Abstract

본 발명의 센스 앰프회로에 관한 것으로서, 메모리셀군 및 레퍼런스 메모리셀군의 비트라인에 별도의 센스 앰프신호를 입력으로 하는 트랜지스터를 병렬로 연결하여 독출시 프로그램된 메모리셀의 전류가 기준 전류값보다 낮을 경우 각 비트라인에 접속된 트랜지스터를 턴온시켜 센싱전류를 높여 주도록 하므로써 메모리셀의 변동되는 문턱전의 영향받지 않게 되어 안정된 센싱속도를 증가시키도록 한 센스 앰프회로에 관한 것이다

Claims (2)

  1. 메모리셀군으로부터 비트라인 및 레퍼런스 비트라인을 통해 접속되어 메모리셀군에 저장된 데이타를 센싱하기 위한 센스 앰프회로에 있어서, 상기 비트라인과접지간에 접속되며 제1제어신호에 따라 동작되는 제1트랜지스터와, 상기 래퍼런스 비트라인 및 접지간에 접속되며 제2제어신호에 따라 동작되는 제2트랜지스터를 포함 하는 것을 특징으로 하는 센스 앰프회로
  2. 제1항에 있어서, 상기 제1 및 제2제어신호 각각은 칩인에이블 신호를 입력으로 하는 트랜지스터 및 메모리셀의 센싱신호에 따라 출력이 조절되도록 구성되는 것을 특징으로 하는 센스 앰프회로.
