CER効果を有するペロブスカイト型遷移金属酸化物からなる不揮発性メモリ素子を3元素で構成することができる材料組成を提供することを課題とし、不揮発性メモリ素子において、電極としてTi等の浅い仕事関数又は小さな電気陰性度を有する導電体とヘテロ接合を構成する材料として、La2CuO4のような希土類の1種と銅と酸素からなる希土類-銅の酸化物とすることによって解決される。

[0001] 本発明は、不揮発性メモリに関し、特に希土類—銅の酸ィ匕物を用いた 1T1R型等 の不揮発性メモリ素子に関する。
背景技術
[0002] 銅酸化物における高温超伝導の発見を契機として、各種遷移金属を含むベロブス カイト型酸化物が注目を集め、研究が精力的に行われている。また一連の関連物質 設計'開発の中で、ぺロブスカイト型 Mn酸ィヒ物系で電荷整列相の一種の磁場融解 現象の現れとして、電気抵抗率の変化が何桁にも及ぶ巨大磁気抵抗 (Colossal Mag neto-Resistance、以下 CMRと記す)効果が発見されるに及んで、ますます研究に拍 車が力かることとなった。

金属酸ィ匕物を半導体スィッチ層に用い、その半導体スィッチ層を金属電極で挟んだ 構造の不揮発性メモリ素子が紹介されて ヽる。このべ口ブスカイト型遷移金属酸化物 を用いた不揮発性メモリ素子で構成される Resistance Random Access Memory (以下 RRAMと記す)は、不揮発性と言う特性に加え高速動作、低消費電力、非破壊読出 し等の特徴を有していることから、 DRAM, SRAM,フラッシュメモリ等の代替となる ユニバーサルメモリとして期待されており、その開発が進められて 、る。
[0005] そして最近では、 CER効果がぺロブスカイト型酸ィ匕物系材料と他の金属材料との 界面に起因するとの報告がされて 、る。このような CER効果を示すぺロブスカイト型 Mn酸化物材料としては、例えば Pr Ca MnO 、 Pr (Ca, Sr) MnO 、 Nd S l -x x 3 1 -x x 3 0.5 r MnO等多数知られている。またぺロブスカイト型銅酸化物系では、 Bi Sr CaCu
O 、 RuSr GdCu O等が知られている。さらに上記酸化物系材料による CER効

果を電流あるいは電場によって制御した、例えば 1T1R型の不揮発性メモリの提案も 多数なされている。
[0006] 強相関電子系材料である上記ぺロブスカイト型 Mn酸化物系材料及び銅酸化物系 材料は、わずかな組成の変化による電荷濃度の変化や結晶構造の変化により CER 効果を含む電気伝導特性が大きく変化することが報告されている。そのため、 CER 効果を電流あるいは電場によって制御した不揮発性メモリ素子を作製する際に、そ の素子動作特性の均一性、再現性を確保するためには、ぺロブスカイト型 Mn酸ィ匕 物系材料及び銅酸化物系材料薄膜の精密な組成制御が必要である。
[0007] ところが上記ぺロブスカイト型 Mn酸ィ匕物系材料及び銅酸ィ匕物系材料は、 4元素以 上で構成される化合物であるため、素子化のための薄膜作製時に組成制御が難し いという難点があった。

発明の開示
発明が解決しょうとする課題

[0009] 上記課題を解決するために、本発明は、浅い仕事関数又は小さな電気陰性度を有 する金属と、希土類の 1種と銅と酸素からなる希土類 銅の酸ィ匕物とのヘテロ接合を 有する不揮発性メモリ素子を提供する。
[0010] また本発明は、希土類の 1種 Rと銅と酸素カゝらなる希土類一銅の酸ィ匕物は、 R Cu
O、特に La CuOである不揮発性メモリ素子を提供する。

発明の効果
[0013] 希土類の 1種と銅と酸素からなる希土類 銅酸ィ匕物では、構成する元素の数が 3種 類と、従来のものに比べ希土類 銅の酸ィ匕物を構成する元素の数を少なくして CER 効果が得られるため、素子化のための薄膜作製が容易になる

らなるメモリ素子とした。
[0018] 図 2の(a)は、本発明のメモリ素子の電流 電圧特性の室温における測定結果を 示す図である。図 2において、プラス方向は、図 1に示すメモリ素子の下部力も上部に 電流を流す方向である。図 2の(a)によれば、素子にプラス方向の電圧を印加すると 、ある閾値電圧(図 2の(a)では約 3. 5V)以上の電圧で素子に流れる電流値が急激 に変化して低抵抗状態へと転移する。その後電圧を下げてもその低抵抗状態は維 持される。さらに素子に印加する電圧の極性をマイナスにすると、ある閾値電圧(図 2 の(a)では約― 3V)以下の電圧で電流値は急激に変化し、高抵抗状態へと転移す る。その後電圧を戻しても高抵抗状態は維持される。
[0019] すなわち、素子に印加する電圧の極性を変えて閾値電圧以上の電圧を印加するこ とにより、素子の抵抗状態を低抵抗状態と高抵抗状態の間で可逆に変化する、電界 •電流誘起抵抗変化メモリ効果が実現されている。素子の抵抗状態をセット" 1"、高 抵抗状態をリセッド' 0"と定義した時、素子の抵抗状態を読み出すための電圧をブラ ス方向及びマイナス方向の閾値電圧の間の任意の電圧に設定することで、素子の抵 抗状態を非破壊で読み出すことが可能である。

Claims
[1] 浅い仕事関数又は小さな電気陰性度を有する金属と、希土類の 1種と銅と酸素から なる希土類 銅の酸ィ匕物とのヘテロ接合を有する不揮発性メモリ素子。
[2] 上記希土類 銅の酸ィ匕物は、 R CuOである請求項 1記載の不揮発性メモリ素子

。(式中、 Rは希土類を表す)
[3] 上記希土類 銅の酸ィ匕物は、 La CuOである請求項 1記載の不揮発性メモリ素子

[4] 上記浅い仕事関数又は小さな電気陰性度を有する金属として、 Tiを使用した請求 項 1、 2又は 3記載の不揮発性メモリ素子。
[5] 上記希土類 銅の酸化物のォーミック電極として、深い仕事関数を有する導電体 を使用した請求項 1乃至 4のいずれか 1項に記載の不揮発性メモリ素子。
