Abstract

[0025] また、膜厚測定用ヘッド 16及び光学式膜厚測定ユニット 15の代わりに、 DC電源 1 3により基板 7とターゲット 9との間に印加される電圧の変化を検知する機構を設け、 プロセスコントロールユニット 17が、当該機構により検知された電圧の変化に基いて、 自動的にタリ一ユング処理を実行するようにしても良 ヽ。
[0026] 以下、図 1の反応性スパッタ装置を用いた成膜方法について説明する。ここでは、 液晶表示装置等に用いる透明(ITO)電極となる ITO膜を成膜する場合について例 示する。
図 2は、図 1の反応性スパッタ装置を用いた ITO膜の成膜方法をステップ順に示す フロー図である。
先ず、不図示のロボット機構は、基板仕込み ·取り出し室 5を大気に対して開放して 、基板 7を基板搬送キャリア 6にセットする (ステップ Sl)。
続いて、基板仕込み ·取り出し室 5内を排気して、所定の真空度に達した後に、ゲ ートバルブ 3を開き、不図示のロボット機構は、基板 7を基板搬送キャリア 6に固定さ れた状態で成膜チャンバ一 4内に搬送する (ステップ S2)。
[0027] 続いて、マスフローコントローラ 14は、スパッタガスとして Arガスを流量 400sccmで
、反応性ガスとして Oガスを流量 lsccmで成膜チャンバ一 4内に導入し、成膜圧力を

5 X 10—3Torr程度に調節する (ステップ S3)。
続いて、 DC電源 13は、 3kWの電力を投入し、成膜チャンバ一 4内にプラズマを発 生させる。同時に、バッキングプレート 10の裏面に配置されているマグネットユニット 1 8の揺動も開始させる (ステップ S4)。
[0028] ここで、 DC電源 13は、約 70秒間放電させ、例えば膜厚 lOOnm程度の ITO膜を基 板 7の表面に成膜する (ステップ S 5)。
成膜処理が終了すると、不図示のロボット機構は、基板 7を基板搬送キャリア 6に固 定された状態で基板仕込み ·取り出し室 5内に搬送する (ステップ S6)。
[0029] 続いて、膜厚測定用ヘッド 16及び光学式膜厚測定ユニット 15は、基板 7の表面に 成膜された ITO膜の膜厚を測定する。そして、光学式膜厚測定ユニット 15は、測定 データをプロセスコントロールユニット 17へ送る(ステップ S7)。
[0030] 成膜枚数の増加とともに、ターゲット 9の積算電力量も増加してターゲット 9の表面 に徐々にノジュールが堆積してゆき、成膜される膜厚が減少してゆく。プロセスコント ロールユニット 17は、成膜された ITO膜の膜厚の減少率が設定値を越えた場合に、 自動的に水素プラズマを用いたクリーニング処理を実行するようにプログラムされて いる。本実施形態では、膜厚減少率の設定値を例えば 8% (92nmより薄い膜厚)と する。
[0031] 即ち、プロセスコントロールユニット 17は、光学式膜厚測定ユニット 15からの測定デ ータに基いて、成膜された ITO膜の膜厚の減少率が設定値を越えたか否かを判定 する(ステップ S 8)。
ステップ S8において、設定値を越えていないと判定された場合には、プロセスコント ロールユニット 17は、成膜予定の全ての基板 7について成膜処理が終了した力否か を判定する (ステップ S12)。ステップ S12において、未だ終了していないと判定され た場合には、次の基板 7について、ステップ S1〜S8を実行し、 ITO膜を成膜する。 一方、ステップ S12において、終了したと判定された場合には、成膜プロセスを終了 する。
[0032] 一方、ステップ S8において、設定値を越えたと判定された場合には、 ITO膜の成膜
プロセスを中断し、水素プラズマを用いたクリーニング処理を実行する。 具体的には、マスフローコントローラ 14は、水素原子を含有するガスとして Hガスを
2 流量 400sccmで成膜チャンバ一 4内に導入する(ステップ S9)。
[0033] 続いて、 DC電源 13は、 3kWの電力を投入し、成膜チャンバ一 4内に水素プラズマ を発生させる (ステップ S 10)。
ここで、 DC電源 13は、約 1時間放電させ、絶縁物であるノジュールを真空中で水 素プラズマにより還元して、ノジュールのスパッタレートをターゲット 9と同等にすること によりクリーニングして除去する (ステップ S11)。
[0034] なお、ステップ SI 1の後に、スパッタガス(ここでは Arガス)のみを成膜チャンバ一 4 内に導入し、 DC電源 13からの電力投入により所定時間放電させるステップを追カロ することにより、更にクリーニング効果を高めることもできる。
[0035] クリーニング処理が終了すると、ステップ S 12へ進み、プロセスコントロールユニット
17は、成膜予定の全ての基板 7について成膜処理が終了した力否かを判定する。ス テツプ S12において、未だ終了していないと判定された場合には、次の基板 7につい て、ステップ S1〜S8を実行し、 ITO膜を成膜する。一方、ステップ S12において、終 了したと判定された場合には、成膜プロセスを終了する。
[0036] ここで、 ITO膜の成膜処理と水素プラズマを用いたクリーニング処理とを繰り返し実 行する実験を行った。実験結果を図 3及び表 1に示す。この図 3は、 ITO膜の膜厚と ターゲットの積算電力量との関係を示す特性図である。図 3には、比較のため、水素 プラズマを用いたクリーニング処理を実行しな 、場合における ITO膜の膜厚の変化 も示す。

[0038] このように、当該クリーニング処理を実行しない場合には、ターゲットの積算電力量 に比例して ITO膜の膜厚が減少してゆく。これに対して、当該クリーニング処理を実 行することにより、 92nm程度まで低下していた ITO膜の膜厚が lOOnmまで回復した ことが判る。この場合、水素プラズマを用いたクリーニング処理の前後において、 ITO 膜の透過率及び抵抗値の差は認められな力つた。
[0039] 以上説明したように、本実施形態によれば、反応性スパッタ装置内において、ター ゲット 9の表面に発生したノジュールを容易且つ確実に除去し、生産性の高いスパッ タ成膜を実現することができる。
産業上の利用可能性
本発明によれば、装置内において、ターゲットの表面に発生したノジュールを容易 且つ確実に除去し、生産性の高 、スパッタ成膜を実現することができる。
Claims
[1] 酸化物又は金属からなるターゲット及び被成膜対象となる基板が内部に設置される 成膜チャンバ一と、
前記成膜チャンバ一内に所期のガスを導入するガス供給機構と
を含み、
前記基板への成膜処理時には、前記ガス供給機構が前記成膜チャンバ一内にス ノ ッタガス及び反応性ガスを供給して、反応性スパッタにより成膜し、
前記ターゲットのクリーニング処理時には、前記ガス供給機構が前記成膜チャンバ 一内に水素原子を含有するガスを供給して、前記水素原子を含有するガスを用いた プラズマにより、前記ターゲットの表面に発生した変質物を除去することを特徴とする 成膜装置。
[2] 前記ターゲットのクリーニング処理時にぉ 、て、前記ガス供給機構は、前記水素原 子を含有するガスと共に前記スパッタガスを供給することを特徴とする請求項 1に記 載の成膜装置。
[3] 前記ターゲットの表面における前記変質物の発生量を検知する変質物検知手段と 前記変質物検知手段により検知された前記変質物の発生量に応じて、自動的に前 記クリーニング処理を実行する制御手段と
を更に含むことを特徴とする請求項 1に記載の成膜装置。
[4] 前記変質物検知手段は、前記基板に成膜した膜の膜厚の変化を検知し、
前記制御手段は、前記変質物検知手段により検知された前記膜厚の変化に基い て、自動的に前記クリーニング処理を実行することを特徴とする請求項 3に記載の成 膜装置。
[5] 前記変質物検知手段は、前記基板への成膜時におけるプラズマ中の異常放電の 光学的な変化を検知し、
前記制御手段は、前記変質物検知手段により検知された前記異常放電の光学的 な変化に基いて、自動的に前記クリーニング処理を実行することを特徴とする請求項 3に記載の成膜装置。
[6] 前記変質物検知手段は、前記基板への成膜時に、前記基板と前記ターゲットとの 間に印加される電圧の変化を検知し、
前記制御手段は、前記変質物検知手段により検知された前記電圧の変化に基い て、自動的に前記クリーニング処理を実行することを特徴とする請求項 3に記載の成 膜装置。
[7] 酸化物又は金属からなるターゲット及び被成膜対象となる基板が設置された成膜 チャンバ一内に、スパッタガス及び反応性ガスを供給して、反応性スパッタにより前記 基板の表面に成膜する工程と、
前記成膜チャンバ一内に水素原子を含有するガスを供給して、前記水素原子を含 有するガスを用いたプラズマにより、前記ターゲットの表面に発生した変質物を除去 する工程と
を含むことを特徴とする成膜方法。
[8] 前記変質物を除去する工程において、前記水素原子を含有するガスと共に前記ス パッタガスを供給することを特徴とする請求項 7に記載の成膜方法。
[9] 前記ターゲットの表面における前記変質物の発生量を検知する工程を更に含み、 検知された前記変質物の発生量に応じて、自動的に前記変質物を除去する工程 を実行することを特徴とする請求項 7に記載の成膜方法。
