Abstract
Description
このようなプラズマエッチングに使用される処理ガス(エッチングガス)の構成成分としては、例えば、IとBrの少なくとも一方が、原子組成比でハロゲンの総量の26%以下で、残りがFであるフッ化炭素化合物からなるハロゲン系ガス(ハロゲンはF、I、Br)が提案されている(特許文献1)。また、この文献には、かかるハロゲン系ガスを用いることで、レジストマスクへのダメージを低減できることも記載されている。
しかしながら、特許文献1で具体的に開示されているハロゲン系ガスは、大気寿命が長い飽和化合物であり、環境適合性に欠けるものである。
しかし、生産性の観点からは、複数種の処理ガスを切り替えて用いる多段階エッチングではなく、1種類の処理ガスのみを用いる一工程のプラズマエッチングが好ましい。
また、臭化水素は炭素系ポリマーの堆積促進効果も有することから、臭化水素を、C4F8などのフルオロカーボンと共に用いてプラズマエッチングすることも検討されている(特許文献2)。
しかしながら、この方法を用いて工業的に半導体デバイス等を製造する場合は、臭化水素が金属等に対して腐食性を有するという問題や、臭化水素とフルオロカーボンの混合比の制御等が重要になるため、生産工程上の煩雑さが増すという問題があった。
また、1つの処理ガスで良好な形状のコンタクトホールを形成するために、弗素化炭化水素ガスを使用することが提案されている(特許文献3)。
(1)少なくとも一つ以上の不飽和結合および/またはエーテル結合を有し、かつ、臭素原子を有する、炭素数3又は4のフルオロカーボンを含有するプラズマエッチングガス。
(2)前記フルオロカーボンが臭素原子数/炭素原子数<1、かつ、水素原子数/フッ素原子数<1を満たす化合物である(1)記載のプラズマエッチングガス。
(3)前記フルオロカーボンが、沸点が60℃以下のものである(1)記載のプラズマエッチングガス。
また、本発明の第2によれば、下記(4)のプラズマエッチング方法が提供される。
(4)基板上のシリコン酸化膜を、マスクを介して、処理ガスを用いてプラズマエッチングするプラズマエッチング方法であって、前記処理ガスが、(1)~(3)のいずれかに記載のプラズマエッチングガスであるプラズマエッチング方法。
このプラズマエッチングガスを用いることで、表面粗度を上昇させることなく、選択的に、高いエッチング速度でシリコン酸化膜をプラズマエッチングすることができる。
本発明のプラズマエッチングガスは、少なくとも一つ以上の不飽和結合および/またはエーテル結合を有し、かつ、臭素原子を有する、炭素数3又は4のフルオロカーボン(以下、フルオロカーボンAということがある。)を含有するプラズマエッチングガスである。
本発明において、「エッチング」とは、半導体製造装置の製造工程などで用いられる被処理体に、極めて高集積化された微細パターンを食刻する技術をいう。また、「プラズマエッチング」とは、処理ガスに高周波の電場を印加してグロー放電を起こさせ、気体化合物を化学的に活性なイオン、電子、ラジカルに分離させて、その化学反応を利用してエッチングを行うことをいう。
用いるフルオロカーボンAが臭素原子を有し、その炭素数が3又は4であることで、好ましい沸点を有し、かつ、表面粗度を上昇させることなく、選択的に、高いエッチング速度でシリコン酸化膜をプラズマエッチングすることができるプラズマエッチングガスを得ることができる。
沸点が60℃以下のフルオロカーボンとしては、1-ブロモペンタフルオロプロペン、2-ブロモペンタフルオロプロペン、3-ブロモペンタフルオロプロペン、1-ブロモ-2,3,3,3-テトラフルオロプロペン、2-ブロモ-1,3,3,3-テトラフルオロプロペン、3-ブロモ-1,1,3,3-テトラフルオロプロペン、E-1-ブロモ-3,3,3-トリフルオロプロペン、Z-1-ブロモ-3,3,3-トリフルオロプロペン、2-ブロモ-3,3,3-トリフルオロプロペン、2-ブロモ-1,1,1,4,4,4-ヘキサフルオロ-2-ブテン、2-ブロモ-3,3,4,4,4-ペンタフルオロ-1-ブテン、4-ブロモ-3,3,4,4-テトラフルオロ-1-ブテン、2-ブロモ-1,2,2-トリフルオロエチルトリフルオロメチルエーテル、2-ブロモテトラフルオロエチルトリフルオロビニルエーテル等が挙げられる。
これらのフルオロカーボンAは、一種単独で、あるいは二種以上を組み合わせて用いることができる。
例えば、2-ブロモ-3,3,3-トリフルオロプロペンは、Journal of American Chemical Society,1951年,Vol.73,1043に記載された方法により製造することができる。
また、4-ブロモ-3,3,4,4-テトラフルオロ-1-ブテンは、e-EROS Encyclopedia of Reagents for Organic Synthesis,2001年に記載された方法により製造することができる。
他のフルオロカーボンを用いる場合、その使用割合は、フルオロカーボンAに対し、容量比で好ましくは2~50、より好ましくは5~20である。
希ガスを用いる場合、その使用割合は、フルオロカーボンAに対し、容量比で好ましくは2~200、より好ましくは5~150である。
本発明のプラズマエッチングガスは、上記のフルオロカーボンAに加えて、酸素ガスを含有してもよい。
酸素ガスを用いる場合、その使用割合は、フルオロカーボンAに対し、容量比で好ましくは0.1~50、より好ましくは0.5~30である。
なお、エッチング選択性は、下記式によって評価することができる。
本発明のプラズマエッチング方法は、基板上のシリコン酸化膜を、マスクを介して、前記の本発明のプラズマエッチングガスを用いてプラズマエッチングするものである。
エッチングの対象となるシリコン酸化膜は、ケイ素の酸化物であれば、その形成方法、組成などは特に限定されず、目的に合わせて適宜選択することができる。シリコン酸化膜としては、SiO2膜、SiOC膜等が挙げられる。
用いるマスク(エッチングマスク)は特に限定されず、目的に合わせて適宜選択することができる。マスクとしては、有機膜層や無機膜が挙げられる。
有機膜層としては、KrFレジスト、ArFレジスト、X線レジスト等のフォトレジスト層やアモルファスカーボン層が挙げられる。
無機膜層としては、Si3N4層等の窒素含有層、多結晶Si層、アモルファスSi層等のシリコン層が挙げられる。
反応性イオンエッチング(RIE)装置としては、ヘリコン波方式、高周波誘導方式、平行平板方式、マグネトロン方式及びマイクロ波方式等の装置が挙げられる。なかでも、高密度領域のプラズマ発生が容易なことから、平行平板方式、高周波誘導方式及びマイクロ波方式の装置が好適に使用される。
エッチングガスが導入されたプラズマエッチング装置内の圧力は、通常0.0013~1300Pa、好ましくは0.13~5Paである。
本発明のプラズマエッチング方法においては、その効果をより良好に発現させる観点から、高密度プラズマ雰囲気下でエッチングを行うのが望ましい。プラズマ密度は、特に限定はないが、好ましくは1012/cm3以上、より好ましくは1012~1013/cm3である。
本発明のプラズマエッチング方法においては、冷却装置等を用いて、基板の温度を制御してもよいし、制御しなくてもよい。基板の温度は、特に限定はないが、好ましくは-50~300℃、より好ましくは-20~200℃、さらに好ましくは-10~100℃である。
2,2,2-トリフルオロメチルメタクリレート、2-エチルアダマンチルメタクリレート及びt-ブチルメタクリレートを用いて得られた三元共重合体〔共重合モル比、2,2,2-トリフルオロメチルメタクリレート:2-エチルアダマンチルメタクリレート:t-ブチルメタクリレート=0.4:0.35:0.25、重量平均分子量8700〕10部、及び光酸発生剤であるトリフェニルスルホニウムメタンスルホネート0.15部をプロピレングリコールモノメチルエーテルアセテート70部に溶解し、孔径100nmのフィルターでろ過し、レジスト溶液を調製した。

実施例1の2-ブロモ-3,3,3-トリフルオロプロペンに代えて、2-ブロモ-1,2,2-トリフルオロエチルトリフルオロメチルエーテル(C3HBrF6O)を用いて、プラズマエッチングを行った。
実施例1の2-ブロモ-3,3,3-トリフルオロプロペンに代えて、テトラフルオロメタン(CF4)を用いて、プラズマエッチングを行った。
エッチング選択性(マスク選択比)は、エッチング後のウェハ断面を電子顕微鏡を用いて観察し、マスク(レジスト膜)とシリコン酸化膜のエッチング速度をそれぞれ算出し、前記方法により求めた。表1には、比較例1を100とした場合の実施例の数値を表す。この値が大きいほどマスク選択性が優れており好ましい。
大気寿命は、ある化合物が大気中で安定的に存在している時間であり、OHラジカルとの反応性などから見積ることができる数値である。この値が小さいほど地球環境への負荷が小さく好ましい。
実施例1で用いたガスの大気寿命は、米国特許5,759,430記載の数値である。
比較例1で用いたガスの大気寿命は、気候変動に関する政府間パネル(IPCC)第4次評価報告書第1作業部会報告書技術要約に記載の数値である。
実施例2の値は、同報告書技術要約に記載されている各化合物の大気寿命から、以下の理由により推定した数値である。
(1)CHF3(270年)と、CHBrF2(5.8年)との比較から、Fの一つを、Brに代えると大気寿命が短くなることが分かる。
(2)CF3CHFCF3(34.2年)と、CF3CHFOCF3(11年)の比較から、エーテル構造を有すると大気寿命が短くなることが分かる。
従って、(3)CF3CHFOCF3(11年)のFをBrに替えた、実施例2のガスCF2BrCHFOCF3の大気寿命は11年より短いと推定される。

- 少なくとも一つ以上の不飽和結合および/またはエーテル結合を有し、かつ、臭素原子を有する、炭素数3又は4のフルオロカーボンを含有するプラズマエッチングガス。
- 前記フルオロカーボンが、臭素原子数/炭素原子数<1、かつ、水素原子数/フッ素原子数<1を満たす化合物である請求項1記載のプラズマエッチングガス。
- 前記フルオロカーボンが、沸点が60℃以下のものである請求項1記載のプラズマエッチングガス。
