Abstract

본 발명은 기재 필름, 도전성 접착층, 절연성 접착층이 순차적으로 적층되어 있되 도전성 접착층의 용융 점도가 절연성 접착층의 용융 점도보다 높도록 함으로써, 회로 단자와 접속하는 도전성 입자의 유효 개수는 유지하면서 가압착 공정시 이형 필름 제거의 어려움을 해결한 이방 도전성 필름에 관한 것이다.

Description

이방 도전성 필름
본 발명은 이방 도전성 필름에 관한 것이다. 보다 구체적으로, 본 발명은 기재 필름, 도전성 접착층, 절연성 접착층이 순차적으로 적층되어 있되 도전성 접착층의 용융 점도가 절연성 접착층의 용융 점도보다 높도록 함으로써, 회로 단자와 접속하는 도전성 입자의 유효 개수는 유지하면서 가압착 공정시 이형 필름 제거의 어려움을 해결한 이방 도전성 필름에 관한 것이다.
이방 도전성 필름은 금속 코팅된 플라스틱 또는 금속 입자 등의 도전성 입자를 분산시킨 필름 상의 접착제로서, 평판 디스플레이 분야의 회로 접속, 반도체 분야의 부품 실장 등에 널리 사용되고 있다. 이방 도전성 필름을 접속시키고자 하는 회로 사이에 위치시킨 후, 일정 조건의 열 압착 공정을 거치면 회로 단자들 사이는 도전성 입자에 의해 전기적으로 접속되고, 인접 회로 단자간 스페이스에는 절연성 접착 수지가 충진되어 도전성 입자가 서로 독립하여 존재하기 때문에 절연성을 부여하게 된다.
최근 IT 디바이스의 경박 단소화 및 플랫 패널 디스플레이의 해상도 증가 등의 이유로 인해 상기 디바이스의 회로 폭이 기존에 비해 점점 좁아지고 있다. 이 경우 회로 폭이 좁아짐에 따라 접착층에 함유되어 회로를 접속시키는 도전성 입자들의 뭉침에 의한 전기적 쇼트가 발생할 수 밖에 없다. 이를 극복하기 위하여 복층 구조의 이방 전도성 필름이 매우 광범위하게 일반적으로 쓰이고 있다.
현재 개발된 복층 구조의 이방 전도성 필름은 도 1에서 나타난 바와 같이, 폴리에틸렌테레프탈레이트 등의 이형 필름(3) 위에 절연성 접착층(1)이 적층되어 있고, 도전성 입자(4)를 함유하고 절연성 접착층(1)보다 용융 점도가 높은 도전성 접착층(2)이 적층되어 있는 구조로 되어 있다. 이러한 복층 구조의 필름을 글래스와 COF(또는 fPCB)에 접속시 글래스 쪽에 용융 점도가 상대적으로 높은 도전성 접착층이 위치하고 COF(또는 fPCB)에 용융 점도가 상대적으로 낮은 절연성 접착층이 위치하게 된다.
이러한 이방 전도성 필름을 이용하여 실제 디스플레이에 제조할 때 일반적으로 상기 이방 전도성 필름을 글래스 위에 정렬시키고 이를 열 압착 등을 통해 글래스 위에 고정시킨 후 이형 필름을 제거하는 가압착 공정을 실시하게 된다. 이는 회로 단자 위에 올라가는 도전 입자의 수를 증가시키는 이점이 있지만, 이형 필름 쪽에 인접한 절연성 접착층의 용융 점도가 더 높기 때문에 가압착시 절연성 접착층이 녹아 이형 필름에 붙어 이형 필름 제거가 어려운 단점이 있었다.
따라서, 회로 단자 위에 올라가는 도전 입자의 수는 그대로 유지하되 가압착시 발생하는 문제점을 개선할 수 있는 이방 전도성 필름을 개발할 필요가 있다.
본 발명의 목적은 회로 단자 위에 올라가는 도전 입자의 수는 그대로 유지하되 가압착에도 기재 필름이 쉽게 제거될 수 있는 이방 전도성 필름을 제공하는 것이다.
본 발명의 이방 전도성 필름은 기재필름, 상기 기재필름 위에 형성된 도전성 접착층, 및 상기 도전성 접착층 위에 형성된 절연성 접착층을 포함하는 이방 도전성 필름으로서, 상기 절연성 접착층의 100℃에서의 용융 점도보다 상기 도전성 접착층의 100℃에서의 용융 점도가 더 클 수 있다.
일 구체예에서, 상기 절연성 접착층의 100℃에서의 용융 점도에 대한 상기 도전성 접착층의 100℃에서의 용융 점도의 비율이 2 ~ 100이 될 수 있다.
일 구체예에서, 상기 비율은 5 ~ 50이 될 수 있다.
일 구체예에서, 절연성 접착층의 100℃에서의 용융 점도는 10-1000 Pa.s가 될 수 있다.
일 구체예에서, 도전성 접착층의 100℃에서의 용융 점도는 50-100,000 Pa.s가 될 수 있다.
본 발명은 회로 단자 위에 올라가는 도전 입자의 수는 그대로 유지하되 가압착에도 기재 필름이 쉽게 제거될 수 있는 이방 전도성 필름을 제공하였다.

본 발명의 이방 전도성 필름은 기재필름, 상기 기재필름 위에 형성된 도전성 접착층, 및 상기 도전성 접착층 위에 형성된 절연성 접착층을 포함하는 이방 도전성 필름으로서, 상기 절연성 접착층의 100℃에서의 용융 점도보다 상기 도전성 접착층의 100℃에서의 용융 점도가 더 큰 것일 수 있다.
바람직하게는 상기 절연성 접착층의 100℃에서의 용융 점도에 대한 상기 도전성 접착층의 100℃에서의 용융 점도의 비율이 2-100일 수 있다.
도 2는 본 발명의 일 구체예에 따른 이방 전도성 필름의 구조를 나타낸 것이다. 도 2에서 도시된 바와 같이, 폴리에틸렌테레프탈레이트 등의 이형 필름(3) 위에 도전성 입자(4)를 함유하고 절연성 접착층(1)보다 용융 점도가 높은 도전성 접착층(2)이 적층되어 있고, 도전성 접착층(2) 위에 절연성 접착층(1)이 적층되어 있는 구조로 되어 있다.
용융 점도는 승온속도 10℃/min, 스트레인 5%, 프리퀀시 1rad/s로 30~180℃ 구간을 측정하여 100℃에서의 값을 확인하며, 패러럴 플레이트 및 알루미늄 디스포져블 플레이트 (직경 8mm)를 사용하여 측정한 값으로 정의한다.
용융 점도의 비율은 도전성 접착층과 절연성 접착층의 각각의 용융 점도를 조절함으로써 2 ~ 100이 되도록 할 수 있다. 100℃에서의 용융 점도의 비율이 상기 범위일 경우, 본딩 시 절연성 접착제 층의 유동이 커서 스페이스 부에 정착을 하게 되며, 유동이 적은 도전성 접착제 층의 도전입자는 원하고자 하는 회로 단자에 위치하게 된다. 바람직하게는, 용융 점도의 비율은 5 ~ 50이 될 수 있다.
도전성 접착층의 100℃에서의 용융 점도는 50-100,000Pa.s가 될 수 있다.
절연성 접착층의 100℃에서의 용융 점도는 10-1000Pa.s가 될 수 있다.
바람직하게는 절연성 접착층의 용융 점도를 고정시키고 도전성 접착층의 용융 점도를 변경함으로써 상기 비율이 되도록 할 수 있다. 도전성 접착층의 용융 점도는 바인더부에 포함되는 폴리우레탄 바인더, 아크릴계 바인더, NBR계 수지 및 경화부에 포함되는 우레탄 아크릴레이트의 함량을 조절함으로써 변경할 수 있다.
이러한 본 발명의 이방 전도성 필름에서 기재 필름, 도전성 접착층, 절연성 접착층에 대한 상세 내용은 다음과 같다.
기재 필름
기재필름은 특별한 제한은 없다. 예를 들면, 폴리에틸렌, 폴리프로필렌, 에틸렌/프로필렌 공중합체, 폴리부텐-1, 에틸렌/초산비닐 공중합체, 폴리에틸렌/스티렌부타디엔 고무의 혼합물, 폴리비닐클로라이드 등의 폴리올레핀계 필름이 주로 사용될 수 있다. 또한, 폴리에틸렌테레프탈레이트, 폴리카보네이트, 폴리(메틸메타크릴레이트) 등의 고분자나 폴리우레탄, 폴리아미드-폴리올 공중합체 등의 열가소성 엘라스토머 및 이들의 혼합물을 사용할 수 있다.
기재필름의 두께는 적절한 범위에서 선택할 수 있는데, 예를 들면 10-50㎛가 될 수 있다.
도전성 접착층
도전성 접착층은 바인더부, 경화부 및 열경화제를 포함할 수 있다.
상기 도전성 접착층에서 바인더부는 45-80중량%, 경화부는 15-40중량%, 및 열경화제는 0.5-5중량%로 포함될 수 있다.
바인더부는 필름의 매트릭스 역할을 하는 부분으로 NBR(nitrile butadiene rubber)계 수지; 아크릴계 수지; 및 폴리우레탄계 수지를 포함할 수 있다.
바인더부는 NBR계 수지 0-40중량, 아크릴계 수지 30-70중량% 및 폴리우레탄계 수지 30-70중량%를 포함할 수 있다.
NBR계 수지는 아크릴로니트릴과 부타디엔의 유화 중합에 의해 제조된 공중합체로서, 공중합체 중 아크릴로니트릴과 부타디엔의 각각의 함량은 특별히 제한되지 않으며, 중합 방법도 특별히 제한되지 않는다. NBR계 수지는 중량평균분자량이 50,000-2,000,000g/mol인 수지일 수 있다
NBR계 수지는 도전성 접착층 중 고형분 기준으로 0-10중량%로 포함될 수 있다. 상기 범위 내에서, 필름 성형이 제대로 될 수 있다. 바람직하게는, 5-10중량%로 포함될 수 있다.
아크릴계 수지는 아크릴계 단량체 및/또는 이와 중합 가능한 단량체를 중합하여 얻을 수 있다. 예를 들면, 아크릴계 수지는 탄소수 2개 내지 10개의 알킬기를 갖는 (메타)아크릴레이트, (메타)아크릴산, 비닐 아세테이트 및 이로부터 변성된 아크릴계 단량체로 이루어진 군으로부터 선택된 1종 이상의 단량체를 중합하여 제조된 것일 수 있다. 중합 방법은 특별히 제한되지 않는다.
아크릴계 수지는 도전성 접착층 중 고형분 기준으로 0-40중량%로 포함될 수 있다. 상기 범위 내에서, 필름 성형이 제대로 될 수 있고, 본 발명의 용융 점도가 나올 수 있다. 바람직하게는 20-28중량%로 포함될 수 있다.
폴리우레탄계 수지는 우레탄 결합을 갖는 고분자 수지로서, 이소포론디이소시아네이트, 폴리테트라메틸렌글리콜 등을 중합하여 제조된 것이며, 이에 제한되지는 않는다. 폴리우레탄계 수지는 중량평균분자량이 50,000-100,000g/mol인 수지일 수 있다.
폴리우레탄계 수지는 도전성 접착층 중 고형분 기준으로 0-40중량%로 포함될 수 있다. 상기 범위 내에서, 필름 성형이 제대로 될 수 있고, 본 발명의 용융 점도가 나올 수 있다. 바람직하게는 36-40중량%로 포함될 수 있다.
경화부는 우레탄 아크릴레이트 및 (메타)아크릴레이트 단량체로 이루어진 군으로부터 선택되는 1종 이상을 포함할 수 있다. 바람직하게는, 우레탄 아크릴레이트를 포함할 수 있다.
우레탄 아크릴레이트는 우레탄 결합 및 양 말단에 이중 결합을 포함한다.우레탄 아크릴레이트는 디이소시안산에스테르, 글리콜 등의 중합 반응으로 형성된 것일 수 있다. 우레탄 아크릴레이트 제조를 위한 중합 반응은 특별히 제한되지 않는다.
우레탄 아크릴레이트는 중량평균분자량이 500-30000g/mol이 될 수 있다. 상기 범위 내에서, 필름 형성이 제대로 될 수 있고 상용성이 좋을 수 있다.
우레탄 아크릴레이트는 도전성 접착층 중 고형분 기준으로 12-50중량%로 포함될 수 있다. 상기 범위 내에서, 이방 전도성 필름의 상용성이 좋을 수 있다. 바람직하게는 12-24중량%로 포함될 수 있다.
(메타)아크릴레이트 단량체는 이방 전도성 필름 조성물에서 반응성 희석제의 역할을 한다. (메타)아크릴레이트 단량체는 특별히 제한되지는 않지만, 1,6-헥산디올 모노(메타)아크릴레이트, 2-히드록시에틸 (메타)아크릴레이트, 2-히드록시프로필 (메타)아크릴레이트, 2-히드록시부틸 (메타)아크릴레이트, 2-히드록시-3-페닐옥시프로필 (메타)아크릴레이트, 1,4-부탄디올 (메타)아크릴레이트, 2-히드록시에틸 (메타)아크릴로일 포스페이트, 4-히드록시사이클로헥실 (메타)아크릴레이트, 네오펜틸글리콜 모노(메타)아크릴레이트, 트리메틸올에탄 디(메타)아크릴레이트, 트리메틸올프로판 디(메타)아크릴레이트, 펜타에리스리톨 트리(메타)아크릴레이트, 디펜타에리스리톨 펜타(메타)아크릴레이트, 펜타에리스리톨 헥사(메타)아크릴레이트, 디펜타에리스리톨 헥사(메타)아크릴레이트, 글리세린 디(메타)아크릴레이트, 히드로퍼퓨릴 (메타)아크릴레이트, 이소데실 (메타)아크릴레이트, 2-(2-에톡시에톡시)에틸 (메타)아크릴레이트, 스테아릴 (메타)아크릴레이트, 라우릴 (메타)아크릴레이트, 2-페녹시에틸 (메타)아크릴레이트, 이소보닐 (메타)아크릴레이트, 트리데실 (메타)아크릴레이트, 에톡시 부가형 노닐페놀 (메타)아크릴레이트, 에틸렌글리콜 디(메타)아크릴레이트, 트리에틸렌글리콜 디(메타)아크릴레이트, 테트라에틸렌글리콜 디(메타)아크릴레이트, 폴리에틸렌글리콜 디(메타)아크릴레이트, 1,3-부틸렌글리콜 디(메타)아크릴레이트, 트리프로필렌글리콜 디(메타)아크릴레이트, 에톡시 부가형 비스페놀-A 디(메타)아크릴레이트, 시클로헥산디메탄올 디(메타)아크릴레이트, 페녹시-t-글리콜 (메타)아크릴레이트, 2-메타아크릴로일록시메틸 포스페이트, 2-메타아크릴로일록시에틸 포스페이트, 디메틸올 트리시클로데케인 디(메타)아크릴레이트, 트리메틸올 프로판 벤조에이트 아크릴레이트 및 이들의 혼합물로 이루어진 군으로부터 선택되는 1종 이상이 될 수 있지만, 이들에 제한되는 것은 아니다. 반응성 희석제는 도전성 접착층 중 고형분 기준으로 5 ~ 50 중량%로 포함될 수 있다. 바람직하게는 5-10중량%로 포함될 수 있다.
본 발명의 이방 전도성 필름 조성물은 라디칼 개시제로 광중합형 개시제 또는 열경화제 중 1종 이상을 조합하여 사용할 수 있다. 바람직하게는, 열경화제를 사용할 수 있다.
열경화제는 도전성 접착층 중 고형분 기준으로 0.5-5중량%로 포함될 수 있다. 상기 범위 내에서, 경화에 필요한 충분한 반응이 일어나며 적당한 분자량 형성을 통해 본딩 후 접착력, 신뢰성 등에서 우수한 물성을 기대할 수 있다. .
열경화제는 특별한 제한은 없고, 퍼옥시드계와 아조계를 사용할 수 있다. 퍼옥시드계 개시제는 예를 들면, 라우릴 퍼옥시드, 벤조일 퍼옥시드, 큐멘 히드로퍼옥시드 등을 사용할 수 있지만, 이들에 제한되지 않는다. 아조계 개시제로는 2,2'-아조비스(4-메톡시-2,4-디메틸 발레로니트릴), 디메틸 2,2'-아조비스(2-메틸 프로피오네이트), 2,2;-아조비스(N-시클로헥실-2-메틸 프로피오네미드) 등을 사용할 수 있지만, 이들에 제한되지 않는다.
도전성 접착층은 도전성 입자를 더 포함할 수 있다. 이러한 경우, 도전성 접착층에서 상기 바인더부는 45 내지 80중량%, 상기 경화부는 15 내지 40중량%, 열경화제는 0.5-5중량%, 도전성 입자는 1-30중량%로 포함될 수 있다.
도전성 입자는 도전 성능을 부여해주기 위한 필러로서 작용한다.
도전성 입자는 도전성 접착층 중 고형분 기준으로 1-30중량%로 포함될 수 있다. 상기 범위 내에서, 적당히 도통이 이루어질 수 있고 쇼트 등이 발생하지 않는다. 적당한 도전성 입자의 양은 상기 이방 도전성 필름의 용도에 따라 결정되며 그 함량이 매우 다르다. 바람직하게는 1-5중량%로 포함될 수 있다.
도전성 입자로는 금(Au), 은(Ag), 니켈(Ni), 구리(Cu), 땜납 등을 포함하는 금속 입자; 탄소; 폴리에틸렌, 폴리프로필렌, 폴리에스테르, 폴리스티렌, 폴리비닐알코올 등을 포함하는 수지 및 그 변성 수지를 입자로 하여 금(Au), 은(Ag), 니켈(Ni), 구리(Cu), 땜납 등을 포함하는 금속을 코팅한 것; 그 위에 절연 입자를 추가하여 코팅한 절연화 처리된 도전성 입자 등을 1종 이상 사용할 수 있다.
도전성 입자의 크기는 특별히 제한되지는 않지만, 접착력과 접속 신뢰성을 위해 직경은 1㎛ 내지 20㎛가 바람직할 수 있다.
도전성 접착층의 100℃에서의 용융 점도는 50-100,000Pa. s가 될 수 있다. 상기 범위 내에서, 도전성 접착제 층의 유동이 적어 도전성 입자들의 유동을 최소화해 전극위에 보다 많은 도전성 입자를 위치시킬 수 있다. 바람직하게는 용융 점도는 500-10000 Pa. s가 될 수 있으며 보다 바람직하게는 절연성 접착제 층에 비해 5~50배 정도의 용융 점도를 가지는 것이 중요하다.
도전성 접착층의 두께는 도전성 입자의 크기에 따라 적절한 범위에서 선택할 수 있는데, 예를 들면 도전성 입자가 3㎛ 이라면 4~6 ㎛가 될 수 있다.
절연성 접착층
절연성 접착층은 바인더부, 경화부 및 열경화제를 포함할 수 있다.
절연성 접착층에서 상기 바인더부는 20 내지 60중량%, 상기 경화부는 35 내지 75 중량%, 열경화제는 0.5-5중량%로 포함될 수 있다.
바인더부는 필름의 매트릭스 역할을 하는 부분으로 NBR(nitrile butadiene rubber)계 수지; 아크릴계 수지; 및 폴리우레탄계 수지를 포함할 수 있다.
절연성 접착층 중 고형분 기준으로 바인더부는 NBR계 수지 0-25중량%, 아크릴계 수지 10-60중량%, 폴리우레탄계 수지 15-90중량%포함될 수 있다.
NBR계 수지, 아크릴계 수지 및 폴리우레탄계 수지에 대한 상세 내용은 상기 도전성 접착층에서 상술한 바와 같다.
상기 절연성 접착층 중 고형분 기준을 NBR계 수지 0-10중량%, 아크릴계 수지 0-40중량%, 폴리우레탄계 수지 0-40중량%로 포함하는 것을 특징으로 하며, 상기 범위 내에서 필름 성형이 잘 이루어진다. 바람직하게는 NBR계 수지는 5-10중량%, 아크릴계 수지는 5-15중량%, 폴리우레탄계 수지는 10-30중량%로 포함될 수 있다.
경화부는 우레탄 아크릴레이트 및 (메타)아크릴레이트 단량체로 이루어진 군으로부터 선택되는 1종 이상을 포함할 수 있다. 바람직하게는, 우레탄 아크릴레이트와 (메타)아크릴레이트 단량체를 포함할 수 있다.
우레탄 아크릴레이트는 절연성 접착층 중 고형분 기준으로 40-80중량%로 포함될 수 있다. 상기 범위 내에서, 위에서 기술한 정도의 용융점도를 가지는 필름을 제조할 수 있다. 바람직하게는 40-60중량%로 포함될 수 있다.
(메타)아크릴레이트 단량체는 절연성 접착층 중 고형분 기준으로 5-50중량%로 포함될 수 있다. 상기 범위 내에서, 본딩 후 적당한 경화 반응에 의해 접착력이 우수하며 신뢰성이 높은 이방 도전성 필름의 제조가 가능하다. 바람직하게는 5-10중량%로 포함될 수 있다.
열경화제는 도전성 접착층 중 고형분 기준으로 0.5-5중량%로 포함될 수 있다. 상기 범위 내에서, 경화에 필요한 충분한 반응이 일어나며 적당한 분자량 형성을 통해 본딩 후 접착력, 신뢰성 등에서 우수한 물성을 기대할 수 있다. 바람직하게는 1-3중량%로 포함될 수 있다.
절연성 접착층의 100℃에서의 용융 점도는 10-1000Pa. s가 될 수 있다. 상기 범위 내에서, 본딩 시 절연성 접착제 층의 충분한 유동으로 인해 도전성 접착제 층의 도전 입자가 전극 사이에서 눌리는 데 문제가 없다. 바람직하게는 용융 점도는 50-500Pa. s가 될 수 있다.
절연성 접착층의 두께는 전극 간 스페이스 부의 크기 및 간격 등에 의해 결정되며 일반적으로는 6-20㎛가 될 수 있다.
본 발명의 다른 관점은 이방 도전성 필름의 제조 방법을 제공한다. 상기 방법은 기재필름 위에 도전성 접착층을 적층하고 상기 도전성 접착층 위에 절연성 접착층을 적층하는 단계를 포함할 수 있다.
기재필름, 도전성 접착층 및 절연성 접착층에 대한 상세 내용은 상술한 바와 같다.
본 발명의 또 다른 관점은 상기 이방 도전성 필름을 이용하여 가압착하는 방법을 제공한다. 상기 방법에서 이방 도전성 필름은 기재필름 위에 도전성 접착층이 적층되어 있고, 상기 도전성 접착층 위에 절연성 접착층이 적층되어 있는 구조로 되어 있다. 절연성 접착층과 제1 회로 단자부 예를 들면 PCB 단자가 접하도록 이방 전도성 필름을 가압착한 후, 기재 필름을 제거하고, 도전성 접착층과 제2 회로 단자부 예를 들면 COF 단자가 접하도록 본압착함으로써, 제1 회로 단자부와 제2 회로 단자부를 접속할 수 있다. 가압착은 60-80℃, 1-2sec 및 1-2MPa에서 수행될 수 있고, 본압착은 180-190℃, 4-10sec 및 2-5MPa에서 수행될 수 있지만, 이들에 제한되지 않는다.
본 발명은 절연성 접착층과 제1 회로 단자부가 접하도록 상기 이방 전도성 필름을 가압착한 후, 기재 필름을 제거하고 도전성 접착층과 제2 회로 단자부가 접하도록 본압착하여 제1 회로 단자부와 제2 회로 단자부를 접속할 수 있는 회로 단자 압착방법을 제공한다.
가압착 조건은 특별히 제한되지 않는다. 예를 들면, 40-100℃, 1 내지 3sec 및 0.5 내지 2 MPa의 조건에서 수행될 수 있다.
이하, 본 발명의 바람직한 실시예를 통해 본 발명의 구성 및 작용을 더욱 상세히 설명하기로 한다. 다만, 이는 본 발명의 바람직한 예시로 제시된 것이며 어떠한 의미로도 이에 의해 본 발명이 제한되는 것으로 해석될 수는 없다.
여기에 기재되지 않은 내용은 이 기술 분야에서 숙련된 자이면 충분히 기술적으로 유추할 수 있는 것이므로 그 설명을 생략하기로 한다.
제조예 1:도전성 접착층 제조
바인더부로 30 부피%의 톨루엔/메틸에틸케톤에 용해된 NBR계 수지(N-34, 니폰 제온) 7중량%, 폴리우레탄 바인더 40중량%(UN5500, 네가미), 아크릴 바인더 28중량%(알킬메타아크릴레이트 수지, 중량평균분자량 90,000g/mol, 산가 2 KOHmg/mg, MMA, BA, 시클로헥실메타아크릴레이트 공중합체)가 사용되었고, 경화부로 우레탄 아크릴레이트(UN5507, 네가미) 12중량%, 반응성 모노머로서 2-히드록시에틸 (메타)아크릴레이트 7.5중량%, 도전성 입자로서 3㎛크기의 도전성 입자(Sekisui사)를 절연화 처리한 입자 3중량%를 사용하였다. 경화형 개시제로 라우릴 퍼옥시드 2.5중량%를 사용하였다. 제조된 도전성 접착층의 용융 점도는 100℃에서 4000Pa.s이었다. 상기 용융점도는 승온속도 10℃/min, 스트레인 5%, 프리퀀시 1rad/s로 30~180℃ 구간을 측정하여 100℃에서의 값을 확인하며, 패러럴 플레이트 및 알루미늄 디스포져블 플레이트 (직경 8mm)를 사용하여 얻었다.(모델명 ARES G2, 제조사 TA Instruments)
제조예 2:절연성 접착층 제조
바인더부로 30 부피%의 톨루엔/메틸에틸케톤에 용해된 NBR계 수지(N-34, 니폰 제온) 7중량%, 폴리우레탄 바인더 20중량%(UN5500, 네가미), 아크릴 바인더 9중량%(AOF-7000, 애경화학)가 사용되었고, 경화부로 우레탄 아크릴레이트(NPC7007, 나눅스) 56중량%, 반응성 모노머로서 2-히드록시에틸 (메타)아크릴레이트 5.5중량%, 열경화형 개시제로 라우릴 퍼옥시드 2.5중량%를 사용하였다. 제조된 절연성 접착층의 용융 점도는 100℃에서 400Pa.s이었다. 용융 점도는 상기 제조예 1과 동일한 방법으로 측정하였다.
제조예 3:도전성 접착층 제조
상기 제조예 1에서 폴리우레탄 바인더 36중량%, 아크릴 바인더 20중량%, 및 우레탄 아크릴레이트 24중량%를 사용한 것을 제외하고는 동일한 방법으로 도전성 접착층을 제조하였다. 제조된 도전성 접착층의 용융 점도는 100℃에서 2000Pa.s이었다. 용융 점도는 상기 제조예 1과 동일한 방법으로 측정하였다.
제조예 4:도전성 접착층 제조
상기 제조예 1에서 폴리우레탄 바인더 20중량%, 아크릴 바인더 15중량%, 및 우레탄 아크릴레이트 45중량%를 사용한 것을 제외하고는 동일한 방법으로 도전성 접착층을 제조하였다. 제조된 도전성 접착층의 용융 점도는 100℃에서 600Pa.s이었다. 용융 점도는 상기 제조예 1과 동일한 방법으로 측정하였다.
제조예 5:절연성 접착층 제조
상기 제조예 2에서 폴리우레탄 바인더 20중량%, 아크릴 바인더 20중량%, 및 우레탄 아크릴레이트 45중량%를 사용한 것을 제외하고는 동일한 방법으로 도전성 접착층을 제조하였다. 제조된 절연성 접착층의 용융 점도는 100℃에서 1200Pa.s이었다. 용융 점도는 상기 제조예 1과 동일한 방법으로 측정하였다.
실시예 1-2:이방 도전성 필름의 제조
상기 제조예 1-3에서 제조한 절연성 접착층과 도전성 접착층을 사용하고 기재필름인 폴리에틸렌테레프탈레이트 필름 위에, 도전성 접착층, 절연성 접착층의 순서(도 2의 구조)대로 적층하여 이방 도전성 필름을 제조하였다.
비교예 1:이방 도전성 필름의 제조
상기 제조예 1-2에서 제조한 절연성 접착층과 도전성 접착층을 사용하고 기재필름인 폴리에틸렌테레프탈레이트 필름 위에, 절연성 접착층, 도전성 접착층의 순서(도 1의 구조)대로 적층하여 이방 도전성 필름을 제조하였다.
비교예 2:이방 도전성 필름의 제조
상기 제조예 4,5에서 제조한 절연성 접착층과 도전성 접착층을 사용하고 기재필름인 폴리에틸렌테레프탈레이트 필름 위에, 도전성 접착층, 절연성 접착층의 순서(도 2의 구조)대로 적층하여 이방 도전성 필름을 제조하였다.
상기 실시예 1-2와 비교예 1-2에서 제조한 이방 도전성 필름의 상세 내용은 하기 표 1과 같다.

실험예:이방 도전성 필름의 물성 측정
상기 실시예와 비교예에서 제조한 이방 도전성 필름의 물성을 하기 표 2와 같이 측정하고 그 결과를 하기 표 2에 나타내었다.
<물성 측정 방법>
1.접착력: 상기 제조한 이방 도전성 필름을 메탈 전극 유리(Mo/Al/Mo 구조, 삼성전자)와 COF(삼성전자)를 이용하여 실측온도 185℃에서 4초간 본딩 후 UTM을 이용 90도 peel strength 측정하였다.
2. 유효 입자: 상기 제조한 이방 도전성 필름을 메탈 전극 유리(Mo/Al/Mo 구조, 삼성전자)와 COF(삼성전자)를 이용하여 실측온도 185℃에서 4초간 본딩 후 현미경으로 전극 부위를 30군데 찍은 후 전극 위의 압흔 수를 평균내어 계산하였다.
3. 외관: 상기 제조한 이방 도전성 필름을 메탈 전극 유리(Mo/Al/Mo 구조, 삼성전자)와 COF(삼성전자)를 이용하여 실측온도 185℃에서 4초간 본딩 후 현미경으로 관찰하여 외관을 관능적으로 확인하였다.
4. 신뢰성: 상기 제조한 이방 도전성 필름을 메탈 전극 유리(Mo/Al/Mo 구조, 삼성전자)와 COF(삼성전자)를 이용하여 실측온도 185℃에서 4초간 본딩 후 85℃/85RH 챔버에 250시간 방치 후 측정 외관을 3번과 같은 방법으로 측정하였다.
5. 가압착: 상기 제조한 이방 도전성 필름을 25℃에서 1시간 방치시킨 후, 메탈 전극 유리(Mo/Al/Mo 구조, 삼성전자)와 COF(삼성전자)를 이용하여 50, 60, 70 및 80℃, 1MPa, 1초의 가압착 조건에서 평가하였고, 30분 방치한 후 기재 필름이 쉽게 제거되면 가압 가능, 일부가 기재 필름에 딸려 오거나 글래스 면에서 뜰 경우 가압 불가로 표시하였다.

상기 표 2에서 살핀 바와 같이, 기존의 기재 필름-절연성 접착층-도전성 접착층의 순서대로 적층된 비교예 1의 필름은 50-80℃의 가압착 조건에서 기재 필름이 쉽게 제거되지 않았다. 또한, 본 발명의 용융 점도의 비율을 벗어난 비교예 2는 절연성 접착제 층의 용융점도가 높을 경우 가압성이 나빠지며 본딩 후 유효입자 개수, 접착력 및 신뢰성이 매우 나빠졌다.
본 발명에 따른 이방 전도성 필름은 회로 단자와 접속하는 도전성 입자의 유효 개수는 유지하면서 가압착 공정시 이형 필름 제거가 용이하므로 평판 디스플레이 분야의 회로 접속, 반도체 분야의 부품 실장 등에 유용하게 적용될 수 있다.

Claims (15)

  1. 기재필름, 상기 기재필름 위에 형성된 도전성 접착층, 및 상기 도전성 접착층 위에 형성된 절연성 접착층을 포함하는 이방 도전성 필름으로서, 상기 절연성 접착층의 100℃에서의 용융 점도보다 상기 도전성 접착층의 100℃에서의 용융 점도가 더 큰 이방 도전성 필름.
  2. 제1항에 있어서, 상기 절연성 접착층의 100℃에서의 용융 점도에 대한 상기 도전성 접착층의 용융 점도의 비율이 2 ~ 100인 것을 특징으로 하는 이방 도전성 필름.
  3. 제2항에 있어서, 상기 비율은 5 ~ 50인 것을 특징으로 하는 이방 도전성 필름.
  4. 제1항에 있어서, 상기 절연성 접착층의 100℃에서의 용융 점도는 10-1000 Pa.s인 것을 특징으로 하는 이방 도전성 필름.
  5. 제1항에 있어서, 상기 도전성 접착층의 100℃에서의 용융 점도는 50-100,000 Pa.s인 것을 특징으로 하는 이방 도전성 필름.
  6. 제1항에 있어서, 상기 도전성 접착층 또는 절연성 접착층은 바인더부, 경화부 및 열경화제를 포함하고, 상기 바인더부로 NBR(nitrile butadiene rubber)계 수지; 아크릴계 수지; 및 폴리우레탄계 수지를 포함하고, 상기 경화부로 우레탄 아크릴레이트 및 (메타)아크릴레이트 단량체를 포함하는 것을 특징으로 하는 이방 도전성 필름.
  7. 제6항에 있어서, 상기 도전성 접착층에서 상기 바인더부는 45-80중량%, 상기 경화부는 15-40중량%로 포함되는 것을 특징으로 하는 이방 도전성 필름.
  8. 제6항에 있어서, 상기 도전성 접착층은 도전성 입자를 더 포함하는 것을 특징으로 하는 이방 도전성 필름.
  9. 제8항에 있어서, 상기 도전성 접착층에서 상기 바인더부는 45 내지 80중량%, 상기 경화부는 15 내지 40중량%, 열경화제는 0.5-5중량%, 도전성 입자는 1-30중량%로 포함되는 것을 특징으로 하는 이방 도전성 필름.
  10. 제6항에 있어서, 상기 도전성 접착층 중 고형분 기준으로 바인더부는 NBR계 수지 0-40중량, 아크릴계 수지 30-70중량% 및 폴리우레탄계 수지 30-70중량%를 포함하는 것을 특징으로 하는 이방 도전성 필름.
  11. 제6항에 있어서, 상기 절연성 접착층 중 고형분 기준으로 바인더부는 20 내지 60중량%, 경화부 35 내지 75 중량% 및 열경화제 0.5-5중량%로 포함되는 것을 특징으로 하는 이방 도전성 필름.
  12. 제7항에 있어서, 상기 절연성 접착층 중 고형분 기준으로 바인더부는 NBR계 수지 0-25중량%, 아크릴계 수지 10-60중량%, 폴리우레탄계 수지 15-90중량%포함하는 것을 특징으로 하는 이방 도전성 필름.
  13. 기재필름 위에 도전성 접착층을 적층하고 상기 도전성 접착층 위에 절연성 접착층을 적층하는 단계를 포함하고, 상기 절연성 접착층의 100℃에서의 용융 점도보다 상기 도전성 접착층의 100℃에서의 용융 점도가 더 큰 이방 도전성 필름의 제조 방법.
  14. 제13항에 있어서, 상기 절연성 접착층의 100℃에서의 용융 점도에 대한 상기 도전성 접착층의 용융 점도의 비율이 2 ~ 100인 것을 특징으로 하는 이방 도전성 필름의 제조 방법.
  15. 절연성 접착층과 제1 회로 단자부가 접하도록 제1항 내지 제14항 중 어느 한 항의 이방 전도성 필름을 가압착한 후, 기재 필름을 제거하고, 도전성 접착층과 제2 회로 단자부가 접하도록 본압착하여 제1 회로 단자부와 제2 회로 단자부를 접속할 수 있는 회로 단자 압착방법.
