長期に亘リ安定して動作する p n接合型発光ダイオード (LED) を得るため には、 例えば、 静電気等に因り、 不用意に p n接合型発光部に逆方向の過電流が 通流するのを防止できる技術手段を講ずることが重要である。 従来では、 LED の電気的耐性の向上を目的として、 ツエナー (Z e n e r) ダイオード等の電子 部品を LEDに接続して、 LEDを電気的に保護する方法が多く採られてきた。 特に、 層厚の薄い化合物半導体層から構成される p n接合型発光部を備えた窒化 ガリウム (Ga N) 系 LEDや、 燐化アルミニウム .ガリウム.インジウム (A I G a I n P) 系 LEDでは、 ツエナーダイオードを L E D駆動用電気回路にわ ざわざ付加し、 組み込んで耐電圧性の向上を果たす手段が開示されている (日本 特開 2005— 20038号公報 (特許文献 1 ) 参照) 。
また、 日本特開 2005— 57228号公報 (特許文献 2) 及び日本特開 20 00-1 88425号公報 (特許文献 3) には、 コンデンサや抵抗を複雑に組み 込んだ L E D駆動用電源回路を配備することによリ、 LEDの耐電圧性を高める 技術が開示されている。
また、 p n接合型 LEDと、 LEDとは別個に p n接合型保護ダイオードを設 けて、 それらを電気的に並列に結線することにより、 LED逆方向電圧に対する
耐電圧性を向上させる技術も開示されている (日本特開昭 5 2— 6 1 9 8 2号公 報 (特許文献 4 ) 参照) 。 さらに、 p n接合型保護ダイオードを L E Dとは別個 の単体素子として設ける上記の技術に加えて、 同一の基板上に隣接して別個に p n接合型保護ダイオードを設け、 p n接合型発光部へ逆方向の過電圧が印加され るのを回避しょうとする技術手段も開示されている (日本特開平 1 0— 2 0 0 1 5 9号公報 (特許文献 5 ) 参照) 。
しかし、 上記従来技術のうち、 特許文献 1〜3では、 ツエナーダイオードゃコ ンデンサ等の耐電圧性を上げるための電子部品を電源回路に付帯して配置するス ペースを必要とし、 L E D力徒に大型化してしまう問題がある。 また、 より良く 耐電圧性を向上させるために、 電源回路に組み込む電子部品の部品数を増加させ ると、 回路組立て技術が複雑になり、 L E Dの製造コストの上昇を避けられない 問題がある。
また、 特許文献 4 , 5の如く保護ダイオードを単品部品として別個に使用し、 しかも、 電気的に並列に結線させて、 p n接合型発光部へ不用意に通流する逆方 向電流に対する耐電圧性を向上させようとする場合、 保護ダイオードを配置する ための空間が要求され、 帰結される L E Dのチップサイズは自ずと大型化してし まう。 また、 不用意な逆方向への過電流から p n接合型発光部を電気的に保護す る機能を発揮させるために、 L E Dとは別個に設ける保護ダイオードには、 L E Dの発光部へ動作電流を流通させるために必要な電極に加え、 保護ダイォード自 身を動作させるための電極が必要とされる。 例えば、 上記の特許文献 4に記載さ れる単品の P n接合型保護ダイオードを隣接して配置した L E Dにあっては、 合 計 3個 (特許文献 4の第 4図参照) 、 または多い場合には合計 4個 (特許文献 4 の第 1図参照) の入力及び出力電極を形成する必要があリ、 L E Dを作製するた めの工程を煩雑としていることは否めない。
本発明は上記に鑑み提案されたもので、 耐電圧を向上させても小型化とコスト 低減が可能で、 さらに保護ダイォードも不要となる発光ダイォード及び発光ダイ オードランプを提供することを目的とする。 発明の開示
1 ) 上記目的を達成するために、 第 1の発明は、 第 1の伝導形の珪素単結晶基 板と、 その珪素単結晶基板上の I 1 1族窒化物半導体から構成された第 1の p n接 合構造部を含む発光部と、 その発光部上に設けられた第 1の伝導形の半導体のた めの第 1の極性のォーミック電極と、 珪素単結晶基板に関して発光部と同一側の、 第 2の伝導形の半導体のための第 2の極性のォ一ミック電極と、 が備えられてい る発光ダイオードにおいて、 上記第 1の伝導形の珪素単結晶基板と、 その珪素単 結晶基板に接合させて設けられた第 2の伝導形の半導体層とで、 珪素単結晶基板 から発光部に渡る領域に第 2の p n接合構造部を構成したことから成る。
2 ) 第 2の発明は、 第 1の伝導形の珪素単結晶基板と、 その珪素単結晶基板上 の I I I族窒化物半導体から構成された第 の p n接合構造部を含む発光部と、 そ の発光部上に設けられた第 1の伝導形の半導体のための第 1の極性のォーミック 電極と、 珪素単結晶基板に関して発光部と同一側の、 第 2の伝導形の半導体のた めの第 2の極性のォーミック電極と、 が備えられている発光ダイオードにおいて、 上記第 1の伝導形の珪素単結晶基板に接合させて設けられた第 2の伝導形の中間 層と、 その中間層に接合させて設けられた第 2の伝導形の半導体層とを備え、 第 1の伝導形の珪素単結晶基板と第 2の伝導形の中間層とで、 珪素単結晶基板から 発光部に渡る領域に第 2の p n接合構造部を構成したことから成る。
3 ) 第 3の発明は、 第 1の伝導形の珪素単結晶基板と、 その珪素単結晶基板上 の I I I族窒化物半導体から構成された第 1の P n接合構造部を含む発光部と、 そ の発光部上に設けられた第 1の伝導形の半導体のための第 1の極性のォーミック 電極と、 珪素単結晶基板に関して発光部と同一側の、 第 2の伝導形の半導体のた めの第 2の極性のォーミック電極と、 が備えられている発光ダイオードにおいて、 上記第 1の伝導形の珪素単結晶基板に接合させて設けられた第 1の伝導形の中間 層と、 その中間層に接合させて設けられた第 2の伝導形の半導体層とを備え、 第 1の伝導形の中間層と第 2の伝導形の半導体層とで、 珪素単結晶基板から発光部 に渡る領域に第 2の p n接合構造部を構成したことから成る。
4 ) 第 4の発明は、 上記した 2 ) 項または 3 ) 項に記載の発明の構成に加えて、 上記中間層は、 珪素を富裕に含む非化学量論的組成を有する炭化珪素 (S i C) 力、ら構成されていることから成る。
5) 第 5の発明は、 上記した 2) 項または 3) 項に記載の発明の構成に加えて、 上記中間層は、 III族窒化物半導体から構成されていることから成る。
6) 第 6の発明は、 上記した 1 ) 項から 5) 項の何れか 1項に記載の発明の構 成に加えて、 上記第 2の伝導形の半導体層は、 燐化硼素 (BP) 系半導体から構 成されていることから成る。
7) 第 7の発明は、 上^した 1 ) 項から 5) 項の何れか 1項に記載の発明の構 成に加えて、 上記第 2の伝導形の半導体層は、 第 2の伝導形の III族窒化物半導 体材料から構成されていることから成る。
8) 第 8の発明は、 上記した 1 ) 項から 7) 項の何れか 1項に記載の発明の構 成に加えて、 上記第 2の p n接合構造部における p n接合構造の逆方向の耐電圧 が、 上記第 1の p n接合構造部を含む発光部を備えた発光ダイォードの順方向電 圧を超えて高く、 発光ダイオードの逆方向電圧よりも小さいことから成る。
9) 第 9の発明は、 上記した 8) 項に記載の発光ダイオードを、 支持器に固定 して構成した発光ダイォードランプであって、 第 1の伝導形の珪素単結晶基板と、 第 1の極性のォーミック電極とが、 略同一の電位に電気的に接続されていること から成る。
1 0) 第 1 0の発明は、 上記した 9) 項に記載の発明の構成に加えて、 上記第 1の伝導形の珪素単結晶基板と電気的に接触する支持器の領域を、 第 1の極性の ォ一ミック電極と略同一の電位としたことから成る。
本発明では、 発光部の第 1の p n接合構造部とは別に、 珪素単結晶基板から発 光部に亘る領域に第 2の p n接合構造部を構成し、 例えばその第 2の p n接合構 造部を、 第 1の伝導形の珪素単結晶基板と、 その珪素単結晶基板に接合させて設 けられた第 2の伝導形の半導体層とで構成し、 また第 1の伝導形の珪素単結晶基 板に接合させて設けられた第 2の伝導形の中間層と、 その中間層に接合させて設 けられた第 2の伝導形の半導体層とを備えてその第 1の伝導形の珪素単結晶基板 と第 2の伝導形の中間層とで構成し、 また第 1の伝導形の珪素単結晶基板に接合 させて設けられた第 1の伝導形の中間層と、 その中間層に接合させて設けられた 第 2の伝導形の半導体層とを備えてその第 1の伝導形の中間層と第 2の伝導形の 半導体層とで構成するようにしたので、 発光ダイオード (LED) の耐電圧を向
上させることができる。
また、 従来技術の如く、 保護ダイオード等を新たに付加させる必要もなく、 ま た、 L E Dとそれらの電子部品とを電気的に接続するために電極を追加して設け る必要もなく、 従って、 L E Dを動作するに最低限必要な陽極及び陰極を設けれ ば良いため、 簡便に小型の L E Dを提供できる。
また、 本発明では、 同一の L E Dチップに内包させる逆方向の耐電圧性を向上 させるための p n接合構造を、 珪素単結晶基板から発光部に渡る領域に設けたの で、 静電気等に因り、 不用意に印加される逆方向の電圧により、 過大な電流が発 光部に流れ、 発光部が破壊されるのを防止するのに有効な P n接合を構成でき、 従って、 逆方向の耐電圧性を向上させることができる。
特に、 珪素単結晶基板から発光部に渡る領域に設ける第 2の p n接合構造部を、 中間層を利用して構成したので、 上記の逆方向の耐電圧性をよリー層向上させる ことができる。
また本発明では、 同一の L E Dチップに内包させる逆方向の耐電圧性を向上さ せるための第 2の p n接合構造部をなす第 2の伝導形の半導体層を、 禁止帯幅が 比較的に大とする炭化珪素や I I I族窒化物半導体から構成することとしたので、 静電気等に因り、 不用意に印加される逆方向の電圧に因り、 過大な電流が発光部 に流れ、 発光部が破壊されるのを防止するに有効な高い耐電圧性の P n接合構造 を構成することができる。
また本発明では、 第 2の p n接合構造部の逆方向の耐電圧を、 p n接合型発光 部を備えた L E Dの順方向電圧を超えて高く、 L E Dの逆方向電圧よリも小さく したので、 不用意に印加される逆方向の電圧に因り、 発光部へ過大な電流が流れ 込むのを安定して、 有効に回避でき、 従って、 逆方向の耐電圧性に優れる L E D を提供することができる。
また本発明では、 L E Dを支持器に固定して L E Dランプを作製するに際し、 第 1の伝導形の珪素単結晶基板と、 第 1の極性のォーミック電極とを、 略同一の 電位となる様に電気的に接続して作製することとしたので、 静電気等に因り、 不 用意に印加される逆方向の電圧に対して耐電圧性に優れる L E Dランプを、 従来 の如く保護ダイオード等の電子部品を敢えて付帯させずとも、 簡便に提供できる。
さらに、 本発明では、 第 1の伝導形の珪素単結晶基板と、 電気的に接触する支 持器の領域を、 第 1の極性のォーミック電極と略同一の電位に電気的に接続して LEDランプを構成することとしたので、 静電気等に因り、 LEDの発光部に逆 方向の過電流が不用意に流通するのを確実に回避でき、 逆方向の耐電圧性に優れ る LEDランプを、 従来の如く保護ダイオード等の電子部品を敢えて付帯させず とも、 簡便に提供できる。 図面の簡単な説明

本発明では、 p n接合型構造の発光部を、 珪素 (S i ) 単結晶 (シリコン) か らなる基板上に形成する。 基板には、 n形または P形の何れの伝導形の珪素単結 晶も使用できる。 なお、 以下の説明では、 n形、 p形の何れか一方を第 1の伝導 形とし、 他方を第 2の伝導形とする。 そして、 基板とする珪素単結晶の伝導形を 此処では、 第 1の伝導形とする。 後述する様に、 第 1の極性のォーミック (Oh m i c) 電極を設ける半導体層も第 1の伝導形の半導体層とする。
発光部は、 窒化ガリウム (Ga N) 、 窒化ガリウム 'インジウム混晶 (組成式 GaxI n,_xN: 0<X< 1 ) ゃ窒化アルミニウム 'ガリウム混晶 (組成式 A I γ G ai_YN: 0<Y<1 ) 等の I II族窒化物半導体材料から構成する。 発光部は、 単一ヘテロ (SH) 或いは二重へテロ (DH) 構造の何れかからも構成できる。 発光部に備えられる発光層は、 例えば、 A I YG ai_YNZG ax I η,—χΝからなる 単一量子井戸 (SQW) 構造または多重量子井戸 (MQW) 構造からも構成でき
る。
そして本発明では、 第 1の伝導形の珪素単結晶基板と、 その珪素単結晶基板上 の I I I族窒化物半導体から構成された第 1の p n接合構造部を含む発光部と、 そ の発光部上に設けられた第 1の伝導形の半導体のための第 1の極性のォーミック 電極と、 珪素単結晶基板に関して発光部と同一側の、 第 2の伝導形の半導体のた めの第 2の極性のォーミック電極と、 が備えられている発光ダイォードにおいて、 珪素単結晶基板から発光部に渡る領域に第 2の p n接合構造部を構成している。 例えば、 この第 2の p n接合構造部を、 (1 ) 第 1の伝導形の珪素単結晶基板と、 その珪素単結晶基板に接合させて設けられた第 2の伝導形の半導体層とで構成し、 また (2 ) 第 1の伝導形の珪素単結晶基板に接合させて設けられた第 2の伝導形 の中間層と、 その中間層に接合させて設けられた第 2の伝導形の半導体層とを備 えてその第 1の伝導形の珪素単結晶基板と第 2の伝導形の中間層とで構成し、 ま た (3 ) 第 1の伝導形の珪素単結晶基板に接合させて設けられた第 1の伝導形の 中間層と、 その中間層に接合させて設けられた第 2の伝導形の半導体層とを備え てその第 1の伝導形の中間層と第 2の伝導形の半導体層とで構成するようにして いる。 なお、 (1 ) ( 2 ) ( 3 ) の各構成中、 第 2の伝導形の半導体層は、 発光 部の最下層であってもよい。
第 1の伝導形の珪素単結晶基板の表面には、 第 2の伝導形の半導体層を接合し て形成して、 珪素単結晶基板から発光部に渡る領域に第 2の p n接合構造部を設 けることとする。例えば、 p形珪素単結晶基板には、 n形半導体層を接合させて 設けて第 2の p n接合構造部を形成する。 この場合、 第 1の伝導形は p形であり、 従って、 第 2の伝導形は n形となる。 また、 例えば、 n形珪素単結晶基板上に高 抵抗の P形半導体層を設けて P n接合構造を形成する (高抵抗の p形層は、 π 形層と称される場合がある (米津 宏雄著、 「光通信素子工学一発光'受光素子 一」 、 平成 7年 5月 2 0曰、 工学図書 (株) 発行、 5版、 3 1 7頁脚注参照) ) 。 また、 別の例では、 ρ形珪素単結晶基板上とそれに接合させて設けた高抵抗の η 形半導体層とから第 2の ρ η接合構造部を構成する (高抵抗の η形層は 型と 称される場合がある (上記の 「光通信素子工学—発光■受光素子一」 参照) 。 具体的には、 第 1の伝導形の珪素単結晶基板に接合して設けた、 基板の珪素単
結晶とは伝導形を逆とする 11 I族窒化物半導体材料からなるバッファ層とで p n 接合構造を構成する。 また例えば、 第 1の伝導形の珪素単結晶基板と、 それに接 合して設けた発光部の一部をなす下部クラッド (c l a d) 層とで p n接合構造 を構成する。 第 1の伝導形の珪素単結晶基板と接合させる第 2の伝導形の半導体 層は、 後述する如く、 好都合な逆方向の耐電圧が帰結される様なキャリア濃度 (または抵抗率 (=比抵抗) ) と層厚とを有しているのが望ましい。 極端に抵抗 が高く、 且つ層厚の厚い半導体材料から構成すると、 導電性の n形或いは p形珪 素単結晶基板を経由して、 LEDの発光部を回避して、 後述する第 2の極性のォ ーミック電極に効果的に逆方向に不用意に印加される過電圧に因る過電流を逃が せない。
第 1の伝導形の珪素単結晶基板から発光部に渡る領域に設ける第 2の p n接合 構造部は、 第 1の伝導形の珪素単結晶基板と、 その上の第 2の伝導形の半導体層 との中間に設ける中間層を利用しても構成できる。 中間層は、 第 1または第 2の 何れの伝導形の半導体層からも構成できる。 即ち、 p形 (7Γ形) または n形 {V形) の何れの伝導形の半導体層からも構成できる。 第 1の伝導形の珪素単 結晶基板/中間層/第 2の伝導形の半導体層 (記号 Zは接合を表す。 ) からなる p n接合構造体にあって、 中間層を第 1の伝導形の半導体層から構成した場合、 p n接合は、 中間層と第 2の伝導形の半導体層とで形成されることとなる。 中間 層を第 2の伝導形の半導体層から構成した場合、 p n接合は、 中間層と第 1の伝 導形の珪素単結晶基板とで形成されることとなる。
中間層を、 室温で比較的高い禁止帯幅を有する半導体材料から構成することと すると、 逆方向の耐電圧が安定して高い P n接合構造をもたらすに優位となる。 例えば、 立方晶または六方晶の炭化珪素 (S i C) から中間層を構成する。 炭化 珪素からなる中間層は、 例えば、 化学的気相堆積 (CVD) 法等に依り形成でき る。 高真空中で、 珪素単結晶の表面に向けてアセチレン (分子式: C2H2) 等の 炭化水素系気体を照射して、 珪素単結晶の表面に形成した立方晶 3 C型の S i C 薄膜層を高抵抗層として P n接合構造を形成できる。 {001 } 結晶面を表面と する珪素単結晶基板を用いれば、 {001 } —配向性の 3 C型 S i C層を形成で きる。 〖1 1 1 } 結晶面を表面とする珪素単結晶基板を用いれば、 〖1 1 1 } 一
配向性の 3 C型 S i C層を形成できる。
中間層を構成するための炭化珪素層は、 抵抗率 (=比抵抗) にして 1 X 10 - 4Ω■ cm未満であり、 層厚を 10 nm以下、 更に望ましくは 5 n m以下とする のが望ましい。 用いる炭化珪素層の抵抗率、 または抵抗率に反比例するキャリア 濃度 (n (cm— 3) または p (cm—3) ) と層厚 (d (cm) ) とは、 その炭化 珪素層を中間層として含む P n接合構造が、 LEDの順方向電圧より高く、 且つ 逆方向電圧より低い、 逆方向電圧を顕現するに好都合となる様に調整する。 中間 層は、 特に、 非化学量論的な組成の炭化珪素から好ましく構成できる。 珪素 (S i ) を炭素 (元素記号: C) より当量的に多く含む非化学量論的な組成の例えば、 S i C。.6から構成できる。 この様な非化学量論的な組成の炭化珪素層を中間層と して設けることに依リ、 珪素単結晶基板と中間層上に設ける上層との格子ミスマ ツチ或いは熱膨張率の差異に起因する応力が緩和され、 結晶層に優れる上層をも たらすことができる。
また、 中間層は、 室温で広い禁止帯幅 (Eg) をもつ III族窒化物半導体材料 から構成できる。 例えば、 ウルッ鉱結晶型の Ga N (Eg = 3. 4 e V) 、 閃亜 鉛鉱結晶の G a N (Eg = 3. 2 eV) 、 窒化アルミニウム (A I N; Eg = 5. 9 e V) 、 窒化アルミニウム'インジウム (組成式 A I Q I ni.QN: 0<Q< 1 ) 等のアルミニウム (A I ) を含む窒化物半導体混晶等から構成できる。 珪素 単結晶基板から発光部に渡る領域に設ける本発明に係わる第 2の p n接合構造部 は、 例えば、 p形珪素単結晶基板に n形 111族窒化物半導体層及び n形 111族窒 化物半導体層を順次、 積層させて構成する。 III族窒化物半導体材料から構成さ れた中間層は、 その上に第 2の伝導形の窒化物半導体層を積層させるに際し、 良 質な上層をもたらす下地層として貢献できる。
また、 第 2の伝導形の半導体層は、 燐化硼素 (BP) 系化合物半導体材料から 構成できる。 燐化硼素系化合物半導体とは、 硼素 (元素記号: B) と燐 (元素記 号: P) とを構成元素として含む III一 V族化合物半導体である、 例えば、 燐化 硼素■アルミニウム (組成式 BXA I ΜΡ: 0く Χ≤ 1 ) であり、 燐化硼素■ガ リウム (組成式 BYGai_YP: 0<Y≤1) であり、 燐化硼素 'インジウム (組 成式 BZI nwP: 0<Z≤ 1 ) である。 例えば、 室温での禁止帯幅を 2. 0 e
V或いはそれ以上の単量体の BPから構成できる。 この様な広い禁止帯幅を有す る燐化硼素系半導体材料からなる層は、 また、 中間層を構成する材料としても利 用できる。
第 2の伝導形の燐化硼素系半導体層は、 例えば、 有機金属化学的気相堆積 (M OCVD) 法、 ハロゲン (h a I o g e n) 気相成長ェピタキシャル (VP E) 法、 ハイドライド (水素化物: h y d r i d e) VPE法、 または、 分子線ェピ タキシャル (MBE) 法などのェピタキシャル成長方法に依り形成できる。 特に 憐 (P) を構成元素として含む化合物半導体薄膜の成長に常用されている MOC VD法は、 好適に用いられる。 所望の逆方向の耐電圧を与える抵抗率や層厚の第 2の伝導形の燐化硼素系化合物半導体層は、' 不純物を故意に添加しない (アンド ープ) でも形成できる。 また、 その成長時に、 p形不純物または n形不純物を故 意に添加する、 所謂、 ドーピング手段に依り形成できる。
中間層及び第 2の伝導形の半導体層は、 異なる手段で形成しても構わないが、 同一の成長手段で構成するのが簡便である。 好適な範囲のキャリア濃度と層厚を 有する第 2の伝導形を呈する半導体層を得るために、 これらの層の成長時に伝導 形を制御するための不純物を故意に添加 (ドーピング) しても構わない。 III族 窒化物半導体材料から構成された第 2の伝導形の半導体層は、 その上に結晶性に 優れる III族窒化物半導体層をもたらすに好都合な下地層として働き、 よって、 良質な III族窒化物半導体層から発光部を構成できる利点がある。 例えば、 Ga N、 A I N、 或いはそれらの混晶から構成した第 2の伝導形の半導体層上に、 発 光部をなす A lRGaH¾N (0≤R≤1 ) を積層させるとすると、 双方の格子ミ スマッチ度が小さいが故に良質の発光部の構成層を形成できる。 A lRG A I.RN (0≤R≤1 ) 層を例えば、 発光部の下方の珪素単結晶基板側に設ける下部クラ ッド層として利用する場合、 その A I RG S^N (0≤R≤1 ) 層の伝導形は、 第 2の伝導形とする。
第 1の伝導形の珪素単結晶基板の表面に直接、 第 2の伝導形の半導体層を接合 させて構成するか、 または、 上記の如くの中間層を介在させて構成するかに拘ら ず、 発光部の下方に設ける P n接合構造は、 LEDの順方向電圧 (所謂、 発光部 をなす p n接合の VF) を超えて高く、 且つ、 逆方向電圧 (所謂、 発光部をなす
p n接合の VR) より小さい逆方向の耐電圧 (VB) を有するものとする。 例えば、 VBは、 順方向電流を 1 0マイクロアンペア (〃A ) として際の L E Dの順方向 電圧 (VF (単位: V) ) の 2倍を超え、 L E Dの逆方向電圧 (VR (単位:
V ) ) (ここでは、 1 0 / Aの電流を通流した際の逆方向電圧を指す。 ) の 1 Z 2よりも小であるとする。 即ち、 0. 5 - VR> VB> 2 . 0 ■ VFの大小関係を与 える逆方向の耐電圧 (VB) を有する p n接合構造であることが望ましい。
上記の電気的耐圧特性を有する第 2の p ri接合構造部と、 その上の p n接合構 造型発光部とを備えた積層構造体に第 1の極性のォーミック電極と、 第 1の極性 とは反対の第 2の極性のォ一ミック電極とを設けて L E Dを構成する。 第 1の伝 導形が p形であるならば、 基板は p形の珪素単結晶であり、 第 1の極性のォーミ ック電極は、 第 1の伝導形の半導体層、 つまり p形半導体層に設けられた陽極 (正極、 (+) 極) とする。 対応して第 2の極性のォ一ミック電極は、 陰極 (負 極、 (一) 極) とする。 反対に、 第 1の伝導形が n形ならば、 第 1の極性のォー ミック電極は、 n形半導体層に設けられた陰極とする。 この場合に対応して、 第 2の極性のォーミック電極は陽極とする。
本発明の L E Dを構成するための第 1及び第 2の極性のォーミック電極は、 基 板の表面に関し、 発光部と同一側において、 平面視で対向する領域に配置するも のの、 各々のォーミック電極は上下方向 (L E Dの鉛直方向) に異なる位置に形 成する。 第 1の極性のォーミック電極は、 発光部に備えられている発光層より上 に積層した第 1の伝導形の半導体層に設ける。 例えば、 ヘテロ接合型発光部を構 成するために発光層上に設けた上部クラッド層、 発光部上の窓 (w i n d o w) 層や低接触抵抗の第 1の極性のォーミック電極を形成するためのコンタクト ( c o n t a c t ) 層など第 1の伝導形の半導体層に接触させて設ける。
第 1の極性のォーミック電極は、 例えば、 導電体と略等電位となす結線 (b o n d i n g ) を施すために半導体層の表面に設けられたォーミック性金属膜から なる台座 (p a d ) 電極として形成され得る。 また、 台座電極と、 台座電極に導 通させて発光層または発光部上の第 1の伝導形の半導体層の表面に拡げて延在さ せた第 1の極性のォーミック電極とから構成できる。 第 1の伝導形の半導体層の 表面の略全面に第 1の極性のォ一ミック電極を拡げて延在して配置することによ
り、 L E Dを発光させるための駆動電流を順方向に平面的に拡散させるに効果を 上げられる。 順方向電流とは、 第 1の極性のォーミック電極が陽極であり、 第 2 の極性のォーミック電極が陰極である場合、 陽極に正電圧を印加し、 陰極にその 正電圧よりも低い電圧を印加した際に両極性のォーミック電極間に流れる電流で ある。 また、 第 1の極性のォーミック電極が陰極であり、 第 2の極性のォーミツ ク電極が陽極である場合、 陰極に負電圧を印加し、 陽極にその負電圧よりも高い 電圧を印加した際に両極性のォーミック電極間に流れる電流である。
結線用の台座電極に加えて、 第 1の伝導形の半導体層の表面上に、 第 1の極性 のォーミック性電極を万遍無く配置して、 L E Dからの発光をもたらすための順 方向電流を第 1の伝導形の半導体層を介して発光部に拡散させる構成とした場合、 拡げて延在させる電極と台座電極とは、 電気的に導通させる必要があるが、 台座 電極は、 第 1の伝導形の半導体層についてォーミック性接触を呈する金属膜から、 必ずしも構成する必要はない。 台座電極を第 1の伝導形の半導体層について非才 —ミック性の接触を形成する材料から構成すると、 台座電極と第 1の伝導形の半 導体層との間の接触抵抗が高くなリ、 第 1の伝導形の半導体層を介して発光部に 短絡的に流通するのを回避できる。
第 1の極性ォーミック電極に電気的に導通させて設ける台座電極は、 それへの 結線時における機械的衝撃或いは熱的衝撃が第 1の伝導形の半導体層、 しいては 発光をもたらす発光部へ波及するのを抑制するため数 m程度の層厚の厚い金 属膜から構成する,。 このため、 台座電極の射影領域に在る発光部からの発光は、 台座電極をなす厚い金属膜に因り遮蔽され、 L E Dの外部へ取り出せない。 従つ て、 台座電極を第 1の伝導形の半導体層につい非才一ミック性を呈する材料から 構成し、 台座電極の射影領域に在る発光部への短絡的な順方向電流の流通を阻止 した上で、 台座電極に導通する拡げて延在させた電極に依り、 第 1の伝導形の半 導体層に順方向電流を平面的に拡散させれば光電変換効率の高い高輝度の L E D を得ることができる。
台座電極と電気的に導通させて、 第 1の伝導形の半導体層に拡げて延在させる 第 1の極性のォーミック電極は、 第 1の伝導形の半導体層の表面、 しいてはその 下方の発光部に均一に順方向電流を拡散できる様に配置する。 例えば、 平面視で
格子状、 網状、 同心円状、 または枠状等の形状に、 フォトリソグラフィー技術等 を利用して加工されたォーミック性金属膜から構成できる。 更には、 第 1の伝導 形の半導体層へ均等な電流密度で順方向電流を流通させられる形状の電極から構 成する。 例えば、 台座電極から第 2の極性のォーミック電極へ向けての距離が増 すに連れて、 間隔を狭めた格子状の、 或いはその距離に応じて直径を段階的に小 さくした同心円状の形状から構成する。
一方、 第 1とは反対の極性の第 2の極性のォーミック電極は、 p n接合型発光 部に備えられている発光層より下方の発光部を構成する第 2の伝導形の半導体層 上に設ける。 または、 発光部より下方で、 第 1の伝導形の基板との中間に在る第 2の伝導形の半導体層に設ける。 例えば、 ベテロ構造の発光部を形成するため第 2の伝導形の下部クラッド層に設ける。 また、 例えば、 第 1の伝導形の基板と発 光部との中簡に配置されたバッファ (b u f f e r ) 層ゃブラッグ (B r a g g ) 反射層等に接触させて設ける。
発光層または発光部よリ下方の、 基板側に在る第 2の伝導形の半導体層に第 2 の極性のォーミック電極を配置するには、 そのォ一ミック電極を設けるための領 域に存在する発光部を除去する必要がある。 即ち、 発光をもたらす発光部の一部 の領域を敢えて除去し、 発光をもたらせる領域の面積を減じて設ける必要がある。 このため、 第 2の極性のォーミック電極は、 結線ができる最小限の平面積を有す る電極とし、 除去する発光部の領域が過大となるのを回避するのが、 高輝度の L E Dを得る場合の得策となる。例えば、 第 2の極性のォ一ミック電極は、 結線に 必要な台座電極のみから構成できる。 第 2の極性のォ一ミック電極を兼ねる台座 電極として、 直径を 8 0 i m~ 1 5 0〃 mとする平面視で円形の、 また、 一辺の 長さを 8 0 i rr!〜 1 5 0 i mとする平面視で正方形の金属電極を例示できる。 本発明に係わる不用意に印加される逆方向の電圧に対して優れた耐電圧性を有 する L E Dを利用して、 発光部上に設けた正または負の第 1の極性のォーミック 電極と、 基板の第 1の伝導形の珪素単結晶とを等電位とする様に電気的に接続す ると逆方向の耐電圧性を十分に発揮できる L E Dランプを作製できる。 発光部上 に設けた第 1の伝導形の半導体層上の第 1の極性のォーミック電極と第 1の伝導 形の基板とを略等電位に電気的に接続するのは、 例えば、 それらを等電位にある
同一の端子に結線し、 接続する方法により簡便に達成できる。
本発明に依る L E Dは、 その逆方向の耐電圧 (電圧 VB) が、 p n接合型発光 部を有する L E Dの逆方向電圧 (電圧 VR) より低値となる様に構成されている。 従って、 上記の如くの電気的結線を果たすことに依り、 不用意に逆方向の電圧が 印加された際に発生する逆方向への電流を、 発光部ではなく、 例えば、 第 2の伝 導形の半導体層上の正又は負何れかの第 2の極性の第 2のォ一ミック電極を経由 して、 L E Dの外部へと逃がすことができる。 従って、 不用意な逆方向の過電流 の通流に因る L E Dの発光部の破壊を回避できる、 耐電圧性に優れるし E Dラン プをもたらせる。
—方で、 本発明に係わる第 2の p n接合'構造部は、 本発明に依るし E Dにおい て、 その耐電圧 (電圧 VB) が、 p n接合型発光部を有する L E Dの順方向電圧 (電圧 VF) より高値となる様に構成されている。 従って、 上記の如くの電気的 結線を果たすことに依り、 L E Dを発光させるために正常に順方向に通流された 素子駆動電流が、 基板へと不要に漏洩するのを防止できる。 従って、 不用意に印 加される逆方向の過電圧に対し、 耐電圧性に優れ、 且つ、 光電変換効率にも優れ る L E Dランプをもたらせる。
更に、 L E Dランプを作製するに際し、 L E Dを構成するに用いた第 1の伝導 形の基板と、 その基板を固定するための、 基板と電気的に接触する支持器の領域 とが、 等電位となる様にしてランプを構成すると、 不用意に印加される逆方向の 過電圧に対し耐電圧性に優れるランプを構成できる。 第 1の伝導形の基板の裏面 (発光部が設けられているのとは反対側の表面) と、 それを支持、 固定する導電 性の支持器の領域とを、 点接触ではなく、 平面的に広く電気的に接触させ等電位 とすることに依り、 基板の内部を流通する逆方向の過電流の密度を減少させられ る。 従って、 より効率的に不用意な逆方向の過電流を逃がすに効果がある。 本発 明では、 基板と、 それと電気的に接触している支持器の導電性領域とを等電位と なす電気的結線を施す場合にも、 基板と第 1の極性の電極とは、 同じく等電位と する。
次に本発明の実施例を述べるが、 本発明は実施例によリ限定されるものではな い。
(実施例 1 ) 本実施例 1では、 第 1の伝導形の p形の珪素単結晶基板と、 そ の上に積層させた第 2の伝導形の n形の半導体材料とから構成した耐電圧性を向 上させるための p n接合構造 (第 2の p n接合構造部) を内包する LEDを構成 する場合を例にして本発明の内容を具体的に説明する。
第 1図は、 本実施例で作製した、 発光部に備えられている p n接合に加えて、 発光部以外に 電圧性を向上させるための p n接合構造を内包する L E Dの平面 模式図である。 また、 第 2図は、 第 1図に示す高耐電圧型 LEDの破線 H— I [線 に沿つた断面模式図である。
LED 1 0を作製するための積層構造体 1 00は、 硼素 (元素記号: B) をド ープした、 表面を (001 ) 結晶面とする p形珪素単結晶を基板 101として形 成した。 従って、 本実施例 1では、 第 1の伝導形は p形である。 珪素単結晶基板 1 01の (001) 結晶面からなる表面には、 立方晶 3 C結晶型の p形炭化珪素 (S i C) 薄膜層 (層厚約 2 nm) 1 02を本発明の云う中間層として形成した。 高分解能透過電子顕微鏡を使用して撮像した格子像から計測した炭化珪素薄膜層 1 02の格子定数から、 薄膜層 102は非化学量論的な組成の S i C。,8から構成 されていると判断された。 p形炭化珪素薄膜層 1 02の表面には、 珪素 (元素記 号: S i ) をドープした n形の窒化ガリウム層 (層厚約 3 im、 キャリア濃度約 4 1 018cm— 3) 1 03を直接、 接合させて設けた。 この n形 Ga N層は、 本 発明の云う第 2の伝導形 (本実施例 1では、 n形である。 ) の半導体層に該当す る。
第 1の伝導形である p形の炭化珪素薄膜層 1 02と、 第 2の伝導形である n形 G a N層 103とを接合させて設けることによリ、 不用意に逆方向に印加される 過電圧に因り発光部 40に過電流が通流するのを回避するための第 2の p n接合 構造部 70を形成した。
別途、 積層構造体 1 00を形成するに使用したのと同一の抵抗率、 キャリア濃 度及び厚さの硼素ドープ (001 ) —珪素単結晶基板上に、 上記と同一の仕様の p形炭化珪素層及び n形 Ga N層を気相成長させ、 p n接合を形成した。 p形珪 素単結晶基板の裏面側に、 一般的な真空蒸着手段に依りアルミニウム (元素記 号: A 膜を被着させた後、 シンターしてォーミック電極となした。 n形 Ga
N層の表面には、 ランタン (元素記号: La) ■ A I合金真空蒸着膜からなるォ 一ミック電極を形成し、 この p n接合の逆方向の耐電圧 (本発明の云う VBであ る。 ) を測定した。 逆方向電流を 10 Aとして際の耐電圧は約 7. 1ポルト (V) であった。
第 2の p n接合構造部 70の一構成要素である n形 G a N層 1 03上には、 ィ ンジゥム (元素記号: I n) 組成比を異にする複数の相 (p h a s e) からなる n形窒化ガリウム 'インジウム混晶 (G3l_ff I ηαΝ:平均的な I nの組成比 (= a) は 0. 1 9である。 ) 層を井戸層とし、 n形窒化アルミニウム 'ガリウ ム混晶 (A l wGao^N) 層を障壁層とする多重量子井戸構造からなる発光層 104を積層した。 多重量子井戸構造の発光層 1 04は、 井戸層と障壁層の対数 (ペア数) を 5として形成した。 n形発光層 1 04上には、 p形の A l 。5Ga 0.95N層 (層厚約 50 nm、 キャリア濃度約 3 x 1 017cm— 3) からなる上部クラ ッド層 1 05を積層させた。 これより、 n形 G a N層 1 03からなる下部クラッ ド層と、 発光層 1 04と、 上部クラッド層 1 05とから p n接合型ダブルへテロ 接合構造型の発光部 40を形成した。 上部クラッド層 1 05上には、 第 1の伝導 形、 即ち、 本実施例 1でば p形の G a N層をコンタクト層 1 06として積層させ た。
P形珪素単結晶基板 1 01上に、 第 1または第 2の伝導形を有する上記の各半 導体層 1 02 1 06を、 同一の分子線ェピタキシャル (MBE) 法で気相成長 させ、 積層構造体 1 00の形成を終了した後、 第 2の伝導形 (本実施例 1では、 n形である。 ) の半導体層に第 2の極性 (本実施例 1では陰極である。 ) のォー ミック電極 1 08を設ける領域に限り、 その上に在る半導体各層 1 04〜"! 06 を除去した。 半導体各層 1 04〜1 06は、 一般的なフォトリソグラフィー技術 を利用してパタ一二ングした領域を選択的にドライェッチング手段に依リ除去し た。
然る後、 ドライエッチング手段を利用して露出させた n形 Ga N層 1 03の表 面に、 第 2の伝導形の半導体層 (本実施例 1では、 n形半導体層) のための第 2 の極性のォ一ミック電極 1 08を形成した。 結線用の台座 (p a d) 電極を兼用 する、 この第 2の極性 (陰極) のォーミック電極は、 膜厚を約 2 mとする L
a - A I合金真空蒸着膜から構成した。 第 2の極性のォーミック電極を兼ねる台 座電極 1 08は、 平面視で、 一辺の長さを約 1 2 O mとする正方形とした。 一方、 積層構造体 1 00の最表層をなす第 1の伝導形 (本実施例 1では、 p 形) の p形 G a Nコンタクト層 1 06の表面の一部領域には、 平面視で略正方形 の金 (元素記号: A u) ■ゲルマニウム (元素記号: G e) 合金膜からなる結線 用の台座電極 1 07 aを設けた。 台座電極 1 07 aの形状は、 一辺の長さを約 1 10 mとする正方形とした。 また、 結線用台座電極 1 07 aに電気的に導通さ せて、 Au ■ニッケル (元素記号: N ί ) 合金からなる第 1の極性 (本実施例 1 では陽極) のォーミック電極 1 07 bを設けた。 第 1の極性のォ一ミック電極 1 07 bは、 上記のドライエッチングを施しすこ後に残存する第 1の伝導形 (本実施 例 1では p形) の p形 Ga Nコンタクト層 1 06の全面に略均等に LED駆動用 電流を拡散させるために、 格子状に配置した (第 1図参照) 。
上記の如く、 第 1の極性 (本実施例 1では、 陽極) と第 2の極性 (本実施例 1 では陰極) の両極性のォーミック電極 1 07 b, 1 08とを形成した後、 一般的 な裁断手段に依り、 個別の素子へ分離し、 一辺を約 350 mとする平面視正方 形のチップ (c h i p) 状の LED 1 0を得た。 両極性のォーミック電極 1 07 b、 1 08間に順方向に電流を通流したところ、 p n接合型へテロ接合構造の発 光部 40を備えたし ED 1 0からは、 波長を約 450 nmとする青色光が出射さ れた。 順方向電流を 2 OmAとした際の LED 1 0の順方向電圧 (VF) は 3. 5yであった。 順方向電流を 1 0 Aとした際の VFは、 2. 9Vとなった。 ま た、 逆方向電流を 1 0〃 Aとした際の LED 10の逆方向電圧は、 1 5. 0Vと なった。
(実施例 2 ) 本実施例 2では、 上記の実施例 1に記載の L E D 1 0を使用し て、 本発明に係わる、 高い耐電圧性を有する LEDランプを作製する場合を例に して、 本発明の内容を具体的に説明する。
第 3図に、 LEDランプ 50の断面構造を模式的に示す。 第 3図において、 第 1図及び第 2図に示したのと同一の構成要素については、 同一の符号を付して示 してある。
LEDランプ 50は、 実施例 1に記載のチップ状の LED 1 0を、 支持器 50
1に載置し、 固定して作製した。 LED 1 0の p形珪素単結晶基板 1 01の裏面 は、 支持器 501の平坦な上面部 501 aと電気的に導通させるために、 一般的 な導電性の銀 (Ag) ペーストで接着させた。 また、 支持器 501の上面部 50 1 aと電気的に導通している結線用電極端子 502と実施例 1に記載の第 1の極 性 (実施例"!では陽極であり、 本実施例 2においても陽極である。 ) の台座電極 1 07 aとを金 (Au) 線 503で電気的に接続した。 これより、 台座電極 1 0 7 aを介して、 第 1の伝導形 (= p形) の珪素単結晶基板 1 01と、 第 1の極性 (=陽極) の格子状ォーミック電極 1 07 bとを等電位とさせた。
一方、 上記の実施例 1に記載の第 2の極性 (=陰極) のォ一ミック電極 1 08 は、 支持器 501の本体及び上面部 501 aとも電気的に絶縁させて設けた他の 一方の結線用電極端子 504に金線 505で電気的に接続した。 第 1の伝導形 (=p形) の珪素単結晶基板 1 01及び第 1の極性のォ一ミック電極 1 07 b (=陽極) と、 第 2の極性のォーミック電極 1 08 (=陰極) とは等電位にはし ない結線を施した。 次に、 一般的な半導体素子封止用のエポキシ樹脂 506で、 LED 10の外周囲を被覆 (モールド) して、 LEDランプ 50とした。
第 1の伝導形 (=p形) の珪素単結晶基板 1 01と第 1の極性のォーミック電 極 1 07 b (=陽極) との双方に電気的に導通する電極端子 502と、 第 2の極 性のォーミック電極 1 08 (=陰極) とに電気的に導通する電極端子 504との 間に順方向に電流を流し、 LEDランプ 50の光学的並びに電気的特性を測定し た。 主たる発光スぺクトルの波長は約 450 n mであリ、 上記の実施例 1に記載 のチップ状の LED 1 0と然したる変化は認められなかった。 一般的な積分球を 利用して測光した LEDランプ 50の光度は、 約 2カンデラ (c d) であった。 また、 順方向に 2 OmAの順方向電流を通流した場合の順方向電圧 (VF) は 3. 5 Vであり、 順方向電流を 1 0 Aとした際の VFは、 2. 9Vであった。 逆方向電流を 1 0 Aとした際の LEDランプ 50の逆方向電圧 (VR) も約 1 5Vであり、 L EDランプとなすための上記の結線及びモールド (mo I d) を 施した後においても、 順及び逆方向電圧に然したる変化は認められなかった。 次に LEDランプ 50に故意に逆方向に過電圧を印加し、 耐電圧性を試験した。 この耐電圧性試験は、 容量 1 00ピコファラッド ( p F) 及び抵抗 1. 5キロォ
ーム (kQ) を付加した電気回路を用い、 LEDランプ 50の両電極端子間 50 2、 504に、 逆方向に 500V〜1 00 OVの過電圧を印加して実施した。 過 電圧を印加した後、 LEDランプ 50をなすチップ状の LED 1 0の順方向電圧
(VF) を改めて測定したところ、 耐電圧性試験の以前と略同様の約 3. 6Vで あった。 即ち、 過電圧を故意に印加しても、 発光部 40に備えられている p n接 合は、 その過電流から保護され、 破壊されることなく清浄な整流特性を発現する ことが示された。 これは、 逆方向に過電圧が印加されても、 過電流を、 第 1の極 性のォーミック電極 1 07 b (=陽極) と等電位に保たれた第 1の伝導形 (=p 形) の珪素単結晶基板 1 01を介して、 発光部 40を迂回して第 2の極性のォー ミック電極 1 08 (=陰極) に逃がすことができる、 LED 1 0の逆方向電圧
(VR) よリ低い耐電圧の p n接合構造 30を発光部 40の直下に設けたためと 理解された。
(実施例 3 ) 本実施例 3では、 第 1の伝導形の p形の珪素単結晶基板と、 そ の上に積層させた第 2の伝導形の n形の III族窒化物半導体材料とから構成した 耐電圧性を向上させるための p n接合構造 (第 2の p n接合構造部) を内包する L E Dを構成する場合を例にして本発明の内容を具体的に説明する。
第 4図は、 本実施例 3で作製した、 発光部に備えられている p n接合に加えて、 発光部以外に耐電圧性を向上させるための p n接合構造を内包する LED 20の 平面模式図である。 また、 第 5図は、 第 4図に示す高耐電圧型 LED 20の破線 V— V線に沿った断面模式図である。
LED 20を作製するための積層構造体 200は、 硼素 (B) をドープした、 表面を (001 ) 結晶面とする p形珪素単結晶を基板 201として形成した。 従 つて、 本実施例 3では、 第 1の伝導形は p形である。
P形珪素単結晶基板 201の (001 ) 結晶面からなる表面には、 n形窒素ァ ルミニゥム (A I N) 薄膜層 (層厚約 1 2 nm) 202を中間層として直接、 接 合させて設けた。 第 1の伝導形とは反対の伝導形 (本実施例 3では、 n形であ る。 ) の n形の A I N薄膜層 202は、 M BE法により形成した。 この n形 A I N薄膜層 202は、 本発明の云う第 2の伝導形の中間層に該当する。
n形 A I N薄膜層 202の表面には、 珪素 (S i ) をドープした n形の閃亜鉛
鉱結晶型の G a N層 (層厚約 2〃 m、 キヤリァ濃度約 2 X 1 018 c m—3) 2 0 3 を積層させ、 不用意に逆方向に印加される過電圧に因り発光部 4 0に過電流が通 流するのを回避するための p n接合構造 (第 2の p n接合構造部) 7 1を形成し 別途、 上記の第 2の p n接合構造部 7 1を形成するのに使用したのと同一の抵 抗率、 キャリア濃度及び厚さの硼素ドープ (0 0 1 ) —p形珪素単結晶基板上に、 上記と同一の仕様の第 2の伝導形の n形の A I N中間層及び n形の G a N層を M B E法に依り気相成長させ、 p n接合構造を形成した。 第 1の伝導形の p形珪素 単結晶基板の裏面側に、 一般的な真空蒸着手段に依り金 (A u ) 膜を被着させた 後、 シンターしてォーミック電極となした。' n形 G a N層の表面には、 チタン (元素記号: T i ) 膜からなるォーミック電極を形成し、 この p n接合の逆方向 の耐電圧 (本発明の云う VBである。 ) を測定した。 逆方向電流を 1 O Aとし て際の耐電圧は約 7 . 4 Vであった。
第 2の伝導形 (本実施例 3では、 n形である。 ) の n形の立方晶 G a N層 2 0 3上には、 上記の実施例 1に記載した n形発光層 2 0 4、 p形上部クラッド層 2 0 5、 及び p形コンタクト層 2 0 6を順次、 M B E法に依り積層し、 積層構造体 2 0 0を形成した。
然る後、 上記の実施例 1に記載の手順をもって、 上記実施例 1と同様に第 1の 極性のォーミック電極 (本実施例 3では、 陽極) 2 0 7 b、 そのための台座電極 2 0 7 a、 及び第 2の極性のォーミック電極 (本実施例 3では、 陰極である。 ) 2 0 8を形成して L E D 2 0を得た。 尚、 本実施例 3では、 第 1の極性のォーミ ック電極 2 0 7 bを、 上記の実施例 1に記載の平面視格子状の形状ではなく、 円 周の一部を不連続とした同心円状の形状として、 L E D駆動電流を、 第 1の伝導 形の n形の G a Nからなるコンタク卜層 2 0 6の略全面に拡散させる様に形成し た。
L E D 2 0を上記の実施例 2に記載の支持器に固定して、 上記の実施例 2と同 様に、 第 1の伝導形 (本実施例では、 p形である。 )'の p形珪素単結晶基板 2 0 1と第 1の極性のォーミック電極 2 0 7 bと台座電極 2 0 7 aとが等電位となる 様に結線を施した。 第 2の極性のォーミック電極 (本実施例 3では、 陰極であ
る。 ) 208は、 第 1の極性のォ一ミック電極 207 bを結線した電極端子と電 気的に絶縁されている別の電極端子と結線した。 その後、 半導体素子封止用のェ ポキシ樹脂でモールドして、 LEDランプとなした。
第 1の極性のォーミック電極 207 bと導通する電極端子と、 第 2の極性のォ 一ミック電極 208とに導通する電極端子との間に、 順方向に 2 OmAの順方向 電流を通流した際の順方向電圧 (VF) は、 約 3. 6 Vであった。 また、 逆方向 電流を 10〃 Aとした際の逆方向電圧 (VR) は約 1 5. 0Vであった。
作製した L E Dランプの中から 30個のランプを抜き取リ、 上記の実施例 2に 記載の手法により、 耐電圧試験をした。 その結果、 1 000 Vの過電圧を故意に 逆方向に印加した際に、 発光部に備えられ tいる p n接合に依る正常な整流特性 が再現されず、 発光部が破壊されたと判断される LEDランプは無かった。 即ち、 不用意或いは故意に逆方向に過電圧が印加されても、 本発明に記載の如くの VF 及び VRに関連した耐電圧 (VB) を有する p n接合構造 (第 2の p n接合構造 部) を内包させることに依り、 耐電圧性の高い LEDランプを安定して供給でき ることが示された。
(実施例 4 ) 本実施例 4では、 第 1の伝導形の n形の珪素単結晶基板と、 そ の上に積層させた第 2の伝導形の p形の単量体の燐化硼素 (BP) とから構成し た耐電圧性を向上させるための p n接合構造を内包する L E Dを構成する場合を 例にして本発明の内容を具体的に説明する。
第 6図は、 本実施例 4で作製した、 発光部に備えられている p n接合に加えて、 発光部以外に耐電圧性を向上させるための P n接合構造 (第 2の p n接合構造 部) を内包する LED 30の平面模式図である。 また、 第 7図は、 第 6図に示す 高耐電圧型 LEDの破線 VI— VI線に沿った断面模式図である。 第 6図及び第 7図 において、 第 1図または第 2図に示したのと同一の構成要素については、 同一の 符合を付して記載してある。
LED 30を作製するための積層構造体 300は、 燐 (元素記号: P) をドー プした、 表面を (1 1 1 ) 結晶面とする n形珪素単結晶を基板 301として形成 した。 従って、 本実施例 4では、 第 1の伝導形は n形である。
n形珪素単結晶基板 301の (1 1 1) 結晶面からなる表面には、 p形の単量
体の燐化硼素 (BP) 層 (層厚約 0· 7 i nm) 302を直接、 接合させて設け、 n形珪素単結晶基板 301と BP層 302とによって第 2の p n接合構造部 72 を構成した。 第 1の伝導形とは反対の伝導形 (本実施例 4では、 p形である。 ) の BP層 302は、 トリェチル硼素 (分子式: (C2H5) 3B) を硼素 (B) 源と し、 ホスフィン (分子式: PH3) を燐 (P) 源とする MOC VD法により 1 0 50°Cで形成した。 この n形 BP層 302は、 本発明の云う第 2の伝導形 (本実 施例 4では、 p形である。 ) の半導体層に該当する。
別途、 上記の第 2の p n接合構造部 72を形成するに使用したのと同一の抵抗 率、 キャリア濃度及び厚さの燐ドープ (1 1 1 ) 一珪素単結晶基板上に、 1 05 0 °Cで上記と同一の仕様の第 2の伝導形の p形の B P層を M O C V D法に依り気 相成長させ、 p n接合構造を形成した。 第 1の伝導形の n形珪素単結晶基板の裏 面側に、 一般的な真空蒸着手段に依り金 (Au) 膜を被着させた後、 シンターし てォ一ミック電極となした。 p形 BP層の表面には、 Au '亜鉛 (元素記号: Z n) 合金膜からなるォーミック電極を形成し、 この p n接合の逆方向の耐電圧 (本発明の云う VBである。 ) を測定した。 この p n接合構造の、 逆方向電流を 1 0〃 Aとして際の耐電庄は約 6. 5ポルト (V) であった。
第 2の伝導形 (本実施例 4では、 p形である。 ) の p形 BP層 302上には、 上記の実施例 1に記載した n形発光層 304を積層させた後、 更に、 n形 BP層 (層厚約 0. 4/im、 キャリア濃度約 1 X 1 019cm— 3) からなる上部クラッド 層 305を MOC VD法に依り積層し、 積層構造体 300を形成した。
然る後、 上記の実施例 1に記載の手順をもって、 第 1の伝導形の上部クラッド 層 305の表面に、 第 1の極性のォーミック電極 (本実施例 4では、 陰極) 30 7 b、 そのための台座電極 307 a、 及ぴ第 2の極性のォーミック電極 (本実施 例 4では、 陽極である。 ) 308を形成した。 他の一方の極性の第 2の極性のォ 一ミック電極 308は、 ドライエッチング手段に依り、 除去した領域に露出した P形 BP層 302の表面に形成して LED 30を構成した。 尚、 本実施例 4では、 第 1の極性のォーミック電極 307 bを、 上部クラッド層 402の表面に互いに 孤立させて配置した複数の金 (Au) 'ゲルマニウム (元素記号: Ge) 合金電 極から構成しも。 第 1の伝導形 (実施例 4では、 n形である。 ) の上部クラッド
層 3 0 5の表面に分散させて配置した合金電極は、 直径を約 3 0 / mとする平面 視で円形の形状とした。
これらの散在させた各ォーミック電極 3 0 7 bと L E D駆動電流を給電する台 座電極 3 0 7 aとは、 ォーミック電極 3 0 7 bと台座電極 3 0 7 aとの中間に、 導電性のィンジゥム■錫複合酸化膜 (英略称: I T O) 3 0 9を挿入する構成と して (第 7図参照) 、 電気的に導通させた。 I T O膜 3 0 9は、 散在させた各ォ 一ミック電極 3 0 7 bの側面及び上面と充分に接触でき、 且つ、 結線時に台座電 極 3 0 7 aに加わる機械的な衝撃を吸収させるために、 約 1 j( mの膜厚となる様 に、 一般的な高周波スパッタリング法で形成した。
—辺の長さを約 3 5 0 i mとする L E D S 0を、 上記の実施例 2に記載の支持 器に固定して、 上記の実施例 2と同様に、 第 1の伝導形 (本実施例 4では、 n形 である。 ) の n形珪素単結晶基板 3 0 1と第 1の極性のォーミック電極 (本実施 例 4では、 陰極である。 ) 3 0 7 bと台座電極 3 0 7 aとが等電位となる様に結 線を施した。 第 2の極性のォ一ミック電極 (本実施例 4では、 陽極である。 ) は、 第 1の極性のォーミック電極 3 0 7 bを結線した電極端子と電気的に絶縁されて いる別の電極端子と結線した。 その後、 半導体素子封止用のエポキシ樹脂でモー ルドして、 L E Dランプとなした。
第 1の極性のォーミック電極 3 0 7 bと導通する電極端子と、 第 2の極性のォ —ミック電極 3. 0 8とに導通する電極端子との間に、 順方向に 2 O m Aの順方向 電流を通流した際の順方向電圧 (VF) は、 約 3 . 2 Vであった。 また、 逆方向 電流を 1 0〃 Aとした際の逆方向電圧 (VR) は約 1 3 . 0 Vであった。
作製した L E Dランプの中から 3 0個のランプを抜き取リ、 上記の実施例 2に 記載の手法によリ、 耐電圧試験をした。 その結果、 1 0 0 0 Vの過電圧を故意に 逆方向に印加した際に、 発光部に備えられている p n接合に依る正常な整流特性 が再現されず、 発光部が破壊されたと判断される L E Dランプは無かった。
即ち、 上記実施例 1乃至 3に記載の如く、 第 1の伝導形が p形であっても、 或 し、は、 本実施例 4に記載した様に n形であっても、 また、 上記実施例 1乃至 3に 記載した如く、 第 1の極性のォーミック電極が陽極の場合であっても、 或いは本 実施例 4に記載した様に陰極の場合であっても、 不用意或いは故意に逆方向に過
電圧が印加されても、 本発明に記載の如くの VF及び VRに関連した耐電圧 (V B) を有する p n接合構造 (第 2の p n接合構造部) を同一素子内に内包させた L E Dを用いることに依り、 耐電圧性の高い L E Dランプを安定して供給できる ことが示された。 産業上の利用可能性
本発明による発光ダイォードは、 第 1の伝導形の珪素単結晶からなる基板と、 その基板上の I I I族窒化物半導体から構成された p n接合構造型の発光部と、 そ の発光部上に設けられた第 1の伝導形の半導体のための第 1の極性のォーミック 電極と、 基板に関して発光部と同一側の、 第 2の伝導形の半導体のための第 2の 極性のォ一ミック電極と、 が備えられている発光ダイオードにおいて、 上記発光 部の p n接合構造とは別の、 第 1の伝導形の半導体層と第 2の伝導形の半導体層 との p n接合からなる第 2 p n接合構造部を備えるように構成した。
その結果、 本発明の発光ダイオードは、 耐電圧を向上させても小型化とコスト 低減が可能で、 さらに保護ダイオードも不要となった。
Claims
請 求 の 範 囲 第 1の伝導形の珪素単結晶基板と、 その珪素単結晶基板上の 1 1 1族窒化物 半導体から構成された第 1の p n接合構造部を含む発光部と、 その発光部上 に設けられた第 1の伝導形の半導体のための第 1の極性のォーミック電極と、 珪素単結晶基板に関して発光部と同一側の、 第 2の伝導形の半導体のための 第 2の極性のォーミック電極と、 が備えられている発光ダイオードにおいて、 上記第 1の伝導形の珪素単結晶基板と、 その珪素単結晶基板に接合させて 設けられた第 2の伝導形の半導体層とで、 珪素単結晶基板から発光部に渡る 領域に第 2の p n接合構造部を構成した、
ことを特徴とする発光ダイオード。
第 1の伝導形の珪素単結晶基板と、 その珪素単結晶基板上の 1 1 1族窒化物 半導体から構成された第 1の p n接合構造部を含む発光部と、 その発光部上 に設けられた第 1の伝導形の半導体のための第 1の極性のォ一ミック電極と、 珪素単結晶基板に関して発光部と同一側の、 第 2の伝導形の半導体のための 第 2の極性のォーミック電極と、 が備えられている発光ダイオードにおいて、 上記第 1の伝導形の珪素単結晶基板に接合させて設けられた第 2の伝導形 の中間層と、 その中間層に接合させて設けられた第 2の伝導形の半導体層と を備え、 第 1の伝導形の珪素単結晶基板と第 2の伝導形の中間層とで、 珪素 単結晶基板から発光部に渡る領域に第 2の p n接合構造部を構成した、 ことを特徴とする発光ダイオード。
第 1の伝導形の珪素単結晶基板と、 その珪素単結晶基板上の 1 1 1族窒化物 半導体から構成された第 1の p n接合構造部を含む発光部と、 その発光部上 に設けられた第 1の伝導形の半導体のための第 1の極性のォーミック電極と、 珪素単結晶基板に関して発光部と同一側の、 第 2の伝導形の半導体のための 第 2の極性のォ一ミック電極と、 が備えられている発光ダイオードにおいて、 上記第 1の伝導形の珪素単結晶基板に接合させて設けられた第 1の伝導形 の中間層と、 その中間層に接合させて設けられた第 2の伝導形の半導体層と を備え、 第 1の伝導形の中間層と第 2の伝導形の半導体層とで、 珪素単結晶
基板から発光部に渡る領域に第 2の p n接合構造部を構成した、
ことを特徴とする発光ダイオード。
4. 上記中間層は、 珪素を富裕に含む非化学量論的組成を有する炭化珪素 (S i C ) から構成されている、 請求の範囲第 2項または第 3項記載の発光ダイ オード。
5 . 上記中間層は、 I I I族窒化物半導体から構成されている、 請求項 2または
3に記載の発光ダイオード。
6 . 上記第 2の伝導形の半導体層は、 燐化硼素 (B P ) 系半導体から構成され ている、 請求の範囲第 1項乃至第 5項の何れか 1項に記載の発光ダイオード。
7 . 上記第 2の伝導形の半導体層は、 第- 2の伝導形の 1 1 1族窒化物半導体材料 から構成されている、 請求範囲第 1項乃至第 5項の何れか 1項に記載の発光 ダイオード。
8 . 上記第 2の p n接合構造部における p n接合構造の逆方向の耐電圧が、 上 記第 1の p n接合構造部を含む発光部を備えた発光ダイォードの順方向電圧 を超えて高く、 発光ダイオードの逆方向電圧よりも小さい、 請求の範囲第 1 項乃至第 7項の何れか 1項に記載の発光ダイォ一ド。
9 . 請求の範囲第 8項に記載の発光ダイオードを、 支持器に固定して構成した 発光ダイオードランプであって、 第 1の伝導形の珪素結晶基板と、 第 1の極 性のォーミック電極と力 略同一の電位に電気的に接続されている、
ことを特徴とする発光ダイオードランプ。
1 0. 第 1の伝導形の珪素結晶基板と電気的に接触する支持器の領域を、 第 1 の極性のォーミック電極と略同一の電位とした、 請求の範囲第 9項記載の発 光ダイオードランプ。
