Abstract

 塗布により単純なプロセスでポリマー支持体などのフレキシブルベース等の上に連続して有機TFTを形成することができ、したがって製造コストを大幅に低減でき、かつ形成された有機半導体層のキャリア移動度が高く、半導体性能に優れた有機薄膜トランジスタを得ることの出来る有機薄膜トランジスタの製造方法を提供することにある。支持体上に、ゲート電極、ゲート絶縁層、有機半導体層、ソース電極及びドレイン電極を順次形成して、有機薄膜トランジスタを製造する有機薄膜トランジスタの製造方法において、前記有機半導体層が、示差走査熱分析において発熱点および吸熱点を有する有機半導体材料を含有する有機半導体層であって、前記有機半導体層を形成した後に、有機半導体層に、前記発熱点以上、前記吸熱点未満の温度での熱処理工程を有する有機薄膜トランジスタの製造方法。

有機薄膜トランジスタの製造方法
技術分野
[0001] 本発明は、有機薄膜トランジスタの製造方法に関するものであり、特に溶解性有機 半導体材料を用いて製造した有機薄膜トランジスタの製造方法に関する。 背景技術
[0002] 近年、有機半導体による種々の有機薄膜トランジスタが提案されてレ、る。有機薄膜 トランジスタ (TFT)はプラスチック支持体を用レ、、印刷などの簡易的なプロセスで製 造可能な、ディスプレイや電子タグ向けのデバイスとして研究開発が進められている
[0003] 特に、有機薄膜トランジスタとして、溶解性有機半導体材料を用いて製造したトラン ジスタ、例えばオールポリマー型有機 TFT技術力、例えば、特許文献 1 (国際公開 0 1/47043号パンフレット)、また特許文献 2 (特開 2000— 307172号公報)に開示 されている。
[0004] これらによれば、溶解性有機半導体材料を用いて、インクジェットや塗布による簡易 プロセスでトランジスタの製造が可能であるが、これらにより製造したトランジスタは、 低コストで製造が可能というメリットがある反面、導電性ポリマー自身の抵抗率が高ぐ TFTのキャリア移動度が充分でないために、得られる有機 TFTは、ゲート電圧が高 レ、、スイッチング〇N状態での電流値が低レ、、電流の〇NZ〇FF値が低いなどの問 題を抱えている。

発明の開示
[0005] 本発明は上記の事情に鑑みてなされたものであり、その目的は、塗布により単純な プロセスでポリマー支持体などのフレキシブルベース等の上に連続して有機 TFTを 形成することができ、したがって製造コストを大幅に低減でき、かつ形成された有機 半導体層のキャリア移動度が高ぐ半導体性能に優れた有機薄膜トランジスタを得る ことの出来る有機薄膜トランジスタの製造方法を提供することにある。
[0006] 本発明の上記目的は、以下の手段により達成されるものである。
[0007] (構成 1)支持体上に、ゲート電極、ゲート絶縁層、有機半導体層、ソース電極及び ドレイン電極を順次形成して、有機薄膜トランジスタを製造する有機薄膜トランジスタ の製造方法において、前記有機半導体層が、示差走查熱分析において発熱点およ び吸熱点を有する有機半導体材料を含有する有機半導体層であって、前記有機半 導体層を形成した後に、有機半導体層に、前記発熱点以上、前記吸熱点未満の温 度での熱処理を有する有機薄膜トランジスタの製造方法。
[0008] (構成 2)前記有機半導体層が、有機半導体材料を含む溶液または分散液から形 成されることを特徴とする構成 1に記載の有機薄膜トランジスタの製造方法。

発明を実施するための最良の形態
[0013] 次に本発明を実施するための最良の形態について説明するが、本発明はこれによ り限定されるものではない。
[0014] 本発明においては、構成:!〜 5のいずれか 1項に規定される有機薄膜トランジスタの 製造方法を使用することにより、キャリア移動度が高ぐ良好な ON/OFF特性を示 す等、優れたトランジスタ特性を示しながら、且つ、高耐久性である有機薄膜トランジ スタ (TFT)を得ることが出来る。本発明により作製した有機薄膜トランジスタまたは電 界効果トランジスタを用いて作製されたスイッチング素子は良好なスイッチング特性を 示す。
[0015] 有機半導体材料としてペンタセン等、特に蒸着形成されたペンタセン等は、これま で良好な TFT特性を示すことが報告されている。有機半導体層として特に蒸着形成 されたペンタセン等を用いたものは、有機半導体層中において、分子間で πスタック を形成しながら、分子が規則正しく配列していることが知られている。し力、しながら、 Ρ ΗΤ等のポリチォフェンでは、ポリマーであるがため、有機半導体層(膜)は、これを溶 解した溶液の適用により(すなわち塗布により)形成されるため、分子間の規則的な 配列は部分的にしか形成されない。すなわち、特に前記特許文献 1 , 2等に記載の ポリチォフェンを使用した場合は、大きなポリマー分子であるが故に、 πスタックが更 に部分的にしか形成されず、 πスタックに関われない部分は、配向性の乱れた部分 として、数多く存在し、十分なキャリア移動度や ONZOFF特性が得られないのだと 推定される。
[0016] 半導体材料膜においては、結晶化領域が大きいほど、また結晶化領域の比率が高 レ、ほど、キャリア移動度は向上する。従って、ポリマー分子量が大きくなると、ランダム 領域が多くなり特性が低下するのが一般的である。
[0017] 本発明者等は、上記の問題を検討した結果、先に出願の特願 2004— 172317号
(2004年 6月 10日出願)において、溶解性部位 (置換基を持つチォフェン環部位)と πスタック形成部位(無置換チォフェン環の連続した部位)とを備え、分子量がある特 定の範囲(これは、繰り返し単位の数をある特定の範囲になるように調整することと同 義である)に調整されたチォフェンオリゴマーを分子設計し、前記オリゴマーを用いる ことで、キャリア移動度の向上や、〇NZ〇FF特性を向上させることが可能となり、こ れら塗布により形成した有機半導体層の性能の向上が得られることを見いだした。こ れは πスタック形成部位による分子配列の規則正しさが増加するためと思われる。
[0018] し力、しながら、これらのチォフェンオリゴマー等、有機半導体材料を単に溶媒に溶 解-塗布して形成する方法で作製した有機半導体膜の特性はしばしばバラツキを有 すると同時に、予期した性能が得られないことが判ってきた。
[0019] 本発明者等は、更にこれらの問題を種々検討の結果、前記、構成 1〜5に記載の 有機薄膜トランジスタの製造方法により、前記のバラツキがないだけでなぐ更に特性 の向上した有機薄膜トランジスタが得られることを見いだした。
[0020] 以下、本発明に係る各構成要素の詳細について、順次説明する。
[0021] 構成 1によれば、有機半導体層に含有される有機半導体材料が、示差走査熱分析
(DSC)測定において発熱点及び吸熱点を有するものであり、かつ有機半導体層を 、有機半導体材料の前記発熱点以上、前記吸熱点未満の温度での熱処理工程を 有する製造方法を使用することにより前記の特性に優れた有機薄膜トランジスタが得 られる。
[0022] 本発明は、特に塗布形成された有機半導体層をもつ、有機薄膜トランジスタの場合 に特に有効である。
[0023] 一般に前記チォフェンオリゴマー等の場合、例えば、半導体材料を溶解できる溶媒 、例えばクロ口ホルム等の溶媒にこれを溶解させ、基板上に塗布し乾燥させ有機半 導体層を形成させる。これにより、前記の通りに、 πスタック形成部位によるある程度 の規則正しい分子配列により移動度が高まると推定されるが、これらチォフェンオリゴ マーの多くは、示差走査熱分析(DSC)において、発熱ピークおよび吸熱ピークを示 す。
[0024] チォフェンオリゴマー、例えば化合物例〈1〉の場合の例を、図 1に示した。この例は
、昇温速度 10度/分で測定したものである。示差走査熱分析装置 (DSC)はエスェ スアイ'ナノテクノロジ一社製 DSC6220を使用した。
[0025] 測定値自体は、幾分その昇温条件等によって変化するが、例えば標準条件として
、本発明においては、前記の昇温速度 10度/分で測定したものをその発熱点、吸 熱点とする。
[0026] 図 1において、発熱ピークは、半導体材料の放熱に対応するものであり、例えば分 子そのもの或いは分子間の相互作用の結果、より安定な形態に移行することで過剰 なエネルギーを放出するものと考えられ、一般には、結晶化或いは結晶構造の変化 や、何らかの構造化( πスタックの増大等)が起こる温度と考えられる。
[0027] 又、吸熱ピークは、構造化された配列が熱により崩壊するプロセス、例えば結晶の 融解 (融点)等の場合に対応する温度であり、融解熱等が必要である。 [0028] 従って、本発明によるキャリア移動度の向上は、有機半導体層において、有機半導 体材料を、熱による構造化の起こる温度以上で熱処理することで、有機半導体層の 構造化領域を増加させ、また、構造化領域の数を増やす効果によるものと考えられる
[0029] DSC測定において、発熱点は、加熱時のベースラインの直線部から、発熱ピーク の直線部と、ベースラインとの交点に対応する温度をその発熱開始温度と定義する。 図 1において、 31. 9°Cが発熱点となる。従って、立ち上がりが曲線の場合には、その 変曲点における接線とベースラインとの交点となる。
[0030] 又、吸熱点についても、加熱時のベースラインからの立ち上がりの直線部分とベー スラインとの交点に対応する温度(吸熱開始温度)と定義する。図 1において、 85. 1 °Cが吸熱点となる。
[0031] 有機半導体材料中においてこれらの示差走查熱分析により発熱点(発熱ピーク)、 吸熱点(吸熱ピーク)を有する化合物は、ポリマー、オリゴマー等、また低分子化合物 にも見られるものであり、このような発熱点、吸熱点をもつ化合物であれば、本発明を 適用できる。例えば、前記のペンタセン等の誘導体をもちいて溶解 '塗布によって半 導体膜を得ようとするとき有用な方法である。この方法により、前記の有機半導体材 料の構造ィ匕或いは結晶化という観点からみて、単に塗布による形成では達成できな レ、、キャリア移動度の向上に寄与する結晶化領域の大きさ(サイズ)の向上、または、 結晶化領域の数の増加等が達成できるものと考えられ、キャリア移動度に関連するこ れらの特性を大きく変化させることが出来、より高いキャリア移動度をもつ半導体膜を 得ることが出来る。
[0032] 本発明の上記熱処理は、物質の結晶化、配列変化等の構造化が起こるものと考え られ、前記の有機半導体材料の前記発熱点以上の温度における変化もその材料の 種類によって温度時間等は様々である。
[0033] 一般には、固体膜中での配列変化であり、示差走査熱分析 (DSC)測定において 前記発熱点以上、前記吸熱点未満の一定の温度において、 10秒から 1週間の熱処 理が行われることである。
[0034] 本発明において、一定の温度とは、例えば、冷却、加温等に任せるのではなぐ前 記の構造化を積極的に促進するために、前記構造化の起こる温度に一定の時間維 持し、確実にこれを行うものである。
[0035] 従って、本発明においては、有機半導体材料を含有する有機半導体層を、示差走 查熱分析 (DSC)測定にぉレ、て測定される有機半導体材料の前記発熱点以上、前 記吸熱点未満の温度において一定時間熱処理することに特徴がある。
[0036] 例えば前記チオフヱンオリゴマーの場合、発熱点 31. 9。C、吸熱点 79. 6°Cであり、 この範囲の温度において、一定時間熱処理を行うことが本発明の効果をもたらす。
[0037] 又、本発明のバリエーションの 1つとして、前記の示差走查熱分析 (DSC)測定にお ける前記発熱点以上、前記吸熱点未満の一定の温度での熱処理に先立って、一旦 前記吸熱点以上の温度において熱処理する方法も挙げられる。即ち、前記吸熱点 以上の温度において熱処理した後、冷却する過程において、発熱点以上、吸熱点 未満の一定の温度で前記一定時間処理する方法をとつてもよい。
[0038] おそらぐ有機半導体材料を、一旦、吸熱点以上の温度すなわち熱溶融、或いは 融解温度以上にすることでランダムな分子配列をもつ構造 (アモルファス)とすること 力 これを冷却し、これに再度前記の発熱点以上、前記吸熱点未満の一定の温度で の熱処理を施したとき、結晶化、配列変化等の構造化を層中で均一に起こさせる上 で好ましい場合があるものと考えられる。
[0039] 勿論、一旦溶解して塗布形成された後、一旦状態を均一化するために、吸熱点(融 解点)以上に加熱してから後、これを発熱点未満までこれを再度冷却し、再度加温し て、有機半導体材料膜を前記一定時間、上記有機半導体材料の発熱点以上、吸熱 点未満の温度範囲に維持する等の方法でもよい。
[0040] これらの最適条件は化合物によっても異なり、要は結晶化 (或いは結晶構造変化) 温度、即ち有機半導体材料の発熱点以上、吸熱点未満の温度で一定時間維持する ことが重要である。
[0041] 又、本発明におレ、て、これらの熱処理は、窒素ガス、アルゴン、ヘリウム等の不活性 ガス中で行うことが有機半導体材料の変質や分解を抑えるために好ましぐ又、圧力 としては任意である力 大気圧近傍、例えば 70〜: 130kPaの範囲が好ましい。
[0042] 前記有機半導体材料を溶媒に溶解し、その溶液を塗布により基板上に形成して本 発明に係わる有機半導体層は形成されるが、必ずしも完全に溶解していなくともよく 、分散状態の液でもよぐ要は塗布後に、膜形成するときに、均一な膜を形成できれ ばよレ、。均一な厚みの膜を形成することにより、その後の熱処理時において分子の 再配列や、微結晶からなる領域間の融合等が起こり、有機半導体材料の構造化領 域を増加させ、また、構造化領域の数を増やし、キャリア移動度の大きい有機半導体 層が同様に得られる。
[0043] 本発明に係わる有機半導体材料は π共役系化合物であり、 π共役系化合物とは、 分子内に π共役系を有し、分子間で πスタックを形成しながら、分子が規則正しく配 列することのできる化合物である。
[0044] 従って、前記チォフェンオリゴマーのみでなぐポリマー、また低分子化合物等でも 、 π共役系を有し、分子間で πスタックを形成し配列する化合物であり、前記示差走 查熱分析によって発熱点、吸熱点を示す化合物であれば、本発明を適用できる。
[0045] 低分子量化合物としては、代表的には、ペンタセン等の化合物があり、特に例えば 、 WO03/16599号、 WO03/28125号、 USP6, 690, 029号、特開 2004— 10 7216号等 ίこ記載の置換基をちつたペンタセン類、 US2003— 136964号等【こ記載 のペンタセンプレカーサ類があり、本発明に用いることができる。分子量が 5000以下 のものが好ましい。
[0046] また、前記分子量以下である低分子の有機半導体材料としては、分子構造中にへ テロ環を 2つ以上含む化合物が好ましぐ特に前記へテロ環がチォフェン環であるィ匕 合物が好ましレ、ィ匕合物として挙げられる。該チォフェン環はアルキル基などの置換基 を有していても、また無置換のものでもよいが、分子内に置換基を有するチォフェン 環をが含まれることが好ましく、置換基を有するチォフェン環と無置換のチォフェン環 の両者が含まれることがより好ましい。更に、前記チォフェン環が 2つ以上に連結して レ、ることが好ましく、連結するチォフェン環の数は 2〜: 10が好ましレ、。

実施例
[0104] 以下実施例により本発明を具体的に説明するが、本発明はこれにより限定されるも のではない。
[0105] 実施例 1
比抵抗 0. 02 Ω ' cmの n型 Siウェハーに厚さ 200nmの熱酸化膜を形成し、ォクタ デシノレとリクロロシランのトノレェン溶液(2質量0 /0)に 10分間浸漬した後、トルエンです すぎ、乾燥させることで熱酸化膜の表面処理を行い、ゲート絶縁膜とした。
[0106] 次に、半導体材料として化合物例〈1〉を用いて有機半導体層を形成した。この半導 体材料の DSC測定結果は図 1の通り、 41. 9°Cをピークとする発熱と、 85. 1°Cをピ ークとする吸熱を示す。前記の基準より発熱点は 31. 9°C、吸熱点は 79. 6°Cであつ た。
[0107] 半導体材料化合物例〈1〉のクロ口ホルム溶液を調製し、窒素ガスでパブリングする ことで、溶液中の溶存酸素を除去し、 1. 013 X 102kPaの窒素ガス雰囲気下で前記 熱酸化膜 (酸化珪素被膜)の表面にアプリケーターを用いて塗布した。室温で乾燥さ せた後、 Nガス雰囲気中で 50°C、 30分間の熱処理を施した。このとき半導体層の膜 厚は 20nmであった。
[0108] 更に、この膜の表面にマスクを用いて金を蒸着し、ソース電極及びドレイン電極を 形成した。
[0109] 以上によりチャネル長 L= 30 μ m、チャネル幅 W= 1mmの有機薄膜トランジスタを 作製した。このトランジスタは、 pチャネルェンノヽンスメント型 TFTとして良好に動作し た。得られた有機薄膜トランジスタについて、 I V特性の飽和領域からキャリア移動 度を求めたところ、 0. 08cm2/V' sであった。

実施例 1にて、乾燥後の熱処理を行わなかった以外は同様にして有機薄膜トランジ スタを作製した。

実施例 1において、半導体材料を化合物例〈9〉に変更し、同様に有機薄膜トランジ スタを作製した。但し、熱処理は、室温で乾燥の後、 1. 013 X 102kPaの窒素ガス雰 囲気下で 93°C、 30分間施した。尚、化合物例〈9〉の半導体材料は発熱ピークが 70 . 2°Cに、又吸熱ピークが 106. 6°Cに観察され、前記の発熱点は 59. 2°C、吸熱点 は 102. 7°Cであった(示差走查熱分析装置(DSC)はエスエスアイ'ナノテクノロジー 社製 DSC6220を使用した。)。作製したトランジスタは、 pチャネルエンハンスメント 型 TFTとして実施例 1と同様に良好に動作し、飽和領域の移動度は、 0. 15cm2/V •sであった。

実施例 2にて、乾燥後の熱処理を行わなかったほかは同様にして有機薄膜トランジ スタを作製した。作製したトランジスタについて飽和領域の移動度を測定したが、 0. 002cm2/V' sであった。

J. Am. Chem. Soc. 2004, 126, 3378— 3379に記載されたチオフエンポリマ 一を合成し、半導体材料として用いて実施例 1と同様に薄膜トランジスタを作製した。 尚、合成したポリマーの発熱点、吸熱点を前記装置を用いて同様に測定したところ、 それぞれ 70°C、 126°Cであった。
[0115] クロ口ホルム溶液を調製し、窒素ガスでパブリングすることで、溶液中の溶存酸素を 除去し、窒素ガス雰囲気中で前記表面処理を行ったゲート絶縁膜の表面にアプリケ ータを用いて塗布した。室温で乾燥させた後、 1. 013 X 102kPaの窒素ガス雰囲気 下で 80°C、 30分間の熱処理を施した。このとき半導体層の膜厚は 20nmであった。
[0116] 更に実施例 1同様にこの膜の表面にマスクを用いて金を蒸着し、ソース電極および ドレイン電極を形成し、チャネル長 L= 30 /i m、チャネル幅 W= lmmの有機薄膜トラ ンジスタを作製した。このトランジスタは pチャネルェンノヽンスメント型 FETとして良好 に動作し、飽和領域の移動度は 0. 02cm2/V' sであった。

実施例 3と同様に、但し熱処理を行わずに有機薄膜トランジスタを作製した。作製し たトランジスタについて飽和領域の移動度を測定したところ 0. 008cm2/V' sであつ た。
[0118] 以上のように、有機薄膜トランジスタは、本発明の有機半導体層への熱処理により、 キャリア移動度が大きく向上することが判る。
産業上の利用可能性
[0119] 本発明により、塗布により形成された有機半導体層を用いたにも拘わらず、有機半 導体層のキャリア移動度が高ぐかつスイッチング ON状態での電流値が低ぐ電流 の ON/OFF値が良好な半導体性能に優れた有機薄膜トランジスタの製造方法を 提供すること力 Sできる。

Claims

請求の範囲
[1] 支持体上に、ゲート電極、ゲート絶縁層、有機半導体層、ソース電極及びドレイン 電極を順次形成して、有機薄膜トランジスタを製造する有機薄膜トランジスタの製造 方法において、前記有機半導体層が、示差走查熱分析において発熱点および吸熱 点を有する有機半導体材料を含有する有機半導体層であって、前記有機半導体層 を形成した後に、有機半導体層に、前記発熱点以上、前記吸熱点未満の温度での 熱処理工程を有することを特徴とする有機薄膜トランジスタの製造方法。
[2] 前記有機半導体層が、有機半導体材料を含む溶液または分散液から形成されるこ とを特徴とする請求の範囲第 1項に記載の有機薄膜トランジスタの製造方法。
[3] 前記有機半導体材料が π共役系化合物であることを特徴とする請求の範囲第 1項 に記載の有機薄膜トランジスタの製造方法。
[4] 前記有機半導体材料の重量平均分子量が、 5000以下であることを特徴とする請 求の範囲第 1項に記載の有機薄膜トランジスタの製造方法。
[5] 前記ソース電極または前記ドレイン電極が形成された後に、有機半導体層に熱処 理が施されることを特徴とする請求の範囲第 1項に記載の有機薄膜トランジスタの製 造方法。
