面に不純物濃度が低いn型拡散層形成組成物を付与してn型拡散層を形成し、その後に不純物濃度の高いn型拡散層形成組成物をパターン状に付与してn型拡散層を形成してもよい。
 n型拡散層をn型不純物を含む雰囲気中で熱処理して形成する場合、前記n型不純物を含む雰囲気はn型不純物を含んでいれば特に制限されない。例えば、オキシ塩化リン(POCl)、窒素、酸素の混合ガス雰囲気などが挙げられる。また熱処理条件は上記のn型拡散層を形成する際の熱処理条件と同様である。
 前記n型拡散層及びn型拡散層が形成されたシリコン基板には、n型拡散層形成組成物(及び、n型拡散層をn型拡散層形成組成物の付与により形成する場合はn型拡散層形成組成物)に含まれるガラス成分に由来するガラス層が残存するため、該ガラス層は除去されることが好ましい。ガラス層の除去は、フッ酸などの酸に浸漬する方法、苛性ソーダなどのアルカリに浸漬する方法等公知の方法が適用できる。
 この際、上述したように、n型拡散層を形成する際に用いたn型拡散層形成組成物に含まれるガラス成分は焼成中に局所的にシリコン基板と反応して、非晶質部位を形成している。この非晶質部位をフッ酸などの酸で溶解することにより、n型拡散層の表面に凹部が形成されるものと考えられる。他方、n型拡散層の表面にはn型拡散層のような凹部が形成されないか、凹部の大きさが極めて小さい。このため両者の表面粗さが異なり、これによってn型拡散層が形成された領域とn型拡散層が形成された領域とを区別することができる。
 なお、n型拡散層をn型拡散層形成組成物の付与により形成する場合、n型拡散層形成組成物のn不純物濃度が低いため、n型拡散層に形成される凹部の大きさを極めて小さくすることができる。このため、n型拡散層が形成される受光領域の表面粗さはほぼゼロとすることができ、発電性能に影響を与えることは無い。
<太陽電池基板の物性>
 前記太陽電池基板のn型拡散層の表面には凹部が存在する。この凹部の存在によって前記n型拡散層の表面の中心線平均粗さRaは、0.004μm~0.100μmの範囲であることが好ましく、0.007μm~0.080μmの範囲であることがより好ましく、0.010μm~0.050μmの範囲であることが更に好ましい。Raが0.100μm以下の場合には、n型不純物濃度の高い拡散領域の消失が抑えられる。また、0.004μm以上の場合には、n型拡散層を識別しやすくなる。
 n型拡散層の表面の中心線平均粗さRaは、JISB0601の方法に準じて測定した値とする。ただし、図2のように、測定対象物は半導体基板表面のテクスチャ構造の上に形成されたn型拡散層の一部であり、高さが5μm、底辺が20μm程度からなる四角錘の一つの面である微小な三角面上に位置する。このため、評価長さは5μmとした。うねり成分を除去するためのカットオフ値λcは特に必要ではない。評価長さは5μmより長くても構わないが、この場合はn型拡散層の表面のテクスチャ構造の凹凸を、カットオフにより除去する必要がある。
 なお、n型拡散層の表面の中心線平均粗さRaは、形状測定レーザマイクロスコープVK-9700(キーエンス製、レーザ波長408nm)を用いて、150倍対物レンズ(開口数N.A.=0.95相当)で測定することができる。測定に際しては、測定前にミツトヨ製粗さ標準片No.178-605等を用いて、測定値の校正を行っておくことが望ましい。
 また、n型拡散層の表面の中心線平均粗さRaは、形状測定レーザマイクロスコープVK-9700(キーエンス製、レーザ波長408nm)を用いて、領域内の粗さすなわち面粗さとして測定することもできる。この場合も、150倍対物レンズ(開口数N.A.=0.95相当)を用いる。ただしこの場合は、測定に際しては、測定前にミツトヨ製粗さ標準片No.178-605等を用いて測定値の校正を行っておく必要がある。
 前記n型拡散層のシート抵抗は、半導体基板とn型拡散層上に形成される電極との接触抵抗を低くする観点から、20Ω/□~60Ω/□であることが好ましく、30Ω/□~40Ω/□であることがより好ましい。
 なお、シート抵抗は、四探針法により25点測定した結果の算術平均値である。例えば、三菱化学(株)製Loresta-EP MCP-T360型低抵抗率計を用いて25℃で測定することができる。
 なお、前記n型拡散層の表面に1つの凹部が存在して前記中心線平均粗さRaの範囲を満たしていてもよいし、複数の凹部によって中心線平均粗さRaが上記範囲を満たしていてもよい。また、複数の凹部が存在する場合には、この複数の凹部は各々独立して存在していてもよいし、連なっていてもよい。
 前記n型拡散層の接合深さは、0.5μm~3.0μmの範囲であることが好ましく、0.5μm~2.0μmの範囲であることがより好ましい。前記n型拡散層の接合深さはIMS-7F(CAMECA社製)による、二次イオン分析(SIMS分析)により測定することができる。
 また、前記n型拡散層は、1020atoms/cm以上のn型不純物濃度の領域を、基板表面から深さ0.10μm~1.00μmの範囲の少なくとも一部に有することが好ましく、深さ0.12μm~1.00μmの範囲の少なくとも一部に有することがより好ましい。
 一般に、n型不純物の拡散濃度は、基板表層から内部に向かって低下していく。そのため、上記のn型不純物濃度と深さの関係を満たす場合は、電極中のガラス成分による基板表層の浸食があった場合でも、十分にn型不純物濃度の高い領域で電極との良好なオーミックコンタクトを得ることができる。
 なお、深さ方向のn型不純物濃度は、IMS-7F(CAMECA社製)による、二次イオン分析(SIMS分析)を用いて測定することができる。
 また、前記n型拡散層よりもn型不純物濃度の低い前記n型拡散層では、シート抵抗が80Ω/□~120Ω/□程度を示すことが好ましく、90Ω/□~100Ω/□であることがより好ましい。
 前記n型拡散層は、表面(基板表面から深さ0.025μmまでの範囲)の少なくとも一部にn型不純物濃度が1018atoms/cm~1020atoms/cmである領域を有していることが好ましく、1019atoms/cm~5×1019atoms/cmである領域を有していることがより好ましい。
 前記n型拡散層の接合深さは、0.1μm~0.4μmの範囲であることが好ましく、0.15μm~0.3μmの範囲であることがより好ましい。このような接合深さとすることで、光照射により生成するキャリアの再結合をより効果的に抑制でき、n型拡散層で効率よく光を収集することができる。前記n型拡散層の接合深さはIMS-7F(CAMECA社製)による、二次イオン分析(SIMS分析)により測定することができる。
 なお、本発明のn型拡散層の表面が凹部を有する太陽電池基板を用いることで、太陽電池の用途に限らず、高濃度の不純物拡散層の上に電極を形成する用途において、電極の位置決めを精度良く行うことができる。したがって、太陽電池用途以外の半導体基板として用いることも可能である。
<太陽電池素子及び太陽電池素子の製造方法>
 本発明の太陽電池素子は、上述の太陽電池基板と、前記太陽電池基板におけるn型拡散層上に設けられた電極と、を有する。以下では、太陽電池素子の製造方法の一例を説明する。
 上述のように、半導体基板に形成されたn型拡散層及びn型拡散層上のガラス層が除去されて、太陽電池基板が得られる。この太陽電池基板のn型拡散層及びn型拡散層が形成された面が受光面となる。
 前記受光面上には、反射防止膜を形成してもよい。反射防止膜としては、例えばSiなどの窒化物膜をプラズマCVD法により形成することができる。
 次に、太陽電池基板の裏面及び受光面に電極を形成する。電極の形成には通常用いられる方法を特に制限なく用いることができる。
 例えば、受光面電極(表面電極)は、金属粒子及びガラス粒子を含む表面電極用金属ペーストを、n型拡散層上の電極形成予定領域に所望の形状となるよう付与し、これを焼成処理することで形成することができる。
 この際、前記n型拡散層の表面には前記凹部が存在するため、n型拡散層が形成された領域を容易に確認することができ、電極の位置合わせを簡便に行うことができる。電極の位置合わせは、例えば、スクリーン印刷機にCCDカメラ制御位置づけシステムを搭載して行ってもよい。
 また裏面電極は、例えば、アルミニウム、銀、又は銅などの金属を含む裏面電極用ペーストを太陽電池基板の裏面に塗布し、乾燥させて、これを焼成処理することで形成することができる。このとき、裏面にも、モジュール工程における素子間の接続のために、一部に銀電極形成用銀ペーストを設けてもよい。
<太陽電池>
 本発明の太陽電池は、前記太陽電池素子と、太陽電池素子の電極上に配置された配線材料と、を有する。前記太陽電池はさらに必要に応じて、配線材料を介して複数の太陽電池素子が連結され、さらに封止材で封止されて構成されていてもよい。
 前記配線材料及び封止材の材料は特に制限されず、当業界で通常用いられているものから適宜選択することができる。
 尚、本明細書において太陽電池素子とは、pn接合が形成された半導体基板と、半導体基板上に形成された電極とを有するものを意味する。また太陽電池とは、太陽電池素子の電極上に配線材料が設けられ、必要に応じて複数の太陽電池素子が配線材料を介して接続されて構成され、封止樹脂等で封止された状態のものを意味する。
 以下、本発明を実施例により具体的に説明するが、本発明はこれらの実施例に限定されるものではない。尚、特に断りのない限り、薬品は全て試薬を使用した。また「%」は質量基準である。中心線平均粗さRa、シート抵抗、n型不純物濃度、及び接合深さの測定はそれぞれ上記した測定装置で行った。
[実施例1]
(太陽電池基板の作製)
 ガラス粉末(P、SiO、CaOを主成分とし、それぞれ50%、43%、7%)、エチルセルロース、テルピネオールをそれぞれ10g、4g、86g混合して、n型拡散層形成組成物Aを調製した。
 次に、p型シリコン基板(PVG Solutions社製、厚さ180μm)のテクスチャ構造が形成された面(受光面)に前記n型拡散層形成組成物Aをスクリーン印刷により150μm幅のフィンガー部及び1.5mm幅のバスバー部を含む電極の形状に付与し、150℃で10分間乾燥させた。そして、350℃で3分間加熱処理して溶媒及びバインダーを除去した。次に、大気中、900℃で10分間熱処理し、n型不純物をシリコン基板中に拡散させた。これにより電極形成予定領域に対応してn型拡散層が形成された。
 そして、オキシ塩化リン(POCl)、窒素、酸素(混合比率19.8%、75.8%、4.4%)の混合ガス雰囲気中で、830℃で10分間熱処理し、n型不純物をシリコン基板中に拡散させ、受光面の受光領域(電極形成領域以外の領域)にn型拡散層を形成した。続いて、シリコン基板の表面に残存したガラス層をフッ酸によって除去した。形成されたn型拡散層の表面には複数の凹部が連なって一面に存在していた。n型拡散層の中心線平均粗さRaは0.05μmであった。
 前記n型拡散層のシート抵抗の平均値は40Ω/□、前記n型拡散層のシート抵抗の平均値は102Ω/□であった。
 前記n型拡散層中で、1020atoms/cm以上のn型不純物濃度の領域が、基板表面から深さ0.13μmまでの範囲に形成されていた。
 前記n型拡散層の表面には1020atoms/cmのn型不純物濃度の領域が形成されていた。
 前記n型拡散層の接合深さは0.5μmであり、前記n型拡散層の接合深さは、0.2μmであった。
(太陽電池素子の作製)
 常法により、前記n型拡散層及び前記n型拡散層が形成されたシリコン基板の受光面にSiからなる反射防止膜を、電極形成領域に表面電極を、裏面に裏面電極をそれぞれ形成して、太陽電池素子を作製した。なお、表面電極のフィンガー部は100μm幅、バスバー部は1.1mm幅であった。表面電極は銀電極ペースト(デュポン社製、商品名:Agペースト159A)、裏面電極はアルミ電極ペースト(PVG Solutions社製、商品名:Hyper BSF Alペースト)をそれぞれスクリーン印刷機で付与して形成した。
 前記表面電極を形成する際に、CCDカメラ制御位置づけシステムにより受光面の表面電極とn型拡散層の位置あわせを行った。形成された表面電極の形成位置と、n型拡散層の領域を顕微鏡で観察したところ、位置ずれ(n型拡散層が形成されていない領域に表面電極が形成されている)は見られなかった。また、n型拡散層が形成された領域が表面電極のフィンガー部の両端に対してそれぞれ約25μmずつ広い(n型拡散層の形成領域が表面電極のフィンガー部の両端から約25μmはみ出している)ことを確認した。
(変換効率の評価)
 上記工程で作製した太陽電池素子の変換効率を測定し、評価を行った。
 具体的には、擬似太陽光(株式会社ワコム電創製、商品名WXS-155S-10)と、電流―電圧(I-V)評価測定器(I-V CURVE TRACER MP-160、EKO INSTRUMENT社製)とを組み合わせて行った。太陽電池としての発電性能を示すEff(変換効率)は、JIS-C-8912、及びJIS-C-8913に準拠して測定を行うことで得られる。
 得られた太陽電池素子は、n型拡散層が形成されていない(選択エミッタ構造を有しない)太陽電池素子に比べて、変換効率が0.5%向上していた。
[実施例2]
 n型拡散層を形成する際の熱処理温度を950℃で10分間とした以外は実施例1と同様にして太陽電池基板を作製した。n型拡散層のシート抵抗の平均値は30Ω/□、n型拡散層のシート抵抗の平均値は102Ω/□であった。
 n型拡散層の表面には、複数の凹部が連なって一面に存在していた。n型拡散層の表面粗さRaは0.08μmであった。
 また、n型拡散層中で、1020atoms/cm以上のn型不純物濃度の領域が、基板表面から深さ0.20μmまでの範囲に形成されていた。n型拡散層の表面には1020atoms/cmのn型不純物濃度の領域が形成されていた。
 n型拡散層の接合深さは0.7μmであり、n型拡散層の接合深さは、0.2μmであった。
 上記で得られたn型拡散層及びn型拡散層が形成されたシリコン基板を用い、実施例1と同様にして太陽電池素子を作製した。表面電極の形成位置と、n型拡散層の領域を顕微鏡で観察し、比較したところ、位置ずれは見られなかった。また、n型拡散層が形成された領域が電極に対して両端それぞれ幅25μmずつ広いことを確認した。
 得られた太陽電池素子は、n型拡散層が形成されていない(選択エミッタ構造を有しない)太陽電池素子に比べて、変換効率が0.6%向上していた。
[比較例1]
 n型拡散層をリン酸アンモニウムを含む拡散液を用いて、熱処理を900℃で10分間行って形成した以外は実施例1と同様にして太陽電池基板を作製した。n型拡散層のシート抵抗の平均値は40Ω/□、n型拡散層のシート抵抗の平均値は102Ω/□であった。n型拡散層の表面に凹部は見られなかった。その結果、n型拡散層が形成された領域とn型拡散層が形成された領域とを識別するのが困難であった。
 上記で得られたn型拡散層及びn型拡散層が形成されたシリコン基板を用い、実施例1と同様にして太陽電池素子を作製した。顕微鏡で観察したところ、受光面に形成された電極の位置がn型拡散層と一致していない箇所が確認された。
 得られた太陽電池素子は、n型拡散層が形成されていない(選択エミッタ構造を有しない)太陽電池素子に比べて、変換効率は向上していなかった。また、接触抵抗が起因する曲線因子(フィルファクター)が著しく低下していることを確認した。これはn型拡散層が形成された領域とその上に形成された電極の位置にずれが生じており、電極がn型拡散層と接触しているためと考えられる。

Claims (11)

  1.  n型拡散層と、前記n型拡散層よりもn型不純物濃度の高いn型拡散層と、を有し、前記n型拡散層の表面に凹部を有する半導体基板である太陽電池基板。
  2.  前記n型拡散層の表面の中心線平均粗さRaが0.004μm~0.100μmである請求項1に太陽電池基板。
  3.  前記n型拡散層はn型不純物濃度が1020atoms/cm以上である領域を、表面から深さ0.10μm~1.00μmの範囲の少なくとも一部に有する請求項1又は請求項2に記載の太陽電池基板。
  4.  前記n型拡散層のシート抵抗が、20Ω/□~60Ω/□である請求項1~請求項3のいずれか1項に記載の太陽電池基板。
  5.  前記n型拡散層は、表面に1018atoms/cm~1020atoms/cmのn型不純物濃度の領域を有し、且つ接合深さが0.1μm~0.4μmの範囲である請求項1~請求項4のいずれか1項に記載の太陽電池基板。
  6.  前記n型拡散層が、n型不純物原子を含むガラス粉末と、分散媒と、を含有するn型拡散層形成組成物を塗布し、焼成して得られる請求項1~請求項5のいずれか1項に記載の太陽電池基板。
  7.  前記n型不純物原子が、P(リン)及びSb(アンチモン)からなる群より選択される少なくとも1種である請求項6に記載の太陽電池基板。
  8.  前記n型不純物原子を含むガラス粉末が、P、P及びSbからなる群より選択される少なくとも1種のn型不純物含有物質と、SiO、KO、NaO、LiO、BaO、SrO、CaO、MgO、BeO、ZnO、PbO、CdO、SnO、ZrO、TiO及びMoOからなる群より選択される少なくとも1種のガラス成分物質と、を含有する請求項6又は請求項7に記載の太陽電池基板。
  9.  半導体基板上に、n型不純物原子を含むガラス粉末と、分散媒と、を含有するn型拡散層形成組成物を付与する工程と、
     前記n型拡散層形成組成物が付与された半導体基板に熱拡散処理を施す工程と、
    を有する請求項1~請求項8のいずれか1項に記載の太陽電池基板の製造方法。
  10.  請求項1~請求項8のいずれか1項に記載の太陽電池基板と、
     前記太陽電池基板におけるn型拡散層上に設けられた電極と、
    を有する太陽電池素子。
  11.  請求項10に記載の太陽電池素子と、前記太陽電池素子の電極上に配置された配線材料と、を有する太陽電池。
