Abstract

본 발명은 집적회로 소자를 검사하는 과정에서 처리기의 핀과 집적회로 소자, 특히 고주파 소자의 단자 간의 접촉에 불량이 발생한 경우 신속하게 불량의 원인을 진단하여 불량에 대한 신속한 조치가 가능하고 검사 공정의 시간을 감축하여 생산성 향상에 기여하기 위한 것으로서, A) 집적회로 소자의 전기적 특성을 검사하기 위한 검사 장비와, B) 상기 집적회로 소자의 단자와 직접 접촉하는 핀을 가지며 상기 검사 장비와 집적회로 소자 간의 전기적 신호 전달을 중계하는 처리기를 구비하는 검사 시스템에 있어서, 상기 처리기 핀과 집적회로 소자의 단자 간의 접촉 상태를 점검하기 위한 회로가 형성되어 있는 접촉 점검 기판과, 상기 접촉 점검 기판과 직류 및 교류의 전기적 신호를 주고 받으며, 상기 접촉 상태를 점검하기 위한 패키지 집적회로를 구비하는 접촉점검 장치가 상기 검사 장비와 상기 처리시 사이에 연결되어 있는 것을 특징으로 하는 검사 시스템이 개시되어 있다.

처리기 접촉 불량을 확인할 수 있는 접촉 점검 장치 및 이를 내장한 집적회로 소자 검사 시스템

제3도는 본 발명에 따른 처리기 점검 장치를 사용하여 처리기를 점검하는 동작을 설명하기 위한 개략도.

Claims (3)

  1. A) 집적회로 소자의 전기적 특성을 검사하기 위한 검사 장비와, B)상기 집적회로 소자의 단자와 직접 접촉하는 핀을 가지며 상기 검사 장비와 집적회로 소자간의 전기적 신호 전달을 중계하는 처리기를 구비하는 검사 시스템에 있어서,상기 처리기 핀과 집적회로 소자의 단자간의 접촉 상태를 점검하기 위한 회로가 형성되어 있는 접촉 점검 기판과, 상기 접촉 점검 기판과 직류 및 교류의 전기적 신호를 주고 받으며, 상기 접촉 상태를 점검하기 위한 패키지 집적회로를 구비하는 접촉 점검 장치가 상기 검사 장비와 상기 처리기 사이에 연결되어 있는 것을 특징으로 하는 검사 시스템.
  2. 제1항에 있어서, 상기 접촉 점검 장치는 상기 처리기 핀과 집적회로 소자의 단자 간의 전기 저항값을 측정하여 상기 접촉 상태를 점검하는 것을 특징으로 하는 검사 시스템.
  3. 처리기 핀과 집적회로 소자의 단자 간의 접촉 상태를 점검하기 위한 회로가 형성되어 있는 접촉 점검 기판과, 상기 접촉 점검 기판과 직류 및 교류의 전기적 신호를 주고 받으며, 상기 접촉 상태를 점검하기 위한 패키지 집적회로를 구비하는 접촉 점검장치.
