Abstract

Description
本発明は、ドライエッチングガス及びそれを用いたドライエッチング方法に関する。
半導体デバイスの製造工程におけるドライエッチングプロセスでは、CF4、環状c-C4F8などのドライエッチングガスが使用されている。CF4は比較的大きなパターンに対して使用され、c-C4F8はサブミクロンオーダーの微細なパターンのエッチングに用いられる。これらのエッチングガスはいずれも、単独で使用されることはほとんどなく、Ar、CH2F2、O2などの添加ガスが併用されることが多い。
CF4を単独で用いると、エッチング速度は向上するが、選択比の改善効果が充分ではないため、CF4はシリコン酸化膜をエッチングする際に、CH2F2などの水素を含有するフルオロカーボンガス等を添加して、レジストに対するエッチングの選択比を向上させる場合がある。しかし、通常添加ガスとして使用されるCH2F2は、エッチング効果が小さいため、エッチング速度を低下させずに、選択比を向上させることが難しい。
また、分子量の大きいc-C4F8ガスでは、イオンやラジカルの量的なバランスがとりにくく、径の小さいホールのエッチング速度の低下が起こりやすい。そのため、ホール径が小さく、高アスペクト比コンタクトホール等の微細パターンの形成には、Arを多量に混合したc-C4F8/Ar/O2混合ガス等が用いられている。これは、c-C4F8はArを混合しないと、対レジスト選択比、対シリコン選択比が不十分であり、O2を微量添加しないとパターンサイズによりエッチング速度が異なり、微細なパターニングをする際には、エッチングがストップしてしまうからである。ただし、O2を添加することで、レジスト、シリコンに対する選択比が低下するという問題点もある。これを防ぐために、CH2F2を添加する場合もあるが、この場合もCF4と同様に、エッチング速度が低下してしまう。
また、従来からドライエッチングガスとして使用されているCF4、CH2F2、c-C4F8等の飽和フルオロカーボンガスは地球温暖化効果の高いガスであり、ドライエッチング後の排ガスを地球温暖化しなくなる物質まで分解する必要がある。そのため、排ガスの分解工程においても、多量のエネルギーを使用する。
一方、特許文献1では、二重結合に直接結合したCF3CFフラグメントを有するガスを含むことで、微細なパターンを形成する場合にも、エッチング速度が低下せず、高アスペクト比の微細パターンを形成できるドライエッチングガスが開示されている。しかし、特許文献1では、エッチング速度を向上させるためにパーフルオロ系のガスしか意図しておらず、CF3CF=CH2については、考慮の対象となっていなかった。
そのため、充分なエッチング速度とレジスト、シリコンに対する選択比の両方を満たし、しかも地球温暖化に影響の小さいガスはこれまで、見出されていなかった。

本発明は、半導体デバイスの製造プロセスにおいて、シリコン酸化膜等のシリコン含有膜のエッチング速度が低下することを防ぎ、レジストや下地のシリコンなどに対して、選択的にエッチングすることができるドライエッチングガス及びそれを用いたエッチング方法を提供することを目的とする。
上記課題を解決するために本発明者らは鋭意研究を重ねた結果、CF3CF=CH2を必須成分として含むことで、エッチング速度とレジスト、シリコンに対する選択比を両立させることができることを見出し、本発明を完成させた。すなわち、本発明は以下の構成からなる。
項1.CF3CF=CH2を含むドライエッチングガス。
項2.CF3CF=CH2の含有率が、流量比5~100%である項1に記載のドライエッチングガス。
項3.さらに、F2及び/又はNF3を含む項1又は2に記載のドライエッチングガス。
項4.さらに、He、Ne、Ar、Xe、Kr、N2、H2及びNH3よりなる群から選ばれる少なくとも1種を含む項1~3のいずれかに記載のドライエッチングガス。
項5.さらに、O2、CO、CO2、COF2、(CH3)2C=O、CF3CFOCF2、CF3OCF3よりなる群から選ばれる少なくとも1種の酸素含有化合物を含む項1~4のいずれかにドライエッチングガス。
項6.さらに、CF4、c-C4F8、CF3CF=CF2、CF3C≡CCF3、c-C5F8、CF3CF=CFCF3、CF3I、CHF3よりなる群から選ばれる少なくとも1種を含む項1~5のいずれかに記載のドライエッチングガス。
項7.さらに、Ar及びO2を含む項1又は2に記載のドライエッチングガス。
項8.CF3CF=CH2、Ar及びO2の流量比が、5~65%:20~94%:1~15%である項7に記載のドライエッチングガス。
項9.さらに、CHF3を含む項1又は2に記載のドライエッチングガス。
項10.さらに、O2を含む項9に記載のドライエッチングガス。
項11.さらに、Arを含む項10に記載のドライエッチングガス。
項12.項1~11のいずれかに記載のドライエッチングガスのガスプラズマを用いて、酸化シリコン膜、窒化シリコン膜、及びシリコンを含有し且つ比誘電率が1~4である膜よりなる群から選ばれる少なくとも1種のシリコン系材料を、レジスト、下地又はストッパー膜に対して選択的にエッチングするドライエッチング方法。
本発明のドライエッチングガス及びドライエッチング方法を用いれば、エッチング速度の低下を抑えるとともに、シリコン酸化膜等のシリコン含有膜を、レジストや下地のシリコン等に対して、選択的にエッチングすることができる。特に、径の小さいホールのエッチング速度の低下を抑制する効果もある。
これまで、複数のガスを混合して、エッチング速度と選択比のバランスをとっていたが、本発明のエッチングガスは、CF3CF=CH2を単独で用いても、他のガスと混合して用いても、容易にエッチングと選択比のバランスをとることができる。
また、CF3CF=CH2は大気寿命が短く、分解しやすいガスであるため、地球温暖化への影響が小さく、排ガスの分解工程におけるエネルギー消費量も少ない。
本発明のドライエッチングガスは、CF3CF=CH2を含む。
本発明で使用するCF3CF=CH2は、二重結合を有しており、プラズマ中で二重結合が解離しやすいため、エッチングに必要なラジカルやイオンの発生を制御しやすい。本発明において、CF3CF=CH2中のCF3CFフラグメントからは、CF3
+イオンとCF3CFフラグメントに由来するラジカルを選択的に発生する。
CF3
+イオンはエッチング効率を向上させ、低いバイアス電力でのエッチングが可能となるので、レジストやシリコンなどの下地に与えるダメージも少ない。ここで、CF3CFフラグメントから発生するラジカルで、密度が高く平坦なフルオロカーボンポリマー膜に由来するエッチング反応層を形成し、エッチング物質の反応効率を向上させるとともに、保護膜を形成する。
また、二重結合を有するもう一方のフラグメントであるCH2もまたプラズマ中でカーボンリッチな強固な膜を堆積させ保護膜を形成する。
これらの保護膜は、エッチングマスクであるレジスト;下地のシリコン;Al、Cu等の金属等を保護するため、本発明では、酸化シリコン膜、窒化シリコン膜又はシリコンを含有する低誘電率膜等のシリコン系材料の選択的エッチングをすることができる。
エッチング効率の高いCF3
+イオンを、CF3CFフラグメント由来のラジカルにより形成される平坦で密度の高い膜、及びCH2ラジカルにより形成されるカーボンリッチな強固な膜から構成される混成膜に入射させることにより、エッチングのバランスをとり、ホール又はライン等のサイズにエッチング速度の依存が小さい、選択性の高いエッチングを実現することができる。
また、本発明で使用するCF3CF=CH2は、温暖化係数が小さく、大気寿命が短く分解しやすいため、地球温暖化への影響が小さく、排ガスの分解工程におけるエネルギー消費量も少ない。
本発明のドライエッチングガスは、さらに、以下のような添加ガスと混合して用いることもできる。
F2、NF3等のフッ素源となるガスを微量添加することにより、CH2フラグメントの一部をフッ素化して、CHF、CF2などを生成させることにより、エッチング速度を向上させることができる。
He、Ne、Ar、Xe、Kr等の希ガスを添加した場合には、プラズマの電子温度及び電子密度を変化させることができ、フルオロカーボンラジカル及びフルオロカーボンイオンのバランスをコントロールして、エッチングの適正な条件を決めることができる。また、その希釈効果でラジカル量を減らすことにより、ホール内でのエッチング速度の減少を抑える効果がある。
N2、H2又はNH3を添加することで、低誘電率膜のエッチングにおいて良好なエッチング形状を得ることができる。
酸素化合物として、O2、CO、CO2、COF2、(CH3)2C=O等のケトン、CF3CFOCF2等のエポキサイド、CF3OCF3等のエーテルのような酸素を含んだガスを添加することもできる。これらの酸素化合物を添加することで、発生した酸素ラジカルが、分子中の二重結合に作用し、プラズマを発生させやすくするとともに、高分子ラジカルを分解し、微細パターンをエッチングする際、エッチング速度が低下すること(マイクロローディング効果という)を抑制し、エッチングがストップするのを防ぐ効果がある。
さらに、他のエッチングガスを添加することにより、その効果を付与することもできる。他のエッチングガスとしては、CF4、c-C4F8、CF3CF=CF2、CF3C≡CCF3、c-C5F8、CF3CF=CFCF3、CF3I、CHF3等のドライエッチングで使用されるガスであれば制限されない。好ましくは、地球温暖化効果が小さい不飽和化合物及びヨウ素化合物であり、CF3CF=CF2、CF3C≡CCF3、c-C5F8、CF3CF=CFCF3、CF3I、CHF3等である。
これらの添加ガス成分のなかでも、好ましい添加ガス成分は、Ar、F2、N2、O2、CO、CF4、c-C4F8、CF3CF=CF2、CF3C≡CCF3、c-C5F8、CF3CF=CFCF3、CF3I、CHF3等が挙げられる。
本発明のドライエッチングガスにおいては、CF3CF=CH2を流量比5~100%含むことが好ましい。また、CF3CF=CH2と添加ガス成分からなる混合ガスを使用する場合、CF3CF=CH2を流量比5%程度以上、添加ガス成分の少なくとも1種を流量比95%程度以下使用する。好ましくは、CF3CF=CH2を流量比20~95% 程度、添加ガス成分の少なくとも1種のガスを流量比5~80%程度使用する。
CF3CF=CH2と添加ガス成分とを併用する場合の本発明の好ましいエッチングガス及びその流量比を以下に示す。なお、各エッチング組成において、各ガスの流量比の合計は、100%である。

本発明のCF3CF=CH2を含むドライエッチングガスによれば、エッチングする酸化シリコン膜、窒化シリコン膜や、シリコンを含有する低誘電率膜(Low-k膜)等のシリコン系材料を、レジスト、ポリシリコン等のマスク;シリコン、シリサイド、金属窒化物等の下地;窒化シリコン膜、炭化シリコン膜等のストッパー膜等に対して選択的にエッチングすることが可能である。
ここで、Low-k膜は、比誘電率が1~4程度のものである。
Low-k膜としては、特に制限されないが、例えば、フッ素を含むシリコン酸化膜(FSG膜)も包含され、比誘電率が1~4程度、好ましくは2~4程度、より好ましくは2~3程度の絶縁膜を意味する。このLow-k膜は、主として塗布又はプラズマCVDにより生成される。
Low-k膜の具体例としては、LKDシリーズ(商品名、JSR(株)製)、HSGシリーズ(商品名、日立化成工業(株)製)、Nanoglass(商品名、Honeywell社製)、IPS(商品名、触媒化成工業(株)製)、Z3M(商品名、Dow Corning社製)、XLK(商品名、Dow Corning社製)、FOx(商品名、Dow Corning社製)、Orion(商品名、Tricon社製)、NCS(商品名、触媒化成工業(株)製)、SiLK(商品名、Dow Corning社製)等の無機SOG(HSG:水素化シルセスキオキサン)、有機SOG膜(MSQ膜:メチルシルセスキオキサン膜)、又はポリアリルエーテル等を主成分とする有機ポリマー膜とよばれる塗布膜;Black Diamond(商品名、アプライドマテリアルズ社製)、コーラル(商品名、Novellus社製)、オーロラ(商品名、ASM社製)等のプラズマCVD膜等が挙げられる。
なお、酸化シリコン膜、シリコンを含有する低誘電率膜等のシリコン系材料は、SiOF等の酸化シリコン膜中にFを含有する膜、窒化シリコン膜等であっても良い。シリコン系材料とは、膜や層構造を持った材料に限らず、シリコンを含む化学的組成を持つ全体がその材料そのもので構成される物質である。例えば、ガラスや石英板などの固体物質がこれに相当する。
好ましいエッチング条件を以下に示す:
* 放電電力200~3000W、好ましくは400~2000W;
* バイアス電力25~2000W、好ましくは100~1000W;
* 圧力30mTorr(3.99Pa)以下、好ましくは2~10mTorr(0 .266~1.33Pa);
* 電子密度109 ~1013cm-3、好ましくは1010~1012cm-3
* 電子温度2~9eV、好ましくは3~8eV
* ウェハー温度-40~100℃、好ましくは-30~50℃
* チャンバー壁温度-30~300℃、好ましくは20~200℃
放電電力とバイアス電力はチャンバーの大きさや電極の大きさにより異なる。小口径ウエハー用の誘導結合プラズマ(ICP)エッチング装置(チャンバー容積3500cm3)で酸化シリコン膜、窒化シリコン膜、シリコンを含有する低誘電率膜等にコンタクトホール等のパターンをエッチングする際のこれらの好ましいエッチング条件は、
* 放電電力200~1000W、好ましくは300~600W
* バイアス電力50~500W、好ましくは100~300Wである。
* 放電電力200~3000W、好ましくは400~2000W;
* バイアス電力25~2000W、好ましくは100~1000W;
* 圧力30mTorr(3.99Pa)以下、好ましくは2~10mTorr(0 .266~1.33Pa);
* 電子密度109 ~1013cm-3、好ましくは1010~1012cm-3
* 電子温度2~9eV、好ましくは3~8eV
* ウェハー温度-40~100℃、好ましくは-30~50℃
* チャンバー壁温度-30~300℃、好ましくは20~200℃
放電電力とバイアス電力はチャンバーの大きさや電極の大きさにより異なる。小口径ウエハー用の誘導結合プラズマ(ICP)エッチング装置(チャンバー容積3500cm3)で酸化シリコン膜、窒化シリコン膜、シリコンを含有する低誘電率膜等にコンタクトホール等のパターンをエッチングする際のこれらの好ましいエッチング条件は、
* 放電電力200~1000W、好ましくは300~600W
* バイアス電力50~500W、好ましくは100~300Wである。
なお、ウェハーが大口径化するとこれらの値も大きくなる。
以下、本発明を、実施例及び比較例を用いて具体的に説明するが、本発明は、これらのみに制限されるものではないことは言うまでもない。
ICP(Inductive Coupled Plasma)、電子密度8×1010~2×1011cm-3、電子温度5~7eVのエッチング条件で、Si基板上に約1μm厚さの酸化シリコン(SiO2)膜のエッチング速度と、さらに酸化シリコン上にホール直径0.2μmのノボラック系レジストのパターンを有する半導体基板を、深さ約1μmエッチングした時のエッチング速度の減少率を表1及び2に示した。
実施例1は、比較例1よりもSiO2のエッチング速度は若干低下するものの、そのエッチング速度は充分実用に耐えられる範囲である。また、実施例1は、比較例1に対して、レジスト及び下地のSiに対する選択比が著しく向上している。
実施例2では、微量のF2を添加することにより、実施例1よりエッチング速度を増大させ、エッチング速度の減少率を小さくできている。比較例2では、分子中にCH2などの炭化水素フラグメントを持たないので、微量のF2を添加すると比較例3よりもさらに選択比が小さくなり、さらに使用しにくい条件となった。実施例3では、さらに、Arを混合してエッチング速度の減少率を改善できた。
実施例4は、本発明で使用するCF3CF=CH2に既存のエッチングガスc-C4F8とO2とを混合して、選択比の低下を防ぎ、エッチング速度の減少率を改善した。比較例4は、本発明で使用するCF3CF=CH2と、分子中に同じCH2の炭化水素フラグメントを含むCH2F2とを比較した結果である。比較例4では、エッチング速度も小さく、エッチング速度の減少率も大きかった。
実施例5は、本発明で使用するCF3CF=CH2と、地球温暖化効果の小さいエッチングガスであるCF3CF2=CF2とを混合した場合である。実施例5は実施例4の場合と同様に、比較例5よりも、エッチング速度とその減少率において優れている。
実施例6は、本発明で使用するCF3CF=CH2と、Arを添加して、実施例7はさらにO2を加えることにより、エッチング速度の減少率を改善したものである。これに対して、比較例6は、Arを添加することにより、比較例7よりもエッチング速度の減少率は改善しているものの、実施例6及び7には及ばない。
実施例8は、本発明で使用するCF3CF=CH2と、地球温暖化効果の小さいガスであるCF3CF2=CF2CF3、Ar及びO2を添加することにより、選択比を維持し、エッチング速度の減少率を改善した結果である。
実施例9は、本発明で使用するCF3CF=CH2と、地球温暖化効果の比較的小さいガスであるCHF3とを添加することにより、選択比を維持している。また、実施例10は、実施例9のガスに、さらにO2を添加することにより、実施例11は、実施例9のガスに、さらにO2及びArを添加することにより、エッチング速度の減少率を改善している。これらは、比較例8のように、CF4(分解温度1000度以上)を用いないため、排ガスの分解が容易で汎用性が高い。
Claims (12)
- CF3CF=CH2を含むドライエッチングガス。
- CF3CF=CH2の含有率が、流量比5~100%である請求項1に記載のドライエッチングガス。
- さらに、F2及び/又はNF3を含む請求項1又は2に記載のドライエッチングガス。
- さらに、He、Ne、Ar、Xe、Kr、N2、H2及びNH3よりなる群から選ばれる少なくとも1種を含む請求項1~3のいずれかに記載のドライエッチングガス。
- さらに、O2、CO、CO2、COF2、(CH3)2C=O、CF3CFOCF2、CF3OCF3よりなる群から選ばれる少なくとも1種の酸素含有化合物を含む請求項1~4のいずれかにドライエッチングガス。
- さらに、CF4、c-C4F8、CF3CF=CF2、CF3C≡CCF3、c-C5F8、CF3CF=CFCF3、CF3I、CHF3よりなる群から選ばれる少なくとも1種を含む請求項1~5のいずれかに記載のドライエッチングガス。
- さらに、Ar及びO2を含む請求項1又は2に記載のドライエッチングガス。
- CF3CF=CH2、Ar及びO2の流量比が、5~65%:20~94%:1~15%である請求項7に記載のドライエッチングガス。
- さらに、CHF3を含む請求項1又は2に記載のドライエッチングガス。
- さらに、O2を含む請求項9に記載のドライエッチングガス。
- さらに、Arを含む請求項10に記載のドライエッチングガス。
- 請求項1~11のいずれかに記載のドライエッチングガスのガスプラズマを用いて、酸化シリコン膜、窒化シリコン膜、及びシリコンを含有し且つ比誘電率が1~4である膜よりなる群から選ばれる少なくとも1種のシリコン系材料を、レジスト、下地又はストッパー膜に対して選択的にエッチングするドライエッチング方法。
