Abstract

Description
本發明係關於一種保護層,且特定言之係關於一種供半導體裝置製造用之暫時性保護層。
先進半導體裝置可能對在包裝裝置中之微粒污染物具有增加的敏感性,從而導致良率損失。例如,在該等裝置在晶圓級下完成後,將半導體裝置晶圓晶圓單粒化或切割成個別積體電路或晶粒用於包裝之過程可使裝置表面暴露至微粒污染物,從而導致裝置在包裝時的損失。

如上所述,與(例如)切割加工相關之微粒污染的存在可導致先進半導體裝置之良率損失。該微粒污染可為(例如)空浮微粒污染。空浮微粒可在半導體裝置排隊等待切割時及/或在個別晶粒排隊等待從切割帶上取下並放入包裝中時沉降於半導體裝置上。微粒污染物可(例如)在切割加工期間產生。一旦微粒污染物沉降於半導體裝置上,則其可能難以移除。 本發明實施例在半導體裝置上提供暫時性聚乙烯醇層,以在晶圓等待加工時、在晶圓進行加工時、及在晶圓完成加工後防止微粒污染物沉降於裝置晶圓上。一些本發明實施例在半導體裝置上提供暫時性聚乙烯醇層,以在晶圓等待切割時、在晶圓進行切割時、及在晶圓完成切割後及直至將個別晶粒取下並放入包裝中之時間防止微粒污染物沉降於裝置晶圓上。已發現,根據本發明實施例所形成之聚乙烯醇層能夠承受在切割加工期間暴露至所用之室溫水而不會有厚度或對半導體裝置之附著力的實質損失。根據本發明實施例,在切割後且在將個別晶粒取下並放入包裝中之前,該聚乙烯醇層可輕易地使用經加熱之包含水的溶劑移除,從而將原本已沉降於該半導體裝置上之任何微粒污染物帶走。 根據本發明實施例所形成之聚乙烯醇層亦具有至少80%之在可見光譜上的光學透射率。此係重要的,因為半導體裝置之圖案必須清晰可見用於在晶圓切割期間精確對準。根據本發明實施例所形成之聚乙烯醇層亦係對於其等可能與之接觸之半導體裝置的材料(諸如銅接合墊)而言無腐蝕性。 圖1為根據本發明實施例之待切割成個別晶粒之半導體裝置晶圓10與施覆至裝置晶圓10之暫時性保護層12之一部分的示意性橫截面。如圖1中所示,該裝置晶圓10包括頂面14、底面16及由複數個切割道20 (顯示三個)隔開之複數個半導體裝置18 (顯示兩個)。如圖1中所示,在切割之前,儘管個別地定義半導體裝置18及切割道20,但其等皆為裝置晶圓10之整體部分。 在使用該聚乙烯醇溶液塗覆裝置晶圓10後,可烘烤裝置晶圓10以使殘留於保護層12中之大部分水蒸發。在一些實施例中,烘烤係在低至135℃、140℃或145℃或高至150℃、155℃、160℃、165℃或170℃之溫度下,或在定義於前述溫度中之任意兩者之間的溫度範圍內進行。例如,在一些實施例中,烘烤係在135℃至170℃、140℃至165℃、145℃至160℃、150℃至155℃或150℃至170℃之溫度下進行。已發現,在烘烤溫度高於200℃時,在可見光譜上平均之平均光學透射率可降至80%以下。亦發現,在200℃之烘烤溫度下,即使將水加熱至80℃之溫度,亦不可藉由使用包含水之溶劑溶解保護層12來輕易地移除保護層12。 在對裝置晶圓10進行烘烤後,保護層12係在室溫下實質上不溶於水。針對本揭示內容之目的,室溫為20℃至30℃。保護層12保護裝置晶圓10之頂面14免受微粒污染。 圖2為安裝在切割帶22上之圖1半導體裝置晶圓10之一部分的示意性橫截面。如圖2中所示,切割帶22係附著至裝置晶圓10之底面16。切割帶22可為此項技術中已知之任一切割帶。切割帶22通常亦附著至切割框架(未示出)以使裝置晶圓10懸置於該切割框架內。該切割框架提供用於在切割鋸(未示出)上加工裝置晶圓10的機械介面,如此項技術中已知。一旦將裝置晶圓10安裝於切割帶22上,則裝置晶圓10係準備好進行切割。當裝置晶圓10在隊列中等待切割時,任何空浮微粒污染物將落於保護層12上,而非落於裝置晶圓10之頂面14上。 圖3為圖2半導體裝置晶圓10之一部分的示意性橫截面,其顯示在切割加工期間裝置晶圓10上之暫時性保護層12。如圖3中所示,可使用切割刀片24來切穿裝置晶圓10並略微進入切割帶22,以移除切割道20並使半導體裝置18分離成個別晶粒。切割刀片24可為此項技術中已知之任何類型之切割刀片,例如,含浸有金剛石之樹脂刀片。圖3中所示之切割刀片24沿圖片頁面向內或向外之方向旋轉。如圖3所示,圖片左側之切割道20係經完全切穿,圖片中間所示之在兩個半導體裝置18之間的切割道20係經部分切穿,而圖片右側之切割道20尚未經切割。在整個加工中,由切割刀片24所切割之區域係經水(未示出)噴射以冷卻刀片並沖掉由切割刀片24從切割道20所移除之顆粒(未示出)。因為保護層12不可溶於用於冷卻切割刀片24之室溫水,所以其在頂面14上保持完好。在具有許多半導體裝置18之大晶圓上,裝置晶圓10之頂面14可暴露於冷卻水噴流持續一段延長時間。根據本發明實施例之保護層12能夠在此段延長時間內保持實質上完全不溶。在一些實施例中,保護層12保持實質上完全不溶持續長至2.5小時、3小時、5小時、8小時或20小時的時間,或者持續長至在前述數值中之任意兩者之間的任一時間。除了保護裝置晶圓10之頂面14免於空浮微粒之外,保護層12亦保護頂面14免於可能不會被冷卻水噴流完全沖走之從切割道20移除的顆粒。 圖4為圖3半導體裝置晶圓10之一部分在切割後的示意性橫截面,其顯示在個別半導體裝置18晶粒上之暫時性保護層12。如上面參考圖4所述,保護層12在每個半導體裝置18之頂面14上保持完整,繼續保護頂面14免於空浮微粒污染。 圖5為根據本發明實施例之圖4經切割半導體裝置晶圓10之一部分在移除暫時性保護層12後的示意性橫截面。在一些實施例中,保護層12可藉由使用包含水之溶劑溶解保護層12來移除,該溶劑具有不低於65℃之溫度。在一些實施例中,保護層12可藉由具有低至65℃、70℃、75℃、80℃或高至85℃、90℃、95℃、99℃,或在定義於前述溫度之任意兩者之間的溫度範圍內之溫度的溶劑來溶解。例如,在一些實施例中,保護層12可藉由具有65℃至99℃、70℃至95℃、75℃至90℃、80℃至85℃或80℃至95℃之溫度的溶劑來溶解。在一些實施例中,該溶劑係由水組成。在一些其他實施例中,該溶劑包含水及界面活性劑。 已發現,具有大於93%、大於95%、大於97%或大於99%之水解度之聚乙烯醇能夠(例如)形成如上所述之在室溫下大致不溶於水,但可輕易溶解於包含水之經加熱溶劑中之層。頃發現,具有較低水解度(諸如87%至89%)之聚乙烯醇即使在高至150℃之溫度下烘烤仍大致可溶於室溫水中。 在其中聚乙烯醇之水解度係大於93%的一些實施例中,裝置晶圓10可係在150℃至170℃之溫度下烘烤持續2分鐘至10分鐘之時間。已發現,就具有93%至96%之水解度的聚乙烯醇而言,爲了使保護層12持續至少兩個半小時之時段實質上不溶於室溫水,烘烤溫度必須為至少150℃。在其中聚乙烯醇之水解度係大於98.4%的一些實施例中,裝置晶圓10可係在135℃至170℃之溫度下烘烤持續2分鐘至10分鐘之時間。已發現,就具有98.4%至99.3%之水解度的聚乙烯醇而言,爲了使保護層12持續至少兩個半小時之時段實質上不溶於室溫水,烘烤溫度必須為至少135℃。 如表1所示,具有98%至99%之水解度的聚乙烯醇保護層當在150℃之溫度下烘烤時(粗體)不可溶於30℃水中,但當在135℃之溫度下烘烤時則非不可溶。相對地,具有大於99%之水解度的聚乙烯醇保護層當在135℃或150℃之溫度下烘烤時(粗體)不可溶於30℃水中。當在120℃之溫度下烘烤時,沒有聚乙烯醇保護層不可溶於30℃水中。因此,聚乙烯醇保護層對30℃水之耐受性為烘烤溫度及水解度兩者之函數。 使該等六個晶圓在85℃水中浸泡5分鐘。聚乙烯醇保護層成功地從所有六個晶圓上移除。實例 2 室溫水耐受性隨烘烤溫度及水解度的變化

如表2所示,具有88%之水解度的聚乙烯醇保護層即使當在150℃下烘烤時亦容易溶解。相對地,具有93%或96%之水解度的聚乙烯醇保護層當在150℃之溫度下烘烤時(粗體)不可溶於30℃水中,但當在135℃之溫度下烘烤時則非不可溶。具有98.4%或99.3%之水解度的聚乙烯醇保護層當在135℃或150℃之溫度下烘烤時(粗體)不可溶於30℃水中。因此,聚乙烯醇保護層對30℃水之耐受性為烘烤溫度及水解度兩者之函數。實例 3 室溫水耐受性隨烘烤時間的變化

製備四種聚乙烯醇溶液,其各具有88%至99.3%之水解度,如下表4中所指示。水解度係由製造商所提供。每種溶液均係藉由使用加熱包在2公升的3頸玻璃燒瓶中將1,170克水加熱至介於90℃與95℃之間之溫度來製備。將130克量之聚乙烯醇少量地逐漸添加,同時邊劇烈攪拌該混合物。在添加完所有聚乙烯醇後,再攪拌該混合物3小時以確保聚乙烯醇完全溶解。將所得溶液各自先通過1微米過濾器及隨後通過0.1微米過濾器進行過濾。 將四種製得之溶液各自旋塗至十二個300 mm矽晶圓上,五種溶液各三個晶圓。針對每個晶圓,將10 ml溶液分配至晶圓上,並在900 RPM下旋轉該晶圓30秒。將各晶圓在熱板上在150℃、200℃或250℃下烘烤5分鐘。烘烤後,在380 nm至780 nm之波長下量測光學透射率百分比,並測定每個經塗覆之晶圓的平均百分比透射率。該等結果顯示於表4中。如表4中所示,在150℃下烘烤之晶圓的平均光學透射率百分比保持在90%以上及在200℃下烘烤之晶圓在80%以上,但在250℃下烘烤之晶圓降至低於80% (粗體)。此表明,為了達到至少80%之光學透射率,就5分鐘烘烤而言,溫度不應高於200℃。表 4

Claims (10)
- 一種用於在加工期間暫時性保護半導體裝置晶圓之方法,該方法包括: 製備包含聚乙烯醇及水之溶液,該聚乙烯醇具有大於或等於93%之水解度; 使用該所製備之溶液塗覆該裝置晶圓; 在150℃至170℃之溫度下烘烤該經塗覆之裝置晶圓以形成保護層; 加工該經烘烤之裝置晶圓,該保護層在加工期間保留在該經烘烤之裝置晶圓上;及 使用溫度不低於65℃之溶劑溶解該經加工之晶圓上的該保護層,該溶劑包含水。
- 請求項1之方法,其中該聚乙烯醇具有93%至99.3%之水解度。
- 如請求項1之方法,其中該聚乙烯醇在該溶液中之濃度為該溶液之5重量%至30重量%,且其餘為水。
- 如請求項1之方法,其中該經塗覆之裝置晶圓的烘烤係持續1分鐘至12分鐘之時間。
- 如請求項1之方法,其中該保護層之溶解包括將該經加工之晶圓浸泡於該溶劑中。
- 如請求項1之方法,其中該保護層之溶解包括將該溶劑噴塗至該經加工之晶圓上。
- 一種用於在晶圓單粒化期間暫時性保護半導體裝置晶圓之方法,該方法包括: 製備包含聚乙烯醇及水之溶液,該聚乙烯醇具有大於或等於98.4%之水解度; 使用該所製備之溶液塗覆該裝置晶圓; 在135℃至170℃之溫度下烘烤該經塗覆之裝置晶圓以形成保護層; 切割該經烘烤之裝置晶圓,該保護層在切割期間保留在該經烘烤之裝置晶圓上;及 使用溫度不低於65℃之溶劑溶解該經切割之晶圓上的該保護層以溶解該保護層,該溶劑包含水。
- 如請求項7之方法,其中該聚乙烯醇具有98.4%至99.3%之水解度。
- 如請求項7之方法,其中製備該溶液包括: 將該水加熱至80℃至98℃之溫度; 將該聚乙烯醇混入該經加熱之水中;及 攪拌該混合物以形成該溶液。
- 如請求項7之方法,其中該聚乙烯醇在該溶液中之濃度為該溶液之5重量%至30重量%,且其餘為水。
