Description

封止用エポキシ樹脂組成物及び電子部品装置
 本発明は、封止用エポキシ樹脂組成物、及び電子部品装置に関する。より具体的には、銅製リードフレームを使用する場合において、酸化が進行した銅に対する接着性及び成形金型との離型性に優れた封止用エポキシ樹脂組成物、及びその封止用エポキシ樹脂組成物の硬化物により電子部品が封止されている電子部品装置に関する。
 本願は、2011年1月28日に日本に出願された特願2011-016384号に基づき優先権を主張し、その内容をここに援用する。
 電子部品装置(以下、「パッケージ」とも称す。)の組立工程において、半導体素子(以下、「半導体チップ」とも称す。)のアルミニウム電極とリードフレームのインナーリードとの間に、ボンディングワイヤを熱圧着することで電気的に接続する手法が現在は主流となっている。また近年、電子機器の小型化、軽量化、高性能化の市場動向に伴い、電子部品の高集積化、多ピン化が年々進んできている。そのため、以前より複雑なワイヤーボンディング工程が要求されようになっており、銅製リードフレームを使用する場合、200~250℃の高温状態に長時間曝されることで、銅表面の酸化がより進行するようになってきている。
 このような状況下、従来の未酸化の銅表面に対する接着性が優れている封止材を用いると、表面状態の異なる酸化が進行した銅に対しては接着性が劣る場合が多いことから、樹脂封止成形後の型抜き時や半田リフロー時に、封止樹脂硬化物とリードフレームとの界面で剥離を起こす問題が出てきている。
 このような剥離を抑制するためにリードフレーム等のインサート品と封止樹脂硬化物との接着性を向上させることは、封止樹脂硬化物の成形金型に対する離型性を向上させることと相反するものであるため、リードフレーム等のインサート品との接着性を向上させると成形金型からの離型性が劣ることとなり、成形性が低下するといった問題があった。
 電子部品の高集積化による、銅製リードフレームの酸化が問題になる以前は、硬化性および半田耐熱性の観点から、特定の四級ホスホニウム塩からなる粉末を硬化促進剤として使用する手法が提案されている。(例えば、特許文献1、2参照。)この手法によれば、未酸化の銅に対する接着性と離型性には優れるものの、酸化された銅フレームに対する封止樹脂の接着力が低下する問題点があった。

 本発明はかかる状況に鑑みなされたもので、酸化が進行した銅製リードフレームに対する接着性が良好で、かつ離型性、連続成形性にも優れた封止用エポキシ樹脂組成物、及びその硬化物により電子部品が封止されている電子部品装置を提供しようとするものである。
 本発明者らは上記の課題を解決するために鋭意検討を重ねた結果、封止用エポキシ樹脂組成物に、特定のホスホベタイン化合物、ホスフィン化合物とキノン化合物との付加物、及びホスホニウム化合物とシラン化合物との付加物からなる群から選ばれる少なくとも1種の硬化促進剤を、特定の粒度分布に調整して使用することにより上記の目的を達成しうることを見出し、本発明を完成するに至った。
 本発明の封止用エポキシ樹脂組成物は、(A)エポキシ樹脂、(B)フェノール樹脂系硬化剤、(C)無機充填材及び(D)硬化促進剤を含む封止用エポキシ樹脂組成物であって、

 本発明の封止用エポキシ樹脂組成物は、下記の測定実験における酸化銅との接着強度が14N以上であるものとすることができる。
<測定実験>
 大気下で220℃、120秒、加熱処理することにより、表面の酸化を進行させた酸化銅基材とタブレット化した前記エポキシ樹脂組成物を175℃、6.9MPa、2分の条件で一体成形して、酸化銅基材(直径3.6mm、厚さ0.5mm)上に円錐台状の成形品(上径3mm×下径3.6mm×厚さ3mm、酸化銅基材と樹脂硬化物の接触面積10mm)を得た後、前記エポキシ樹脂組成物の硬化部位を横方向から押し、そのトルク(N)を測定する。
 本発明の封止用エポキシ樹脂組成物は、銅表面または酸化銅表面に適用することができる。
 本発明の封止用エポキシ樹脂組成物は、前記(C)無機充填材が、平均粒径10~30μmの溶融球状シリカを含むことを特徴とすることができる。
 本発明の封止用エポキシ樹脂組成物は、前記溶融球状シリカが全樹脂組成物中に82質量%以上、92質量%以下の割合で含まれることを特徴とすることができる。
 本発明の封止用エポキシ樹脂組成物は、前記(A)エポキシ樹脂が二官能の結晶性エポキシ樹脂を含むものとすることができる。
 本発明の電子部品装置は、上述の封止用エポキシ樹脂組成物の硬化物により電子部品が封止されていることを特徴とする。
 本発明の電子部品装置は、前記電子部品が銅製リードフレームのダイパッド上に搭載され、前記電子部品の電極パッドと前記銅製リードフレームのインナーリードとがボンディングワイヤによって接続されているものとすることができる。
 本発明の電子部品装置は、前記銅製リードフレームのダイパッド上に2以上の前記電子部品が積層して搭載されているものとすることができる。
 本発明によれば、酸化が進行した銅製リードフレームに対する接着性、及び成形時の離型性、連続成形性に優れた封止用エポキシ樹脂組成物を得ることができる。また、この封止用エポキシ樹脂組成物によりIC、LSI等の電子部品が封止されている、信頼性に優れた電子部品装置を得ることができる。
本発明に係る封止用エポキシ樹脂組成物を用いた電子部品装置の一例について、断面構造を示した図である。
本発明の封止用エポキシ樹脂組成物は、(A)エポキシ樹脂、(B)フェノール樹脂系硬化剤、(C)無機充填材及び(D)硬化促進剤を含む封止用エポキシ樹脂組成物であって、(D)硬化促進剤が、平均粒径が10μm以下であり、かつ粒径20μmを超える粒子の割合が1質量%以下であり、(D)硬化促進剤が、一般式(1)で表される化合物、一般式(2)で表される化合物及び一般式(3)で表される化合物からなる群から選ばれる少なくとも1種の硬化促進剤を含むことを特徴とする。これにより、酸化が進行した銅製リードフレームに対する接着性、及び成形時の離型性、連続成形性に優れた封止用エポキシ樹脂組成物を得ることができる。また、本発明の電子部品装置は、この封止用エポキシ樹脂組成物の硬化物によりIC、LSI等の電子部品が封止されていることを特徴とする。これにより、信頼性に優れた電子部品装置を得ることができる。以下、本発明について詳細に説明する。
 先ず、本発明の封止用エポキシ樹脂組成物について説明する。本発明の封止用エポキシ樹脂組成物において用いられる(A)成分のエポキシ樹脂は、封止用エポキシ樹脂組成物に一般に使用されているもので特に制限はないが、例えば、フェノールノボラック型エポキシ樹脂、オルソクレゾールノボラック型エポキシ樹脂をはじめとするフェノール、クレゾール、キシレノール、レゾルシン、カテコール、ビスフェノールA、ビスフェノールF等のフェノール類及び/又はα-ナフトール、β-ナフトール、ジヒドロキシナフタレン等のナフトール類と、ホルムアルデヒド、アセトアルデヒド、プロピオンアルデヒド、ベンズアルデヒド、サリチルアルデヒド等のアルデヒド基を有する化合物とを酸性触媒下で縮合又は共縮合させて得られるノボラック樹脂をエポキシ化したもの、ビスフェノールA、ビスフェノールF、ビスフェノールS、ビスフェノールA/D等のジグリシジルエーテル、アルキル置換又は無置換のビフェノールのジグリシジルエーテルであるビフェニル型エポキシ樹脂、フェノール類及び/又はナフトール類とジメトキシパラキシレン又はビス(メトキシメチル)ビフェニルもしくはビスハロパラキシレン又はビスハロメチルビフェニルから合成されるフェノールアラルキル樹脂のエポキシ化物、スチルベン型エポキシ樹脂、ハイドロキノン型エポキシ樹脂、フタル酸、ダイマー酸等の多塩基酸とエピクロルヒドリンの反応により得られるグリシジルエステル型エポキシ樹脂、ジアミノジフェニルメタン、イソシアヌル酸等のポリアミンとエピクロルヒドリンの反応により得られるグリシジルアミン型エポキシ樹脂、ジシクロペンタジエンとフェノ-ル類の共縮合樹脂のエポキシ化物であるジシクロペンタジエン型エポキシ樹脂、ナフタレン環を有するエポキシ樹脂、トリフェノールメタン型エポキシ樹脂、トリメチロールプロパン型エポキシ樹脂、テルペン変性エポキシ樹脂、1-アルケン結合を過酢酸等の過酸で酸化して得られる線状脂肪族エポキシ樹脂、脂環族エポキシ樹脂、及びこれらのエポキシ樹脂をシリコーン、アクリロニトリル、ブタジエン、イソプレン系ゴム、ポリアミド系樹脂等により変性したエポキシ樹脂などが挙げられ、これらを単独で用いても2種以上を組み合わせて用いてもよい。なかでも、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、テトラアルキル置換ビスフェノールA型エポキシ樹脂、テトラアルキル置換ビスフェノールF型エポキシ樹脂等のビスフェノール型エポキシ樹脂、ビフェニル型エポキシ樹脂等の二官能の結晶性エポキシ樹脂が好ましく、特に酸化が進行した銅との密着性の観点では、ビフェニル型エポキシ樹脂が好ましい。
 本発明の封止用エポキシ樹脂組成物で用いられる(A)成分のエポキシ樹脂組成物全体の配合割合としては、特に限定されないが、全封止用エポキシ樹脂組成物中に、1質量%以上、15質量%以下であることが好ましく、2質量%以上、10質量%以下であることがより好ましい。(A)成分のエポキシ樹脂全体の配合割合が上記下限値以上であると、流動性の低下等を引き起こす恐れが少ない。(A)成分のエポキシ樹脂全体の配合割合が上記上限値以下であると、耐半田性の低下等を引き起こす恐れが少ない。
 本発明の封止用エポキシ樹脂組成物において用いられる(B)成分のフェノール樹脂系硬化剤は、封止用エポキシ樹脂組成物に一般に使用されているもので特に制限はないが、例えば、フェノールノボラック樹脂、クレゾールノボラック樹脂をはじめとするフェノール、クレゾール、レゾルシン、カテコール、ビスフェノールA、ビスフェノールF、フェニルフェノール、アミノフェノール等のフェノール類及び/又はα-ナフトール、β-ナフトール、ジヒドロキシナフタレン等のナフトール類とホルムアルデヒド、アセトアルデヒド、プロピオンアルデヒド、ベンズアルデヒド、サリチルアルデヒド等のアルデヒド基を有する化合物とを酸性触媒下で縮合又は共縮合させて得られる樹脂、フェノール類及び/又はナフトール類とジメトキシパラキシレン又はビス(メトキシメチル)ビフェニルもしくはビスハロパラキシレン又はビスハロメチルビフェニルから合成されるフェノールアラルキル樹脂などが挙げられ、これらを単独で用いても2種以上を組み合わせて用いてもよい。なかでも、酸化が進行した銅との密着性の観点では、フェノールアラルキル樹脂が好ましい。
 本発明の封止用エポキシ樹脂組成物で用いられる(B)成分のフェノール樹脂系硬化剤の配合割合は、特に限定されないが、全封止用エポキシ樹脂組成物中に、0.5質量%以上、12質量%以下であることが好ましく、1質量%以上、9質量%以下であることがより好ましい。(B)成分のフェノール樹脂系硬化剤の配合割合が上記下限値以上であると、流動性の低下等を引き起こす恐れが少ない。(B)成分のフェノール樹脂系硬化剤の配合割合が上記上限値以下であると、耐半田性の低下等を引き起こす恐れが少ない。
 (A)成分のエポキシ樹脂と(B)成分のフェノール樹脂系硬化剤との当量比、すなわち、エポキシ樹脂中のエポキシ基数/フェノール樹脂系硬化剤中の水酸基数の比は、特に制限はないが、それぞれの未反応分を少なく抑えるために0.5~2の範囲に設定されることが好ましく、0.6~1.5の範囲に設定されることがより好ましい。また、成形性、耐リフロー性に優れる封止用エポキシ樹脂組成物を得るためには0.8~1.4の範囲に設定されることがさらに好ましい。
 本発明の封止用エポキシ樹脂組成物において用いられる(C)成分の無機充填材は、吸湿性低減、線膨張係数低減、熱伝導性向上及び強度向上等のために封止用エポキシ樹脂組成物に配合されるものであり、例えば、溶融シリカ、結晶シリカ、アルミナ、珪酸カルシウム、炭酸カルシウム、チタン酸カリウム、炭化珪素、窒化珪素、窒化アルミ、窒化ホウ素、ベリリア、ジルコニア、ジルコン、フォステライト、ステアタイト、スピネル、ムライト、チタニア等の粉体、又はこれらを球形化したビーズ、ガラス繊維などが挙げられる。さらに、難燃効果のある無機充填材としては水酸化アルミニウム、水酸化マグネシウム、硼酸亜鉛、モリブデン酸亜鉛等が挙げられる。これらの無機充填材は単独で用いても2種以上を組み合わせて用いてもよい。上記の無機充填材の中で、線膨張係数低減の観点からは溶融シリカが、高熱伝導性の観点からはアルミナが好ましく、充填材形状は成形時の流動性及び金型摩耗性の点から球形が好ましい。
 無機充填材(C)の配合量は、成形性、吸湿性、線膨張係数の低減及び強度向上の観点から、封止用エポキシ樹脂組成物に対して80質量%以上、96質量%以下の範囲が好ましく、82質量%以上、92質量%以下の範囲がより好ましく、86質量%以上、90質量%以下の範囲がさらに好ましい。下限値未満では信頼性が低下する傾向があり、上限値を超えると成形性が低下する傾向がある。
 本発明に用いられる(D)成分の硬化促進剤は、平均粒径が10μm以下であり、かつ粒径20μmを超える粒子の割合が全体の1質量%以下であるものが好ましい。平均粒径が10μmを超える場合や、粒径20μmを超える粒子の割合が全体の1質量%を超える場合には、硬化促進剤の配合量を増やさなければ硬化性の向上効果が充分ではなく、逆に充分な硬化性が得られる程度まで硬化促進剤の配合量を増やすと保存安定性や流動性が劣ることとなり、硬化性と流動性とのバランスをとるのが困難となる。硬化促進剤の平均粒径を10μm以下とし、かつ粒径20μmを超える粒子の割合を全体の1質量%以下にするには、発熱、融解しないような粉砕装置を用いて微粉砕すればよい。このような粉砕装置としては、例えば、ジェットミル等の気流式粉砕機、振動ボールミル、連続式回転ボールミル、バッチ式ボールミル等のボールミル、パルペライザー、ハンマーミル、湿式ポットミル、遊星ポットミル等のポットミル、ローラーミル等の粉砕機を用いることができる。これらの中でも、ジェットミル、ボールミル、ハンマーミル及びポットミルが好ましく、特にジェットミルが好ましい。これにより、特に硬化促進剤を効率良く微粉砕することができる。
 硬化促進剤を微粉砕するのに、ジェットミルを用いる場合は、その粉砕条件は特に限定されないが、空気圧0.5~1.0MPaが好ましく、特に0.6~0.8MPaが好ましい。第2組成分の供給速度は、特に限定されないが、1~100kg/hが好ましく、特に3~50kg/hが好ましい。
 また、硬化促進剤を微粉砕する際、作業性の観点から、硬化促進剤に離型剤及び/又は無機質充填材の一部(微量)を添加して硬化促進剤の微粉砕を行うことができる。これにより、硬化促進剤の融点が比較的低い場合であっても、粉砕装置の壁面等への硬化促進剤の付着を防止することができる。
尚、硬化促進剤の粒径は、市販のレーザー式粒度分布計(例えば、(株)島津製作所製、SALD-7000等)など用いて測定することができる。
 本発明の封止用エポキシ樹脂組成物においては、(D)成分の硬化促進剤が、ホスホベタイン化合物、ホスフィン化合物とキノン化合物との付加物及びホスホニウム化合物とシラン化合物との付加物からなる群から選ばれる少なくとも1種の硬化促進剤を含むことが好ましい。これらの硬化促進剤を、平均粒径が10μm以下であり、かつ粒径20μmを超える粒子の割合が全体の1質量%以下となるように調整して使用することにより、硬化性と流動性のバランスに特に優れ、かつ酸化が進行した銅製リードフレームに対する接着性、及び成形時の離型性、連続成形性に優れた封止用エポキシ樹脂組成物を得ることができる。
 ホスホベタイン化合物としては、下記一般式(1)で表される化合物などが挙げられる。

(ただし、上記一般式(1)において、Pはリン原子を表す。X1は炭素数1~3のアルキル基、Y1はヒドロキシル基を表す。fは0~5の整数であり、gは0~3の整数である。)
 一般式(1)で表される化合物の基X1としては、例えば、メチル基、エチル基、プロピル基、イソプルピル基等が挙げられる。また、一般式(1)で表される化合物の基Y1としては、例えば、ヒドロキシ基等が挙げられる。硬化性の観点からは、fが0、gが0である無置換の場合が好ましく、さらにP+の結合位置に対するOの結合位置がo-位である構造がより好ましい。
 一般式(1)で表される化合物は、例えば以下のようにして得ることができる。まず、第三ホスフィンであるトリ芳香族置換ホスフィンとジアゾニウム塩とを接触させ、トリ芳香族置換ホスフィンとジアゾニウム塩が有するジアゾニウム基とを置換させる工程を経て得られる。しかしこれに限定されるものではない。
 ホスフィン化合物とキノン化合物との付加物としては、例えば下記一般式(2)で表される化合物などが挙げられる。

(ただし、上記一般式(2)において、Pはリン原子を表す。R5、R6及びR7は炭素数1~12のアルキル基又は炭素数6~12のアリール基を表し、互いに同一であっても異なっていてもよい。R8、R9及びR10は水素原子又は炭素数1~12の炭化水素基を表し、互いに同一であっても異なっていてもよく、R8とR9とが結合して環状構造となっていてもよい。)
 ホスフィン化合物とキノン化合物との付加物に用いるホスフィン化合物としては、例えばトリフェニルホスフィン、トリス(アルキルフェニル)ホスフィン、トリス(アルコキシフェニル)ホスフィン、トリナフチルホスフィン、トリス(ベンジル)ホスフィンなどの芳香環に無置換(すなわち水素)又はアルキル基、アルコキシル基などの置換基が存在するものが好ましく、アルキル基、アルコキシル基などの置換基としては1~6の炭素数を有するものが挙げられる。入手しやすさの観点からはトリフェニルホスフィンが好ましい。またホスフィン化合物とキノン化合物との付加物に用いるキノン化合物としては、o-ベンゾキノン、p-ベンゾキノン、アントラキノン類が挙げられ、中でもp-ベンゾキノンが保存安定性の点から好ましい。一般式(2)で表される化合物において、リン原子に結合するR5、R6及びR7がフェニル基であり、かつR8、R9及びR10が水素原子である化合物、すなわち1,4-ベンゾキノンとトリフェニルホスフィンを付加させた化合物が封止用樹脂組成物の硬化物の熱時弾性率を低く維持できる点で好ましい。
 ホスフィン化合物とキノン化合物との付加物の製造方法としては、有機第三ホスフィンとベンゾキノン類の両者が溶解することができる溶媒中で接触、混合させることにより付加物を得ることができる。溶媒としてはアセトンやメチルエチルケトンなどのケトン類で付加物への溶解性が低いものがよい。しかしこれに限定されるものではない。
 ホスホニウム化合物とシラン化合物との付加物としては、例えば下記一般式(3)で表される化合物などが挙げられる。

(ただし、上記一般式(3)において、Pはリン原子を表し、Siは珪素原子を表す。R14、R15、R16及びR17は、それぞれ、芳香環又は複素環を有する有機基、あるいは脂肪族基を表し、互いに同一であっても異なっていてもよい。式中X2は、基Y2及びY3と結合する有機基である。式中X3は、基Y4及びY5と結合する有機基である。基Y2及びY3は、プロトン供与性基がプロトンを放出してなる基を表し、同一分子内の基Y2及びY3が珪素原子と結合してキレート構造を形成するものである。基Y4及びY5はプロトン供与性基がプロトンを放出してなる基を表し、同一分子内の基Y4及びY5が珪素原子と結合してキレート構造を形成するものである。X2及びX3は互いに同一であっても異なっていてもよく、基Y2、Y3、Y4、及びY5は互いに同一であっても異なっていてもよい。Z1は芳香環又は複素環を有する有機基、あるいは脂肪族基である。)
 一般式(3)において、R14、R15、R16及びR17としては、例えば、フェニル基、メチルフェニル基、メトキシフェニル基、ヒドロキシフェニル基、ナフチル基、ヒドロキシナフチル基、ベンジル基、メチル基、エチル基、n-ブチル基、n-オクチル基及びシクロヘキシル基などが挙げられ、これらの中でも、フェニル基、メチルフェニル基、メトキシフェニル基、ヒドロキシフェニル基、ヒドロキシナフチル基など、アルキル基、アルコキシ基、ヒドロキシ基などの置換基を有する芳香族基もしくは無置換の芳香族基がより好ましい。
 また、一般式(3)において、X2は、Y2及びY3と結合する有機基である。同様に、X3は、基Y4及びY5と結合する有機基である。Y2及びY3はプロトン供与性基がプロトンを放出してなる基であり、同一分子内の基Y2及びY3が珪素原子と結合してキレート構造を形成するものである。同様にY4及びY5はプロトン供与性基がプロトンを放出してなる基であり、同一分子内の基Y4及びY5が珪素原子と結合してキレート構造を形成するものである。基X2及びX3は互いに同一であっても異なっていてもよく、基Y2、Y3、Y4、及びY5は互いに同一であっても異なっていてもよい。このような一般式(3)中の-Y2-X2-Y3-、及び-Y4-X3-Y5-で表される基は、プロトン供与体が、プロトンを2個放出してなる基で構成されるものである。プロトン供与体としては、一分子内に水酸基またはカルボキシル基を2個以上有する化合物が好ましく、一分子内に水酸基またはカルボキシル基を2個以上有する芳香族化合物がより好ましく、芳香環を構成する隣接する炭素上の置換基として水酸基またはカルボキシル基を2個以上有する芳香族化合物がさらに好ましく、芳香環を構成する隣接する炭素上の置換基として水酸基を2個以上有する芳香族化合物が最も好ましい。このような事例として例えば、カテコール、ピロガロール、1,2-ジヒドロキシナフタレン、2,3-ジヒドロキシナフタレン、2,2’-ビフェノール、1,1’-ビ-2-ナフトール、サリチル酸、1-ヒドロキシ-2-ナフトエ酸、3-ヒドロキシ-2-ナフトエ酸、クロラニル酸、タンニン酸、2-ヒドロキシベンジルアルコール、1,2-シクロヘキサンジオール、1,2-プロパンジオール及びグリセリンなどが挙げられるが、これらの中でも、カテコール、1,2-ジヒドロキシナフタレン、2,3-ジヒドロキシナフタレンがより好ましい。
 また、一般式(3)中のZ1は、芳香環又は複素環を有する有機基、あるいは脂肪族基を表す。これらの具体的な例としては、メチル基、エチル基、プロピル基、ブチル基、ヘキシル基及びオクチル基などの脂肪族炭化水素基や、フェニル基、ベンジル基、ナフチル基及びビフェニル基などの芳香族炭化水素基、グリシジルオキシプロピル基、メルカプトプロピル基、アミノプロピル基及びビニル基、スチリル基などのアルキル基または芳香族基にグリシジルオキシ基、メルカプト基、アミノ基、ビニル基などが置換した反応性置換基などが挙げられるが、これらの中でも、メチル基、エチル基、フェニル基、ナフチル基及びビフェニル基が、一般式(3)で表される化合物の熱安定性を向上させることができるという点で、より好ましい。
 ホスホニウム化合物とシラン化合物との付加物の製造方法としては、メタノールを入れたフラスコに、フェニルトリメトキシシランなどのシラン化合物、カテコールなどのプロトン供与体を加えて溶かし、次に室温攪拌下ナトリウムメトキシド-メタノール溶液を滴下する。さらに予め用意したテトラフェニルホスホニウムブロマイドなどのテトラ置換ホスホニウムハライドをメタノールに溶かした溶液を室温攪拌下でフラスコに滴下すると結晶が析出する。析出した結晶を濾過、水洗、真空乾燥すると、ホスホニウム化合物とシラン化合物との付加物が得られる。しかし、製造方法はこれに限定されるものではない。
 本発明の封止用エポキシ樹脂組成物全体における(D)成分の硬化促進剤の配合量は、樹脂組成物全体に対して、0.1質量%以上、1質量%以下であることが好ましい。硬化促進剤の含有量が上記範囲内であると、充分な流動性、保存性及び硬化性を得ることができる。
本発明の樹脂成形体を構成する樹脂組成物は、(A)エポキシ樹脂、(B)フェノール樹脂系硬化剤、(C)無機質充填材、(D)硬化促進剤を含むものであるが、必要によって通常の封止材料に用いられている臭素化エポキシ樹脂、酸化アンチモン、燐酸エステル、ホスファゼン、水酸化アルミニウム、水酸化マグネシウム等の難燃剤;ハイドロタルサイト等のイオン捕捉剤;カーボンブラック、ベンガラ、酸化チタン等の着色剤;カルナバワックスなどの天然ワックス、ポリエチレンワックス等の合成ワックス、ステアリン酸やステアリン酸亜鉛等の高級脂肪酸及びその金属塩類もしくはパラフィン等の離型剤;シリコーンオイル、シリコーンゴム等の低応力剤;シランカップリング剤等を適宜含んでいてもよい。
 本発明の封止用エポキシ樹脂組成物は、先ず、(D)成分の硬化促進剤を単独で用いて、あるいは、必要に応じて離型剤及び/又は無機質充填材の一部(微量)を硬化促進剤に添加して、硬化促進剤の平均粒径が10μm以下であり、かつ粒径20μmを超える粒子の割合が全体の1質量%以下となるように、発熱、融解しないような粉砕装置を用いて予め微粉砕する。その後、所定の配合量の原材料をミキサー等によって十分混合した後、ミキシングロール、ニーダ、押出機等によって溶融混練した後、冷却、粉砕する方法を用いることができる。成形条件に合うような寸法及び質量でタブレット化すると使いやすい。
 また、本発明の封止用エポキシ樹脂組成物は、各種有機溶剤に溶かして液状封止用エポキシ樹脂組成物として使用することもできる。この場合、液状封止用エポキシ樹脂組成物を板又はフィルム上に薄く塗布し、樹脂の硬化反応が余り進まないような条件で有機溶剤を飛散させることによって、シートあるいはフィルム状の封止用エポキシ樹脂組成物を得て、これを使用することもできる。
 次に、本発明の電子部品装置について、図1に基づき説明する。本発明で得られる封止用エポキシ樹脂組成物6により電子部品1を封止して得られる電子部品装置としては、銅製リードフレームの支持部材(ダイパッド3)に、半導体チップ、トランジスタ、ダイオード、サイリスタ等の能動素子、コンデンサ、抵抗体、コイル等の受動素子等の電子部品1を搭載し、必要な部分を本発明の封止用エポキシ樹脂組成物6で封止した、電子部品装置などが挙げられる。このような電子部品装置としては、例えば、銅製リードフレーム上に電子部品1を固定し、ボンディングパッド等の電子部品1の端子部(電極パッド8)とリード部5のインナーリード9をボンディングワイヤ4やバンプで接続した後、本発明の封止用エポキシ樹脂組成物6を用いてトランスファー成形などにより封止してなる、DIP(Dual Inline Package)、PLCC(Plastic Leaded Chip Carrier)、QFP(Quad Flat Package)、SOP(Small Outline Package)、SOJ(Small Outline J-lead package)、TSOP(Thin Small Outline Package)、TQFP(Thin Quad Flat Package)等の一般的な樹脂封止型ICが挙げられる。また、MCP(Multi Chip Stacked Package)等のチップが多段に積層されたパッケージも挙げられる。
 本発明の封止用エポキシ樹脂組成物を用いて電子部品を封止する方法としては、低圧トランスファー成形法が最も一般的であるが、インジェクション成形法、圧縮成形法等を用いてもよい。封止用エポキシ樹脂組成物が常温で液状又はペースト状の場合は、ディスペンス方式、注型方式、印刷方式等が挙げられる。
 また、電子部品を直接樹脂封止する一般的な封止方法ばかりではなく、電子部品に直接封止用エポキシ樹脂組成物が接触しない形態である中空パッケージの方式もあり、この方式は中空パッケージ用の封止用エポキシ樹脂組成物としても好適に使用できる。
 以下、本発明について実施例を挙げて詳細に説明するが、本発明は何らこれらに限定されない。
 実施例及び比較例で用いた硬化促進剤の構造を、以下に示す。
 尚、各硬化促進剤の平均粒径、最大粒径及び粒径20μmを超える粒子の割合は、レーザー式粒度分布計((株)島津製作所製、SALD-7000)により測定した。
 硬化促進剤(D-1B):下記式(D-1)で表される1,4-ベンゾキノンとトリフェニルホスフィンを付加させた化合物(平均粒径36μm、最大粒径85μm、粒径20μmを超える粒子の割合68質量%)
 硬化促進剤(D-1A):硬化促進剤(D-1B)を、空気圧0.6MPa、原料供給速度3kg/hの条件でジェットミル(日本ニューマチック(株)製、PJM200SP)を用いて微粉砕することによって得た。得られた硬化促進剤(D-1A)は、平均粒径が3μm、最大粒径が24μm、粒径20μmを超える粒子の割合が0.5質量%であった。

 硬化促進剤(D-2B):下記式(D-2)で表される2-トリフェニルホスホニオフェノラート(平均粒径28μm、最大粒径77μm、粒径20μmを超える粒子の割合64質量%)
 硬化促進剤(D-2A):硬化促進剤(D-2B)を、空気圧0.6MPa、原料供給速度3kg/hの条件でジェットミル(日本ニューマチック(株)製、PJM200SP)を用いて微粉砕することによって得た。得られた硬化促進剤(D-2A)は、平均粒径が4μm、最大粒径が24μm、粒径20μmを超える粒子の割合が0.8質量%であった。

 硬化促進剤(D-3B):下記式(D-3)で表されるホスホニウムシリケート化合物(平均粒径32μm、最大粒径105μm、粒径20μmを超える粒子の割合71質量%)
 硬化促進剤(D-3A):硬化促進剤(D-3B)を、回転数60rpm、粉砕時間60分の条件でポットミル((株)森田鉄工製、ポットミルII型)を用いて微粉砕することによって得た。得られた硬化促進剤(D-3A)は、平均粒径が8μm、最大粒径が27μm、粒径20μmを超える粒子の割合が0.6質量%であった。

 硬化促進剤(D-4B):下記式(D-4)で表されるテトラフェニルホスホニウム・テトラフェニルボレート(平均粒径20μm、最大粒径56μm、粒径20μmを超える粒子の割合52質量%)
 硬化促進剤(D-4A):硬化促進剤(D-4B)を、空気圧0.6MPa、原料供給速度3kg/hの条件でジェットミル(日本ニューマチック(株)製、PJM200SP)を用いて微粉砕することによって得た。得られた硬化促進剤(D-4A)は、平均粒径が5μm、最大粒径が24μm、粒径20μmを超える粒子の割合が0.7質量%であった。

 硬化促進剤(D-5B):下記式(D-5)で表されるホスホニウム・スルフォニルジフェノラート化合物(平均粒径30μm、最大粒径69μm、粒径20μmを超える粒子の割合56質量%)
 硬化促進剤(D-5A):硬化促進剤(D-5B)を、空気圧0.6MPa、原料供給速度3kg/hの条件でジェットミル(日本ニューマチック(株)製、PJM200SP)を用いて微粉砕することによって得た。得られた硬化促進剤(D-5A)は、平均粒径が3μm、最大粒径が24μm、粒径20μmを超える粒子の割合が0.4質量%であった。

 実施例1
 エポキシ樹脂(A-1):三菱化学(株)製、YX-4000(エポキシ当量190g/eq、融点105℃)                 44質量部
 フェノール樹脂(B-1):三井化学(株)製、XL-225(水酸基当量165g/eq、軟化点75℃)                  38質量部
 溶融球状シリカ(平均粒径24μm)           900質量部
 硬化促進剤(D-1A)                   5質量部
 シランカップリング剤:γ-グリシドキシプロピルトリメトキシシラン(信越化学工業(株)製、KBM-403)                5質量部
 カーボンブラック(三菱化学(株)製、♯5)         3質量部
 カルナバワックス(日興ファイン(株)製、ニッコウカルナバ) 5質量部
をミキサーで混合し、熱ロールを用いて、95℃で8分間混練して冷却後粉砕し、エポキシ樹脂組成物を得た。得られたエポキシ樹脂組成物を、以下の方法で評価した。結果を表1に示す。
 評価方法
 スパイラルフロー:低圧トランスファー成形機(コータキ精機(株)製、KTS-15)を用いて、ANSI/ASTM D 3123-72に準じたスパイラルフロー測定用の金型に、金型温度175℃、注入圧力6.9MPa、硬化時間120秒の条件でエポキシ樹脂組成物を注入し、流動長を測定した。スパイラルフローは、流動性のパラメータであり、数値が大きい方が流動性が良好である。単位はcm。
 離型性:スパイラルフロー測定時の金型からの離型のしやすさで評価した。渦巻状の硬化物がきれいに取れるものを○、途中で折れるものを△、金型キャビティに付着するものを×とした。
 硬化性:キュラストメーター(オリエンテック(株)製、JSRキュラストメーターIVPS型)を用い、175℃、45秒後のトルクを測定した。この値の大きい方が硬化性は良好である。単位はN・m。
連続成形性(エアベントブロック):低圧トランスファー自動成形機(第一精工(株)製、GP-ELF)を用いて、金型温度175℃、注入圧力9.8MPa、硬化時間70秒で、80ピンクワッドフラットパッケージ(80pQFP;Cu製リードフレーム、パッケージ外寸:14mm×20mm×2mm厚、パッドサイズ:6.5mm×6.5mm、チップサイズ6.0mm×6.0mm×0.35mm厚)を、連続で400ショットまで封止成形した。エアベントブロックの評価は、50ショット毎に金型を目視により観察することで、エアベントブロック(エアベント(幅0.5mm、厚さ50μm)部に樹脂硬化物が固着してエアベントを塞いだ状態)の有無を確認することにより、次の4段階で評価した。好ましい順は、A、B、C・・・の順であるが、Cランク以上であれば実用可能範囲である。評価結果を下記に示した。
 A:400ショットまで問題なし
 B:300ショットまでにエアベントブロック発生
 C:200ショットまでにエアベントブロック発生
 D:100ショットまでにエアベントブロック発生
 酸化銅との接着強度:大気下で220℃、120秒、加熱処理することにより、表面の酸化を進行させた酸化銅基材とタブレット化したエポキシ樹脂組成物を175℃、6.9MPa、2分の条件で一体成形して、酸化銅基材(直径3.6mm、厚さ0.5mm)上に円錐台状の成形品(上径3mm×下径3.6mm×厚さ3mm、酸化銅基材と樹脂硬化物の接触面積10mm)を得た。その後、得られた各成形品の基材を固定し、エポキシ樹脂組成物の硬化部位を横方向から押し、そのトルク(N)を測定した。本評価は、半導体における耐半田リフロー性とある程度の相関を有するものであり、判定結果として、14N以上を○、12N以上14N未満を△、12N未満を×とした。
 耐半田性:低圧トランスファー成形機(第一精工(株)製、GP-ELF)を用いて、100ピンTQFP(パッケージサイズは14×14mm、厚み1.4mm、シリコンチップのサイズは、8.0×8.0mm、リードフレームは銅製と酸化銅製)を、金型温度175℃、注入圧力6.9MPa、硬化時間2分でトランスファー成形し、175℃、8時間で後硬化した。85℃、相対湿度85%の環境下で168時間放置し、その後240℃の半田槽に10秒間浸漬した。顕微鏡と超音波探傷装置で観察することにより、外部クラックと内部剥離の発生個数(10個中)で表した。尚、酸化銅製リードフレームとしては、スタックドパッケージにおける熱履歴を想定して、銅製リードフレームを大気下で220℃で120秒、加熱処理することにより、表面の酸化を進行させたリードフレームを使用した。
 実施例2~6、比較例1~8
 実施例2~6及び比較例1~8について、表1の配合に従い、実施例1と同様にして、エポキシ樹脂組成物を調製し評価した。結果を表1に示す。

 実施例1~6のエポキシ樹脂組成物は、流動性(スパイラルフロー)、離型性、硬化性、連続成形性が極めて良好であり、かつ酸化銅との接着強度が高いため、このエポキシ樹脂組成物の硬化物でシリコンチップが封止された半導体装置は、通常の銅製リードフレームを用いた場合だけでなく、酸化が進行した銅製リードフレームを用いた場合においても、加湿処理後のIRリフロー処理による耐半田性に優れる結果が得られた。
 本発明によれば、実施例で示したように、流動性、離型性、硬化性、連続成形性、酸化が進行した銅製リードフレームに対する接着性等に優れた封止用エポキシ樹脂組成物、ならびに、酸化が進行した銅製リードフレームを用いた場合においても耐半田性に優れる信頼性の高い電子部品装置を得ることができる。このため、IC、LSI等の電子部品、とりわけ、チップが多段に積層されたMCP(Multi Chip Stacked Package)等のように、銅製リードフレームの酸化が進行し易いパッケージに好適に用いることができる。

Claims (9)

  1.  (A)エポキシ樹脂、(B)フェノール樹脂系硬化剤、(C)無機充填材及び(D)硬化促進剤を含む封止用エポキシ樹脂組成物であって、
     前記(D)硬化促進剤が、平均粒径が10μm以下であり、かつ粒径20μmを超える粒子の割合が1質量%以下であり、
     前記(D)硬化促進剤が、
      下記一般式(1):

    (ただし、上記一般式(1)において、Pはリン原子を表す。X1は炭素数1~3のアルキル基、Y1はヒドロキシル基を表す。fは0~5の整数であり、gは0~3の整数である。)
    で表される化合物、

    (ただし、上記一般式(2)において、Pはリン原子を表す。R5、R6及びR7は炭素数1~12のアルキル基又は炭素数6~12のアリール基を表し、互いに同一であっても異なっていてもよい。R8、R9及びR10は水素原子又は炭素数1~12の炭化水素基を表し、互いに同一であっても異なっていてもよく、R8とR9とが結合して環状構造となっていてもよい。)
    で表される化合物及び
      下記一般式(3):

    (ただし、上記一般式(3)において、Pはリン原子を表し、Siは珪素原子を表す。R14、R15、R16及びR17は、それぞれ、芳香環又は複素環を有する有機基、あるいは脂肪族基を表し、互いに同一であっても異なっていてもよい。式中X2は、基Y2及びY3と結合する有機基である。式中X3は、基Y4及びY5と結合する有機基である。基Y2及びY3は、プロトン供与性基がプロトンを放出してなる基を表し、同一分子内の基Y2及びY3が珪素原子と結合してキレート構造を形成するものである。基Y4及びY5はプロトン供与性基がプロトンを放出してなる基を表し、同一分子内の基Y4及びY5が珪素原子と結合してキレート構造を形成するものである。X2、及びX3は互いに同一であっても異なっていてもよく、基Y2、Y3、Y4、及びY5は互いに同一であっても異なっていてもよい。Z1は芳香環又は複素環を有する有機基、あるいは脂肪族基である。)
    で表される化合物からなる群から選ばれる少なくとも1種の硬化促進剤を含むことを特徴とする封止用エポキシ樹脂組成物。
  2.  下記の測定実験における酸化銅との接着強度が14N以上である、請求項1記載の封止用エポキシ樹脂組成物。
    <測定実験>
     大気下で220℃、120秒、加熱処理することにより、表面の酸化を進行させた酸化銅基材とタブレット化した前記エポキシ樹脂組成物を175℃、6.9MPa、2分の条件で一体成形して、酸化銅基材(直径3.6mm、厚さ0.5mm)上に円錐台状の成形品(上径3mm×下径3.6mm×厚さ3mm、酸化銅基材と樹脂硬化物の接触面積10mm)を得た後、前記エポキシ樹脂組成物の硬化部位を横方向から押し、そのトルク(N)を測定する。
  3.  前記封止用エポキシ樹脂組成物が銅表面または酸化銅表面に適用するためのものである請求項1または2に記載の封止用エポキシ樹脂組成物。
  4.  前記(C)無機充填材が、平均粒径10~30μmの溶融球状シリカを含むことを特徴とする請求項1ないし3のいずれか1項に記載の封止用エポキシ樹脂組成物。
  5.  前記溶融球状シリカが全樹脂組成物中に82質量%以上、92質量%以下の割合で含まれることを特徴とする請求項1ないし4のいずれか1項に記載の封止用エポキシ樹脂組成物。
  6.  前記(A)エポキシ樹脂が二官能の結晶性エポキシ樹脂を含むものである、請求項1ないし5のいずれか1項に記載の封止用エポキシ樹脂組成物。
  7.  請求項1から6のいずれか1項に記載の封止用エポキシ樹脂組成物の硬化物により電子部品が封止されていることを特徴とする電子部品装置。
  8.  前記電子部品が銅製リードフレームのダイパッド上に搭載され、前記電子部品の電極パッドと前記銅製リードフレームのインナーリードとがボンディングワイヤによって接続されていることを特徴とする請求項7記載の電子部品装置。
  9.  前記銅製リードフレームのダイパッド上に2以上の前記電子部品が積層して搭載されていることを特徴とする請求項8記載の電子部品装置。
