Abstract

 Sb-Te系合金焼結体スパッタリングターゲットにおいて、表面粗さRaが0.4μm以下、ガス成分を除く純度が4N以上、不純物であるガス成分の含有量が1500ppm以下及び平均結晶粒径が50μm以下であることを特徴とし、Sb及びTeのうち少なくとも一つを主成分とするSb-Te系合金焼結体スパッタリングターゲット。さらに、機械加工による表面仕上げで発生する最大長10μm以上の欠陥の密度が、800μm角の中に80個以下であることを特徴とする同Sb-Te系合金焼結体スパッタリングターゲット。Sb-Te系合金スパッタリングターゲット組織の均一と微細化を図り、焼結ターゲットのクラック発生を抑制し、スパッタリング時にアーキングの発生を防止する。また、スパッタエロージョンによる表面の凹凸を減少させ、良好な品質のSb-Te系合金スパッタリングターゲットを得る。

技術分野
[0001] この発明は、パーティクル発生を効果的に抑制することができる Sb—Te系合金焼 結体スパッタリングターゲットに関する。 背景技術
[0002] 近年、相変化記録用材料として、すなわち相変態を利用して情報を記録する媒体 として Sb—Te系材料力もなる薄膜が用いられるようになつてきた。この Sb— Te系合 金材料からなる薄膜を形成する方法としては、真空蒸着法やスパッタリング法などの 、一般に物理蒸着法と言われている手段によって行われるのが普通である。特に、操 作性や皮膜の安定性力もマグネトロンスパッタリング法を用いて形成することが多 、。
[0003] スパッタリング法による膜の形成は、陰極に設置したターゲットに Arイオンなどの正 イオンを物理的に衝突させ、その衝突エネルギーでターゲットを構成する材料を放出 させて、対面して ヽる陽極側の基板にターゲット材料とほぼ同組成の膜を積層するこ とによって行われる。
スパッタリング法による被覆法は処理時間や供給電力等を調節することによって、 安定した成膜速度でオングストローム単位の薄 、膜から数十 μ mの厚 、膜まで形成 できると 、う特徴を有して 、る。
[0004] 相変化記録膜用 Sb—Te系合金材料力もなる膜を形成する場合に、特に問題とな るのは、スパッタリング時にパーティクルが発生したりあるいは異常放電 (マイクロアー キング)やクラスター状(固まりになって付着)の薄膜形成の原因となるノジュール (突 起物)が発生したり、スパッタリング中にターゲットのクラック又は割れが発生したりす ることである。この原因の一つとして、ターゲット用焼結粉の製造工程における多量の 酸素等のガス成分の吸収が挙げられる。
このようなターゲット又はスパッタリングの際の問題は、記録媒体である薄膜の品質 を低下させる大きな原因となっている。
[0005] 上記の問題は、焼結用粉末の粒径又はターゲットの構造や性状によって大きく影 響を受けることが分力 ている。しかしながら、従来は相変化記録層を形成するため の Sb—Te系合金スパッタリングターゲットを製造する際に、これらの影響を抑制でき る製造方法をとりえな力つたために、スパッタリングの際の、パーティクルの発生、異 常放電、ノジュールの発生、ターゲットのクラック又は割れの発生、さらにはターゲット 中に含まれる多量の酸素等のガス成分の混入を避けることができな力つた。
[0006] 従来の Sb—Te系スパッタリング用ターゲットの製造方法として、 Ge—Te合金、 Sb — Te合金にっ 、て不活性ガスアトマイズ法により急冷した粉末を作製し、 Ge/Te = 1/1, Sb/Te = 0. 5〜2. 0なる割合をもつ合金を均一に混合した後加圧焼結を行 う Ge— Sb—Te系スパッタリング用ターゲットの製造方法が開示されている(例えば特 許文献 1参照)。
また、 Ge、 Sb、 Teを含む合金粉末のうち、タップ密度 (相対密度)が 50%以上にな る粉末を型に流し込み、冷間もしくは温間で加圧し、冷間加圧後の密度が 95%以上 である成形材を Arもしくは真空雰囲気中で熱処理を施すことにより焼結することによ り、該焼結体の含有酸素量が 700ppm以下であることを特徴とする Ge— Sb— Te系 スパッタリングターゲットの製造方法及びこれらに使用する粉末をアトマイズ法により 製造する技術の記載がある (例えば特許文献 2参照)。
[0007] また、 Ge、 Sb、 Teを含む原料にっ 、て不活性ガスアトマイズ方法により急冷した粉 末を作製し、該粉末の内粒径が 20 m以上かつ単位重量当たりの比表面積が 300 mm2Zg以下の粉末を使用し、冷間もしくは温間にて加圧成形した成形体を焼結す る Ge— Sb—Te系スパッタリングターゲット材の製造方法の記載がある(例えば、特許 文献 3参照)。
この他にアトマイズ粉を使用してターゲットを製造する技術としては、下記特許文献 4、 5、 6力ある。
しかし、以上の特許文献については、アトマイズ粉をそのまま使用するもので、ター ゲットの十分な強度が得られておらず、またターゲット組織の微細化及び均質ィ匕が達 成されているとは言い難い。また、許容される酸素含有量も高ぐ相変化記録層を形 成するための Sb—Te系スパッタリングターゲットとしては、十分とは言えないという問 題がある。 [0008] さらに、光ディスク記録膜形成用スパッタリングターゲットであって、表面酸化膜又は 加工層を除去し、さらに表面粗さを中心線平均粗さ Ra≤l. 0 mとしたターゲットが 知られている(特許文献 7参照)。このターゲットの目的は、プレスパッタ時間を短縮す ること、あるいは全くプレスパッタを必要としないようにすることであり、この目的に対し ては極めて有効である。
しかし、最近 DVDや BD (Blue Ray Disc)などでは、さらに高密度化が進み、製品歩 留りを向上させるために、ターゲットに起因するパーティクルの低減が極めて重要に なっている。
したがって、上記のようなプレスパッタの短縮ィ匕に限らず、パーティクル、異常放電 、ノジュールの発生、ターゲットのクラック又は割れ発生等を効果的に抑制するため に、ターゲットの表面だけでなぐターゲット全体の品質改善が必要になっている。

発明の開示
発明が解決しょうとする課題
[0010] 本発明は、上記の諸問題点の解決、特にスパッタリングの際の、パーティクルの発 生、異常放電、ノジュールの発生、ターゲットのクラック又は割れの発生等を効果的 に抑制し、さらにターゲット中に含まれる酸素等のガス成分を減少させることのできる ターゲット焼結用 Sb— Te系合金粉末、特に Ag— In— Sb— Te合金又は Ge— Sb— Te合金カゝらなる相変化記録層を形成するためのスパッタリング用 Sb—Te系合金焼 結体ターゲットを提供するものである。
課題を解決するための手段
[0011] 上記問題点を解決するための技術的な手段として、粉末の性状並びにターゲットの 構造及び特性を工夫することにより、安定しかつ均質な相変化記録層を得ることがで きるとの知見を得た。
この知見に基づき、次の発明を提供する。
その 1)として、 Sb—Te系合金焼結体スパッタリングターゲットにおいて、表面粗さ Ra が 0. 以下、ガス成分を除く純度が 4N以上、不純物であるガス成分の含有量 が 1500ppm以下及び平均結晶粒径が 50 m以下であることを特徴とし、 Sb及び T eのうち少なくとも一つを主成分とする Sb—Te系合金焼結体スパッタリングターゲット を提供する。ここで Sb—Te系合金とは、 Sb又は Teのそれぞれの量、あるいはこれら の合計量が 50原子%以上のものを言う。
その 2)として、機械カ卩ェによる表面仕上げで発生する最大長 10 m以上の欠陥の 密度が、 800 m角の中に 80個以下である 1)記載の Sb— Te系合金焼結体スパッ タリングターゲットを提供する。
その 3)として、ガスアトマイズ粉を原料とした上記 1)又は 2)記載の Sb—Te系合金焼 結体スパッタリングターゲットを提供する。
その 4)として、ターゲットの表面粗さ Raが 0. 1 μ m以下である上記 3)記載の Sb—T e系合金焼結体スパッタリングターゲットを提供する。
その 5)として、 Ag、 In、 Ga、 Ti、 Sn、 Au、 Pt、 Pdから選択した 1種以上の元素を、最 大 25at%含有する上記 1)〜4)のいずれかに記載の Sb— Te系合金焼結体スパッタ リングターゲットを提供する。
発明の効果
Sb— Te系合金焼結体は、ターゲットの仕上げの段階で、切削加工との機械加工を 行うが、通常の機械カ卩ェでは表面の加工変質層に大量のクラック等の歪が発生し、 これがパーティクル発生の原因となっていた力 本発明により、ターゲット使用開始直 後からこのようなパーティクルの発生を大幅に減少させることが可能となった。また、 純度を上げることにより、不純物を起点とする異常放電 (アーキング)を防止すること が可能となり、アーキングによるパーティクルの発生を抑制することができる。さらに、 ターゲットの結晶粒径を小さくすることにより、エロージョンされたターゲットの表面を、 エロージョン後も平滑とすることができ、従前のエロージョン面に発生した凹凸にリデ ポ膜 (再付着膜)が付着し、それがノジュールに成長し、これが崩壊することによって 発生するパーティクルも抑制することが可能となるという優れた効果を有する。

発明を実施するための最良の形態
[0014] 本発明は、 Sb—Te系合金のガスアトマイズ粉又は機械粉砕して得た粉末を使用し て焼結し、焼結体スパッタリングターゲットを得る。
一般に、ガスアトマイズ粉は、機械粉末に比べ極めて微細な粉末を得ることができ、 粉砕機械の使用による汚染が防止できるので、そのまま焼結粉末として使用するの が望ましいと言える。このガスアトマイズ粉を用いて焼結したターゲットは、その表面 粗さ Raが 0. 1 μ m以下に小さくなり、後述するように、機械粉砕した粉末に比べ特性 上優れている。
しかし、本願発明の条件を満たしている限り、機械粉砕粉を使用することについて は特に問題となるものではない。機械粉砕するに際しては、酸素含有量を低減させる ために、不活性雰囲気中で機械粉砕することが望ましい。機械粉砕には、振動ボー ルミルなどを使用することができる。
[0015] 本発明の Sb—Te系合金焼結体スパッタリングターゲットは、表面粗さ Raが 0. 4 μ m以下、ガス成分を除く純度力 N以上、不純物であるガス成分の含有量が 1500pp m以下及び平均結晶粒径が 50 m以下であることが大きな特徴である。ターゲットの 表面粗さは表面欠陥の存在に強く影響する。
表面粗さが大きければ、その背後に加工変質層を含む表面欠陥があることを意味 する。加工変質層を含む表面欠陥は、大量のクラック発生につながる。一見、表面粗 さと表面欠陥は直接的な関係がないように見えるが、表面粗さに隠れた表面欠陥が 存在する。表面粗さ Raを 0. 4 m以下とすること〖こより、このような加工変質層を含む 表面欠陥の殆どをターゲットから消失させることができ、ターゲットのクラック発生を防 止し、クラックに起因するパーティクル発生を効果的に抑制することができる。
[0016] また、 Sb—Te系合金焼結体スパッタリングターゲットの純度を上げることにより、主 成分又は添加成分以外の不純物、例えば酸化物等は、それを起点とする異常放電( アーキング)の原因となる。本願発明では、 4N以上の純度を有し、この不純物による アーキングを効果的に防止することが可能となり、アーキングによるパーティクルの発 生を抑制することができる。純度はさらに 5N以上であることが望ましい。
不純物であるガス成分の含有量が 1500ppm以下とすることが必要である。これを 超える酸素、窒素、炭素等のガス成分の含有は、酸化物、窒化物、炭化物等の不純 物発生の原因となるので、これを減少させることは、アーキングを防止し、このァーキ ングによるパーティクルの発生を抑制することにつながる。
[0017] さらに、ターゲットの結晶粒径を小さくすることにより、エロージョンされたターゲット の表面を、エロージョン後も平滑とすることができ、従前のエロージョン面に発生した 凹凸にリデポが付着し、それがノジュールに成長し、これが崩壊することによって発生 するパーティクルも抑制することが可能となる。
平均結晶粒径が 50 m以下することにより、エロージョン後も平滑とすることが可能 となり、ノジュールの成長を防止し、これが崩壊することによって発生するパーテイク ルも効果的に抑制することができる。
さらに、本願発明の Sb—Te系合金焼結体スパッタリングターゲットは、機械加工に よる表面仕上げで発生する最大長 10 m以上の欠陥の密度を 800 m角の中に 8 0個以下とすることが望ましい。これによつて、欠陥に起因するノジュールの成長を防 止し、これが崩壊することによって発生するパーティクルも効果的に抑制することがで きる。
[0018] 本発明の Sb—Te系合金焼結体スパッタリングターゲットには、添加元素としては、 Sb—Te系合金に添加されるとセラミックスとなり、粉末焼結による製法をとることがで きるものから選ばれ、そのような元素として Ag、 In、 Ga、 Ti、 Sn、 Au、 Pt、 Pdから選 択した 1種以上の元素を最大 25at%含有させることができる。この範囲であれば、所 望のガラス転移点や変態速度を得ることができると同時に、機械加工によって導入さ れる表面欠陥を最小限に抑えることが可能となり、パーティクルも効果的に抑制する ことができる。
一般に、スパッタリング後のエロージョン面は、表面粗さ Raが 1 μ m以上の粗い面と なり、スパッタリングの進行と共にさらに粗くなる傾向になる力 本発明の Sb—Te系 合金スパッタリングターゲットについては、スパッタリングした後のエロージョン面の表 面粗さ Raが 0. 4 /z m以下とすることにより、パーティクル発生を効果的に抑制し、特 異な Sb—Te系合金スパッタリングターゲットを得ることができる。
[0019] このように、均一微細な結晶構造の相変化ターゲットは、スパッタエロージヨンによる 表面凹凸が減少し、ターゲット上面へのリデポ (再付着物)膜剥離によるパーティクル 発生が抑制できる。
また、組織微細化によりスパッタ膜も面内及びロット間の組成変動が抑えられ、相変 化記録層の品質が安定するというメリットがある。そして、このようにスパッタリングの際 の、パーティクルの発生、異常放電、ノジュールの発生等を効果的に抑制することが できる。
さらに、本発明の Sb—Te系スパッタリングターゲットにおいて、酸素等のガス成分 含有量を 1500ppm以下、特【こ lOOOppm以下、さら【こ好ましく ίま 500ppm以下とす ることができる。このような酸素等のガス成分の低減は、パーティクルの発生や異常放 電の発生をさらに低減することができる。
実施例
[0020] 本発明の実施例につ!、て説明する。なお、本実施例はあくまで一例であり、この例 に制限されるものではない。すなわち、本発明の技術思想の範囲内で、実施例以外 の態様ある 、は変形を全て包含するものである。
[0021] (実施例 1)
純度が 4N以上である Ag In Sb Te 合金原料をガスアトマイズ装置を用い、噴射

ガスとしてアルゴン(100kgf/cm2)を使用して 780。 Cで噴射しアトマイズ粉を製造 した。
これによつて、平均粒径 3 mのきれいな球形の粉末が得られた。このガスアトマイ ズの酸素含有量は 150ppmであった。さらに、このアトマイズ粉をホットプレスした。 このようにして得た焼結体を機械カ卩ェし、さらにこれを研磨して、 Ag In Sb Te
5 5 70 20 合金ターゲットとした。
この結果、ターゲット表面粗さ Raは 0. 1 m、ガス成分を除く純度が 4N、不純物で あるガス成分の含有量が 220wtppm、平均結晶粒径 3 m、 10 m欠陥密度が 3個 Ζ800 /ζ πι角であった。そして、クラックの発生は全く認められな力つた。この結果を 表 1に示す。
なお、表 1において、「ガスアトマイズ粉酸素濃度」の欄で表示する「ΝΑ」の符号は、 ガスアトマイズ粉を使用していないために、分析の対象になっていないことを示す。ま た、ガスアトマイズ粉を使用している場合を Yes、使用していない場合を Noと記述して いる。以下、同様である。
このターゲットを用いてスパッタリングを実施した。この結果、アーキングの発生がな ぐ 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した場合の、パーティ クル発生個数、ノジュール個数の結果を、表 1に示す。
この表 1に示すように、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施 した場合の、パーティクル発生個数はそれぞれ、 13個 Zウェハー、 31個 Zウェハー 、ターゲットのノジュール個数力 0個 Zターゲットであり、優れたターゲットが得られた [表 1]

この結果、ターゲット表面粗さ Raは 0. 4 /ζ πι、ガス成分を除く純度が 4Ν、不純物で あるガス成分の含有量が 900wtppm、平均結晶粒径 30 m、 10 m欠陥密度が 2 6個 Ζ800 /ζ πι角であった。そして、クラックの発生は全く認められな力つた。この結 果を表 1に示す。
[0025] このターゲットを用いてスパッタリングを実施した。この結果、アーキングの発生がな く、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した場合の、パーティ クル発生個数、ノジュール個数の結果を表 1に示す。
表 1に示すように、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した 場合の、パーティクル発生個数はそれぞれ、 18個 Ζウェハー、 40個 Ζウェハー、タ ーゲットのノジュール個数が 52個 Ζターゲットであり、優れたターゲットが得られた。

Ge Sb Te 合金原料を、ガスアトマイズ装置を用い、噴射ガスとしてアルゴ

これによつて、きれいな球形の粉末が得られた。このガスアトマイズの酸素含有量は
250ppmであった。さらに、このアトマイズ粉をホットプレスした。
このようにして得た焼結体を機械カ卩ェし、さらに研磨して、 Ge Sb Te 合金

この結果、ターゲット表面粗さ Raは 0. l ^ m,ガス成分を除く純度が 4. 5N、不純 物であるガス成分の含有量が 320wtppm、平均結晶粒径が 4 mであった。 10 /z m 欠陥密度が 3個 Z800 m角であった。この結果を表 1に示す。また、このようにして 得たターゲット表面の SEM写真を図 1に示す。この図 1に示すように、クラック等の欠 陥は全く見られな力つた。
このターゲットを用いてスパッタリングを実施した。この結果、アーキングの発生がな く、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した場合の、パーティ クル発生個数、ノジュール個数の結果を、同様に表 1に示す。
表 1に示すように、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した 場合の、パーティクル発生個数はそれぞれ、 12個 Zウェハー、 21個 Zウェハー、タ ーゲットのノジュール個数が 30個 Zターゲットであり、優れたターゲットが得られた。

ガス成分を除くそれぞれの純度が 5N以上である Ge、 Sb、 Te原料粉末を、 Ge S

さらに、この粉末をホットプレスした。このようにして得た焼結体を機械カ卩ェし、さらに これを研磨して、 Ge Sb Te 合金ターゲットとした。

この結果、ターゲット表面粗さ Raは 0. 4 /ζ πι、ガス成分を除く純度が 5Ν、不純物で あるガス成分の含有量が 870wtppm、平均結晶粒径 35 m、 10 m欠陥密度が 3 0個 Ζ800 /ζ πι角であった。そして、クラックの発生は全くみとめられなかった。この結 果を表 1に示す。
このようにして得たターゲット表面の SEM写真を図 2に示す。この図 2では、若干の 欠陥(図 2における白い斑点部)が見られる力 その量は 30個 Z800 μ m角と僅かで あった。また、ターゲットの断面 SEM写真を図 3に示す。この図に示すように表面欠 陥は殆どみとめられなかった。

表 1に示すように、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した 場合の、パーティクル発生個数はそれぞれ、 17個 Zウェハー、 30個 Zウェハー、タ ーゲットのノジュール個数が 45個 Zターゲットであり、優れたターゲットが得られた。

ガス成分を除くそれぞれの純度が 5N以上である Ga、 Sb原料粉末を、 Ga Sb 合
20 80 金となるように調合'合成し、不活性雰囲気中で機械粉砕した。これによつて、平均粒 径 30 μ mの粒度の粉末が得られた。
さらに、この粉末をホットプレスした。このようにして得た焼結体を機械カ卩ェし、さらに これを研磨して、 Ga Sb 合金ターゲットとした。

この結果、ターゲット表面粗さ Raは 0. 4 /ζ πι、ガス成分を除く純度が 4Ν、不純物で あるガス成分の含有量力 OOwtppm、平均結晶粒径 45 m、 10 m欠陥密度が 7 1個/ 800 /z m角であった。そして、クラックの発生は全くみとめられな力つた。この結 果を表 1に示す。
また、このターゲットを用いてスパッタリングを実施した。この結果、アーキングの発 生がなぐ 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した場合の、パ 一ティクル発生個数、ノジュール個数の結果を、同様に表 1に示す。
表 1に示すように、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した 場合の、パーティクル発生個数はそれぞれ、 21個 Zウェハー、 31個 Zウェハー、タ ーゲットのノジュール個数が 25個 Zターゲットであり、優れたターゲットが得られた。 (比較例 1)

この結果、ターゲット表面粗さ Raは 4. 5 m (これは、本願発明力 大きく逸脱して いる)、ガス成分を除く純度が 4N、不純物であるガス成分の含有量が 900wtppm、 平均結晶粒径 30 m、 10 m欠陥密度は計数不能であった。また、この結果を表 1 に示す。
このターゲットを用いてスパッタリングを実施した。この結果、アーキングの発生がな く、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した場合の、パーティ クル発生個数、ノジュール個数の結果を、同様に表 1に示す。
表 1に示すように、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した 場合の、パーティクル発生個数はそれぞれ、 150個 Zウェハー、 102個 Zウェハー、 ターゲットのノジュール個数が 300個以上 Zターゲットであり、従来と同様の、劣るタ 一ゲットとなった。

ガス成分を除くそれぞれの純度が 3N以上である Ag、 In、 Sb、 Te粉末原料を Ag I
5 n Sb Te 合金となるように調合'合成し、大気中で機械粉砕した。これによつて、平

均粒径 42 mの粒度の粉末が得られた。さらに、この粉末をホットプレスした。このよ うにして得た焼結体を機械加工し、さらに研磨して、 Ag In Sb Te 合金ターゲット

とした。
この結果、ターゲット表面粗さ Raは 0. 4 /ζ πι、ガス成分を除く純度が 3Ν、不純物で あるガス成分の含有量が 1800wtppm、平均結晶粒径 42 m、 10 m欠陥密度は 30個 Ζ800 /ζ πι角であった。この結果を表 1に示す。
このターゲットを用いてスパッタリングを実施した。この結果、アーキングの発生がな く、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した場合の、パーティ クル発生個数、ノジュール個数の結果を、同様に表 1に示す。
表 1に示すように、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した 場合の、パーティクル発生個数はそれぞれ、 21個 Zウェハー、 70個 Zウェハー、タ ーゲットのノジュール個数が 250個 Zターゲットであり、従来と同様の、劣るターゲット となった。

このターゲットを用いてスパッタリングを実施した。この結果、アーキングの発生がな く、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した場合の、パーティ クル発生個数、ノジュール個数の結果を、同様に表 1に示す。
表 1に示すように、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した 場合の、パーティクル発生個数はそれぞれ、 30個 Zウェハー、 90個 Zウェハー、タ ーゲットのノジュール個数が 300個以上 Zターゲットであり、従来と同様の、劣るター ゲットとなった。

Ge Sb Te 合金原料を、ガスアトマイズ装置を用い噴射ガスとしてアルゴン

(lOOkgfZcm2)を使用して 780° Cで噴射しアトマイズ粉を製造した。このアトマイ ズ粉をホットプレスした。このようにして得た焼結体を機械加工 (旋盤加工仕上げ)し、 Ge Sb Te 合金ターゲットとした。

この結果、ターゲット表面粗さ Raは 3. 5 /ζ πι、ガス成分を除く純度が 4. 5Ν、不純 物であるガス成分の含有量が 320wtppm、平均結晶粒径は 4 mであった。 10 /z m 欠陥密度は計測不能であった。ターゲットの表面の SEM写真を図 4に示す。図 4に 示すように、クラックの発生が無数に多く見られた。また、この結果を表 1に示す。 このターゲットを用いてスパッタリングを実施した。この結果、アーキングの発生がな く、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した場合の、パーティ クル発生個数、ノジュール個数の結果を、同様に表 1に示す。
表 1に示すように、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した 場合の、パーティクル発生個数はそれぞれ、 128個 Zウェハー、 66個 Zウェハー、 ターゲットのノジュール個数が 230個 Zターゲットであり、従来と同様の、劣るターゲッ トとなった。

とした。 この結果、ターゲット表面粗さ Raは 4. 4 /ζ πι、ガス成分を除く純度が 5Ν、不純物で あるガス成分の含有量が 870wtppm、平均結晶粒径は 35 m、 10 m欠陥密度は 計測不能であった。また、ターゲットの断面 SEM写真を図 5に示す。この図 5に示す ように、ターゲット断面の加工変質層は 100 m以上の深さで広範囲に存在すること が分かる。さらに、この結果を表 1に示す。
このターゲットを用いてスパッタリングを実施した。この結果、アーキングの発生がな く、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した場合の、パーティ クル発生個数、ノジュール個数の結果を、同様に表 1に示す。
表 1に示すように、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した 場合の、パーティクル発生個数はそれぞれ、 130個 Zウェハー、 80個 Zウェハー、 ターゲットのノジュール個数が 200個以上 Zターゲットであり、従来と同様の、劣るタ 一ゲットとなった。
(比較例 6)
ガス成分を除くそれぞれの純度力 Ν以上である Ag、 In、 Sb、 Te粉末原料を Ag I
5 n Sb Te 合金となるように調合'合成し、不活性雰囲気中で機械粉砕した。これに

よって、平均粒径 30 mの粒度の粉末が得られた。さらに、この粉末をホットプレスし た。このようにして得た焼結体を機械カ卩ェし、さらに旋盤カ卩ェにより仕上げ、 Ag In S
5 5 b Te 合金ターゲットとした。このターゲットにはクラックの発生が無数に多く見られ

た。
ターゲット表面粗さ Raは 0. 2 /ζ πι、ガス成分を除く純度が 4Ν、不純物であるガス成 分の含有量が 900wtppm、平均結晶粒径 30 m、 10 m欠陥密度が 250個 Z80 0 μ m角であつ 7こ。
このターゲットを用いてスパッタリングを実施した。この結果、 10kW.hrまで及び 10 OkW.hrまでのスパッタリングを実施した場合の、パーティクル発生個数、ノジュール 個数の結果を、同様に表 1に示す。
表 1に示すように、 10kW.hrまで及び 100kW.hrまでのスパッタリングを実施した 場合の、パーティクル発生個数はそれぞれ、 160個 Zウェハー、 135個 Zウェハー、 ターゲットのノジュール個数が 300個以上 Zターゲットであり、ターゲットとしては著し く不良であった。
産業上の利用可能性
本発明の Sb— Te系合金焼結体は、ターゲット使用開始直後からパーティクルの発 生を大幅に減少させることが可能であり、また、純度を上げることにより、不純物を起 点とする異常放電 (アーキング)を防止することができ、アーキングによるパーティクル の発生を抑制することができる。さらには、ターゲットの結晶粒径を小さくすることによ り、エロージョンされたターゲットの表面を、エロージョン後も平滑とすることができ、従 前のエロージョン面に発生した凹凸にリデポが付着し、それ力 ジュールに成長し、こ れが崩壊することによって発生するパーティクルも抑制することが可能であるため、相 変化記録用材料、すなわち相変態を利用して情報を記録する媒体として極めて有用 である。

Claims

請求の範囲
[1] Sb—Te系合金焼結体スパッタリングターゲットにおいて、表面粗さ Raが 0. 4 m 以下、ガス成分を除く純度力 Ν以上、不純物であるガス成分の含有量が 1500ppm 以下及び平均結晶粒径が 50 m以下であることを特徴とし、 Sb及び Teのうち少なく とも一つを主成分とする Sb—Te系合金焼結体スパッタリングターゲット。
[2] 機械加工による表面仕上げで発生する最大長 10 m以上の欠陥の密度が、 800 m角の中に 80個以下であることを特徴とする請求項 1記載の Sb—Te系合金焼結 体スパッタリングターゲット。
[3] ガスアトマイズ粉を原料としたことを特徴とする請求項 1又は 2記載の Sb—Te系合 金焼結体スパッタリングターゲット。
[4] ターゲットの表面粗さ Raが 0. 1 μ m以下であることを特徴とする請求項 3記載の Sb
Te系合金焼結体スパッタリングターゲット。
[5] Ag、 In、 Ga、 Ti、 Sn、 Au、 Pt、 Pdから選択した 1種以上の元素を、最大 25&%含 有することを特徴とする請求項 1〜4のいずれかに記載の Sb Te系合金焼結体スパ ッタリングターゲット。
