 例えば特許文献1~4に、配線板及びその製造方法が開示されている。これらの配線板は、絶縁基板と、絶縁基板に接続された複数の配線基板と、を備える。

 特許文献1~4に記載の配線板及びその製造方法は、材料の消費などが大きいため、製造コストが高いと考えられる。
 本発明は、こうした実情に鑑みてなされたものであり、製造コストを削減することができる配線板及びその製造方法を提供することを目的とする。また、本発明は、材料の消費を軽減することを他の目的とする。また、本発明は、配線板の歩留まり又は製品取り数を向上することを他の目的とする。
 本発明の第1の観点に係る配線板は、導体パターンを有する配線基板と、前記配線基板と並んで配置された絶縁基板と、前記導体パターンに電気的に接続されためっきによる導体が形成されたバイアホールを有し、前記絶縁基板と前記配線基板の境界部を被覆するように、前記絶縁基板から前記配線基板に連続して延設された絶縁層と、からなる配線板において、前記絶縁基板と前記配線基板との境界部には、前記絶縁層を構成する絶縁材料が充填されている。
 本発明の第2の観点に係る配線板の製造方法は、絶縁材料からなる絶縁基板と、配線層を有する配線基板とを、水平に配置することと、前記絶縁基板及び前記配線基板の境界部を被覆して絶縁層を配置することと、前記絶縁基板と前記配線基板との境界部に、前記絶縁層を構成する前記絶縁材料を充填することと、前記絶縁層にバイアホールを形成し、さらに該バイアホールにめっきにより導体を形成することと、前記バイアホールに形成された前記導体と前記配線層とを、電気的に接続することと、を含む。
 本発明によれば、例えば最外層を形成する前に不良基板を取り除くことで、材料の消費を軽減することができる。また、例えば絶縁基板及び配線基板を、それぞれ異なる製造パネルを用いて別々に製造することで、配線板の歩留まり又は製品取り数を向上することができる。さらに、材料の消費を軽減し、あるいは配線板の歩留まり又は製品取り数を向上することで、製造コストを削減することができる。

 以下、本発明を具体化した一実施形態について、図面を参照しつつ詳細に説明する。
 本実施形態に係る配線板10は、例えば図1Aにその外観を、図1Bにその内部構造を、それぞれ示すように、フレームとしての絶縁基板11と、配線基板12a、12b、12c、12d、12e、12fと、を有する。絶縁基板11及び配線基板12a~12f、また配線基板12a~12f同士は、それぞれ境界部R1、R2を介して水平に配置される。さらに、絶縁基板11及び配線基板12a~12fの表裏には、それぞれ第6、第5の絶縁層313、311が形成されている。なお、図1Bは、第5及び第6の絶縁層311及び313を割愛して、配線板10の内部構造を示す図である。
 絶縁基板11は、例えばガラスエポキシ樹脂等からなる絶縁基板である。詳しくは、図1A及び図1Bに示されるように、絶縁基板11は、配線基板12a~12fを囲む方形状の枠である。配線基板12a~12fは、絶縁基板11の内側に配置されている。なお、絶縁基板11の形状は任意である。例えば円形状、楕円形状、又は一列に配置された配線基板を挟む2本の細長い棒状であってもよい。
 配線基板12a~12fは、矩形状のリジッド基板である。ただし、配線基板12a~12fの形状は任意であり、例えば平行四辺形、円形、楕円形等であってもよい。なお、配線基板12a~12f同士は、互いに電気的に接続されていない。
 配線基板12a~12fは、図2にその断面構造を示すように、いわゆるビルドアップ多層プリント配線板である。すなわち、配線基板12a~12fは、リジッド基材112と、第1及び第2の絶縁層111及び113と、第3及び第4の絶縁層114及び115と、が積層されて構成されている。
 リジッド基材112は、例えばリジッド絶縁材料からなる。具体的には、リジッド基材112は、例えば「50~150μm」、望ましくは「100μm」程度の厚さのガラスエポキシ樹脂等から構成される。
 リジッド基材112の表裏には、例えば硬化したプリプレグからなる第1~第4の絶縁層111、113~115、例えば銅からなる配線層122a、122b、121、123~125、及びバイアホール(層間接続部)131、133~135が形成されている。バイアホール131、133~135は、例えば銅からなる導体141、143~145が充填され、各配線層間を電気的に接続する。また、リジッド基材112には、スルーホール132が形成されている。スルーホール132は、例えば銅等の導体142がスルーホールめっきされ、リジッド基材112の表裏の配線層122a及び122bを電気的に接続する。
 より詳しくは、リジッド基材112の表裏各面に、それぞれ配線層122b、122aが形成され、これら配線層122a、122bが、それぞれバイアホール131、133及び導体141、143を介して、それぞれ上層の配線層121、123に電気的に接続されている。さらに、配線層121、123は、バイアホール134、135及び導体144、145を介して、それぞれ上層の配線層124、125に電気的に接続されている。
 絶縁基板11及び配線基板12a~12fの表裏には、例えば図3(図1AのA-A断面図)に示すように、それぞれ第6、第5の絶縁層313、311が形成されている。第5及び第6の絶縁層311及び313は、絶縁基板11及び配線基板12a~12fの境界部R1、並びに配線基板12a~12f同士の境界部R2(図1A及び図1B参照)を被覆して配置される。また、第5及び第6の絶縁層311及び313は、絶縁基板11から連続して配線基板12a~12fに延設されている。
 第5、第6の絶縁層311、313には、それぞれバイアホール331、333が形成されている。バイアホール331、333には、例えば銅からなる導体341、343が形成される。そして、導体341、343は、それぞれ配線基板12a~12fの配線層124、125と電気的に接続される。なお、配線基板12a~12f同士は、互いに電気的に接続されない。
 第5及び第6の絶縁層311及び313は、例えば硬化したプリプレグ等のリジッド絶縁材料からなる。なお、第1~第6の絶縁層111、113~115、311、313のプリプレグは、ローフロー特性を有する樹脂を含むことが望ましい。このようなプリプレグは、エポキシ樹脂をガラスクロスに含侵させた後に樹脂を熱硬化させるなどして、予め硬化度を進めておくことで製造することができる。また、ガラスクロスに粘度の高い樹脂を含侵させたり、ガラスクロスに無機フィラー(例えばシリカフィラー)を含む樹脂を含侵させたり、ガラスクロスの樹脂含侵量を減らしたりしてもよい。また、プリプレグに代えて、RCF(Resin Coated cupper Foil)等を用いてもよい。
 絶縁基板11と配線基板12a~12fとの間、及び配線基板12a~12f間には、第5及び第6の絶縁層311及び313からしみ出した(流出した)絶縁性の樹脂21a~21cが充填されている。これにより、配線基板12a~12fが、所定の位置に固定される。したがって、絶縁基板11と配線基板12a~12fとを連結するためのブリッジ等は不要である。また、第5及び第6の絶縁層311及び313からしみ出した樹脂21a~21cを利用するため、接着剤等も不要である。
 配線板10を製造する場合には、まず、例えば図4に示すように、作業者が、製造パネル100に、配線基板12a~12fを製造する。製造パネル100は、配線基板12a~12fをはじめ、互いに同一の構造(図2に示す構造)を有する配線基板だけが製造される専用の製造パネルである。
 本実施形態の製造方法は、絶縁基板11とは別に、配線基板12a~12fを製造する。このため、より多くの配線基板12a~12fを製造パネル100に製造することが可能になり、歩留まりや製品取り数を向上することができる。
 配線基板12a~12fの製造において、作業者は、まず、図5Aに示すように、複数の製品に共通する材料を、例えばレーザ等により切断して、所定の形状及び大きさのリジッド基材112を用意する。
 続けて、例えば所定の前処理の後、例えばCOレーザ加工装置からCOレーザを照射することにより、図5Bに示すように、スルーホール132を形成する。
 続けて、デスミア(スミア除去)、ソフトエッチをした後、PNめっき(例えば化学銅めっき及び電気銅めっき)する。これにより、スルーホール132内も含め、リジッド基材112全体の表面に導体膜が形成される。続けて、例えばハーフエッチにより、所定の厚さまでその導体膜を薄くした後、例えば所定のリソグラフィ工程(前処理、ラミネート、露光、現像、エッチング、剥膜、内層検査等)を経ることにより、その導体膜を、図5Cに示すようにパターニングする。これにより、配線層122a及び122b、並びに導体142が形成される。
 続けて、例えば図6Aに示すように、配線板の表裏に、それぞれ第2、第1の絶縁層113、111を配置する。そして、それらを加圧プレス(例えばホットプレス)する。その後、例えば加熱処理等により樹脂を硬化して、第1及び第2の絶縁層111及び113を固化する。続けて、所定の前処理の後、図6Bに示すように、例えばレーザにより、第1の絶縁層111にバイアホール131を、また第2の絶縁層113にバイアホール133を、それぞれ形成する。そして、デスミア(スミア除去)、ソフトエッチをした後、PNめっき(例えば化学銅めっき及び電気銅めっき)する。これにより、バイアホール131及び133を含めた配線板の全面に導体膜が形成される。続けて、例えばハーフエッチにより、所定の厚さまで配線板表面の導体膜を薄くした後、例えば所定のリソグラフィ工程(前処理、ラミネート、露光、現像、エッチング、剥膜、内層検査等)を経ることにより、その導体膜を、例えば図6Cに示すようにパターニングする。これにより、導体141及び143、並びに配線層121及び123が形成される。その後、配線層121及び123の表面を処理して粗化面を形成する。なお、配線層121及び123は、導電ペースト(例えば導電粒子入り熱硬化樹脂)を、例えばスクリーン印刷法で印刷することによっても形成することができる。
 続けて、例えば図7Aに示すように、配線板の表裏に、それぞれ第4、第3の絶縁層115、114を配置する。そして、それらを加圧プレス(例えばホットプレス)する。その後、例えば加熱処理等により樹脂を硬化して、第3及び第4の絶縁層114及び115を固化する。続けて、所定の前処理の後、図7Bに示すように、例えばレーザにより、第3の絶縁層114にバイアホール134を、また第4の絶縁層115にバイアホール135を、それぞれ形成する。さらに、図6Cの工程と同様の工程を経て、先の図2に示したような導体144及び145、並びに配線層124及び125を形成する。こうして、先の図4に示したように、製造パネル100に、配線基板12a~12fが製造される。
 また、こうした配線基板12a~12fを製造する前又は後に、作業者は、絶縁基板11を製造する。具体的には、図8に示すように、複数の製品に共通する材料(製造パネル200)を、例えばレーザ等により切断して、所定の形状及び大きさの絶縁基板11を製造する。これにより、絶縁基板11として、図9に示すような方形状の枠が得られる。このように、配線基板12a~12fとは別に、絶縁基板11を製造することで、絶縁基板11に不要な積層体が形成されない。したがって、導体材料や絶縁材料等の消費を軽減することができる。さらにその結果、製造コストを削減することができる。
 次に、製造パネル100から配線基板12a~12fをそれぞれ切り取って、図10に示すように、絶縁基板11の内側に配置する。なお、製造パネル100から配線基板12a~12fを切り取る前に、それら配線基板12a~12f等について通電検査等を行う。これによって、不良基板を取り除き、良基板のみを使用する。すなわち、良基板だけが、絶縁基板11の内側に配置される。
 本実施形態の製造方法は、最外層を形成する前に、すなわちより早期に、不良基板を発見し、不良基板を取り除くことができる。したがって、不良基板が生じた場合における材料の消費を軽減することができる。さらにその結果、製造コストを削減することができる。
 また、最外層を形成する前に配線基板12a~12fの位置決めをすることで、容易に高い精度のアライメントをすることができる。
 続けて、例えば図11Aに示すように、配線基板12a~12f(図11A~図11Dには12a、12bのみ図示)及び絶縁基板11の表裏に、それぞれ第6、第5の絶縁層313、311を配置する。そして、図11Bに示すように、それらを加圧プレス(例えばホットプレス)する。これにより、第5及び第6の絶縁層311及び313から、それぞれ樹脂21a~21cを押し出す。すなわち、このプレスにより、第5及び第6の絶縁層311及び313を構成する各プリプレグから、樹脂21a~21c(絶縁材料)がしみ出して(流出して)、絶縁基板11と配線基板12a~12fとの境界部R1、及び配線基板12a~12f同士の境界部R2に、それぞれその樹脂21a~21cが充填される。このとき、絶縁基板11及び配線基板12a~12fの表裏両面に、第6、第5の絶縁層313、311が形成されていることで、両面から樹脂21a~21cが充填される。その後、例えば加熱処理等により樹脂を硬化して、第5及び第6の絶縁層311及び313を固化する。
 続けて、所定の前処理の後、図11Cに示すように、例えばレーザにより、第5の絶縁層311にバイアホール331を、また第6の絶縁層313にバイアホール333を、それぞれ形成する。そして、デスミア(スミア除去)、ソフトエッチをした後、PNめっき(例えば化学銅めっき及び電気銅めっき)する。これにより、バイアホール331及び333を含めた配線板の全面に導体膜が形成される。続けて、例えばハーフエッチにより、所定の厚さまで配線板表面の導体膜を薄くした後、例えば所定のリソグラフィ工程(前処理、ラミネート、露光、現像、エッチング、剥膜、内層検査等)を経ることにより、その導体膜を、例えば図11Dに示すようにパターニングする。これにより、導体341及び343、並びに配線層321及び323が形成される。
 その後、例えば図12に示すように、例えばルーターにより、配線板の外形加工をする。この外形加工は、例えば図中の切取線L1のように、絶縁基板11の枠の幅の範囲で、配線板を所定の形状(例えば方形状)に加工する。
 こうして、先の図3に示したような配線板10が製造される。すなわち、配線板10では、第5及び第6の絶縁層311及び313、並びに配線層321及び323が最外層となる。
 以上、本発明の実施形態に係る配線板及びその製造方法について説明したが、本発明は、上記実施形態に限定されるものではない。
 上記実施形態では、配線基板12a~12f同士を電気的に接続しなかったが、これに限定されない。例えば用途等に応じて、配線基板12a~12f同士を電気的に接続してもよい。
 配線基板12a~12fは、図2に示したものに限定されない。例えばフレキシブル配線板であってもよい。また、例えば図13Aに示すような、フレキシブル部101aと、リジッド部101b及び101cと、を有するフレックスリジッド配線基板101であってもよい。また、例えば図13Bに示すような、電子部品102aを内蔵する配線基板102であってもよい。また、例えば図13Cに示すような、表面にキャビティ103aが形成された配線基板103であってもよい。また、図14(図3に対応した断面図)に示すように、コアの片面のみに配線層や絶縁層を積層した片面配線基板104a、104bであってもよい。
 上記実施形態において、各層の材質、サイズ、層数等も、任意に変更可能である。
 例えば上記実施形態では、絶縁基板11及び配線基板12a~12fの表裏に、それぞれ単層の絶縁層、すなわち第6、第5の絶縁層313、311を形成したが、これに限定されない。例えば図15に示すように、絶縁基板11及び配線基板12a~12fの表裏に、それぞれ異なる材料からなる複数層の絶縁層、すなわち第6及び第8の絶縁層313及び315、第5及び第7の絶縁層311及び314を形成してもよい。
 また、上記実施形態では、6つの配線基板12a~12fを備える配線板10を例示したが、配線基板の数は、任意である。すなわち、例えば1つでも、2~5つでも、7つ以上でもよい。
 上記実施形態の工程は、本発明の趣旨を逸脱しない範囲において任意に順序を変更することができる。また、用途等に応じて、必要ない工程を割愛してもよい。
 以上、本発明の実施形態について説明したが、設計上の都合やその他の要因によって必要となる様々な修正や組み合わせは、「請求項」に記載されている発明や「発明を実施するための形態」に記載されている具体例に対応する発明の範囲に含まれると理解されるべきである。
 本発明の配線板は、電気回路の形成に適している。また、本発明の配線板の製造方法は、配線板の製造に適している。

Claims (12)

  1.  導体パターンを有する配線基板と、
     前記配線基板と並んで配置された絶縁基板と、
     前記導体パターンに電気的に接続されためっきによる導体が形成されたバイアホールを有し、前記絶縁基板と前記配線基板の境界部を被覆するように、前記絶縁基板から前記配線基板に連続して延設された絶縁層と、
     からなる配線板において、
     前記絶縁基板と前記配線基板との境界部には、前記絶縁層を構成する絶縁材料が充填されている、
     ことを特徴とする配線板。
  2.  前記絶縁層は、樹脂を含み、
     前記絶縁材料は、前記絶縁層から流出した前記樹脂である、
     ことを特徴とする請求項1に記載の配線板。
  3.  前記絶縁層は、前記絶縁基板及び前記配線基板の両面に形成される、
     ことを特徴とする請求項1に記載の配線板。
  4.  前記配線基板を、複数備える、
     ことを特徴とする請求項1に記載の配線板。
  5.  前記配線基板同士は、互いに電気的に接続されない、
     ことを特徴とする請求項4に記載の配線板。
  6.  前記絶縁層は、複数の絶縁材料からなる、
     ことを特徴とする請求項1に記載の配線板。
  7.  前記絶縁層は、前記配線板の絶縁層の一部を構成する、
     ことを特徴とする請求項1に記載の配線板。
  8.  絶縁材料からなる絶縁基板と、配線層を有する配線基板とを、水平に配置することと、
     前記絶縁基板及び前記配線基板の境界部を被覆して絶縁層を配置することと、
     前記絶縁基板と前記配線基板との境界部に、前記絶縁層を構成する前記絶縁材料を充填することと、
     前記絶縁層にバイアホールを形成し、さらに該バイアホールにめっきにより導体を形成することと、
     前記バイアホールに形成された前記導体と前記配線層とを、電気的に接続することと、
     を含む、
     ことを特徴とする配線板の製造方法。
  9.  外形加工を行うことをさらに含む、
     ことを特徴とする請求項8に記載の配線板の製造方法。
  10.  前記絶縁層は、前記絶縁材料としての樹脂を含み、
     前記絶縁層をプレスすることにより、前記絶縁層から前記樹脂を押し出して、前記絶縁基板と前記配線基板との間に充填する、
     ことを特徴とする請求項8に記載の配線板の製造方法。
  11.  前記絶縁基板及び前記配線基板を、それぞれ異なる製造パネルを用いて製造することをさらに含む、
     ことを特徴とする請求項8に記載の配線板の製造方法。
  12.  前記外形加工はルーター加工である、
     ことを特徴とする請求項9に記載の配線板の製造方法。
