エポキシ樹脂組成物及び半導体装置
技術分野
[0001] 本発明は、半導体封止用エポキシ榭脂糸且成物及び半導体装置に関するものであり
、特に、プリント配線板や金属リードフレームの片面に半導体素子を搭載し、その搭 載面側の実質的に片面のみが榭脂封止されたエリア実装型半導体装置に好適に用 いられるちのである。
背景技術
[0002] 近年の電子機器の小型化、軽量化、高性能化の市場動向により、半導体素子の高 集積ィ匕が年々進んでいる。また、半導体装置の表面実装化が促進されるなかで、新 規にエリア実装型半導体装置が開発され、従来構造の半導体装置から移行し始め ている。
[0003] このような半導体装置の小型化、薄型化に伴!、、半導体封止用エポキシ榭脂組成 物に対しては、より一層の低粘度化、高強度化が要求されている。また、環境問題か ら、半導体封止用エポキシ榭脂組成物に対して、臭素化合物、酸化アンチモン等の 難燃剤を使わずに難燃ィ匕する要求が増えてきている。このような背景から、最近のェ ポキシ榭脂組成物においては、より低粘度の榭脂を適用し、より多くの無機充填剤を 配合するようになっている。
[0004] また新たな動きとして、半導体装置を実装する際、従来よりも融点の高い無鉛半田 の使用が高まってきている。この半田の適用により実装温度を従来に比べ約 20°C高 くする必要があり、実装後の半導体装置の信頼性が現状に比べ著しく低下すること があった。このような背景から、エポキシ榭脂組成物の特性を向上させることにより、 半導体装置の信頼性を向上させるという要求が、次第に強くなつてきている。そのよう な要求を解決すベぐ樹脂の低粘度化と無機充填剤の高充填化に対する研究が行 われている。
[0005] エリア実装型半導体装置としては、代表例として BGA (ボールグリッドアレイ)、ある いは更に小型化を追求した CSP (チップスケールパッケージ)等が挙げられ、さらに、 QFN、 SONといった従来の QFPや SOPの実装エリア面積を小さくしたパッケージを 挙げることができる。これらは、従来の QFP、 SOP等に代表される表面実装型半導 体装置にぉ 、て限界に近づ 、て 、る多ピン化 ·高速化への要求に対応するために、 開発された。
[0006] 上記のうち、 BGA、 CSPは、 BT榭脂 Z銅箔回路基板 (ビスマレイミド 'トリアジン榭 脂 Zガラスクロス基板)に代表される硬質回路基板、或いはポリイミド榭脂フィルム Z 銅箔回路基板に代表されるフレキシブル回路基板の片面上に半導体素子を搭載し 、その半導体素子搭載面、即ち基板の片面のみがエポキシ榭脂組成物等で成形 · 封止されている。また、基板の半導体素子搭載面の反対面には、半田ボールが 2次 元的に並列して形成されており、回路基板との接合を行う。
[0007] BGA、 CSPの構造は、上記のとおり、基板の半導体素子搭載面のみをエポキシ榭 脂組成物で封止し、半田ボール形成面側は封止しな!/、と!/、う片面封止の構造である 。そのため、有機基板や金属基板と、エポキシ榭脂組成物の硬化物との間での熱膨 張'熱収縮の不整合、或いはエポキシ榭脂組成物の成形硬化時の硬化収縮による 影響で、これらの半導体装置では成形直後力も反りが発生しやすい。更に、半導体 装置の反りにより、多数の半田ボールの接合点が水平に位置しなくなる。そのため、 これらの半導体装置を回路基板上に半田接合により実装する際に、半導体装置が 回路基板カゝら浮き上がってしまい、電気的接合の信頼性が低下する問題も生じる。
[0008] 一方、 QFNや SONは従来の QFPや SOPと同じ設計で製造されてきた。しかしな がら、近年、金属基板 (たとえば銅リードフレームやニッケルパラジウム +金メッキした リードフレームにポリイミドフィルムを重ね合わせたものなど)の片側に半導体素子を マトリックス状に搭載し、封止用エポキシ榭脂組成物で一括封止し、その後所定の大 きさとなるように格子状にカットすることで個片化されたパッケージ(以下、 MAP— QF N、 MAP— SONとする)が製造されてきている。(例えば、特許文献 1参照。 )
[0009] MAP— QFN、 MAP— SONの構造は、 BGA、 CSPと同様に、基板の半導体素子 搭載面のみをエポキシ榭脂組成物で封止する片面封止構造である。 MAP-QFN 、 MAP— SONの場合、封止される面積は通常のパッケージ成形よりも大きぐし力も 片面である。そのため、金属基板と、エポキシ榭脂組成物の硬化物との間での、熱膨 張'熱収縮の不整合、或いはエポキシ榭脂組成物の成形硬化時の硬化収縮により、 これらの半導体装置では成形直後から反りが発生しやすい。
また半導体装置に反りが発生すると、半導体装置を実装する回路基板から浮き上 力 てしまい、電気的接合の信頼性が低下する問題も起こる。
[0010] 有機基板や金属基板上の実質的に片面のみをエポキシ榭脂組成物で封止した構 造を有する上記のエリア実装型半導体装置において反りを低減するには、基板の熱 膨張係数と、エポキシ榭脂組成物の硬化物の熱膨張係数とを近づけること、及びェ ポキシ榭脂組成物の成形硬化時の硬化収縮を小さくすること、の二点が重要である。
[0011] これらの対策として、多官能型エポキシ榭脂と多官能型フ ノール榭脂とを組合せ て用いることによりエポキシ榭脂組成物の Tgを高くし、さらに無機充填剤の配合量に より OC 1を合わせる手法が既に提案されている。し力し多官能型エポキシ榭脂と多官 能型フエノール榭脂との組み合わせでは流動性が低下し未充填ボイドが生じる等の 不具合があった。
[0012] また、赤外線リフロー、ベーパーフェイズソルダリング、半田浸漬等の半田処理によ る半田接合を行う場合、エポキシ榭脂組成物の硬化物 (成形体)の吸湿により、半導 体装置内部に存在する水分が高温で急激に気化する。その際に発生する応力で、 半導体装置にクラックが発生したり、金属基板の半導体素子搭載面とエポキシ榭脂 組成物の硬化物との界面で剥離が発生することがあった。そのため、無機充填材の 高充填化による半導体装置の反りの低減、成形体の吸湿性を低減することによる低 応力化が求められている。さらに、成形体の耐熱性の向上とともに、硬化物と金属基 板との高接着性も求められている。
[0013] 従来の QFPや SOP等の表面実装型半導体装置に用いられるエポキシ榭脂組成 物おいて、成形時に低粘度で高流動性を維持する方法が開発されている。例えば、 溶融粘度の低い榭脂を用いる方法や (例えば、特許文献 2参照。)、また無機充填剤 の配合量を高めるために無機充填剤をシランカップリング剤で表面処理する方法が 開示されている(例えば、特許文献 3参照。 )0し力しこれらは種々ある要求特性のい ずれかのみを満足するものである。
[0014] このように、半導体封止用エポキシ榭脂組成物から得られる成形体にお!、て、反り の低減や低応力化等の硬化物特性を向上させるためには、無機充填剤を高濃度で 充填させる必要がある。その一方で、半導体封止用エポキシ榭脂組成物の充填性を 向上させるためには、流動性を向上させる必要がある。しかしながら、無機充填剤を 高濃度で充填すると、半導体封止用エポキシ榭脂組成物の流動性が低下する。この ように、半導体封止用エポキシ榭脂組成物の流動性と、成形体の硬化物特性とはト レードオフの関係にある。
[0015] そのため、依然として、流動性と、成形体の硬化物特性とのいずれにも優れた半導 体封止用エポキシ榭脂組成物、および当該組成物が用いられた半導体装置が求め られている。

発明を実施するための最良の形態

一般式 (2)で表されるフエノール榭脂は、フエノール性水酸基間に疎水性で剛直な ビフヱ-レン骨格を有している。このように、ビフヱ-レン骨格を有するフ ノール榭脂 (B)を用いることにより、半導体封止用エポキシ榭脂組成物の硬化物 (成形体)は反 りを低減することができる。また、成形体の吸湿率が低ぐ Tgを越えた高温域での弾 性率が低ぐさらに半導体素子、有機基板及び金属基板との密着性に優れる。また、 難燃性にも優れ、架橋密度が低 、割には耐熱性が高 、と 、う特徴を有して 、る。

第 1実施形態で用いられる一般式 (2)のフエノール榭脂は、他のフエノール榭脂と 併用することができる。併用する場合、一般式 (2)のフ ノール榭脂 (B)は全フエノー ル榭脂中の少なくとも 10重量%以上が好ましぐより好ましくは 30重量%以上、更に 好ましくは 50重量%以上である。上記範囲内でフエノール榭脂(B)を添加することに より、高温時の低弾性や低吸湿性に優れ、さらに接着性ゃ耐燃性にも優れたェポキ シ榭脂組成物を得ることができる。

エポキシ撒)!旨 (A)
第 3実施形態に用いられる結晶性エポキシ榭脂 (A)としては、上記一般式 (4)で示 される結晶性エポキシ榭脂を用いることができる。一般式 (4)で示される結晶性ェポ キシ榭脂 (A)は、常温では結晶性の固体であるが、融点以上では極めて低粘度の 液状となり、無機充填剤を高充填化できる。そのため、これを用いたエポキシ榭脂組 成物は、耐半田性に優れる特性を有する。

本実施形態において用いられるポリブタジエン (C— 3)は、分子内にォキシラン構 造を有する。このォキシラン酸素量は密着性に影響を及ぼす。基準油脂分析試験法 (ォキシラン酸素)に準拠した測定で得られたォキシラン酸素量は 3%以上 10%以下 、更に好ましくは 5%以上 8%以下である。ォキシラン酸素量が上記範囲内であると、 硬化物と基板との密着性が向上する。さらに、エポキシ榭脂組成物の流動性が向上 するため、確実に充填される。
[0134] 分子内にォキシラン構造を有するポリブタジエン (C 3)の粘度は半導体封止用榭 脂組成物の粘度に影響を及ぼす。ポリブタジエン (C— 3)を含有する半導体封止用 エポキシ榭脂組成物の粘度は、 JIS Z— 8803に準拠した 25°Cでの測定法におい て、 20Pa' s以上、 700Pa' s以下、更に好ましく ίま 50Pa' s以上、 500Pa' s以下であ る。粘度が上記範囲内にあると、半導体封止用エポキシ榭脂組成物の流動性が向上 する。さらに、得られる硬化物は、基板との密着性に優れ、さらに半導体装置の反り が抑制される。

をミキサーで混合した後、表面温度が 90°Cと 45°Cの 2本ロールを用いて混練し、冷 却後粉砕してエポキシ榭脂組成物とした。得られたエポキシ榭脂組成物を以下の方 法で評価した。結果を表 12に示す。

スノ ィラルフロー:実験例 Aと同様の条件で測定を行った。 90cm未満を不合格と 判断した。
[0233] ノ ッケージ反り量:実験例 Aと同様の条件で測定を行った。 60 μ m以上である場合 を不良と判断した。
[0234] 金線変形率:実験例 Aと同様の条件で測定を行った。 3%以上を不良と判断した。
[0235] 耐半田性:パッケージ反り量の評価と同様の条件で成形した 352ピン BGAパッケ ージを 175°C、 2時間で後硬化し、得られた半導体装置各 10個を、 60°C、相対湿度 60%の環境下で 168時間、又は 85°C、相対湿度 60%の環境下で 168時間処理し た後、ピーク温度 260°Cの IRリフロー処理(255°C以上が 10秒)を行った。処理後の 内部の剥離及びクラックの有無を超音波探傷機で観察し、不良半導体装置の個数を 数えた。不良半導体装置の個数が n個であるとき、 nZlOと表示した。

硬化促進剤 (E)をさらに含むことを特徴とする半導体封止用エポキシ榭脂組成物。
[5] 請求の範囲第 2項乃至第 4項のいずれかに記載の半導体封止用エポキシ榭脂組 成物を用いて半導体素子を封止してなることを特徴とする半導体装置。
[6] エリア実装型半導体装置の封止に用いられる請求の範囲第 2項乃至第 4項のいず れかに記載の半導体封止用エポキシ榭脂組成物であって、
基板の片面に半導体素子が搭載され、この半導体素子が搭載された基板面側の 実質的に片面のみの封止に用いるものであることを特徴とするエリア実装型半導体 封止用エポキシ榭脂組成物。
[7] 請求の範囲第 6項に記載のエリア実装型半導体封止用エポキシ榭脂組成物を用 いて半導体素子を封止してなることを特徴とするエリア実装型半導体装置。

で表されるカルボキシル基末端ブタジエン'アクリロニトリル共重合体であることを特 徴とする半導体封止用エポキシ榭脂組成物。
[10] 請求の範囲第 8項に記載の半導体封止用エポキシ榭脂組成物であって、
前記ブタジエン ·アクリロニトリル共重合体 (C— 2)力 全エポキシ榭脂組成物中に 0 . 05重量%以上、 0. 5重量%以下含有されていることを特徴とする半導体封止用ェ ポキシ榭脂組成物。
[11] 請求の範囲第 8項に記載の半導体封止用エポキシ榭脂組成物であって、
前記無機充填材 (D)が、全エポキシ榭脂組成物中に 85重量%以上、 95重量%以 下含有されていることを特徴とする半導体封止用エポキシ榭脂組成物。
[12] 請求の範囲第 8項に記載の半導体封止用エポキシ榭脂組成物であって、
硬化促進剤 (E)をさらに含むことを特徴とする半導体封止用エポキシ榭脂組成物。
[13] 請求の範囲第 8項乃至第 12項のいずれかに記載の半導体封止用エポキシ榭脂組 成物を用いて半導体素子を封止してなることを特徴とする半導体装置。 [14] エリア実装型半導体装置の封止に用いられる請求の範囲第 8項乃至第 12項のい ずれかに記載の半導体封止用エポキシ榭脂組成物であって、

硬化促進剤 (Ε)をさらに含むことを特徴とする半導体封止用エポキシ榭脂組成物。
[19] 請求の範囲第 16項乃至第 18項のいずれかに記載の半導体封止用エポキシ榭脂 糸且成物を用いて半導体素子を封止してなることを特徴とする半導体装置。
[20] エリア実装型半導体装置の封止に用いられる請求の範囲第 16項乃至第 18項のい ずれかに記載の半導体封止用エポキシ榭脂組成物であって、
基板の片面に半導体素子が搭載され、この半導体素子が搭載された基板面側の 実質的に片面のみの封止に用いるものであることを特徴とするエリア実装型半導体 封止用エポキシ榭脂組成物。
