Abstract
Die Erfindung betrifft eine Dünnschicht-Solarzelle auf der Basis des amorphen, hydrierten Siliciums und seiner Legierungen mit wenigstens einer aus aufeinanderfolgender p-, i- und n-dotierter Schicht bestehenden Schichtenfolge, einer der ersten p-dotierten Schicht benachbarten TCO-Schicht und einer mit der letzten n-dotierten Schicht verbundenen, metallischen Kontaktschicht. Zur Begünstigung des Wirkungsgrads der Solarzelle weist sie zwischen der TCO-Schicht und der mit dieser benachbarten p-dotierten Schicht eine n-dotierte Zwischenschicht auf, wobei wenigstens diese oder die ihr benachbarte, p-dotierte Schicht mikrokristallin ist. Im Ergebnis trägt diese Maßnahme dazu bei, daß der Füllfaktor verbessert und die Leerlaufspannung verringert wird.
Description
B e s c h r e i b u n g
Dünnschicht-Solarzelle
Die Erfindung betrifft eine Dünnschicht-Solarzelle auf der Basis des amorphen hydrierten Siliziums und/oder seiner Legierungen gemäß dem Oberbegriff nach An¬ spruch 1.
Dünnschicht-Solarzellen auf der Basis des amorphen hy¬ drierten Siliziums (a-Si:H) und/oder seiner Legierungen werden mit der Dotierungsfolge n-i-p oder p-i-n oder in bekannten Abwandlungen (z.B. durch zusätzlich einge- baute Pufferschichten) durch Schichtabscheidung auf ge¬ eigneten opaken oder transparenten Substraten herge¬ stellt. Dabei kann eine solche Solarzelle auch in Form einer gestapelten Solarzelle in Kaskadenanordnung (sog. Stapelzelle, z.B. p-i-n-p-i-n) vorgesehen sein.
Für den Fall, daß der Lichteinfall von der p-dotierten Seite her erfolgt, wird aufgrund der unterschiedlichen Beweglichkeiten der Ladungsträgerarten n und p eine Verbesserung des Wirkungsgrades y der Solarzelle er- zielt.
Zur Verbesserung des Lichteintritts in die für die Lichtumwandlung maßgebliche, undotierte (i)-Schicht und
auch zur elektrischer Verbesserung wird die Bandlücke der p-dotierten Schicht vorteilhaft höher als die der i-Schicht gewählt. Dies kann beispielsweise durch Le¬ gierungen des a-Si:H mit N, C oder O realisiert werden.
Als Kontaktschichten dienen auf der Lichteintrittsseite in der Regel transparente, leitfähige Oxidschichten, die sog. Transparent Conductiv Oxide(TCO)-Schichten, wie z.B. ITO, Snθ2, ZnO, Ti02• Auf der lichtabgewandten Seite kann ebenfalls eine TCO-Schicht, oder aber auch eine Metallschicht oder eine Kombination aus beiden ge¬ wählt werden.
Es ist bekannt, daß der TCO-p-kontakt einen beachtens- werten Anteil am gesamten Serienwiderstand einer a-Si:H Solarzelle haben kann, so daß nachteilig der sog. Füll¬ faktor (FF) erhöht und der Wirkungsgrad y der Solar¬ zelle reduziert wird.
In T. Soshida et al . , Proc. 10th European PV Solar
Energy Conf. Lisbon 1991, p. 1193 wird für das Kontakt¬ system ZnO-p zur Reduzierung des TCO-p-Kontaktwider- standes die Einfügung einer SiOx-"Rekombinations¬ schicht" zwischen ZnO und p vorgeschlagen. Quantitative Maßangaben für den dadurch angeblich erzielten Erfolg einer Verbesserung fehlen dabei jedoch.
Es ist Aufgabe der Erfindung, eine Solarzelle zu schaf¬ fen, die den bekannten Solarzellen gegenüber, insbeson- dere für ZnO oder Ti02 als TCO, einen insofern auch den Wirkungsgrad "y" der Solarzelle begünstigenden, niedrigen TCO-p-Kontaktwiderstand und damit verbunden einen erhöhten sog. Füllfaktor FF (bzw. eine erhöhte LeerlaufSpannung Voc) aufweist.
Diese Aufgabe wird gelöst durch die Gesamtheit der Merkmale nach Anspruch 1.
Die Einfügung einer n-dotierten Zwischenschicht zwi- sehen TCO und p-dotierter Schicht und die mikrokristal¬ line (μc) Ausbildung der Zwischenschicht tragen zu einem verbesserten FF und verringerter LeerlaufSpannung Voc auf TCO, insb. ZnO, bei. Es ist dabei vorteilhaft, alternativ oder kummulativ die p-dotierte Schicht mi- krokristallin vorzusehen.
Zur Verringerung oder Vermeidung von Absorptionsverlu¬ sten ist gemäß Anspruch 2 als Material für die einge¬ fügte n-Schicht ein Material mit erhöhter Bandlücke (z.B. μc-SiC oder μc-SiO) vorgesehen.
Eine besonders vorteilhafte Ausführungsform der erfin¬ dungsgemäßen Solarzelle gemäß Anspruch 3 ergibt sich, wenn die Schichtdicken der n- und p-Schicht so gewählt werden, daß die Gesamtschichtdicke dieser beiden
Schichten die Schichtdicke einer optimierten p-Schicht auf demselben (TCO-)Substrat nicht übersteigt.
In diesem Falle tritt allenfalls gleichviel - oder we- niger - Lichtverlust auf, wie im Fall des TCO-p-Kontak- tes ohne eingefügte n-Schicht. Damit werden nicht nur der Füllfaktor und die LeerlaufSpannung Voc erhöht, sondern auch der Wirkungsgrad "y" der Solarzelle insge¬ samt verbessert.
In einer besonders vorteilhaften Ausführungsform wird gemäß Anspruch 4 als Material für die TCO-Schicht ZnO oder Tiθ2 vorgesehen. Die Verwendung von ZnO oder TiÜ2 als TCO-Substrat bzw. Kontaktschicht auf der Lichtein- trittsseite weist folgende Vorteile auf:
a) ZnO oder Tiθ2 erlauben eine höhere Lichteinkopplung gegenüber Snθ2_ weil sie im sichtbaren Bereich des Spektrums transparenter sind und
b) ZnO oder Tiθ2 besitzen eine bessere chemische Stabi¬ lität gegenüber Reduktion durch das für die a-Si:H-Ab- scheidung üblicherweise benutzte, Wasserstoffhaltige Niederdruck-Silanplasma.
Ausführungsbeispiele
Im folgenden sind in der Tabelle 1 Beispiele von präpa¬ rierten Test-Solarzellen auf (a-Si:H)-Basis darge¬ stellt.
Für jede Solarzelle sind
- die gemessenen LeerlaufSpannung Voc in milli-Volt, die sog. Kurzschlußstromdichte jsc in illi-Ampere
der Füllfaktor FF in %, sowie - der Wirkungsgrad y in % angegeben.

Versuche zeigen:
den FF- und Voc-Abfall beim Übergang von Sn02-Sub- straten zu Sn0 -ZnO-Substraten (a) verglichen mit b) bzw. c); d) mit e) für Bor-dotiertes ZnO),
den FF- und Voc-Abfall auch für den Fall, daß die TCO-Schicht ganz aus ZnO besteht (h), verglichen mit
daß die Einfügung einer p- oder undotierten SiOx- Schicht zwischen TCO und p das Problem nicht löst ( f), g), (sowohl im Falle einer undotierten als auch einer p-dotierten SiOx-Zwischenschicht waren die Werte bei der Konfiguration "g" schlechter),
die deutliche Verbesserung des FF und Voc besonders für Glas-Sn02-ZnO-Substrate durch Einfügung einer mikrokristallinen (μc) n-Schicht zwischen TCO und p- Schicht (k), im Vergleich mit b), c), e), g), i),
die weitere Verbesserung dadurch, daß die Dicke der (μc) n-Schicht verringert wurde (1), m) ) ,
den Nachweis, daß die Verbesserung auch auf Bor-do¬ tiertem ZnO erreicht wird (o) ) .
Claims
1. Dünnschicht-Solarzelle mit wenigstens einer aus aufeinanderfolgender p-, un(i )- und n-dotierter Schicht bestehenden Schichtenfolge, einer der er¬ sten p-dotierten Schicht benachbarten TCO-Schicht und einer mit der letzten n-dotierten Schicht verbundenen, insbesondere metallischen Kontakt¬ schicht, d a d u r c h g e k e n n z e i c h n e t , daß zwischen der TCO-Schicht und der mit dieser benachbarten p-dotierten Schicht eine n-dotierte
Zwischenschicht vorgesehen ist und wenigstens die Zwischenschicht oder die ihr benachbarte, p- dotierte Schicht mikrokristallin ist.
2. Solarzelle nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , daß als Material für die n-dotierte Zwischen¬ schicht insbesondere mikrokristallines SiC oder SiO vorgesehen ist.
3. Solarzelle nach Anspruch 1 oder 2, d a d u r c h g e k e n n z e i c h n e t , daß die Summe der Schichtdicken der mit der TCO- Schicht verbundenen Zwischenschicht und der mit dieser verbundenen p-dotierten Schicht die
Schichtdicke einer optimierten p-Schicht auf der¬ selben TCO-Schicht ohne Zwischenschicht nicht übersteigt.
4. Solarzelle nach einem der Ansprüche 1, 2 oder 3, d a d u r c h g e k e n n z e i c h n e t , daß als Material für die TCO-Schicht ZnO oder Ti02 vorgesehen ist.
5. Solarzelle nach einem der Ansprüche 1 bis 4, d a d u r c h g e k e n n z e i c h n e t , daß die TCO-Schicht als Substrat ausgebildet ist, auf dem die die Solarzelle bildenden Schichten in
Stapelfolge angeordnet sind.
