Abstract

 波長200nm以下の露光光が適用されるフォトマスク(100)を作製するために用いられるフォトマスクブランクである。フォトマスクブランクは、透光性基板(1)と、該透光性基板上に形成された遮光膜(10)とを備える。遮光膜は、遷移金属及びシリコンを含む遮光層(12)と、該遮光層の上に接して形成され、酸素及び窒素のうち少なくとも一方を含む材料からなる表面反射防止層(13)とを有する。遮光膜は、露光光に対する表面反射率が所定値以下であり、かつ、表面反射防止層の膜厚が2nmの範囲で変動した場合において、露光波長における表面反射率をその変動幅が2%以内となるように制御できる特性を有する。この特性が得られるような屈折率n及び消衰係数kを有する表面反射防止層の材料を選定する。

Description

フォトマスクブランク、フォトマスク及びその製造方法
 本発明は、半導体デバイス等の製造において使用されるフォトマスクブランク、フォトマスク及びその製造方法等に関する。
 半導体デバイス等の微細化は、性能、機能の向上(高速動作や低消費電力化等)や低コスト化をもたらす利点があり、微細化はますます加速されている。この微細化を支えているのがリソグラフィ技術であり、転写用マスクは、露光装置、レジスト材料とともにキー技術となっている。
 近年、半導体デバイスの設計仕様でいうハーフピッチ(hp)45nm~32nm世代の開発が進められている。これはArFエキシマレーザー露光光の波長193nmの1/4~1/6に相当している。特にhp45nm以降の世代では従来の位相シフト法、斜入射照明法や瞳フィルター法などの超解像技術(Resolution Enhancement Technology:RET)と光近接効果補正(Optical Proximity Correction : OPC)技術の適用だけでは不十分となってきており、超高NA技術(液浸リソグラフィ)や二重露光法(ダブルパターニング)が必要となってきている。
 通常、透明基板上に、遮光膜のパターンを有するフォトマスクを作成する場合、マスクパターンが形成されたレジスト膜をマスクとして遮光膜をドライエッチングすることでマスクパターンを転写する。この際、レジスト膜もエッチングされて消費される。マスクパターンを遮光膜に転写したときの解像性を向上させるには、ドライエッチングを行った後のレジスト膜が所定膜厚以上、残存する必要がある。しかし、レジスト膜の膜厚を厚くすると、レジストパターンの倒れの問題が発生するため、膜厚を厚くすることは望ましくない。
 遮光膜に転写したときの解像性を向上させるには、遮光膜の薄膜化が有効である。しかし、遮光膜を薄膜化すると、OD値(光学濃度)が減少してしまう。
 特開2007-78807号公報(特許文献1)では、遮光膜の薄膜化を図るため、クロム系材料よりも吸収係数が大きい遷移金属シリサイド材料を適用しており、特にドライエッチング加工性の点からモリブデンシリサイドが好ましいとしている。これにより、遮光膜の膜厚を従来よりも薄くすることができている。
 ところで、通常、マスクブランクの遮光膜は、表面反射防止層と遮光層の少なくとも2層構造、あるいは、表面反射防止層と遮光層と裏面反射防止層の3層構造となっている。表面反射防止層は、フォトマスク作製直後の段階の膜厚で、露光光に対する表面反射率が最適になるように膜設計がなされている。
 しかし、フォトマスク作製後、フォトマスク洗浄(オゾン水洗浄等)を繰り返す過程で、表面反射防止層の膜減りが発生することは避けられない。従来、表面反射防止層の膜減りによる、表面反射率の変動については、あまり考慮されていない。特に、表面反射防止層にモリブデンシリサイド系材料を適用した場合、フォトマスク洗浄による膜減りの傾向は顕著であった。
 また、フォトマスクの表面反射率は、表面反射防止層の特性(パラメータ)が最も影響を与える。表面反射防止層の膜厚の変動は、表面反射率に影響を与えやすい。マスクブランクの製造プロセスにおいて、表面反射防止層を成膜する工程では、設計された膜厚通りに成膜するが、表面反射防止層の膜厚が、10nm~20nm程度と薄いため、設計膜厚通りに成膜することは難しく、設計膜厚から1nm程度の膜厚差が生じることがある。
 膜厚による表面反射率の変動幅について考慮せずに膜設計を行った場合、上記のように、表面反射防止層の膜厚が設計値からずれたときに、表面反射率が上昇してしまうという問題があった。
 本発明は、表面反射防止層の膜厚の変動に対する表面反射率の変動幅を小さく制御できる遮光膜を備えるフォトマスクブランクの提供を目的とする。
 本発明の様々な態様について以下に説明する。
(態様1)
 波長200nm以下の露光光が適用されるフォトマスクを作製するために用いられるフォトマスクブランクであって、前記フォトマスクブランクは、透光性基板と、該透光性基板上に形成された遮光膜とを備え、前記遮光膜は、遷移金属及びシリコンを含む遮光層と、該遮光層の上に接して形成され、酸素及び窒素のうち少なくとも一方を含む材料からなる表面反射防止層とを有し、前記遮光膜は、露光光に対する表面反射率が所定値以下であり、かつ、表面反射防止層の膜厚が2nmの範囲で変動した場合において、露光波長における表面反射率をその変動幅が2%以内となるように制御できる特性を有し、前記特性が得られるような屈折率n及び消衰係数kを有する表面反射防止層の材料を選定してなることを特徴とするフォトマスクブランク。
(態様2)
 表面反射防止層は、屈折率nが1.5より大きく3.0以下、消衰係数kが0.3以上1.5以下であることを特徴とする態様1記載のフォトマスクブランク。
(態様3)
 前記遮光膜の露光波長における表面反射率は25%以下であることを特徴とする態様1または2のいずれかに記載のフォトマスクブランク。
(態様4)
 表面反射防止層の膜厚は、20nm以下であることを特徴とする態様1から3のいずれかに記載のフォトマスクブランク。
(態様5)
 前記遮光層は、実質的にモリブデン及びシリコンからなる材料、又は実質的にモリブデン、シリコン及び窒素からなる材料で形成されることを特徴とする態様1から4のいずれかに記載のフォトマスクブランク。

 本発明によれば、マスクブランク製造時の成膜工程での表面反射防止層の設計膜厚からの成膜誤差による膜厚変動や、マスクブランクからフォトマスク作製後におけるマスク洗浄等で膜厚が減少した場合においても、表面反射防止層の膜厚の変動に対する表面反射率の変動幅を小さく制御できる遮光膜を備えるフォトマスクブランクを提供できる。

 以下、本発明の実施形態について説明する。
 本発明の第1の実施形態に係るフォトマスクブランクは、波長200nm以下の露光光が適用されるフォトマスクを作製するために用いられるフォトマスクブランクである。前記フォトマスクブランクは、透光性基板と、該透光性基板上に形成された遮光膜とを備え、前記遮光膜は、遷移金属及びシリコンを含む遮光層と、該遮光層の上に接して形成され、酸素及び窒素のうち少なくとも一方を含む材料からなる表面反射防止層とを有し、前記遮光膜(従って前記表面反射層及び前記遮光層)は、露光光に対する表面反射率が所定値以下であり、かつ、表面反射防止層の膜厚が2nmの範囲(変動幅)で変動した場合において、露光波長における表面反射率をその変動幅が2%以内となるように制御できる特性を有する。
 上記第1の実施形態によれば、表面反射防止層の膜厚の変動に対する表面反射率の変動幅を小さく制御できる遮光膜を備えるフォトマスクブランクを提供できる。このため、フォトマスク作製後、フォトマスク洗浄(オゾン水洗浄等)を繰り返す過程で、膜減りが発生することによって生じる表面反射率の変動(特に表面反射率の上昇)を低く抑えることができる。
 また、表面反射防止層の作製直後の膜厚が設計値からずれて(例えば2nm程度ずれて)しまった場合であっても、設計膜厚からの膜厚差が原因で生じる表面反射率の変動(特に表面反射率の上昇)を低く抑えることができる。
 上記第1の実施形態においては、前記遮光膜(従って前記表面反射防止層及び前記遮光層)は、表面反射防止層の膜厚の変動に対する表面反射率の変動が1%/nmである特性を有する。
 また、本発明の第2の実施形態に係るフォトマスクブランクも、波長200nm以下の露光光が適用されるフォトマスクを作製するために用いられるフォトマスクブランクである。前記フォトマスクブランクは、透光性基板と、該透光性基板上に形成された遮光膜とを備え、前記遮光膜は、遷移金属及びシリコンを含む遮光層と、該遮光層の上に接して形成され、酸素及び窒素のうち少なくとも一方を含む材料からなる表面反射防止層とを有し、前記遮光膜(従って前記表面反射防止層及び前記遮光層)は、露光光に対する表面反射率が25%以下であり、かつ、表面反射防止層の膜厚が2nmの範囲で変動した場合において、露光波長における表面反射率をその変動幅が3%以内となるように制御できる特性を有する。
 上記第2の実施形態によれば、表面反射防止層の膜厚の変動に対する表面反射率の変動幅を小さく制御できる遮光膜を備えるフォトマスクブランクを提供できる。そして、表面反射率が25%以下と低くした場合には、許容可能な変動幅を3%とすることができる。このため、フォトマスク作製後、フォトマスク洗浄(オゾン水洗浄等)を繰り返す過程で、膜減りが発生することによって生じる表面反射率の変動(特に表面反射率の上昇)を低く抑えることができる。
 また、表面反射防止層の作製直後の膜厚が設計値からずれて(例えば2nm程度ずれて)しまった場合であっても、設計膜厚からの膜厚差が原因で生じる表面反射率の変動(特に表面反射率の上昇)を低く抑えることができる。
 上記第2の実施形態においては、前記遮光膜(従って前記表面反射防止層及び前記遮光層)は、表面反射防止層の膜厚の変動に対する表面反射率の変動が1.5%/nmである特性を有する。
 上記のように、前記遮光膜(従って前記表面反射防止層及び前記遮光層)は、表面反射防止層の膜厚が2nmの範囲(変動幅)で変動した場合において、表面反射率をその変動幅が2%以内又は3%以内となるように制御できる特性を有する。前記表面反射防止層の材料としては、表面反射防止層の膜厚が2nmの範囲で変動した場合において、表面反射率をその変動幅が2%以内又は3%以内となるように制御できるn,kを有するものを選定する。遮光層上に形成された表面反射防止層の膜厚の所定範囲の変動に対して、所定の表面反射率以下であって、所定の表面反射率の変動幅以下となるようなn,kを有する表面反射防止層の材料を選定してもよい。膜厚の所定範囲の変動(成膜の際の設計値に対する変動、マスク作製・使用時の変動)に対しては、所定の表面反射率以下であって、所定の表面反射率の変動幅以下となるようなn,kを有する表面反射防止層の材料を選定してもよい(所定の表面反射率の変動幅以下となるように各層が制御されている)。所定の表面反射率以下であって、膜厚の所定範囲の変動に対して、所定の表面反射率の変動幅以下となるように制御できる特性を有する表面反射防止層の材料(膜厚の変動範囲とnとkの組み合わせ)を選定してもよい。所定の遮光層の材料(nとkの組み合わせ)に対して、表面反射防止層の材料(膜厚の変動範囲とnとkの組み合わせ)を選定してもよい。
 上記のようなn,kの設計思想は、例えば表面反射率を大幅に低減することに重点を置くn,kの設計思想とは異なる。
 表面反射防止層の膜厚の変動幅は、例えば、表面反射防止層の膜厚範囲10nmを超えて20nm以下(更には、10nm以上15nm以下)において、膜厚が2nmの範囲(変動幅)で変動する任意の範囲(例えば、膜厚範囲10nm以上12nm以下、膜厚範囲13nm以上15nm以下、膜厚範囲18nm以上20nm以下など)で選定できる。
 表面-反射防止層の設計膜厚は、上記膜厚範囲内で任意に定めることができるが、例えば、中心値に定めたり、膜減りを考慮して上限値に定めたり、あるいは、成膜の誤差(例えば1nm)を考慮して上限値から成膜誤差の分だけ下限側に定めたり、することができる。
 所定の遮光層に対する表面反射防止層の膜厚と表面反射率との関係を表すグラフ(更にn,kをそれぞれ変化させて得られるグラフ群)において、膜厚の変動に対する表面反射率の変動が小さい箇所(膜厚範囲)、視覚的には前記グラフにおける膜厚(横軸)となす角が小さなフラットな箇所、に対応する表面反射防止層の膜厚の変動範囲とnとkの組み合わせを選定し、使用する。
 例えば、所定の遮光層に対する表面反射防止層の膜厚と表面反射率との関係を表すグラフを、表面反射防止層の屈折率n、消衰係数kを複数変化させて求め、上記で求めたグラフから、膜厚の所定範囲の変動に対して、所定の表面反射率の変動幅以下となるように制御できる特性を有する表面反射防止層の膜厚の変動範囲とnとkの組み合わせを選定し、使用する。
 より具体的には、例えば、最初に遮光層の材料を固定(このとき、遮光層のn,kが決定する)し、次に表面反射防止層のn,kを固定し、表面反射防止層の膜厚と表面反射率との関係を表すグラフAを光学シミュレーションによって求める(例えば図3(グラフ1)のk=1.2)。同様に、nは同じとし、kを変化させてグラフBを求める(例えば図3(グラフ1)のk=0.3、0.6、0.9、1.5、1.8)。グラフBと同様に、nを変化させてグラフCを求める(図3~8(グラフ1~6)のグラフ群)。これらのグラフ群Cから、膜厚の所定範囲の変動に対して、所定の表面反射率の変動幅以下となるように制御できる特性を有する表面反射防止層の材料(表面反射防止層の膜厚の変動範囲とnとkの組み合わせを選定し、これを使用する。このとき、表面反射率の変動幅が最も小さくなる前記組み合わせを選定し、これを使用することができる。
 上記のように、kの変化6種(6段階)とnの変化6種(6段階)の計36種のうち、上記所定の条件を満たすものは特定され、更に、遮光膜全体で所定のOD以上となること等、遮光膜として必要な条件を満たすものにさらに特定され、この中からより好ましい一種を選択することになるので、このような本発明の選択条件を見い出すことは容易なことではない。
 上記第1の実施形態及び第2の実施形態の各々は表面反射率を大幅に低減させることに重点を置く設計思想とは異なる。例えば、2nmの膜減りを想定し、図6(グラフ4)(n=2.36)のk=1.2の曲線における膜厚13nmから15nmの範囲を選定し、これを使用する場合、膜厚がこの範囲で変動しても、表面反射率は21%程度に収まり、表面反射率の変動幅は1%程度に抑制される。上記のように、グラフA、B、又はCを求め、膜厚の所定範囲の変動に対して、所定の表面反射率の変動幅以下となるように制御できる特性を有する表面反射防止層の材料(表面反射防止層の膜厚の変動範囲とnとkの組み合わせ)を選定してもよい。
 なお、上記第1の実施形態及び第2の実施形態の各々では、n,kともに6段階で変化させたときの光学シミュレーションを行って36種のグラフを作成している。n,kをそれぞれより多くの段階で変化させた光学シミュレーションを行ってより多くのグラフを作成して、表面反射防止層の材料を選定すると、材料の選定精度がより向上する。
 表面反射防止層は、屈折率nが1.5より大きく3.0以下、消衰係数kが0.3以上1.5以下であることが好ましい。
 波長200nm以下の露光光(ArFエキシマレーザ露光光等)に対する表面反射率は少なくとも30%以下とすることが一般的である。よって、表面反射防止層は、表面反射率が30%以下であり、かつ、膜厚が2nmの範囲で変動した場合において、表面反射率の変動幅が2%以内になるように制御できる特性を有する表面反射防止層の材料(表面反射防止層の膜厚の変動範囲とnとkの組み合わせ)を選定することが好ましい。図3から図8の各グラフをもとに、上記の条件を満たす表面反射防止層の材料を検討すると、屈折率nが1.5である材料群は条件を多少満たしておらず不適であることがわかる(ただし、1.5を多少上回ると条件を満たす材料群がある。)。また、屈折率nが3.0の材料群までは、条件を満たすものがある。一方、消衰係数kは、0.3の材料群であっても条件を満たすものがある。また、消衰係数kが1.8の材料群では、条件を満たしておらず、1.8を多少下回っても条件を満たさない。消衰係数kが1.5の材料群は、条件を満たすものがある。以上の検討によって、上記の表面反射防止層に適用する材料として好ましい屈折率nおよび消衰係数kの範囲が選定されている。
 なお、遮光層に遷移金属及びシリコン(遷移金属シリサイドを含む)を含む材料を用いているが、適用可能な遷移金属としては、モリブデン、タンタル、タングステン、チタン、クロム、ハフニウム、ニッケル、バナジウム、ジルコニウム、ルテニウム、ロジウム等が挙げられ、シリコンにこれらの中から1種あるいは2種以上を添加するとよい。
 遮光膜の表面反射率は25%以下であることが好ましい。
 表面反射率が30%というのは最低限の数値であり、表面反射防止の実効性をより確実にするためには、露光光に対する表面反射率を25%とすることが望まれる。
 例えば、表面反射率が25%以下の遮光膜であり、表面反射防止層の膜厚の変動幅が2nmの範囲で変動した場合において、表面反射率の変動幅が2%以内となるような表面反射防止層とし、そのような特性を有するn,kである材料を選定する。
 図3から図8の各グラフをもとに、このような条件を満たす表面反射防止層の材料を同様の手法で検討すると、屈折率nが1.8以上3.0以下であり、消衰係数kが0.3以上1.2以下であるものを選定するとよいことがわかる。
 また、表面反射防止層は、屈折率nが1.4以上2.9以下、消衰係数kが0.4以上1.3以下であることが好ましい。
 波長200nm以下の露光光(ArFエキシマレーザ露光光等)に対する表面反射率が25%以下の場合には、膜厚が2nmの範囲で変動した場合において、表面反射率の変動幅が3%以内になるように制御できる特性を有する表面反射防止層の材料(表面反射防止層の膜厚の変動範囲とnとkの組み合わせ)を選定することができる。
 図11から図16の各グラフをもとに、上記の条件を満たす表面反射防止層の材料を検討すると、屈折率nが1.4の材料群では、消衰係数kが0.7~1.0で膜厚が14~20nmの範囲内で条件を満たすものがある。屈折率nが1.7の材料群では、消衰係数kが0.4~1.0で膜厚が13~20nmの範囲内で条件を満たすものがある。屈折率nが2.0の材料群では、消衰係数kが0.4~1.3で膜厚が10~20nmの範囲内で条件を満たすものがある。また、屈折率nが2.31の材料群では、消衰係数kが0.4~1.3で膜厚が8~20nmの範囲内で条件を満たすものがある。屈折率nが2.6の材料群では、消衰係数kが0.4~1.0で膜厚が8~20nmの範囲内で条件を満たすものがある。屈折率が2.9の材料群では、消衰係数kが0.4~1.0で膜厚が8~17nmの範囲内で条件を満たすものがある。
 一方、消衰係数kが0.4の材料群では、屈折率nが1.7~2.9で膜厚が8~20nmの範囲内で条件を満たすものがある。また、消衰係数kが0.7の材料群では、屈折率nが1.4~2.9で膜厚が8~20nmの範囲内で条件を満たすものがある。消衰係数kが1.0の材料群では、屈折率nが1.4~2.9で膜厚が8~20nmの範囲内で条件を満たすものがある。消衰係数kが1.3の材料群では、屈折率nが2.0~2.31で膜厚が15~20nmの範囲内で条件を満たすものがある。消衰係数kが1.6及び1.9の材料群では、条件を満たすものがない。
 以上の検討によって、上記の表面反射防止層に適用する材料として好ましい屈折率nおよび消衰係数kの範囲が選定されている。
 さらに、露光光に対する表面反射率が25%以下の場合には、表面反射防止層の膜厚が2nmの範囲で変動(減膜)した場合において、露光波長における表面反射率の変動幅が2%以内となるように制御できる特性を有するものとすることが好ましい。
 図11から図16の各グラフをもとに、上記の条件を満たす表面反射防止層の材料を検討すると、屈折率nが1.4の材料群では、消衰係数kが1.0で膜厚が17~20nmの範囲内で条件を満たすものがある。屈折率nが1.7の材料群では、消衰係数kが0.7~1.0で膜厚が15~20nmの範囲内で条件を満たすものがある。屈折率nが2.0の材料群では、消衰係数kが0.4~1.3で膜厚が12~20nmの範囲内で条件を満たすものがある。また、屈折率nが2.31の材料群では、消衰係数kが0.4~1.3で膜厚が10~20nmの範囲内で条件を満たすものがある。屈折率nが2.6の材料群では、消衰係数kが0.4~1.0で膜厚が8~20nmの範囲内で条件を満たすものがある。屈折率が2.9の材料群では、消衰係数kが0.4~1.0で膜厚が8~14nmの範囲内で条件を満たすものがある。
 一方、消衰係数kが0.4の材料群では、屈折率nが2.0~2.9で膜厚が8~20nmの範囲内で条件を満たすものがある。また、消衰係数kが0.7の材料群では、屈折率nが1.7~2.9で膜厚が8~20nmの範囲内で条件を満たすものがある。消衰係数kが1.0の材料群では、屈折率nが1.4~2.9で膜厚が8~20nmの範囲内で条件を満たすものがある。消衰係数kが1.3の材料群では、屈折率nが2.0~2.31で膜厚が15~20nmの範囲内で条件を満たすものがある。消衰係数kが1.6及び1.9の材料群では、条件を満たすものがない。
 以上の検討から、上記の条件に該当する表面反射防止層に適用する材料としては、屈折率nが1.4以上2.9以下であり、消衰係数kが0.4以上1.3以下であるものを選定するとよいことがわかる。
 表面反射防止層の膜厚は、20nm以下であることが好ましい。
 所定の表面反射率の変動幅以下を制御することだけであれば、表面反射防止層の膜厚を厚くすることで、かなり広い範囲の材料(非常に広い範囲のnとkの組み合わせ)が適用できる。しかし、表面反射防止層が遮光膜の一部であり、表面反射防止層の消衰係数kは、遮光層の消衰係数kに比べて大幅に低いことから、遮光膜全体の吸収係数に寄与する割合は低く、表面反射防止層の膜厚を厚くしたからといってその分遮光層の膜厚を薄くするというわけにはいかない。以上の観点から、遮光膜の一部を構成する表面反射防止層の膜厚は、20nm以下であることが好ましい。
 表面反射防止層は、層の厚さが10nm以上20nm以下であることが望ましく、12nmから17nmであるとより望ましい。
 遮光層は、実質的にモリブデン及びシリコン(モリブデンシリサイドを含む)からなる材料で形成されることが好ましい。
 また、遮光層は、実質的にモリブデン、シリコン及び窒素からなる材料で形成されることが好ましい。遮光膜の薄膜化の観点から、遮光層には、所定以上のODを持たせる必要があることから、遮光性能の高いモリブデン及びシリコンを含む材料とすることが好ましいからである。
 前記実質的にモリブデン及びシリコンからなる遮光層は、モリブデンの含有量が20原子%以上、40原子%以下であることが好ましい。遮光膜の薄膜化の観点から、遮光層には、所定以上のODを持たせる必要があることから、MoSi膜からなる金属膜とし、Mo含有比率を20at%以上40at%以下とすることが好ましいからである。
 具体的には、図9に示すように、モリブデンの含有量が20原子%以上であると、ΔOD=0.082nm-1@193.4nm以上にできるので好ましい。
 本発明者は、モリブデンの含有量が20原子%以上、40原子%以下であるMoSi膜からなる遮光層は、図9に示すとおり、この範囲外の組成(モリブデンの含有量が20原子%未満、40原子%超)に対し、ArFエキシマレーザー露光光における遮光性が相対的に大きい遮光層が得られること、遮光層の厚さが40nm以下という従来よりも大幅に薄い層の厚さでも所定の遮光性(光学濃度)が得られること、さらに従来と同等の遮光性の表面反射防止層および裏面反射防止層と組み合わせることで、ArFエキシマレーザー露光用フォトマスクの遮光膜として十分な遮光性(光学濃度2.8以上、好ましくは3以上)が得られることを見い出した。
 また、前記実質的にモリブデン、シリコン及び窒素からなる遮光層は、モリブデンの含有量が9原子%以上40原子%以下であることが好ましい。
このモリブデンの含有量が9原子%以上、40原子%以下であるMoSiN膜の場合には、窒素の含有量を調整することによって、単位膜厚当たりの光学濃度が大きく、ArFエキシマレーザー露光光における遮光性が相対的に大きい遮光層が得られること、遮光層の厚さが50nm以下の厚さでも所定の遮光性(光学濃度)が得られること、さらに従来と同等の遮光性を有する表面反射防止層を組み合わせることで、ArFエキシマレーザー露光用フォトマスクの遮光膜として十分な遮光性(光学濃度2.8以上、好ましくは3以上)が得られること、を見い出した。
 上記所定組成の遮光層を用いると、遮光層の薄膜化(遮光膜の薄膜化による転写パターンの薄膜化)によって次の作用効果が得られる。
 1)マスク洗浄時の転写パターン倒れ防止が図られる。 
 2)遮光層の薄膜化によって、転写パターンの側壁高さも低くなることから、特に側壁高さ方向のパターン精度が向上し、CD精度(特にリニアリティ)を高めることができる。 
 3)特に高NA(液浸)世代で使用されるフォトマスクに関しては、シャドーイング対策として、転写パターンを薄くする(転写パターンの側壁高さを低くする)必要があるが、その要求に応えられる。
 モリブデン及びシリコンを含む膜は、モリブデンの含有比率が高いと、耐薬性や耐洗浄性(特に、アルカリ洗浄や温水洗浄)が低下するという問題がある。フォトマスクとして使用する際の必要最低限の耐薬性、耐洗浄性を確保できるモリブデンの含有比率である40原子%以下とすることが好ましい。また、図9でも明らかなようにMoSi膜の遮光性能は、モリブデン含有比率を増やしていくと所定値で頭打ちとなる。モリブデンは、希少金属であることから、コスト面から見てもモリブデン含有比率を40原子%以下とすることが好ましい。
 なお、表面反射防止層の材料に消衰係数kが多少大きなものを選定する場合、表面反射防止層で遮光膜全体のODに対して多少寄与することができる。この場合、遮光層にΔOD=0.08nm-1@193.4nm以上の材料を選定してもよく、MoSi膜からなる遮光膜中のモリブデンの含有量を15原子%以上とすることができる。
 モリブデン及びシリコンからなる遮光層(MoSi膜)は、モリブデンとシリコンとで実質的に構成される遮光層(酸素や窒素などを実質的に含まない金属性の膜、モリブデンシリサイド金属からなる膜を含む)のことをいう。ここで酸素や窒素を実質的に含まないとは、酸素、窒素ともに遮光層中の成分の各5at%未満の場合を包含する。
 遮光性能の観点からは、本来、これらの元素は遮光層中に含まないことが好ましい。しかし、成膜プロセスの段階やフォトマスク製造プロセス等で不純物として混入することが多大にあるので、遮光性能の低下に実質的な影響を与えない範囲で許容している。
 また、MoSi膜からなる遮光層には、上記の特性、作用効果を損なわない範囲で、他の元素(炭素、ホウ素、ヘリウム、水素、アルゴン、キセノン等)を含んでも良い。遮光層は、層の厚さが30nmから40nm未満であることが望ましく、30nmから35nmであるとより望ましい。モリブデン、シリコン及び窒素からなる遮光層(MoSiN膜)は、モリブデンとシリコンと窒素とで実質的に構成される遮光層(モリブデンシリサイド化合物からなる膜を含む)のことをいう。膜に実質的に酸素を含まない場合には、上記MoSi膜と同様の理由で、本発明の作用効果が得られる範囲(遮光層中の酸素成分が5原子%未満)で酸素を含む態様が含まれる。また、MoSiN膜からなる遮光層には、上記の特性、作用効果を損なわない範囲で、他の元素(炭素、ヘリウム、水素、アルゴン、キセノン等)を含んでも良い。
 遮光層に窒素を含む場合には、遮光層に裏面反射防止機能を持たせて、遮光膜を2層構造にすることができる。また、遮光層に窒素を含まないMoSi膜に比べて、遮光層のエッチングレートが遅くすることができる。したがって、MoSi膜からなる遮光層を有する3層構造の遮光膜と比較して、反射防止層と遮光層とのエッチングレート差をなくすことができるので、パターンの断面形状を良好することが可能となる。MoSiN膜における窒素の含有量は、40原子%未満であることが好ましい。窒素の含有量が40原子%未満の場合には、遮光層の膜厚を薄くすることができ、遮光膜を60nm以下とすること可能となる。
 MoSiN膜からなる遮光層は、層の厚さが40nm以上50nm以下であることが望ましい。表面反射防止層は、さらにシリコン(シリサイド化合物を含む)を含有することが好ましい。さらに、表面反射防止層は、モリブデンを含有することが好ましい。表面反射防止層に適用可能な材料としては、モリブデン、タンタル、タングステン、チタン、クロム、ハフニウム、ニッケル、バナジウム、ジルコニウム、ルテニウム、ロジウム等の中から選ばれる1種あるいは2種以上の遷移金属を主成分とする酸化物、窒化物、酸窒化物や、シリコンを主成分とする酸化物、窒化物、酸窒化物、遷移金属シリサイドを主成分とする酸化物、窒化物、酸窒化物等が適用可能である。
 遷移金属及びシリコンを含む遮光層に対して、特に同じシリコンを含有する表面反射防止層とすることで、マスクパターン加工時の特性に優れた遮光膜とすることができ、さらにモリブデン及びシリコンを含む材料とすることでさらに優れた加工特性とすることができる。
 遮光膜は、遮光層の下に接して形成され、酸素及び窒素のうち少なくとも一方とシリコンとを含む(シリサイド化合物を含む)裏面反射防止層を有することが好ましい。このような構成によって、遮光膜の裏面側(透光性基板側)の反射防止が図ることができる。また、遮光膜を構成する表面反射防止層、遮光層、裏面反射防止層の全層がシリコンを主成分とする材料となることから、マスクパターン加工時の特性に優れた遮光膜とすることができる。
 なお、表面反射防止層や裏面反射防止層は、遷移金属及びシリコンと、酸素及び窒素のうちの少なくとも一方とを含む材料(遷移金属シリサイド化合物を含む)としてもよく、遮光層で挙げた遷移金属が適用可能である。
 遮光膜の膜厚は、60nm以下であることが好ましい。表面反射防止層は、モリブデン及びシリコンと、酸素及び窒素のうちの少なくとも一方とを含み、モリブデンを0原子%超、10原子%以下含有していることが好ましい。
 本発明者は、Mo含有率が相対的に高い遮光層と、Mo含有率が相対的に低い反射防止層とを組み合わせることによって、光学特性においても耐薬品性においても要求を満たす遮光膜の層構成が作れることを見い出した。
 反射防止層のMo含有率が上記の範囲であると、次の作用効果が得られる。
 1)本発明の範囲外の組成に対して、相対的に、反射防止層の耐薬品性(洗浄耐性)に優れる。 
 2)本発明の範囲外の組成に対して、相対的に、反射防止層の熱処理耐性に優れる。具体的には、Mo含有率が上記の範囲内である反射防止層は、加熱処理による白濁も生じず、表面反射率分布の悪化も起こらない。
 遷移金属及びシリコンと、酸素及び窒素のうちの少なくとも一方とを含む材料からなる表面反射防止層又は裏面反射防止層としては、MoSiON、MoSiO、MoSiN、MoSiOC、MoSiOCN等が挙げられる。これらのうちでも、耐薬品性、耐熱性の観点からはMoSiO、MoSiONが好ましく、ブランクス欠陥品質の観点からMoSiONが好ましい。
 反射防止層であるMoSiON、MoSiO、MoSiN、MoSiOC、MoSiOCN等では、Mo多くすると耐洗浄性、特にアルカリ(アンモニア水等)や温水に対する耐性が小さくなる。この観点からは、反射防止層であるMoSiON、MoSiO、MoSiN、MoSiOC、MoSiOCN等では、Mo極力減らすことが好ましい。
 また、応力制御を目的として高温で加熱処理(アニール)する際、Moの含有率が高いと膜の表面が白く曇る(白濁する)現象が生じることがわかった。これは、MoOが表面に析出するためであると考えられる。このような現象を避ける観点からは、反射防止層であるMoSiON、MoSiO、MoSiN、MoSiOC、MoSiOCN等では、反射防止層中のMoの含有率は10at%未満であることが好ましい。しかし、Mo含有率が少なすぎる場合、DCスパッタリングの際の異常放電が顕著になり、欠陥発生頻度が高まる。よって、Moは正常にスパッタできる範囲で含有していることが望ましい。他の成膜技術によってはMoを含有せずに成膜可能な場合がある。
 MoSi遮光層は、Arガス圧とHeガス圧、加熱処理によって引張応力と圧縮応力を自在に制御可能である。例えば、MoSi遮光層の膜応力を引張応力となるよう制御することによって、反射防止層(例えばMoSiON)の圧縮応力と調和が取れる。つまり、遮光膜を構成する各層の応力を相殺でき、遮光膜の膜応力を極力低減できる(実質的にゼロにできる)。
 前記遮光膜の上に接して形成される膜であり、クロムを主成分とする材料からなるエッチングマスク層を備えることが好ましい。
 レジストの薄膜化を図るためである。
 前記エッチングマスク膜は、窒化クロム、酸化クロム、窒化酸化クロム、酸化炭化窒化クロムのいずれかを主成分とする材料で形成されていることが好ましい。
 エッチングマスク膜の下に接して形成されるモリブデン及びシリコンを含む材料からなる反射防止層や遮光層等に対するエッチング選択性が高く、不要となったエッチングマスク膜を他の層にダメージを与えず除去可能だからである。
 前記エッチングマスク膜は、例えば、クロム単体や、クロムに酸素、窒素、炭素、水素からなる元素を少なくとも1種を含むもの(Crを含む材料)、などの材料を用いることができる。エッチングマスク膜の膜構造としては、上記膜材料からなる単層とすることが多いが、複数層構造とすることもできる。また、複数層構造では、異なる組成で段階的に形成した複数層構造や、連続的に組成が変化した膜構造とすることができる。
 エッチングマスク層の材料としては、上記のうちでも、酸化炭化窒化クロム(CrOCN)が、応力の制御性(低応力膜を形成可能)の観点から、好ましい。
 前記エッチングマスク膜は、膜厚が、5nmから30nmであることが好ましい。
 上記フォトマスクブランクを用いてフォトマスクを作製することができる。
 フォトマスクを作製する際のMoSi系薄膜(遮光膜)のドライエッチングには、例えば、SF、CF、C、CHF等のフッ素系ガス、これらとHe、H、N、Ar、C、O等の混合ガス、或いはCl、CHCl等の塩素系のガス又は、これらとHe、H、N、Ar、C等の混合ガスを用いることができる。
 また、クロム系薄膜(エッチングマスク膜)のドライエッチングには、塩素系ガス、又は、塩素系ガスと酸素ガスとを含む混合ガスからなるドライエッチングガスを用いることが好ましい。この理由は、クロムと酸素、窒素等の元素とを含む材料からなるクロム系薄膜に対しては、上記のドライエッチングガスを用いてドライエッチングを行うことにより、ドライエッチング速度を高めることができ、ドライエッチング時間の短縮化を図ることができ、断面形状の良好な遮光膜パターンを形成することができるからである。ドライエッチングガスに用いる塩素系ガスとしては、例えば、Cl2、SiCl4、HCl、CCl、CHCl等が挙げられる。
 フォトマスクブランクの作製に用いる透光性基板としては、合成石英基板が挙げられる。
 フォトマスクブランクは、エッチングマスク膜の上に形成されたレジスト膜を有する態様を含む。フォトマスクブランクには、位相シフト効果を使用しないバイナリ型フォトマスクブランク、レジスト膜付きマスクブランク、が含まれる。また、フォトマスクブランクには、透光性基板と遮光膜との間に位相シフト膜を備えた、ハーフトーン型位相シフトマスクブランクが含まれる。
 位相シフト膜は、従来と同様の構成とすることができ、例えば、MoSiNやMoSiON等からなる材料で形成される。
 さらに、透光性基板と遮光膜との間、又は位相シフト膜と遮光膜との間に、遮光膜や位相シフト膜に対してエッチング耐性を有するエッチングストッパー膜を設けてもよい。エッチングストッパー膜は、エッチングマスク膜と同様にCr系材料膜で形成すると、エッチングストッパー膜をエッチングするときにエッチングマスク膜を同時に剥離することができるため、好ましい。
 フォトマスクには、位相シフト効果を使用しないバイナリ型フォトマスク、位相シフト効果を使用する位相シフトマスクの中では、ハーフトーン型位相シフトマスク、レベンソン型位相シフトマスク、エンハンサーマスクが含まれる。フォトマスクにはレチクルが含まれる。
 波長200nm以下の露光光が適用されるフォトマスクには、ArFエキシマレーザー露光用のフォトマスクが含まれる。
 ところで、上述したフォトマスクブランクから製造されるフォトマスクについて、従来のフォトマスクよりも使用回数を増やす(長く使用する)ことを検討すると、使用寿命までのフォトマスクの洗浄回数も増えることから、使用寿命を迎えるまでの洗浄による表面反射防止膜の膜減り量も増えることが想定される。この点を考慮すると、表面反射防止層の材料を選定する条件としては、露光光に対する表面反射率が所定値以下であり、かつ、表面反射防止層の膜厚が5nmの範囲で変動(減膜)した場合において、露光波長における表面反射率の変動幅が2%以内となるように制御できる特性を有するものとし、それを満たす屈折率nおよび消衰係数kを有する材料を選定すべきである。
 露光光に対する表面反射率が30%とした場合、図3から図8の各グラフをもとに、同様の手法で上記の条件を満たす表面反射防止層の材料を検討すると、屈折率nが1.8である材料群では条件を満たすものがなく、1.8を多少上回ったとしても条件を満たすものはない。屈折率nが2.1の材料群では条件を満たすものがある。また、屈折率が3.0である材料群では条件を満たすものがなく、3.0を多少下回っても条件を満たさない。屈折率が2.7の材料群では条件を満たすものがある。
 一方、消衰係数kは、0.3の材料群では条件を満たすものがなく、0.3を多少上回ったとしても条件を満たすものはない。消衰係数kが0.6の材料群では、条件を満たすものがある。また、消衰係数kが1.8の材料群では、条件を満たすものがなく、1.8を多少下回っても条件を満たさない。消衰係数kが1.5の材料群は、条件を満たすものがある。以上の検討から、上記の条件に該当する表面反射防止層に適用する材料としては、屈折率nが2.1以上2.7以下であり、消衰係数kが0.6以上1.5以下であるものを選定するとよいことがわかる。
 また、より好ましい条件である表面反射率が25%とした場合、図3から図8から同様の手法で検討すると、これらの条件を満たす表面反射防止層の材料としては、屈折率nが2.1以上2.7以下であり、消衰係数kが0.6以上1.2以下であるものを選定するとよいことがわかる。
 また、表面反射防止層の材料を選定する条件としては、露光光に対する表面反射率が25%以下の場合には、表面反射防止層の膜厚が5nmの範囲で変動(減膜)した場合において、露光波長における表面反射率の変動幅が3%以内となるように制御できる特性を有するものとすることができ、それを満たす屈折率nおよび消衰係数kを有する材料を選定することができる。
 図11から図16の各グラフをもとに、同様の手法で上記の条件を満たす表面反射防止層の材料を検討すると、屈折率nが1.4及び1.7である材料群では条件を満たすものがない。屈折率nが2.0の材料群では、消衰係数kが1.0で膜厚が14~20nmの範囲内で条件を満たすものがある。また、屈折率nが2.31の材料群では、消衰係数kが0.4~1.3で膜厚が10~20nmの範囲内で条件を満たすものがある。屈折率nが2.6の材料群では、消衰係数kが0.4~1.0で膜厚が8~20nmの範囲内で条件を満たすものがある。屈折率が2.9の材料群では、消衰係数kが0.4~1.0で膜厚が6~13nmの範囲内で条件を満たすものがある。
 一方、消衰係数kが0.4の材料群では、屈折率nが2.31~2.9で膜厚が7~18nmの範囲内で条件を満たすものがある。また、消衰係数kが0.7の材料群では、屈折率nが2.31~2.9で膜厚が6~20nmの範囲内で条件を満たすものがある。消衰係数kが1.0の材料群では、屈折率nが2.0~2.9で膜厚が6~20nmの範囲内で条件を満たすものがある。消衰係数kが1.3の材料群では、屈折率nが2.31で膜厚が15~20nmの範囲内で条件を満たすものがある。消衰係数kが1.6及び1.9の材料群では、条件を満たすものがない。
 以上の検討から、上記の条件に該当する表面反射防止層に適用する材料としては、屈折率nが2.0以上2.9以下であり、消衰係数kが0.4以上1.3以下であるものを選定するとよいことがわかる。
 さらに、露光光に対する表面反射率が25%以下の場合には、表面反射防止層の膜厚が5nmの範囲で変動(減膜)した場合において、露光波長における表面反射率の変動幅が2%以内となるように制御できる特性を有するものとすることが好ましい。

 一方、消衰係数kが0.4の材料群では、屈折率nが2.31で膜厚が12~18nmの範囲内で条件を満たすものがある。また、消衰係数kが0.7の材料群では、屈折率nが2.31~2.6で膜厚が8~20nmの範囲内で条件を満たすものがある。消衰係数kが1.0の材料群では、屈折率nが2.0~2.9で膜厚が6~20nmの範囲内で条件を満たすものがある。消衰係数kが1.3の材料群では、屈折率nが2.31で膜厚が15~20nmの範囲内で条件を満たすものがある。消衰係数kが1.6及び1.9の材料群では、条件を満たすものがない。
 以上の検討から、上記の条件に該当する表面反射防止層に適用する材料としては、屈折率nが2.0以上2.9以下であり、消衰係数kが0.4以上1.3以下であるものを選定するとよいことがわかる。
 以下、本発明の実験例、実施例及び比較例を示す。なお、各実験例、実施例、比較例中の遮光膜やエッチング膜等の各膜は、成膜法としてスパッタリング法で行われ、スパッタ装置としてDCマグネトロンスパッタ装置を用いて成膜された。ただし、本発明を実施するにあたっては、特にこの成膜法や成膜装置に限定されるわけではなく、RFマグネトロンスパッタ装置等、他の方式のスパッタ装置を使用してもよい。
(実施例1)
(光学シミュレーションおよび表面反射防止層の選定)
 透光性基板1としてサイズ6インチ角、厚さ0.25インチの合成石英基板を用い、透光性基板1上に、遮光膜の遮光層として適用するものと同一条件のMoSi膜を形成した。
 詳しくは、Mo:Si=21:79(原子%比)のターゲットを用い、ArとHeをスパッタリングガス圧0.3Pa(ガス流量比 Ar:He=20:120)とし、DC電源の電力を2.0kWで、モリブデン及びシリコンからなる遮光層を30nmの膜厚で形成した。
 次いで、光学式薄膜特性測定装置n&k1280(n&kテクノロジー社製)により、形成した遮光層の屈折率nおよび消衰係数kを測定した。この遮光層は、屈折率n:2.42、消衰係数k:2.89であり、高い遮光性能を有することが確認できた。
 次に、この測定した遮光層の屈折率nと消衰係数kを基に、遮光層の上面に形成する表面反射防止層を選定するための光学シミュレーションを行った。光学シミュレーションは、表面反射防止層の屈折率n(1.5,1.8,2.1,2.36,2.7,3.0の6段階)、消衰係数k(0.3,0.6,0.9,1.2,1.5,1.8の6段階)、膜厚を変動パラメータとして変化させて行った。
 その結果を、図3~図8(グラフ1~6)に示す。
 グラフ1~6から、表面反射防止層13のn、kが異なると、膜厚の変動に対する表面反射率の変動(グラフにおける曲線の傾き)は相当異なることがわかる。
 この実施例では、表面反射率を25%以下とした遮光膜であり、表面反射防止層の膜厚の変動幅が2nmの範囲で変動した場合において、表面反射率の変動幅が2%以内となるような表面反射防止層とし、そのような特性を有するn,kである材料を選定する。
 このほかに表面反射防止層に望まれる条件として、消衰係数kができる限り高いことがある。これは、その材料の消衰係数kが高いと遮光性能も高くなるので、遮光層の膜厚を薄くしても、遮光膜全体でのODを所定値以上に確保することができ、遮光膜の薄膜化が図れるためである。
 これらの条件を考慮すると、図6に示すグラフ4における曲線(n=2.36、k=1.2)における、膜厚13nm~15nmの範囲を使う。図6(グラフ4)からも分かるように、表面反射防止層を膜厚15nmで形成してマスクブランクを作製したとし、フォトマスク加工後の使用時におけるマスク洗浄等によって2nmの範囲で変動しても、表面反射率の変動幅はシミュレーション上で1.1%となる。また、減膜後の表面反射率も21.1%と25%以下を確保できる。しかも、この特性を有する表面反射防止層を適用すると、遮光層の膜厚が30nm、裏面反射防止膜が7nmであっても、遮光膜全体で所定値以上のODを確保でき、遮光膜の薄膜化が図れる。
 なお、遮光層の膜厚を多少厚くして遮光性能を上げてもよい場合には、消衰係数kが低い材料(例えば、k=0.3等)でも適用することはできる。
(フォトマスクブランクの作製)
(遮光膜の形成)
 上記検討の結果、選定された遮光膜の構成で実際にフォトマスクブランクを作成した。透光性基板1としてサイズ6インチ角、厚さ0.25インチの合成石英基板を用い、透光性基板1上に、遮光膜10として、MoSiON膜11(裏面反射防止層)、MoSi(遮光層)12、MoSiON膜(表面反射防止層)13、をそれぞれ形成した(図1)。
 詳しくは、Mo:Si=21:79(原子%比)のターゲットを用い、ArとOとNとHeをスパッタリングガス圧0.2Pa(ガス流量比 Ar:O:N:He=5:4:49:42)とし、DC電源の電力を3.0kWで、モリブデン、シリコン、酸素、窒素からなる膜(Mo:0.3原子%、Si:24.6原子%、O:22.5原子%、N:52.6原子%)(n:2.39、k:0.78)を7nmの膜厚で形成し、
 次いで、Mo:Si=21:79(原子%比)のターゲットを用い、ArとHeをスパッタリングガス圧0.3Pa(ガス流量比 Ar:He=20:120)とし、DC電源の電力を2.0kWで、モリブデン及びシリコンからなる膜(Mo:21.0原子%、Si:79原子%)(n:2.42、k:2.89)を30nmの膜厚で形成し、
 次いで、Mo:Si=4:96(原子%比)のターゲットを用い、ArとOとNとHeをスパッタリングガス圧0.1Pa(ガス流量比 Ar:O:N:He=6:5:11:16)とし、DC電源の電力を3.0kWで、モリブデン、シリコン、酸素、窒素からなる膜(Mo:1.6原子%、Si:38.8原子%、O:18.8原子%、N:41.1原子%)(n:2.36、k:1.20)を15nmの膜厚で形成した。 遮光膜10の合計膜厚は52nmとした。遮光膜10の光学濃度(OD)はArFエキシマレーザー露光光の波長193nmにおいて3であった。
 次に、上記基板を450℃で30分間加熱処理(アニール処理)し、膜応力低減させた。
(エッチングマスク膜の形成)
 次に、遮光膜10上に、エッチングマスク膜20を形成した(図1)。具体的には、クロムターゲットを使用し、ArとCOとNとHeをスパッタリングガス圧0.2Pa(ガス流量比 Ar:CO:N:He=21:37:11:31)とし、DC電源の電力を1.8kWで、CrOCN膜(膜中のCr含有率:33原子%)を15nmの膜厚で形成した。このときCrOCN膜を前記MoSi遮光膜のアニール処理温度よりも低い温度でアニールすることにより、MoSi遮光膜の膜応力に影響を与えずCrOCN膜の応力を極力低く(好ましくは膜応力が実質ゼロ)なるよう調整した。
 上記により、ArFエキシマレーザー露光用の遮光膜を形成したフォトマスクブランクを得た。
 なお、薄膜の元素分析は、ラザフォード後方散乱分析法を用いた。
(フォトマスクの作製)
 フォトマスクブランクのエッチングマスク膜20の上に、電子線描画(露光)用化学増幅型ポジレジスト50(PRL009:富士フィルムエレクトロニクスマテリアルズ社製)をスピンコート法により膜厚が100nmとなるように塗布した(図1、図2(1))。
 次に、レジスト膜50に対し、電子線描画装置を用いて所望のパターン(40nm、45nm、50nm、55nm、60nmのラインアンドスペース)の描画を行った後、所定の現像液で現像してレジストパターン50aを形成した(図2(2))。
 次に、レジストパターン50aをマスクとして、エッチングマスク膜20のドライエッチングを行った(図2(3))。ドライエッチングガスとして、ClとOの混合ガス(Cl:O=4:1)を用いた。
 次いで、残留したレジストパターン50aを薬液により剥離除去した。
 次いで、エッチングマスク膜パターン20aをマスクにして、遮光膜10を、SFとHeの混合ガスを用い、ドライエッチングを行い、遮光膜パターン10aを形成した(図2(4))。
 次いで、エッチングマスク膜パターン20aを、ClとOの混合ガスでドライエッチングによって剥離し(図2(5))、所定の洗浄を施してフォトマスク100を得た。
(評価)
 上記で得られたフォトマスクに対し、波長193nm~800nmの光を照射したときの表面反射率(%R)、裏面反射率(%Rb)、OD(%T)について、分光光度計 U-4100(日立ハイテクノロジーズ社製)で測定したところ、図10のような結果が得られた。フォトマスクで使用するArF露光光(波長193nm)に対する特性(表面反射率 %R:20.8%、裏面反射率 %Rb:28.1%)も良好であり、さらにマスク検査装置等で使用される検査光の波長(例えば、250nm~433nm)に対する特性も良好であることがわかった。
次に、このフォトマスクに対し、フォトマスク洗浄で通常用いられるオゾン水で洗浄を行い、表面反射防止層13の膜厚を2nm膜減りさせた。同様に、表面反射率を測定したところ、22.1%であり、膜減りによる表面反射率の変動量は、1.3%と、2%以内の抑制できていた。
(実施例2)
(表面反射防止層の選定)
 この実施例2では、より厳しい条件である表面反射率を25%以下の遮光膜であり、表面反射防止層の膜厚の変動幅が5nmの範囲で変動した場合において、表面反射率の変動幅が2%以内となるような表面反射防止層とすることを目的とし、そのような特性を有するn,kである材料を選定した。
 これらの条件を考慮すると、図6に示すグラフ4における曲線(n=2.36、k=1.2)における、膜厚17nm~12nmの範囲を使う。図6(グラフ4)からも分かるように、表面反射防止層を膜厚17nmで形成してマスクブランクを作製したとし、フォトマスク加工後の使用時におけるマスク洗浄等によって5nmの範囲で変動しても、表面反射率の変動幅はシミュレーション上で1.8%となる。また、減膜後の表面反射率も22.1%と25%以下を確保できる。
(フォトマスクブランク及びフォトマスクの作製)
 上記検討の結果、選定された遮光膜の構成で実際にフォトマスクブランクを作成した。実施例1のフォトマスクブランクと、表面反射防止層の膜厚を17nmとすること以外は同一の構成とし、同じプロセスで製造した。また、作成したフォトマスクブランクから、実施例1と同様の手順でフォトマスクを作製した。
(評価)
 上記で得られたフォトマスクに対し、ArF露光光(波長193nm)を照射したときの表面反射率(%R)、裏面反射率(%Rb)について、分光光度計 U-4100(日立ハイテクノロジーズ社製)で測定を行った。表面反射率 %R:20.2%、裏面反射率 %Rb:28.1%と良好な結果が得られた。
次に、このフォトマスクに対し、フォトマスク洗浄で通常用いられるオゾン水で洗浄を行い、表面反射防止層13の膜厚を5nm膜減りさせた。同様に、表面反射率を測定したところ、22.1%であり、膜減りによる表面反射率の変動量は、1.9%と、2%以内の抑制できていた。
(実施例3)
(光学シミュレーションおよび表面反射防止層の選定)
 遮光層をMoSi膜からMoSiN膜にして、2層構造の遮光膜としたことを除き、実施例1と同様である。
透光性基板上に、遮光膜の遮光層として適用するものと同一条件のMoSiN膜を形成した。
 詳しくは、Mo:Si=21:79(原子%比)のターゲットを用い、ArとHeをスパッタリングガス圧0.07Pa(ガス流量比 Ar:N=25:28)とし、DC電源の電力を2.1kWで、モリブデン、シリコン及び窒素からなる遮光層を50nmの膜厚で形成した。
 次いで、光学式薄膜特性測定装置n&k1280(n&kテクノロジー社製)により、形成した遮光層の屈折率nおよび消衰係数kを測定した。この遮光層は、屈折率n:2.42、消衰係数k:1.91であり、高い遮光性能を有することが確認できた。
 次に、この測定した遮光層の屈折率nと消衰係数kを基に、遮光層の上面に形成する表面反射防止層を選定するための光学シミュレーションを行った。光学シミュレーションは、表面反射防止層の屈折率n(1.4,1.7,2.0,2.31,2.6,2.9の6段階)、消衰係数k(0.4,0.7,1.0,1.3,1.6,1.9の6段階)、膜厚を変動パラメータとして変化させて行った。
 その結果を、図11~16(グラフ7~12)に示す。
 グラフ7~12から、表面反射防止層のn、kが異なると、膜厚の変動に対する表面反射率の変動(グラフにおける曲線の傾き)は相当異なることがわかる。
 この実施例では、表面反射率を25%以下とした遮光膜であり、表面反射防止層の膜厚の変動幅が2nmの範囲で変動した場合において、表面反射率の変動幅が3%以内となるような表面反射防止層とし、そのような特性を有するn,kである材料を選定する。
 このほかに表面反射防止層に望まれる条件として、消衰係数kができる限り高いことがある。これは、その材料の消衰係数kが高いと遮光性能も高くなるので、遮光層の膜厚を薄くしても、遮光膜全体でのODを所定値以上に確保することができ、遮光膜の薄膜化が図れるためである。
 これらの条件を考慮すると、図14に示すグラフ10における曲線(n=2.31、k=1.0)における、膜厚8nm~10nmの範囲を使う。図14(グラフ10)からも分かるように、表面反射防止層を膜厚10nmで形成してマスクブランクを作製したとし、フォトマスク加工後の使用時におけるマスク洗浄等によって2nmの範囲で変動しても、表面反射率の変動幅はシミュレーション上で2.5%となる。また、減膜後の表面反射率も23.8%と25%以下を確保できる。しかも、この特性を有する表面反射防止層を適用すると、遮光膜全体で所定値以上のODを確保でき、遮光膜の薄膜化が図れる。
 なお、遮光層の膜厚を多少厚くして遮光性能を上げてもよい場合には、消衰係数kが低い材料(例えば、k=0.4等)でも適用することはできる。
(フォトマスクブランク及びフォトマスクの作製)
 上記検討の結果、選定された遮光膜の構成で実際にフォトマスクブランクを作成した。実施例1とは、遮光層をMoSi膜からNoSiN膜とし、裏面反射防止層を設けない2層構造の遮光膜としたことが異なる。即ち、透光性基板上に、遮光膜として、MoSiN膜(遮光層)、MoSiON膜(表面反射防止層)、をそれぞれ形成した。
 詳しくは、Mo:Si=21:79(原子%比)のターゲットを用い、ArとNをスパッタリングガス圧0.07Pa(ガス流量比 Ar:He=25:28)とし、DC電源の電力を2.1kWで、モリブデン、シリコン及び窒素からなる膜(Mo:14.7原子%、Si:56.2原子%、N:29.1原子%)(n:2.42、k:1.91)を50nmの膜厚で形成した。
 次いで、Mo:Si=4:96(原子%比)のターゲットを用い、ArとOとNとHeをスパッタリングガス圧0.1Pa(ガス流量比 Ar:O:N:He=6:3:11:17)とし、DC電源の電力を3.0kWで、モリブデン、シリコン、酸素及び窒素からなる膜(Mo:2.6原子%、Si:57.1原子%、O:15.9原子%、N:24.4原子%)(n:2.31、k:1.00)を10nmの膜厚で形成した。
 遮光膜の合計膜厚は60nmとした。遮光膜の光学濃度(OD)はArFエキシマレーザー露光光の波長193nmにおいて3であった。
 次に、上記基板を450℃で30分間加熱処理(アニール処理)し、膜応力低減させた。
 次に、遮光膜上に、実施例1と同様のエッチングマスク膜及び電子線描画(露光)用化学増幅型ポジレジストを形成した。
 そして、実施例1と同様にして、フォトマスクを得た。
(評価)
 上記で得られたフォトマスクに対し、ArF露光光(波長193nm)を照射したときの表面反射率(%R)、裏面反射率(%Rb)について、分光光度計 U-4100(日立ハイテクノロジーズ社製)で測定を行った。表面反射率 %R:15.7%、裏面反射率 %Rb:32.7%と良好な結果が得られた。
次に、このフォトマスクに対し、フォトマスク洗浄で通常用いられるオゾン水で洗浄を行い、表面反射防止層の膜厚を2nm膜減りさせた。同様に、表面反射率を測定したところ、18.3%であり、膜減りによる表面反射率の変動量は、2.6%と、3%以内の抑制ができていた。
(実施例4)
(表面反射防止層の選定)
 この実施例4では、より厳しい条件である表面反射率を25%以下の遮光膜であり、表面反射防止層の膜厚の変動幅が5nmの範囲で変動した場合において、表面反射率の変動幅が2%以内となるような表面反射防止層とすることを目的とし、そのような特性を有するn,kである材料を選定した。
 これらの条件を考慮すると、図14示すグラフ10における曲線(n=2.31、k=1.0)における、膜厚11nm~16nmの範囲を使う。図14(グラフ10)からも分かるように、表面反射防止層を膜厚16nmで形成してマスクブランクを作製したとし、フォトマスク加工後の使用時におけるマスク洗浄等によって5nmの範囲で変動しても、表面反射率の変動幅はシミュレーション上で1.9%となる。また、減膜後の表面反射率も20.4%と25%以下を確保できる。
(フォトマスクブランク及びフォトマスクの作製)
 上記検討の結果、選定された遮光膜の構成で実際にフォトマスクブランクを作成した。実施例3のフォトマスクブランクと、表面反射防止層の膜厚を16nm、遮光層の膜厚を44nmとすること以外は同一の構成とし、同じプロセスで製造した。また、作成したフォトマスクブランクから、実施例1と同様の手順でフォトマスクを作製した。
(評価)
 上記で得られたフォトマスクに対し、ArF露光光(波長193nm)を照射したときの表面反射率(%R)、裏面反射率(%Rb)について、分光光度計 U-4100(日立ハイテクノロジーズ社製)で測定を行った。表面反射率 %R:19.3%、裏面反射率 %Rb:31.5%と良好な結果が得られた。
 次に、このフォトマスクに対し、フォトマスク洗浄で通常用いられるオゾン水で洗浄を行い、表面反射防止層の膜厚を5nm膜減りさせた。同様に、表面反射率を測定したところ、22.1%であり、膜減りによる表面反射率の変動量は、1.8%と、2%以内の抑制できていた。
 以上、本発明を実施例を用いて説明したが、本発明の技術的範囲は、上記実施例に記載の範囲には限定されない。上記実施例に、多様な変更又は改良を加えることが可能であることは、当業者に明らかである。その様な変更又は改良を加えた形態も本発明の技術的範囲に含まれ得ることが、特許請求の範囲の記載から明らかである。

Claims (21)

  1.  波長200nm以下の露光光が適用されるフォトマスクを作製するために用いられるフォトマスクブランクであって、
     前記フォトマスクブランクは、透光性基板と、該透光性基板上に形成された遮光膜とを備え、
     前記遮光膜は、遷移金属及びシリコンを含む遮光層と、該遮光層の上に接して形成され、酸素及び窒素のうち少なくとも一方を含む材料からなる表面反射防止層とを有し、
     前記遮光膜は、露光光に対する表面反射率が所定値以下であり、かつ、表面反射防止層の膜厚が2nmの範囲で変動した場合において、露光波長における表面反射率をその変動幅が2%以内となるように制御できる特性を有し、
     前記特性が得られるような屈折率n及び消衰係数kを有する表面反射防止層の材料を選定してなることを特徴とするフォトマスクブランク。
  2.  表面反射防止層は、屈折率nが1.5より大きく3.0以下、消衰係数kが0.3以上1.5以下であることを特徴とする、請求項1記載のフォトマスクブランク。
  3.  前記遮光膜の露光波長における表面反射率は25%以下であることを特徴とする、請求項1または2のいずれかに記載のフォトマスクブランク。
  4.  表面反射防止層の膜厚は、20nm以下であることを特徴とする、請求項1から3のいずれかに記載のフォトマスクブランク。
  5.  前記遮光層は、実質的にモリブデン及びシリコンからなる材料で形成されることを特徴とする、請求項1から4のいずれかに記載のフォトマスクブランク。
  6.  前記遮光層の遷移金属は、モリブデンであり、モリブデンの含有量が20原子%以上、40原子%以下であることを特徴とする、請求項1から5のいずれかに記載のフォトマスクブランク。
  7.  前記表面反射防止層は、さらにシリコンを含有することを特徴とする、請求項1から6のいずれかに記載のフォトマスクブランク。
  8.  前記表面反射防止層は、さらにモリブデンを含有することを特徴とする、請求項7記載のフォトマスクブランク。
  9.  前記遮光膜は、前記遮光層の下に接して形成され、酸素及び窒素のうち少なくとも一方とシリコンとを含む裏面反射防止層を有することを特徴とする、請求項1から8のいずれかに記載のフォトマスクブランク。
  10.  前記遮光膜の膜厚は、60nm以下であることを特徴とする、請求項1から9のいずれかに記載のフォトマスクブランク。
  11.  波長200nm以下の露光光が適用されるフォトマスクを作製するために用いられるフォトマスクブランクであって、
     前記フォトマスクブランクは、透光性基板と、該透光性基板上に形成された遮光膜とを備え、
     前記遮光膜は、遷移金属及びシリコンを含む遮光層と、該遮光層の上に接して形成され、酸素及び窒素のうち少なくとも一方を含む材料からなる表面反射防止層とを有し、
     前記遮光膜は、露光光に対する表面反射率が25%以下であり、かつ、表面反射防止層の膜厚が2nmの範囲で変動した場合において、露光波長における表面反射率をその変動幅が3%以内となるように制御できる特性を有し、
     前記特性が得られるような屈折率n及び消衰係数kを有する表面反射防止層の材料を選定してなることを特徴とするフォトマスクブランク。
  12.  表面反射防止層は、屈折率nが1.4以上2.9以下、消衰係数kが0.4以上1.3以下であることを特徴とする、請求項11記載のフォトマスクブランク。
  13.  表面反射防止層の膜厚は、20nm以下であることを特徴とする、請求項11又は12のいずれかに記載のフォトマスクブランク。
  14.  前記遮光層は、実質的にモリブデン、シリコン及び窒素からなる材料で形成されることを特徴とする、請求項11から13のいずれかに記載のフォトマスクブランク。
  15.  前記遮光層の遷移金属は、モリブデンであり、モリブデンの含有量が9原子%以上、40原子%以下であることを特徴とする、請求項11から14のいずれかに記載のフォトマスクブランク。
  16.  前記表面反射防止層は、さらにモリブデン及びシリコンを含有することを特徴とする、請求項11から15のいずれかに記載のフォトマスクブランク。
  17.  前記遮光膜の膜厚は、60nm以下であることを特徴とする、請求項11から16のいずれかに記載のフォトマスクブランク。
  18.  請求項1から17のいずれかに記載のフォトマスクブランクの製造方法であって、
     所定の遮光層に対する表面反射防止層の膜厚と表面反射率との関係を、表面反射防止層の屈折率n及び消衰係数kを複数変化させて求め、
     上記で求めた関係から、膜厚の所定範囲の変動に対して、所定の表面反射率の変動幅以下となるように制御できる特性を有する表面反射防止層の膜厚の変動範囲とnとkとの組み合わせを選定し、使用することを特徴とするフォトマスクブランクの製造方法。
  19.  請求項1から17のいずれかに記載のフォトマスクブランクを用いて作製されるフォトマスク。
  20.  請求項1から17のいずれかに記載のフォトマスクブランクを用いるフォトマスクの製造方法。
  21.  請求項19に記載のフォトマスクのパターンを転写することにより、半導体デバイスを製造する半導体デバイスの製造方法。
