Abstract

본 발명은 기판을 수평상태로 유지하여 회전구동하는 기판회전수단과, 이 기판회전수단에 의해 회전하는 기판의 표면에 적어도 1종류의 처리액을 공급하는 노즐부재를, 상기 기판에 대향배설하는 작동위치와, 이 기판의 상부를 개방하는 퇴피 위치로 변위가능한 아암에 부착된 처리액 공급수단과, 이 기판의 이면측에 유체를 공급하는 노즐수단을 구비한 기판처리장치를 제공한다.
본 발명의 기판처리장치에 의하면, 습식처리에 의한 기판을 처리하는 정확하게 행하고, 처리액이 기판의 이면측으로 돌아들어가는 것을 방지할 수 있다.

Claims (16)

  1. 기판을 수평상태로 유지하여 회전구동하는 기판회전수단과, 이 기판회전수단에 의해 회전하는 기판의 표면에 적어도 1종류의 처리액을 공급하는 노즐부재를, 상기 기판에 대향배설하는 작동위치와, 이 기판의 상부를 개방하는 퇴피위치로 변위가능한 아암에 부착된 처리액 공급수단과, 이 기판의 이면측에 유체를 공급하는 노즐 수단을 구비한 것을 특징으로 하는 기판처리장치.
  2. 제1항에 있어서, 상기 기판에 공급되는 처리액은, 현상액, 에칭액, 박리액, 세정액 중 적어도 1종류의 것임을 특징으로 하는 기판처리장치.
  3. 제1항에 있어서, 상기 기판에는 그 회전중심을 향해 건조가스를 공급하는 건조가스 공급수단을 더욱 구비하고, 이 건조가스 공급수단은 상기 기판에 대향배설하는 작동위치와, 이 기판의 상부를 개방하는 퇴피위치로 변위가능한 아암에 부착된 노즐부재로 구성된 것을 특징으로 하는 기판처리장치.
  4. 제3항에 있어서, 상기 건조가스 공급수단의 노즐부재는, 상기 기판의 회전 중심을 통과하는 소정의 궤적만큼 요동변위 가능한 구성으로 한 것을 특징으로 하는 기판처리장치.
  5. 제1항에 있어서, 상기 처리액 공급수단은, 현상액, 에칭액, 박리액 중 적어도 1종류를 공급하는 제1공급수단과, 건조가스를 공급하는 제2공급수단으로 구성된 것을 특징으로 하는 기판처리장치.
  6. 제5항에 있어서, 상기 제1공급수단은 지지아암을 가지고, 이 지지아암에는 상기 기판의 회전중심을 향해 소정의 처리액과 상기 기판의 회전중심으로부터 주변부에 이르기까지의 범위에 상기 세정액을 분사하기 위한 복수의 노즐부재를 공급하는 복수의 노즐부재를 가지는 것을 특징으로 하는 기판처리장치.
  7. 제6항에 있어서, 상기 제2공급수단은 지지아암을 가지고, 이 지지아암에는 상기 기판의 회전중심을 향해 건조가스를 공급하는 노즐부재를 부착시킨 구성으로 한 것을 특징으로 하는 기판처리장치.
  8. 제5항에 있어서, 상기 기판회전수단에 재치한 기판을 둘러싸도록 처리액 회수용의 하우징을 설치한 구성으로 한 것을 특징으로 하는 기판처리장치.
  9. 제8항에 있어서, 상기 하우징에는 복수종류의 처리액을 개별적으로 회수하는 복수의 챔버로 구획 형성되어, 이들 각 챔버가 상기 기판에 대향하는 위치로 되도록 상기 하우징을 승강수단에 의해 승강구동하는 구성으로 한 것을 특징으로 하는 기판처리장치.
  10. 제9항에 있어서, 상기 각 챔버에는, 각각 처리액을 흡인하는 흡인수단을 접속하는 구성으로 한 것을 특징으로 하는 기판처리장치.
  11. 제1항에 있어서, 상기 노즐수단은, 내관이 건조용 가스를 공급하는 가스공급경로이고, 외관은 순수를 공급하는 순수공급경로로 된 다중관으로 형성된 것을 특징으로 하는 기판처리장치.
  12. 제1항에 있어서, 상기 내관에는 건조용 가스 분출부를 상기 기판의 이면에 있어서의 회전중심에 위치시키고, 또 상기 외관에는 순수분출부를 건조용 가스 분출부의 주위에 배치하고, 상기 스핀들에 의해 기판을 회전시키는 동시에, 상기 처리액 공급수단으로부터 이 처리액을 기판에 공급할 때에는, 노즐수단의 외관으로부터 순수를 기판의 이면에 공급하여 보호액막을 형성하고, 또 기판을 회전시킴으로서 스핀건조를 행할 때에는, 노즐수단의 내관으로부터 가스를 내뿜어 표리 양면을 건조시키는 구성으로 한 것을 특징으로 하는 기판처리장치.
  13. 제12항에 있어서, 상기 노즐수단은, 내관과 외관을 T자 이음매를 개재하여 경로를 분리하는 구성으로 한 것을 특징으로 하는 기판처리장치.
  14. 제1항에 있어서, 상기 기판이 상기 기판회전수단에 의해 회전구동될 때에, 그 이면측에 있어서의 회전중심 부분이 부압으로 되는 것을 방지하기 위하여, 드라이에어를 부압발생부에 공급하는 드라이 에어 공급노즐을 배치하는 구성으로 한 것을 특징으로 하는 기판처리장치.
  15. 제14항에 있어서, 상기 드라이 에어 공급노즐은, 상기 기판의 이면과는 반대측을 향하도록 개구시키도록 한 것을 특징으로 하는 기판처리장치.
  16. 수직방향으로 설치한 회전축에, 수평으로 배치한 기판을 회전구동하고, 이 기판의 회전중심 위치에 처리액을 공급하는 동시에, 상기 기판의 이면측에 있어서의 회전중심 근방에 순수를 공급하고, 기판의 회전에 의한 원심력을 작용에 의해 기판의 이면측에 순수의 보호액막을 형성한 상태에서, 기판의 표면 전체면에 처리액을 소정의 막두께로 되도록 도포하는 처리액 도포공정과, 상기 기판을 회전구동시키면서 이 기판의 표면에 순수를 공급함으로써 도포막상의 세정을 행하는 세정공정과, 상기 기판의 표리양면에 있어서의 회전중심 위치에 건조가스를 분사시키면서, 이 기판을 회전구동함으로써 이 기판을 스핀건조하는 건조공정으로 이루어지는 것을 특징으로 하는 기판처리방법.
