Abstract

単位長さ当たりの電気特性が既知の複数の信号導体12a,12bと接地導体12cとをネットワークアナライザ20の測定ポートにそれぞれ接続し、各信号導体の長さ方向の少なくとも3箇所においてショートチップ10をシャント接続して電気特性を測定し、信号導体間にスルーチップ13をシリーズ接続して電気特性を測定し、伝送路を含む測定系の誤差要因を計算する。信号導体間あるいは信号導体間および接地導体の間に被測定電子部品17を接続して電気特性を測定し、被測定電子部品17の測定値から測定系の誤差要因を除去し、被測定電子部品17の電気特性の真値を求める。そのため、接続ばらつきの影響を受けない高精度な高周波電気特性測定方法を実現できる。

Description

電子部品の高周波電気特性測定方法および装置 技術分野
本発明は、 フィルタや力プラ、 パランのような電子部品、 またはチップイン ダクタ、 チップコンデンサ等のようなインピーダンス素子の高周波電気特"生の測 定方法に関する。 より詳しくは、 ネットワークアナライザなどの測定器によって 前記電子部品の散乱係数やインピーダンス値を測定する際の測定誤差の補正方法 に関する。
背景技術
ネットワークアナライザを用いて、 表面実装タイプのフィルタや力プラ、 ま たはチップインダクタ等のインピーダンス素子書の高周波電気特·生を測定する場合、 これらの電子部品に直接同軸ケーブル等を接続することは不可能であるため、 通 常はネットワークアナライザに同車 ¾ケーブルを介して平面伝送路 (マイクロスト リップラインゃコプレーナウエーブガイドなど) を接続し、 この平面伝送路上に 電子部品を接触させて測定する。 この場合、 被検体であるインピーダンス素子の 散乱係数行列の真値を得るためには、 測定系の誤差要因を同定して測定結果から 誤差要因の影響を取り除かなければならない。 これを補正または校正 (キヤリブ レーシヨン) とレヽう。 ネットワークアナライザによる測定において、 測定系の誤差を除去する従来 技 として、 Application Note 1287 - 9 ; In- Fixture Measurements Using Vec tor Network Analyzers ( (C) 1999 Hewlett-Packard Company)に示されるよう に、 T R L (Through- Reflection - Load) 補正や S O L T (Short-Open-Load-Thro ugh) 補正が知られている。 図 l a, 図 1 bに、 ネットワークアナライザを用いた測定系と、 S O L T補 正, T R L補正で使用される各誤差モデルとを示す。
被検体である電子部品 1は、 測定治具 2の上面に形成された伝送路上に接続 される。 測定治具 2の伝送路の両端は同軸ケーブル 3を介して図示しないネット ワークアナライザの測定ポートに接続されている。
S O L T補正の誤差モデルにおいて、 S 1 1A〜 S 22Aは被検体を含む伝送路の 散乱係数、 EDF, ERF, ESFは一方の測定ポート側の散乱係数、 ELF, Ετκ は他方の測定ポート側の散乱係数である。
T R L補正の誤差モデルにおいて、 S 1 1A〜S 22A は被検体の散乱係数、 e。 o〜 e uは一方の測定ポート側の散乱係数、 f 00〜 f 1 1は他方の測定ポート側 の散乱係数である。 誤差要因を同定するためには、 被検体測定面に少なくとも 3種類の散乱係数 が既知のデバイス (標準器) を取りつけて測定を行わなければならない。 伝統的 に開放 (0PEN)、 短絡 (SHORT) 、 終端 (L0AD=50 Q ) が使用されることが多く、 同 軸環境であればこのような標準器を実現できるため、 この方法は広く使用されて おり、 S O L T補正と呼ばれる。 S O L T補正では、 図 2に示すように、 短絡
( 0 Ω ) と開放 (∞Ω ) と終端 (50 Ω ) の 3種類のコネクタ 4を使用するととも に、 ポート間を直結してスルー (Through) 状態としている。 しかし、 S O L T補正の場合、 同軸環境以外ではこのような標準器の実現は 極めて困難であり、 補正に必要な標準器をチップデバイス形状で実現することが できない。 例えば表面実装部品を測定する際に用いられる平面伝送路は、 導波管 や同軸伝送路とは異なり、 良好な 「開放」 や 「終端」 を得ることができず、 現実 的に S O L T補正を実施することができない。 また、 一般的に測定によって得ら れる測定値は、 被検体 1そのものではなく、 被検体 1と被検体を接続した測定治 具 2とを合成した特性となり、 被検体単体の特性を測定することができない。
T R L補正とは、 実現の難しいデバイス形状の標準器に代えて、 図 3に示す ように、 ポート間直結状態 (Through) の伝送路 5 a、 全反射 (Reflection通常 短絡) の伝送路 5 b、 及び長さが異なる数種類の伝送路 (Line) 5 c , 5 dを標 準器として使用するものである。 伝送路 5 a〜 5 dは、 比較的散乱係数が既知の ものを製作しやすく、 また全反射も短絡であれば、 比較的簡単にその特性を予想 できることから、 伝送路のみで補正を可能としたものである。 そのため、 原理的 には被検体 1単体の特性を測定することができる。
この例では、 スルー伝送路 5 aはいわゆる Zero- throughである。 被検体の測 定時には、 スルー伝送路 5 aより被検体の大きさだけ長さを長くした測定治具 5 eに被検体をシリーズ接続して測定する。 ところが、 被検体である表面実装型デバイスに T R L補正を適用しようとす ると、 以下のような課題を生じる。
1 ) 標準器である伝送路(Line数種類と Reflectionと Through) 5 a〜 5 dにお いて、 同軸コネクタ 3と伝送路 5 a〜5 dとの接続部に生じる誤差要因が全て等 しくなければならない。 し力 し、 たとえ各標準器で同じ種類のコネクタを使用し ても、 各標準器を測定器に接続する際に特性バラツキが非常に大きくなり、 補正 誤差を生じ、 ミリ波帯に近づくと事実上実施不可能となる。 2 ) 前記課題を解決するため、 同軸コネクタ 3を共通とし、 その同軸ピンを標準 器である伝送路と接触接続することでコネクタ測定のバラツキの影響を回避しよ うという工夫もされている。 し力 し、 同軸ピンが破損するなど、 構造上接触部に 十分な押しつけ荷重を確保することが難しく、 接触が安定しないために補正が不 安定になることが多い。 また、 測定周波数が高くなると一般に伝送路も同軸ピン も細くなるので、 これらの位置決め再現性による測定バラツキが大きくなつてし まつ。
3 ) 補正時の測定が正常であるかどうかを補正作業中に判断することが困難であ るので、 手間のかかる補正作業を終えて実際に被検体を測定して初めて、 補正時 の接触不良などの事故に気づくといった無駄を生じる。 特開平 6— 3 4 6 8 6号公報には、 ストリップ線路を経由して被検体に接続 される 2つの試験端子を有するネットワークアナライザを校正する方法が開示さ れている。 すなわち、 最初の校正測定においては、 伝送と反射のパラメータを、 伝搬定数が未知の線路上で、 前記 2つの試験端子間で無反射の仕方で接続された ストリツプ線路上で測定し、 同じ線路を使用してさらなる 3回の校正測定を、 前 記線路上の 3つの異なる位置において揷入された反射対称でかつ相反的な不連続 部により実現された 3つの校正標準器で実施するものである。
つまり、 伝送路の状態を 3つの状態に変化させることで、 3種類の標準器を実 現し、 標準器の接続を 1回のみとするものである。 この方法であれば、 T R L補 正に比べて、 標準器の接続回数を減らすことができ、 校正作業における測定誤差 を少なくできる。 しかし、 実際に被検体の測定を行う場合には、 標準器として使用したストリツ プ線路を取り外し、 被検体を接続できるストリップ線路 (治具) を再度接続しな ければならない。 当然、 再接続した際の接続部の特性は変化するので、 測定誤差 になってしまう。
また、 2つの試験端子間にストリップ線路を無反射の仕方で接続することは、 実際上難しく、 試験端子とストリップ線路との接続部での反射係数が誤差要因と なる。
さらに、 被検体を接続して得られる測定値は、 被検体だけでなく、 被検体と 被検体を接続したストリツプ線路とを合成した特性となり、 被検体単体の特性を 測定することができない。 そこで、 本発明の目的は、 T R L補正や S O L T補正における問題点を解消 するとともに、 接続部の特性ばらつきの影響を受けない高精度な電子部品の高周 波電気特性測定方法を提供することにある。 また、 高精度な電子部品の高周波電気特性測定装置を提供することにある。 発明の開示
前記目的を達成するため、 請求項 1に記載の発明は、 電子部品の高周波電気 特性を測定する方法において、 互いに離間して配置された複数の信号導体と、 少 なくとも 1つの接地導体とを持ち、 単位長さ当たりの電気特性が既知の伝送路を 準備するステップと、 前記各信号導体と前記接地導体とを測定器の測定ポートに それぞれ接続するステップと、 前記各信号導体の長さ方向の少なくとも 3箇所に おいて、 全反射状態にして電気特性を測定するステップと、 前記信号導体間を相 互にスルー状態にして電気特性を測定するステップと、 前記全反射状態での測定 値及びスルー状態での測定値から、 前記伝送路を含む測定系の誤差要因を計算す るステップと、 前記信号導体間あるいは前記信号導体間と前記接地導体との間に、 被測定電子部品を接続して電気特性を測定するステツプと、 前記被測定電子部品 の測定値から前記測定系の誤差要因を除去し、 被測定電子部品の電気特性の真値 を求めるステップと、 を含むことを特徴とする電子部品の高周波電気特性測定方 法を提供する。 本発明は、 測定治具である伝送路の信号導体と接地導体との間に被検体をシ リーズ接続するか、 あるいは信号導体間と接地導体との間に接続して、 その反射 および伝達係数などを測定し、 これからインピーダンス値や品質係数等の電気特 性を求める方法において、 伝送路その他の測定系の誤差を除去する手法である。 本発明は、 測定系の誤差を測定する際、 伝送路の電気特性は物理的真値が既知で あるものを製作しやすいこと、 伝送路の全反射 (短絡) 状態は良質なものを容易 に実現できること、 という知見に基づいてなされたものである。 本発明では、 長さ方向に一様な電気特性を有する複数の信号導体を持つ伝送 路上の少なくとも 3箇所において、 伝送路を全反射状態とすることで、 測定系の 誤差要因を同定する。 全反射状態とするため、 例えばショートチップやナイフエ ッジなどをシャント接続し、 伝送路の信号導体と接地導体とを短絡状態にする。 さらに、 信号導体間を相互にスルー状態にして測定系の誤差要因を同定する。 ス ルー状態を得るために、 例えば伝達係数に方向性がないスルーチップをシリーズ 接続する。 以下、 本発明による補正 (以下、 R R R Rネ翁正と呼ぶ) の原理について説明 する。
一 R R R R補正の仮定一
1 ) 測定治具として使用する伝送路は単位長さあたりの電気特性が既知であるこ と。
具体的には、 単位長さあたりの損失と電気長、 特性インピーダンスが既知で ある必要がある。 これらはシミュレーションにより予測する、 または同じ材質の 基板を用いて数種類の長さの同じ構造の伝送路を製作し、 これの電気特性の実測 結果から推定することができる。 単位長さ当たりの電気特性が既知の平面伝送路 は、 例えば公知のプリント基板の製造技術を用いれば、 容易に実現できる。
2 ) 伝送路にショートチップをシャント接続した際のショートチップの電気特性 が既知であること。
ここでショートチップとは、 電気的に短絡状態の部品一般を指し、 チップ部 品に限らず、 金属片や工具などでもよい。 望ましくは、 ナイフエッジのような伝 送路の長さ方向の接触長さが短いものがよい。 ショートチップが理想的であれば、 反射係数がー 1の値になるが、 実際にはショートチップといえどもある程度のィ ンダクタンスを持つので、 インダクタンス値が既知である必要があるということ である。 通常、 マイクロ波帯では、 オープン状態と比較してショート状態は比較 的容易に理想に近い状態を得られる。 高い測定精度が要求される場合には、 簡単 なシミュレーション等によってショートチップのィンダクタンスを求めれば良い。
3 ) ポート間を接続するスルーチップに方向性がないこと。
シリーズ法による測定が可能な R R R R捕正では、 ポート間をスルー接続す る必要がある。 このとき、 スルーチップの特性は既知でなくても良く、 例えば抵 抗値が未知のチップ抵抗でも良いが、 方向性はあってはならない。 なお、 ァイソ レータゃサーキユレータ (直流磁界下の磁性体を使用した特殊な素子) 、 または 半導体アンプのような能動素子を除き、 信号伝達に方向性を有するデバイスは作 れない (相反定理) ので、 この仮定は事実上自動的に満たされる。 スルーチップ とは、 チップ部品に限らず、 信号伝達に方向性がない部品であれば、 いかなる部 品でもよレ、。 一 R R R R補正の標準器一
R R R R補正では、 測定すべき標準器は全て同じショートチップ 1 0であり、 これを図 4に示すように測定治具 1 1に形成された伝送路 1 2上の 3箇所以上で 測定する。 ここではポート 1 (コネクタ 1 1 a ) 側の補正について説明するが、 ポート 2 (コネクタ l i b ) 側についても同じ操作が必要である。
測定治具 1 1として、 ここではコプレーナウエーブガィドを例にして説明す る。 コプレーナウエーブガィドは、 2つの信号導体 1 2 a , 1 2 bがー直線上に かつ一端が間隔をあけて配置され、 他端がコネクタ 1 1 a, 1 1 bにそれぞれ接 続されている。 信号導体 1 2 a, 1 2 bの幅方向両側に間隔をあけて接地導体 1 2 cが配置されており、 信号導体 1 2 a, 1 2 bと接地導体 1 2 cとが治具基板 上の同一平面上に形成されている。 コネクタ l l a, 1 2 aには同軸ケーブルが 接続される まず、 被検体の測定時に一方の電極を接続する箇所 (図 4中の測定点 1、 以 下 「被検体測定箇所」 という) にショートチップ 1 0をシャント接続して測定を 行い、 この時の測定結果を S 11M1とする。 この際、 測定箇所における反射係数 の真値を ΓΑ1 とする。 ΓΑ1はショートチップの真値であるが、 これはショート チップ 1 0の伝送路 1 2の長さ方向の大きさが測定信号波長と比較して十分に小 さければ一 1とすればよく、 そうでなければその真値の予想値をシミュレーショ ン等で求めておくべきものである。 次に、 被検体測定箇所よりポート 1側に L (m) だけ離れた信号導体 1 2 a 上の位置 (測定点 2 ) にショートチップ 1 0をシャント接続して測定を行い、 こ の時の測定結果を' S 11M2とする。 この際、 測定点 2におけるショートチップ 1 0の反射係数の真値はもちろん ΓΑ1であるが、 被検体測定箇所を基準面にとる と、 反射係数の真値は数式 1のように変換される。 ポート 1側より入射した電磁 波は、 ショートチップ 1 0で全反射するため、 被検体測定箇所にショートチップ 1 0を接続した場合と比較して往復分 2 Lだけ伝送路を伝達する距離が短いから である。 ここで、 ひは単位長さあたりの伝送路の伝達度、 ;6は伝送路の位相定数 であり、 ΓΑ2は被検体測定箇所を基準面とした場合の測定点 2に接続されたシ ョートチップ 1 0の真値である。

TA2 = TM 2L Q V{j2 L) 続けて、 被検体測定箇所よりポート 1側に 2 L (m) だけ離れた信号導体 1 2 a上の位置 (測定点 3 ) にショートチップ 1 0をシャント捧続して測定を行い、 この時の測定結果を S 11M3とする。 測定点 2の場合と同様に被検体測定箇所を 基準面に取ると、 反射係数の真値は数式 2のようになる。

なお、 数式 数式 2は伝送路の伝達度の負の冪になっていることから明ら かなように、 ΓΑ2、 ΓΑ3 はその大きさが 1を越えることがある。 通常であれば、 反射係数の大きさが 1を超えるショートチップなど存在し得ないが、 これはあく までも数式 1、 数式 2が基準面を被検体測定箇所に取つているために発生してい る状態であり、 異常ではない。 さらに、 図 5に示すようにスルー (ポート間直結) 状態での測定を行う。 ポ 一ト間を接続するために適当なデバイス (以下、 スルーチップという) 13を信 号導体 12 a, 12 b間にシリーズ接続する。 測定値は、 反射係数が S 11MT、 S22MTで、 伝達係数は S21MT、 S12MTとする。 なお、 後述するが、 スルーチ ップ 13の電気特 1"生は未知で良く、 例えば抵抗値が分からないチップ抵抗などで も良いが、 伝達係数に方向性があってはならない。 伝達係数は、 直流磁界下のフ ェライトなどの特殊な材料を使用しない限り、 相反定理により方向性を持たない ので、 通常この条件は自動的に満足される。
-RRR R補正の誤差モデルの誤差係数の導出一
RRRR補正の誤差モデルを図 6に示す。 これは特に新規なものではなく、 従来から使用されている T R L補正の誤差モデルと同じ'ものである。 図中の Si 1M、 S21Mは反射係数及び伝達係数の測定値であり、 S11A、 S21A等は被検体 の散乱係数である。 また、 誤差係数 Exx、 Fxxは 8個あるが、 散乱係数測定は 比測定であるので、 このうち 7個の誤差要因を定められれば良い。 具体的には、 E21= 1と置けば良い。 さて、 前述の RRRR補正の標準器の測定結果から、 図 6中の各誤差係数を 求めなければならないが、 まず、 E1;l、 (E21 · E12) 、 E22、 F1X, (F2 ! · F12) 、 F22は次式で求められる。 なお、 Fxxは Exxと同様のため、 Εχ とのみ記載する。 この段階では (Ε21 · Ε12) については、 2つの誤差係数 Ε21、 Ε12の積は求められるが、 これらを別個独立に求めることはできない。 なお、 は中間変数である。

誤差係数が求まれば、 R R R R補正の誤差モデルは T R L補正の誤差モデル と同じものであるから、 実際の被検体測定結果から誤差の影響を除去するには T RL補正と同様の計算を行えば良く、 誤差の影響を除去する数式を以下に記載し ておく。 なお、 誤差要因の影響を除去するには、 本式は 2ポート測定の場合の反 射 数をもとに計算する式であるが、 ネットワークアナライザの 4つのレシーバ 出力から計算してもよい。 また、 3ポート以上の場合にも、 本式と同様の式を使 用してもよいし、 あるいは回路シミュレーション手法を用いて誤差要因の影響を 除去しても良い。 要するに、 どのような公知技術を選択しても良い。 なお、 数式 7において、 D2 は中間変数である。

なお、 数式 7における EXRと EXFはいわゆるリーク信号で、 前者はポート 1から被検体を介さずに直接ポート 2に飛び込む信号、 後者はその逆を示す。 通 常、 SOLT補正や TRL補正では+分アイソレーションが高い (すなわちリー クが少ない) 測定系を対象とするので、 EXR=EXF= 0とみなすことができる。 図 7は、 上記 RRRR補正方法の一例のフローチヤ一ト図である。
補正を開始すると、 まず測定器と測定治具とを同軸ケーブルを介して接続す る (ステップ 1) 。 次に、 第 1の位置でショートチップにより信号導体 1 2 aと 接地導体 1 2 cとを短絡する (ステップ 2) 。 第 1の位置とは被検体測定位置近 傍でもよいし、 他の位置でもよい。 ショートチップを接続した状態で、 ポート 1 側の反射係数 (S11M1) を測定する (ステップ 3) 。
次に、 第 2の位置でショートチップにより信号導体と接地導体とを短絡し (ステップ 4) 、 ポート 1側の反射係数 (S11M2) を測定する (ステップ 5) 。 続いて、 第 3の位置でショートチップにより信号導体と接地導体とを短絡し (ス テツプ 6) 、 ポート 1側の反射係数 (S11M3) を測定する (ステップ 7) 。
次に、 第 4の位置でショートチップにより信号導体 1 2 bと接地導体 1 2 cと を短絡する (ステップ 8) 。 第 4の位置とは被検体測定位置近傍でもよいし、 他 の位置でもよい。 ショートチップを接続した状態で、 ポート 2側の反射係数 ( S 11M1) を測定する (ステップ 9) 。
次に、 第 5の位置でショートチップにより信号導体と接地導体とを短絡し (ステップ 1 0) 、 ポート 2側の反射係数 (S11M2) を測定する (ステップ 1 1) 。 続いて、 第 6の位置でショートチップにより信号導体と接地導体とを短絡 し (ステップ 1 2) 、 ポート 2側の反射係数 (S11M3) を測定する (ステップ 1 3) 。 次に、 スルーチップ 1 3を信号導体 1 2 a, 1 2 b間にシリーズ接続 し (ステップ 1 4 ) 、 伝達係数 ( S 21MT, S 12MT) を測定する (ステツプ 1 5) 。 その後、 測定した反射係数, 伝達係数を用いて、 数式 3〜数式 6により誤差 係数を計算する (ステップ 1 6) 。
誤差係数を計算した後、 測定治具に被検体を接続し (ステップ 1 7) 、 被検 体の順方向 .逆方向の反射係数および伝達係数 (S11M, S21M, S12M, S22 Jを測定する (ステップ 1 8) 。 次に、 数式 7で誤差の影響を除去し (ステツ プ 1 9) 、 誤差除去結果 (被検体の真値) のディスプレーなどへの表示や被検体 の選別等を実施する (ステップ 2 0) 。 その後、 全ての被検体の測定が完了する までステップ 9〜1 2を繰り返し (ステップ 2 1) 、 全ての被検体の測定が完了 すれば、 RRRR補正を終了する。 一オープン; if正一
上記補正では、 被検体測定位置までの誤差要因を除去できるが、 被検体測定 位置間の誤差、 例えば 2ポートの場合なら各ポートの被検体電極の接触点間の誤 差要因は未考慮である。 このような誤差のなかで最大のものは、 信号導体間に存 在する浮遊容量である。 浮遊容量があると、 被検体を測定したとき、 浮遊容量を 含んだ値を測定することになり、 誤差要因となる。
そこで、 信号導体に何も接続しない状態 (オープン状態) の電気特性を測定し、 その測定結果から浮遊ァドミタンスを求め、 被検体の測定結果から浮遊ァドミタ ンスの影響を数学的に除去すれば、 浮遊容量による誤差を解消できる。 一接触不良検出一
ショートチップを用いた補正測定時には、 被検体測定位置に適当なスルーチ ップを接続しておくと、 何らかの原因で接触不良が発生している場合には、 ポー ト間の伝達係数が大きくなることで、 これを検出できる。 このように、 補正手順 中に測定ミスを検出できるため、 後に被検体を測定した時点で補正に失敗してい たと判明するような無駄を防げる。
—スルーチップを用いない誤差補正方法一
前述の説明では、 伝達係数に方向性のないスルーチップを信号導体間にシリー ズ接続して、 順方向および逆方向の伝達係数 S21MT、 S12MTを測定し、 その比
S21MT/SX2MTを求めることで誤差係数の関係を決定したが、 被検体に方向性 がなレ.、場合には、 スルーチップ測定に代えて被検体測定で誤差係数を決定するこ とが可能である。
例えば、 被検体がフィルタ、 力ブラ、 バラン、 コンデンサ、 抵抗およぴコィ ルなどの殆どのデバイスでは、 被検体に方向性がないので、 被検体も一種のスル 一チップとみなすことができる。 そのため、 被検体の測定結果から伝達係数の比 S21MT/S12MTを求めれば、 数式5から誤差係数の関係を決定できる。 この場合、 被検体は 2端子に限らず、 各ポート間に方向性がなければ 3端子以 上の電子部品でも適用可能である。 本発明の伝送路としては、 信号導体と接地導体とが同一平面上に形成された 伝送路を用いるのがよい。 ショートチップを用いた補正作業や被検体を用いた測 定作業において、 ショートチップや被検体を、 信号導体と接地導体とに同時に接 続しやすいからである。 しかも、 補正測定時のショートチップや被検体の押し付 けを伝送路に対して垂直に行えるので、 十分な押しつけ荷重を確保することが容 易で、 接触が安定しやすい。 ■
具体的な伝送路としては、 コプレーナウエーブガイドゃスロット線路を用い ることができる。 コプレーナウエーブガィドは信号導体とこの信号導体を間にし てその両側に接地導体を有し、 前記信号導体と接地導体とが同一平面上に形成さ れたものであり、 10 GHzまでの高周波特"生の測定に適している。
一方、 スロット線路は、 信号導体と接地導体とが同一平面上に間隔をあけて 設けられたものであり、 10 GHz以上の高周波特性の測定に適している。 ショートチップを接続する複数の位置の相互距離は、 測定したい周波数によ つて望ましい位置が決まるものであり、 測定周波数の信号波長の lZl 6〜3Z 16および 5Zl 6〜7/16以下とするのが望ましい。
補正を高精度に行うためには、 補正データが相互にできるだけ離れているこ とが望ましく、 ショートチップの反射の位相によって異なる補正データを得る R RRR補正では、 補正に必要なデータがお互いに 120° 離れていることが理想 である。 ただし、 この条件は特定の周波数でし力成立しないので、 広帯域測定を 行う場合には様々な距離だけ離れた点でショートチップ測定を行っておき、 適宜 これらデータを選択して使用するとよい。 この際、 各データの位相差が 120° に近くなるようにしたいので、 被検体測定位置から電気長で 1 / 16〜 3 / 16 および 5/1 6〜7/16程度離れた点にショートチップを接続することが最適 である。 図面の簡単な説明

以下に、 本発明の実施例を図面を参照して説明する。
一実施例 1一
R R R R補正の有効性を確かめるために、 次のような実験装置を製作して実 験を行った。 ここでは、 実験結果を示すとともに、 R R R R補正の仕方を理解し やすくするため、 実験の様子を順を追って説明する。
R R R R補正には、 周波数帯域幅に応じた長さの伝送路を備えた測定治具が 必要である。 ここでは、 図 8 , 図 9に示すとおり、 測定治具 1 1として、 表面に 伝送路 1 2を持ち、 裏面に接地導体 1 2 dを持つコプレーナウエーブガイド (以 下、 C P Wと呼ぶ) を用いた。 シリーズ法に対応するため伝送路 1 2の信号導体 1 2 a , 1 2 bが中央部で途切れているものを製作した。 また、 R R R R補正で は被検体の測定位置以外でも伝送路 1 2上のいくつかの位置でショートチップ 1 0を測定しなければならない。 このため、 図 9に示すようにショートチップ 1 0 を伝送路 1 2に押し付けるプッシャ 1 5と、 プッシャ 1 5を伝送路 1 2に沿って 自由に移動できる機構 1 6とを設けた。 伝送路 1 2は、 信号導体 1 2 a , 1 2 bとその幅方向両側に接地導体 1 2 c とを有し、 伝送路 1 2の両端は同軸ケーブル 1 4を介してネットワークアナライ ザ 20の測定ポート 21〜 24に接続されている。 同軸ケーブル 14の信号線 1 4 aは、 接続ばらつきを解消するため信号導体 12 a, 12 bに半田付けや溶接 等によって固定されている。 測定ポート 21, 24は同軸ケーブル 14を介して 信号導体 12 a, 12 bと接続され、 測定ポート 22 , 23は同軸ケーブル 14 を介して接地導体 1 2 c, 12 dと接続される。
なお、 伝送路 12の特性は既知でなければならない。 今回は、 CPW製作技 術上の都合から特性インピーダンスを 75 Ωで設計した。 一ネ甫正作業一
RRR R補正の補正作業は、 伝送路 12中の数力所でショートチップ 10を 測定することで行う。 まず、 被検体測定位置でショートチップ 10を伝送路 1 2 の信号導体 12 aと接地導体 1 2 cとの間にシャント接続し、 電気特性を測定す る。 次に、 この位置から一定距離はなれた位置で同じショートチップ 10を測定 する。 今回は、 高周波領域用に距離 4 mm及び 8 mmとした位置での測定を行つ たが、 広い周波数範囲での測定が必要な場合は、 測定位置を適宜増やすことが望 ましい。 ' ショートチップ 2の測定位置をどのように選択するべきかについて説明する。 伝送路 1 2の被検体測定箇所と、 ここから 5 mm離れた点でショートチップ 2を 測定したとする。 伝送路 12の損失が大きくないとすると、 この 2点の測定結果 の違いは位相だけである。 ここで、 波長が 30mm (真空中での 1 GH zの電磁 波の波長) であるとする。 5mm位置の違いは、 往復で 1 Ommの位置の違いに 相当するので、 測定データは (10mm÷30mm) X 360° =120° の位 相差があると期待できる。 ところが、 波長が 10mm (真空中での 3GHzの電 磁波の波長) であったとすると、 同じく往復 1 Ommの位置の違いが生み出す位 相差は 1 Omm÷ 1 OmmX 360° = 360° であり、 結局位相の差が生じな レ、。 このため、 5 mmの位置の違いでは、 波長 1 Ommの周波数では補正を正常 に行えない。 補正を高精度に行うためには、 補正データが相互にできるだけ離れているこ とが望ましく、 ショートチップの反射の位相によつて異なる補正データを得る R RRR補正では、 補正に必要なデータがお互いに 1 20° 離れていることが理想 である。 ただし、 この条件は特定の周波数でしか成立しないので、 広帯域測定を 行う場合には様々な距離だけ離れた点でショートチップ測定を行っておき、 適宜 これらデータを選択して使用するとよレ、。 この際、 各データの位相差が 120° に近くなるようにしたいので、 被検体測定位置から電気長で 1/16〜 3/16 及び、 5/16〜7ノ16程度離れた点にショートチップを接続することが最適 である なお、 ショートチップ測定時には、 被検体測定位置に適当なスルーチップを 接続しておくと、 何らかの原因で接触不良が発生している場合には、 ポート間の 伝達係数が大きくなることで、 接触不良を検出できる。 このように、 補正手順中 に測定ミスを検出できるため、 後に被検体を測定した時点で補正に失敗していた と判明するような無駄を防げる。 ースノレ一測定一
次に、 スルー測定を行う。 すなわち、 図 5に示すように信号導体 12 a, 1 2 b間にスルーチップ 13をシリーズ接続し、 その伝達係数 (S21MT, S12M τ) を測定する。 スルーチップ 1 3は、 その電気特性が未知の素子でもよく、 伝 達係数に方向性がなければよい。 一被検体の測定一
次に、 被検体 1 7を伝送路に接続し、 その特性を測定する。 例えばチップマ ゥンタなどを用いて被検体 1 7を吸着し、 この被検体 1 7を測定治具 1 1の被検 体測定位置へ接触させて測定すればよい。 なお、 被検体 1 7が 2端子の場合には、 図 10の (a) のように信号導体 12 a, 12 b間にシリーズ接続すればよいが、 3端子または 4端子の場合には、 図 10の (b) のように信号導体 12 a, 1 2 bおよび接地導体 12 cの間に接続すればよい。 したがって、 本発明による測定 方法は、 2端子の電子部品の他、 フィルタのような 3端子以上の電子部品にも適 用できる。
—オープン補正一
RRRR補正では、 被検体測定位置までの誤差要因を除去できるが、 被検体 測定位置間の誤差、 例えば 2ポートの場合なら各ポートの被検体電極の接触点間 の誤差要因は未考慮である。 このような誤差の中で最大のものは、 図 1 1に示す ようなポート間の浮遊容量 (信号導体 1 2 a, 1 2 b間の浮遊容量 C s ) である。 つまり、 コプレーナウ: —ブガイドを TEM伝送してきた信号は、 高インピーダ ンスの被検体 17に阻まれて反射するが、 一部が TM波として伝達してしまうと いう誤差要因が存在する。 RRRR法が属するシリーズ法は、 高いアイソレーシ ョンの測定治具を使用すれば高いインピーダンスの測定に対応できるはずのもの であるが、 ガラスエポキシ材等の誘電率の高い材料の治具を使用したり、 あるい は治具の厚みが例えば 1. 6mm等と厚いものを使用すると、 ポート間の浮遊容 量が大きくなり、 アイソレーションが低くなつてしまう。 テフロン (登録商標) のように誘電率が低い材料で、 薄い治具を作成すればこの問題は低減する。 しか し、 これでも十分でない場合、 あるいは、 コスト等の問題で満足できる特性の治 具を使用できない場合 (テフロン基板は一般的に高価である) には、 数学的にこ の誤差を補正できる。
つまり、 測定治具単体 (オープン状態) の測定結果から、 測定結果の浮遊ァ ドミタンスを求め、 被検体測定結果から浮遊ァドミタンスの影響を数学的に除去 するのである。 測定治具単体を R R R R補正してィンピーダンスを求めたものを Zc、 被検体測定結果を RRRR補正してインピーダンスを求めたものを ZMと すると、 前記数学処理 (オープン補正) 後のインピーダンス ZLは次式で求めら れる。 あまりに Zcが大きいと測定系のダイナミックレンジが狭くなり、 測定バ ラツキが大きくなるなどの問題が生じる可能性があるので、 あまりにアイソレー ションが低い治具を使用するべきではないが、 通常は以上の処理で十分な結果を 得られる。

R R R R法の説明は主に散乱係数で議論してきているが、 オープン補正につ いてはインピーダンスを用いて議論している。 インピーダンスと散乱係数は相互 変換可能な物理量で、 伝送路の特性インピーダンスを Ζ。、 散乱係数の反射係数 を S1:L、 伝達係数を S21 とすると、 散乱係数とインピーダンス Zは次式で変換 できる。 2つの式を载せているが、 どちらの式を用いても原理的には同じ結果を 与える。

—測定結果一
以上の RRRR補正おょぴオープン補正を用いて、 いくつかのィンピーダン ス素子を 1 GH z〜 8 GH zの範囲で測定した結果が図 12, 図 13である。 測 定した素子は、 ImmX O. 5 mmサイズのチップ抵抗及ぴ数種類のチップイン ダクタ (巻線チップコイル) である。
図 13から分かるように、 ィンダクタの一般的なインピーダンス特性カーブ が得られている。 つまり、 自己共振周波数までは周波数上昇に比例してインピー ダンスが上昇し、 自己共振周波数以降は周波数上昇に反比例してインピーダンス が低下している。 参考のため、 図 13には、 理想インダクタのインピーダンスの 理論計算値をプロットしている (S IMの接頭語がついている系列) 。
以上のとおり、 R R R R補正により被検体真値を測定できることが確かめら れた 既に述べた通り、 R R R R補正は誤差係数の求め方にその特徴がある手法で あり、 誤差モデルは T R L捕正と同じものを使用している。 このため、 T R L捕 正に近い特徴を有している。 以下、 これら特徴について述べる。
1 ) 補正 ·測定は全て同一の 1つの伝送路上で行う。
従って、 伝送路やコネクタの特性パラツキの影響は受けない。 T R L補正で は、 いくつもの長さの伝送路が標準器として必要で、 かつこれらと同軸コネクタ の接続部の電気特性が全て等しい必要がある。
2 ) 被検体は伝送路に直列に揷入して測定する。
従って、 2端子素子のシリーズ法による測定はもちろん、 通常の 2ポート以 上の電子部品 (3端子以上の電子部品) の測定も問題なく行うことができる。
3 ) 測定治具に必要な伝送路の長さは、 測定したい周波数の下限によって決まる。 低周波数に対応するには長い伝送路が必要であり、 高周波数に対応するには 短い伝送路で足りる。
4 ) 補正のための測定は、 伝送路上の数力所でのショートチップ測定と適当なデ バイスによるスルー測定を行うことで行う。
被検体の測定位置からどれだけ離れた位置で何ケ所のショートチップ測定を すべきかは、 測定周波数帯域幅と周波数上限によって決定する。 また、 スルーチ ップは方向性さえなければ、 その散乱係数は未知でよレ、。
5 ) 補正測定の失敗 (接触不良) を伝達係数の測定結果から検出できる。
ショートチップ測定時に被検体測定箇所に適当なスルーチップを接続してお く事で、 伝達係数の大小で接触不良などを検出できる。 また、 補正測定時のショ 一トチップの押しつけを伝送路に垂直に行えるので、 十分な押しつけ荷重を確保 することが容易で、 そもそも接触が安定しやすい。
6 ) T R L補正と同じく、 伝送路の特性インピーダンス等は既知である必要があ る。
これは、 伝送路を標準器として利用していることから当然の制約である。 一実施例 2—
R R R R補正は、 単体で行えば測定系全体の誤差を補正できる。 一方、 治具 基板を接続する同軸コネクタまでを S O L T補正等の手法で補正した上で、 R R R R補正を行うと、 得られる誤差係数は治具基板の誤差係数になる。 つまり、 R R R R補正を治具の誤差要因の同定手法として利用できる。
最近のネットワークアナライザには、 治具などの誤差係数を与えれば、 測定 結果から与えた誤差の影響を自動的に除去してくれる機能 (デイエンべデイング 機能) がある。 しかし、 治具の誤差を求める方法がないために、 実際にはあまり 使われない機能である。 本発明にかかる R R R R補正の手法と組み合わせると、 これは非常に便利な機能になる。
なお、 ディェンぺデイングとは、 既知の誤差要因を数学的に除去する手法で あり、 伝送行列を用いると簡単に実施できる。 得られた治具の誤差要因の散乱係 数行列を伝送行列に変換して逆行列にしたものを、 ポート 1側、 ポート 2側それ ぞれ E一1、 F— 1とする。 このとき、 治具の各ポートの誤差要因の伝送行列が E Fである。 さらに、 デバイスの伝送行列を Aとする。 この時、 同軸ケーブル先端 まで校正したネットワークアナライザで治具ごとデバイスを測定した測定結果は、 デバイスに各ポートの誤差が重畳されたものであるから

となり、 デバイスの特性を得ることができる。 ディェンべデイング手法を用いると、 高い精度でのショートチップの位置決 め等が必要な R R R R補正手順は研究室的な環境で行い、 各治具の誤差要因を高 精度に定めておき、 量産工程では誤差要因が既に分かっている治具を使用して量 産することができる。 勿論、 治具の誤差は研究室で求めた誤差要因をディェンべ デイングすることで除去する。 .
このようにすることで、 各工程で高い精度でのショートチップ位置決め手段 等を準備することなく R R R R法を運用でき、 コスト的 ·工程管理的に有利であ る。 一実施例 3—
測定器に計算機と専用ソフトゥヱァを備え、 ショートチップの残留ィンダク タンス及び伝送路のパラメータ (位相定数 [rad/Hz]及び伝達損失 δ [dB/Hz] ) とショートチップの接触位置を入力すると、 各位置における標準器特性を数式 1, 数式 2に基づいて自動的に算出し、 これを数式 3〜数式 6の補正計算に使用する こともできる。 要するに、 ネットワークアナライザが自動的に標準器の値を予想 して R R R R補正をすることもできる。
量産工場のデバイスの検査工程において、 標準器の値をオペレータ等が計算 する必要が無くなり、 また測定器単体で R R R R補正が行えるため、 工程が簡素 化する。 一実施例 4一
周波数が高いなどのためにショートチップの残留ィンダクタンスの影響が大 きく、 ショートチップを伝送路にシャント接続しても、 十分に短絡に近くならな い場合 (ポート間を信号が通過してしまい、 全反射が得られない場合) がある。 この場合には、 図 1 4の (a ) のようにショートチップ 1 0を伝送路 1 2から 浮かして、 伝送路とショートチップの間に発生する容量 C [F]とショートチップ の残留ィンダクタンス L [H]を直列共振状態とするのがょレ、。 この場合 C = 1 / ( 2 π f ^ L) となるように設定する。
なお、 ショートチップと伝送路の間の浮遊容量を利用する方法に代えて、 図 1 4の (b ) のようにショートチップ 1 0を伝送路 1 2に接触させて直列共振さ せることもできる。 この場合のショートチップは微小容量のコンデンサを用いれ ばよい。
直列共振状態では、 ショートチップ接続部のィンピーダンスは 0 Ω、 つまり 理想の短絡状態になる。 つまり、 良いショートチップが得られない高い周波数に おいても良いショートチップを使用したのと同じ効果が得られる。 一実施例 5— ·
図 1 5は 3ポートを持つ測定治具の例を示す。
図において、 3 0は治具基板、 3 1〜 3 3は治具基板 3 0の上面に形成された 3本の信号導体、 3 4は同じく治具基板 3 0の上面に信号導体 3 1〜 3 3の両側 を挟むように形成された接地導体、 3 5〜 3 7は治具基板 3 0の端部に設けられ たコネクタである。 信号導体 3:!〜 3 3の一端は 3方から互いに近接して対向し ており、 他端がコネクタ 3 5〜3 7にそれぞれ接続されている。 各信号導体 3 1 〜3 3と接地導体 3 4との間にそれぞれショートチップを接続し、 捕正を行った 後、 信号導体 3 1〜3 3間、 または信号導体 3 1〜3 3と接地導体 3 2との間に 被検体 3 8を接続し、 電気特性を測定する。
このように 3端子以上の被検体 3 8の電気特性を測定することもできる。
—実施例 6—
前記実施例では、 伝送路として C PWを用いた例を示したが、 図 1 6のよう なス口ット線路 4 0を用いることもできる。 スロット線路 4 0は、 信号導体 4 1 , 4 2と接地導体 4 3とが同一平面上に隙間をあけて設けられたものである。 この 場合は、 被検体 4 4を信号導体 4 1 , 4 2間、 あるいは信号導体 4 1 , 4 2と接 地導体 4 3との間に接続して電気特性を測定する。 一実施例 7—
これまで、 シリーズ法を実現するための捕正手法として R R R R補正の説明 を行ったが、 1ポートだけを同様の手法で補正すれば、 反射法による測定が実現 できる。 図 1 7は反射法に使用する治具の一例を示す。 図 1 7において、 5 .0は治具基板、 5 1は 1つの信号導体、 5 2は信号導体 5 1の両側に設けられた接地導体、 5 3は治具基板 5 0の一端部に設けられたコネ クタである。 信号導体 5 1と接地導体 5 2は治具基板 5 0上の同一平面上に形成 されている。 信号導体 5 1の一端は開放端であり、 他端がコネクタ 5 3に接続さ れている。 信号導体 5 1と接地導体 5 2との間にショートチップをシャント接続 し、 補正を行った後、 同じく信号導体 5 1と接地導体 5 2との間に被検体 5 4を 接続し、 電気特性を測定する。 反射法とは、 一方のポート (コネクタ 5 3 ) から被検体 5 4に入射した電磁 波のどれだけの割合が反射するかを観測して、 これからインピーダンス等を求め る手法で、 1ポートであるから誤差要因も Ε η、 (Ε 21 · Ε 12) 、 Ε 22し力な い。 因みに、 Ε 21、 Ε 12を分離して求める必要もない。 これら誤差要因を求め ると、 次式で被検体の反射係数 S t が求められる。 S 11M は反射係数測定値 である。 この場合には、 スルー測定は不要である。

― \\M 伝送路の特性インピーダンスに近いインピーダンス素子の測定を行う場合に は、 反射法でも比較的良い測定精度が得られる。 この場合、 補正手順を 1ポート についてのみ行えば良いので、 補正の手間が少なくて済む。
なお、 1ポート測定方法においても、 図 1 4に示すショートチップの直列共振 を用いてもよい。 本発明にかかる高周波電気特性測定方法は、 前記実施例に限定されるもので はない。
本発明における測定器としては、 ネットワークアナライザに限らず、 高周波 電気特性を測定できるものであれば、 使用可能である。
被検体測定位置でショートチップを測定したが、 被検体測定位置でショート チップを測定する必要はなく、 その場合、 3回のショートチップ測定が全て数式 1のような形で表される。
伝送路は、 平面伝送路に限るものではなく、 ショートチップをシャント接続 でき、 スルーチップをシリーズ接続でき、 かつ被検体を信号導体間あるいは複数 の信号導体と接地導体との間に接続できるものであれば、 任意の構造のものを用 いることができる。
1ポート〜 3ポートを持つ測定治具を用いた例について説明したが、 4ポー ト以上の測定治具を用いることもできる。 この場合も、 同様の補正と測定とを実 施できる。 産業上の利用可能性
以上のように、 本発明にかかる高周波電気特性測定方法は次のような効果を 有する。 '
1 ) 補正に使用する伝送路と被検体測定に使用する伝送路は同じものであるから、 伝送路のバラツキの影響を受けにくい。 また、 伝送路と測定器との接続も、 補正 およぴ実測定において固定であり、 再接続の必要がないので、 伝送路の接触不良 等による補正失敗等の事故も起こらない。
2 ) 被検体の部品単体の特性を高精度に測定可能であり、 治具等の誤差の影響を 受けない。
3 ) 被検体は 2端子だけでなく、 3端子以上の電子部品でも測定できる。 従って、 本発明は高周波電気特性測定装置によりフィルタや力ブラ、 バランのような電子 部品、 またはチップインダクタ、 チップコンデンサなどのようなインピーダンス 素子の散乱係数やインピーダンス値を精度良く測定するためには非常に有効な方 法である。

Claims

請求の範囲
1 . 電子部品の高周波電気特性を測定する方法において、
互いに離間して配置された複数の信号導体と、 少なくとも 1つの接地導体と を持ち、 単位長さ当たりの電気特性が既知の伝送路を準備するステップと、 前記各信号導体と前記接地導体とを測定器の測定ポートにそれぞれ接続するス テツプと、
前記各信号導体の長さ方向の少なくとも 3箇所において、 全反射状態にして 電気特性を測定するステップと、
前記信号導体間を相互にスルー状態にして電気特性を測定するステツプと、 前記全反射状態での測定値及びスルー状態での測定値から、 前記伝送路を含む 測定系の誤差要因を計算するステップと、
前記信号導体間あるいは前記信号導体間と前記接地導体との間に、 被測定電 子部品を接続して電気特性を測定するステツプと、
前記被測定電子部品の測定値から前記測定系の誤差要因を除去し、 被測定電 子部品の電気特性の真値 求めるステップと、 を含むことを特徴とする電子部品 の高周波電気特性測定方法。
2 . 電子部品の高周波電気特 1"生を測定する方法において、
互いに離間して配置された 2つの信号導体と、 少なくとも 1つの接地導体と を持ち、 単位長さ当たりの電気特性が既知の伝送路を準備するステップと、 前記各信号導体と前記接地導体とを測定器の測定ポートにそれぞれ接続するス テツプと、
前記各信号導体の長さ方向の少なくとも 3箇所において、 全反射状態にして 電気特性を測定するステツプと、
前記信号導体間あるいは前記信号導体間と前記接地導体との間に、 被測定電 子部品を接続して電気特性を測定するステツプと、
前記全反射状態での測定値および前記被測定電子部品を接続して測定された 測定値から、 前記伝送路を含む測定系の誤差要因を計算するステップと、 前記被測定電子部品の測定値から前記測定系の誤差要因を除去し、 被測定電 子部品の電気特性の真値を求めるステップと、 を含むことを特徴とする電子部品 の高周波電気特性測定方法。
3 . 前記全反射状態とするため、 前記伝送路の信号導体と接地導体とを短絡状輯 とすることを特徴とする請求項 1または 2に記載の高周波電気特性測定方法。
4 . 前記全反射状態とするため、 電気特性が既知の短絡したショートチップまた は部材をシャント接続することを特徴とする請求項 1または 2に記載の高周波電 気特性測定方法。
5 . 前記電気特性が既知の短絡したショートチップまたは部材をシャント接続し たとき、 前記信号導体間にスルーチップを接続した状態で伝達係数を測定し、 測 定した伝達係数を所定値と比較することで、 前記ショートチップまたは部材の接 触不良を検出するステップを含むことを特徴とする請求項 4に記載の高周波電気 特性測定方法。
6 . 前記全反射状態とするため、 電気特性が既知のデバイスを前記信号導体と接 地導体とに対して接触または近接させ、 前記デバィス内の容量または前記デバィ スと伝送路の間の容量と前記デバイスの残留ィンダクタンスとで直列共振させる ことを特徴とする請求項 1または 2に記載の高周波電気特性測定方法。
7 . 前記スルー状態とするため、 前記信号導体間に伝達係数に方向性がないスル ーチップをシリーズ接続することを特徴とする請求項 1に記載の高周波電気特性 測定方法。
8 . 前記測定系の誤差要因を計算するために、 前記全反射状態およびスルー状態 での測定値のほかに、 前記伝送路をオープン状態として測定した測定値を用いる ことを特徴とする請求項 1に記載の高周波電気特性測定方法。
9 . 前記伝送路を含む測定系の誤差要因を計算するステップは、 次式により実行 されることを特徴とする請求項 7に記載の高周波電気特性測定方法。

12. 前記伝送路は、 信号導体とこの信号導体を間にしてその両側に接地導体を 有するコプレーナウエーブガィドであることを特徴とする請求項 1 1に記載の高 周波電気特性測定方法。
13. 前記伝送路は、 信号導体と接地導体とが間隔をあけて設けられたスロット 線路であることを特徴とする請求項 1 1に記載の高周波電気特性測定方法。
1 . 前記全反射状態にして電気特性を測定する各位置は、 測定周波数における 信号の波長の 1 16〜3Zl 6および 5/16〜7 16だけ相互に離れてい ることを特徴とする請求項 1ないし 13のいずれかに記載の高周波電気特性測定 方法。
15. 電子部品の高周波電気特性を測定する方法において、
一端が開放端である信号導体と接地導体とを有し、 単位長さ当たりの電気特 性が既知の伝送路を準備するステップと、
前記信号導体の他端と前記接地導体とを測定器の測定ポートにそれぞれ接続す るステップと、
前記信号導体の長さ方向の少なくとも 3箇所において、 全反射状態にして電 気特性を測定するステップと、
前記全反射状態での測定値から、 前記伝送路を含む測定系の誤差要因を計算 するステップと、
前記信号導体の前記開放端と前記接地導体との間に被測定電子部品を接続し て電気特性を測定するステップと、
前記被測定電子部品の測定値から前記測定系の誤差要因を除去し、 被測定電 子部品の電気特性の真値を求めるステップと、 を含むことを特徴とする電子部品 の高周波電気特性測定方法。
1 6 . 電子部品の高周波電気特性を測定する装置において、
互いに離間して配置された複数の信号導体と、 少なくとも 1つの接地導体と を持ち、 単位長さ当たりの電気特性が既知の伝送路と、
前記各信号導体に接続された測定ポートと、 前記接地導体に接続された測定ポ 一トとを有し、 高周波電気特性を測定可能な測定器と、
前記各信号導体の長さ方向の少なくとも 3箇所において、 全反射状態を得る ための手段と、
前記信号導体間を相互にスルー状態にする手段と、
前記全反射状態での測定値及びスルー状態での測定値から、 前記伝送路を含 む測定系の誤差要因を計算する手段と、
前記信号導体間あるいは前記信号導体間と前記接地導体との間に、 被測定電 子部品を接続する手段と、
前記被測定電子部品を前記信号導体間あるいは前記信号導体間と前記接地導 体との間に接続して測定される測定値から前記測定系の誤差要因を除去し、 被測 定電子部品の電気特性の真値を求める手段と、 を含むことを特徴とする電子部品 の高周波電気特性測定装置。
1 7 . 前記全反射状態を得るための手段は、 電気特性が既知の短絡したショート チップまたは部材と、 このショートチップまたは部材を伝送路にシャント接続す る手段とで構成されることを特徴とする請求項 1 6に記載の高周波電気特性測定 装置。
1 8 . 前記スルー状態にする手段は、 伝達係数に方向性がないスルーチップと、 このスルーチップを伝送路にシリーズ接続する手段とで構成されることを特徴と する請求項 1 6または 1 7に記載の高周波電気特性測定装置。
1 9 . 電子部品の高周波電気特性を測定する装置において、
一端が開放端である信号導体と接地導体とを有し、 単位長さ当たりの電気特 性が既知の伝送路と、
前記信号導体の他端に接続された測定ポートと、 前記接地導体に接続された 測定ポートとを有し、 高周波電気特性を測定可能な測定器と、
前記信号導体の長さ方向の少なくとも 3箇所において、 全反射状態を得るた めの手段と、 ·
前記全反射状態での測定値から、 前記伝送路を含む測定系の誤差要因を計算 する手段と、
前記信号導体の前記開放端と前記接地導体との間に被測定電子部品を接続す る手段と、
前記被測定電子部品を前記信号導体の前記開放端と前記接地導体との間に接 続して測定される測定値から前記測定系の誤差要因を除去し、 被測定電子部品の 電気特性の真値を求める手段と、 を含むことを特徴とする電子部品の高周波電気 特性測定装置。
