1243818 玖、發明說明: 【發明領域】 本發明有關各種可固化辑合物,含有一具有一_唑官 能基及一可聚合官能基之化合物〇 【發明背景】 在將半導體封裝裝配於印刷線路板時,積體電路晶片 係以黏著劑及線黏合附接於金屬引線框,並將整個裝配件 包覆於模製樹脂內。包覆後,將引線框之外引線附接於印 刷電路板。引線框或板上任何暴露之銅表面皆因暴露於空 氣而易受氧化,故例常塗覆以抗氧化劑。苯駢瘗唑在許多 環境中爲銅及銅合金用之有效抗氧化劑及腐蝕抑制劑〇然 而,苯駢噻唑之存在疑似在製造半導體封裝之晶片附接、 線黏合、包覆、及最後焊接作業以及其附接於印刷電路板 期間干擾黏合程序。因此,有需要各種作用如腐蝕抑制劑 同時促進黏性之物質〇 【本發明綜述】 本發明爲一種包含一含有二化學片段之化合物(下文 中之塵唑化合物):(1) 一含有至少一塵唑官能基(包括 苯駢噻唑官能基)之片段,以及(2) —含有至少一可聚合 官能基,譬如電子供體官能基、電子受體官能基、或環氧 基官能基之片段〇 【本發明詳述】 該噻唑化合物上之瘗唑官能基將具有下列結構:
