본 발명은 내열성 박막 광전 변환기 및 그의 제조방법에 관한 것이다.
박막 광전 변환기는 태양전기, 광검출기, 전자사진용 광수용체, 레이저, 전자발광장치 등에 사용된다. 박막 광전 변환기는 기본적으로 반도체층 및 반도체층과 접촉되는 전극을 포함한다. 전극으로써 전방 투명전극 또는 후방 금속전극이 사용된다. 투명 전극 물질로서는 지금까지 ITO, ITO/SnO2, In2O3, CdxSnOy(x는 0.5 내지 2이고, y는 2 내지 4임). Ir2O1-z(z=0.33 내지 0.5)등과 같은 금속 화합물이 사용되어 왔다. 금속전극으로써, Al, 스텔레스강, Fe, Ni, Cu, 놋쇠, Zn, Ag등과 같은 금속이 반도체에 제공된다.
제1도에서, 광전 변환기의 예로서 태양 전지의 일반적인 구조를 나타내고 있다. 제1도에서 나타낸 바와 같이 태양 전지는 투명기판(1)(예, 유리)에 금속 화합물(예, 금속산화물)의 전방 투명전극(2)를 갖고, 그위에 p-형 반도체의 층(3), i-형 반도체의 층(4) 및 n-형 반도체의 층(5) 이 제공되어 있다. n-형 반도체의 층(5)위에, 후방 금속전극(6)의 층이 이면 전극(backing electrode)으로서 제공되어 있다. 빛이 투명전극을 통해 반도체 층으로 들어갈때 전력을 발생하도록 반도체에 흡수된다. 반도체에 흡수되지 않는 빛의 일부는 이면 전극에 도달한 후 반산되어 반도체 층에 다시 흡수된다.
종래의 태양 전지가 약 50℃ 이상에서 사용될때, 전극에서 Al, Cu, 놋쇠, 아연 또는 Ag 같은 금속, 또는 금속 화합물은 반도체층에 확산되어 반도체의 질이 저하된다. 특히, 비결정 또는 미소결정 반도체가 사용될때, 비결정 또는 미소결정 반도체의 질은 현저하게 저하된다. 이를테면, 태양전지가 공기중에서 사용되는 경우에, 태양 전지표면에서의 온도는 약 80℃에 도달하여 질이 현저하게 저하된다.
전극으로서 사용될때 반도체층으로 확산되지 않는 금속들이 있다. 그 예로는 Cr, Ni, Fe 또는 스텐레서강이 있다. 그러나, 이러한 금속들은 상기 Al, Cu, 놋쇠, Zn 및 Ag 같은 금속에 비해 반사율이나 전기 전도가 낮다. 이와같이, Cr, Ni, Fe 또는 스텐레스강의 전극을 갖는 태양 전지는 전극에서 빛의 반사 손실 또는 전극에서 저항손실로 인해 그 질이 저하되기 때문에 결점을 갖고 있다. 태양 전지만이 아니라 어떠한 형태의 광전변환기라도 고온에서 사용될 때 상기와 같은 단점을 갖고 있다.
본 발명의 목적은 전극으로부터 반도체 층으로 금속 또는 금속 화합물의 확산으로 인한 질의 저하를 막기 위하여 이면 전극에서의 저항 손실 및 빛의 반사손실이 증가되지 않는 조건에서 내열성 박막 광전 변환기를 제공하는 데에 있다.
본 발명은 반도체, 전극 및 확산 차단 층으로 구성된 내열성 박막 광전변환기에 관한 것이다. 확산차단층은 반도체와 적어도 하나의 전극사이에 제공된다.
제1도는 종래의 박막 광전 변환기의 개략도이다.
본 발명의 내열성 박막 광전 변환기에서, 학산차단층이 반도체층과 전극층 사이에 제공된다. 본 발명에서 확산차단층은 반도체의 어느쪽에도 제공될 수 있다.
이러한 확산 차단층은 전극으로 사용되는 금속 또는 금속 화합물이 반도체층으로 확산되는 것을 방지한다. 확산 차단층의 성분은 약간의 전도도를 가지며 금속 또는 금속 화합물의 반도체층으로의 확산을 방지하는 한, 임의적으로 선택된다. 이러한 성분의 예로는 금속 규화물(metel silicide), 규화물 형성금속(silicide-formable metel), 및 주기율표 IVA 및 VA족의 금속이 있다.
확산 차단증으로 사용되는 금속규화물의 예로는 주기율표 IA, IIA(Be 제외), IIIB, IVB, VB, VIB, VIIB(Tc 제외) 및 VIII족 금속의 규화물이 있다. 금속 규화물의 특수예로는 스트론튬규화물, 바륨규화물, 티타늄규화물, 지르코늄규화물, 하프늄규화물, 바나듐규화물, 니오븀규화물, 탄탈룸규화물, 크롬규화물, 몰리브덴규화물, 텅스텐규화물, 망간규화물, 레늄규화물, 철규화물, 루테늄규화물, 오스뮴규화물, 코발트규화물, 이리듐규화물, 니켈규화물, 및 백금규화물이 있다. 이들 규화물 중에서 VIB족 금속의 규화물 또는 VIB족 금속 50원자% 이상을 함유하는 금속 합금의 규화물이 양호한데, 그 이유는 가격이 싸고 반도체 위에서 쉽게 층이 형성되기 때문이다. 특히, 크롬 규화물 또는 50원자% 이상의 크롬을 함유하는 금속 합금의 규화물이 양호하다. 금속 규화물중 금속의 함량은 1~90원자%, 바람직하게는 1 내지 50원자%이다. 금속함량이 1원자%이하일때, 전극의 금속화합물 또는 금속의 열확산을 방지할 수 없다. 금속함량이 90원자% 이상일때 층이 투명성이 나빠져서 충격광 또는 이면 전극으로부터의 반사광을 충분히 이용할 수 없다. 금속 규화물의 흡수계수는 400 내지 700mm의 파장에 대해 106cm-1내지 104cm-1이 양호하다.
확산 차단층에 사용될 수 있는 또 다른 물질은 규화물 형성 금속이다. 이러한 금속은 반도체 중에서 규소원자와 반응하며 금속 규화물의 박층을 형성하여 금속 또는 금속 화합물의 확산을 방지한다. 규화물 형성금속은 IA, IIA,(Be 제외), IIIB, IVB, VB, VIB, VIIB(Tc 제외) 및 VIII족 금속이다. 규화물 형성 금속의 특수예로는 Sr, Ba, Ti, Zr, Hf, V, Nb, Ta, Cr, Mo, W, Mn, Re, Fe, Ru, Os, Ir, Ni 및 Pt가 있다. VIB족 금속은 가격이 싸고 반도체 위에서 쉽게 층이 형성되기 때문에 양호하다. 특히 크롬 또는 50원자% 이상의 크롬을 함유하는 금속합금이 양호하다. 확산 차단층을 형성하는 다른 물질들은 IVA 및 VA족 금속이다. 이러한 금속들은 또한 전극 금속의 확산을 방지한다. 이들 금속의 특정예로는 Sn, Pb, Sb 및 Bi가 있다.
본 발명에서, 확산 차단층의 양호한 두께는 5 내지 1000Å, 특히 5 내지 500Å이다.
두께가 5Å 이하일때, 균일하고 단일한 층이 얻어질 수 없으며 전극 금속의 반도체로의 확산을 충분히 막을 수 없다. 두께가 1000Å 이상일때, 층에 대한 직렬 전기 저항이 증가되고 이면 전극에서의 반사율이 감소되며 층을 침적하는데 시간이 많이 필요하다.
규화물 층이 사용될때, 양호한 두께는 5 내지 300Å, 특히 7 내지 100Å이다.
규화물 형성금속의 층이 사용될때 층의 양호한 두께는 5 내지 100Å이다.
IVA 및 VA족으로부터 선택된 금속의 층이 사용될때, 양호한 두께는 5 내지 500Å이다.
확산 차단층의 두께는 결정 감지기(crystal sensor)를 사용함으로써 측정될 수 있거나, 또는 SIMS(2차 이온질량분광법)의 수단에 의한 표면 분석에 의해 정해질 수 있다.
본 발명에서의 반도체는 비결정 또는 미소 결정 반도체가 양호한데, 그 이유는 고온에서 비결정 또는 미소결정 반도체의 특성 저하가 현저하게 개선되기 때문이다.
두께가 0.02 내지 100μm인 반도체층을 본 발명에서 사용할 수 있다.
반도체의 조성물에 대해서는, 수소, 불소, 탄소, 질소, 산소, 게르마늄 또는 주석을 함유하는 규소합금, 또는 규소가 양호하게 사용된다. 이러한 반도체의 특정예로는 다음과 같은 것이 있다. a-Si : H, a-Si : F : H, a-SiGe : H, a-SiSn : H, a-SiN : H, a-SiGe : F : H, a-SiSn : F : H, a-Si : N : F : H, a-Sic : H, a-Sic : F : H, a-SiO : F : H, μc-Si : H, μc-Si : F : H, 여기서 " a-"는 비결정을 나타내고, "μc-"는 미소 결정을 나타낸다.
본 발명에서, p-i-n, p-n 또는 쇼트키이(Schottky)형의 반도체를 사용할 수 있다. 확산 차단층과 접촉되는 반도체에 대해서는 n-형이 양호한데 그 이유는 본 발명에서 특성이 현저하게 개량되기 때문이다.
전극은 빛의 입사면(투명한 면) 및/또는 반대면(이면)에 놓이게 된다.
빛의 입사면 위의 전극은 투명하고, ITO(SnO2를 함유하는 In2O3의 막), ITo/SnO2, SnO2, In2O3, CdxSnOy(x는 0.5 내지 2, y=2 내지 4), Ir2O1-z(z=0.33 내지 0.5)등과 같은 금속 화합물로 되어 있으나, 기타 물질도 사용될 수 있다.
이면에 제공된 전극은 금속 또는 금속합금으로 된 이면 전극이다. 이면 전극의 물질로 통상 사용되는 한 어떠한 금속 또는 합금도 사용될 수 있다. 예를 들면, Al, Ag, Au, Cu, 놋쇠, Zn 등도 이면 전극으로서 사용된다. 이들 금속외에 동일한 물리-화확적 성질을 갖는 어떠한 금속 또는 합금도 사용할 수 있다. 그러나, Li, Na, Ka, Rb, Cs, Mg, Ca, Sr, Ba, Sc, Y, la, Ti, Zr, Hf, V, Nb, Ta, Cr, Mo, W, Mn, Re, Fe, Ru, Os, Co, Rh, Ir, Ni, Pd 또는 Pt등과 같이 규화물을 형성하는 물질이 전극 물질로서는 덜 적합한데, 그 이유는 그러한 금속이 낮은 전기 전도도와 낮은 반사율을 갖기 때문이다. 더우기, 확산 차단층의 두께가 전극 금속과 반도체의 규소와의 반응에 의한 규화물의 형성으로 인해 정확하게 조절될 수 없다.
이면 전극으로는 0.1×105 내지 6.2×105Ω-1cm-1의 전기 전도도를 갖는 금속이 사용될 수 있다. 이면 전극에서의 저항 손실은 매우 적기 때문에 전기 전도도는 1.5×105Ω-1cm-1이상, 특히 3.0×105Ω-1cm-1이상이 양호하다.
이면 전극용 금속을 선택함에 있어 또 다른 포인트는 빛의 반사율이다. 70nm파장의 빛에 대해 20내지 99%의 반사율을 갖는 금속이 사용될 수 있다. 바람직하게는, 700nm파장의 빛에 대해 50내지 99%의 반사율을 갖는 금속이 양호하다. 이러한 금속의 예로는 Ag, Au, Al 또는 Cu이다. 본 발명에서 반사율은 수소와 화합시킨(hydrogenated) 비결정 규소(a-Si : H)의 층과 전극간의 인터페이스에서의 반사율로서 정의된다.
반사율 Rmax는 다음 식으로 구해진다 :
상기에서, n1은 수호화 화합시킨 비결정 규소의 복소수 반사지수의 실수부(real part)이고, n2및 k2는 각각 금속의 복소수 반사지수의 실수부 및 허수부(imaginary part)이다.
상기 조건을 만족하는 금속은 Ag, Au, Al, Cu 및 Zn이다. 이들 금속중에서 Ag, Au 및 Cu가 이면 전극으로서 바람직하다.
또, 이면 전극의 단일층형 및 다층형 모두를 사용할 수 있다. 다층형에서 본 발명의 확산 차단층과 직접 접촉하는 층은 고반사율과 고전도도를 가져서, 빛이 접촉면에서 충분히 반사되고 인터페이스의 직렬 전기저항이 증가되지 않아야 한다.
본 발명에서 내열성 박막 광전 변환기의 제조에 대해 설명하면 다음과 같다.
반도체는 태양 전지에 사용되는 p-i-n형 반도체로 가정한다. p-형 반도체의 표면은 입광창(light incident window)으로 향한다. 본 발명에 따른 광전 변환기에 반도체의 전체 두께는 0.02 내지 100μm이다.
본 발명에서, 상기 p-i-n형 반도체 뿐만 아니라 쇼트키이형 또는 p-n형 반도체도 사용될 수 있다. 태양 전지에 대해서는 이종 접합형 또는 동종 접합형 어느 것이나 사용될 수 있다.
비결정 p-i-n형 반도체 막은 투명 기판위에 정착되는 전방의 투명전극에 침적된다. p-층은 전방 투명전극과 접촉된다.
본 발명에서 확산 차단층은 전자 비임 증착법(evaporation)에 의해 비결정 p-i-n반도체 막에 침적된다. 또한, 스퍼터링법(sputtering method)를 이용할 수도 있다.
반도체에 침적될 물질은 금속 규화물, 규화물 형성 금속, 또는 주기율표의 IVA 및 VA족으로 부터 선택된 금속이다.
금속 규화물이 침적 부재로서 이용되는 경우에, 금속 규화물의 확산차단층은 전자 비임 증착 또는 스퍼터링의 수단에 의하여 금속 규화물 화합물을 침적함으로써 형성된다. 그러나, 스퍼터링용 표적(target)을 사용함으로써 금속이 침적됨과 동시에 규소가 글로우 방전 분해(glow-discharge decomposition)에 의해 침적되는 기타 방법도 이용될 수 있다. 또한, 확산 차단층을 침적시키기 위해 금속과 규소를 동시에 스퍼터링하는 공동 스퍼텅링법을 이용할 수도 있다.
또한, 금속 규화물은 반도체 층에 규화물 형성 금속만을 침적한 다음 침적된 층을 80℃ 내지 400℃에서 0.5 내지 4시간동안 어닐링(annealing)함으로써 제조될 수 있다. 반도체에서 금속과 규소가 반응하여 금속규화물을 형성한다. 필요하다면, 나머지 금속층을 에칭(etching)한다. 본 방법에서는 두께 5Å 내지 300Å의 금속 규화물 층이 얻어진다. 확산차단층에서 금속의 함량은 2 내지 20원자%이다. 금속 규화물 제조하기 위한 어닐링법은 광전 변환기를 쉽게 제조할 수 있기 때문에 양호하다.
규화물 형성금속 또는 IVA족 및 VA족 금속이 침적되는 경우에도, 전자 비임 증착 또는 스퍼터링이 이용될 수 있다.
본 발명의 확산 차단층을 침적한 후 후방의 이면 전극을 확산차단층에 침적한다.
상기 방법에 의해 제조된 내열성 박막 광전 변환기는 그 변환효율이 가열에 의해 저하되지 않는 장점을 갖고 있다. 그외에, 80℃ 내지 400℃에서 0.5 내지 4시간동안 광전 변환기를 어닐링함으로서 확산 차단층을 반도체 및 전극과 밀착되어 인터페이스에서의 직렬 저항이 감소된다.
본 발명에 따른 내열성 박막 광전 변환기는 태양 전지 또는 광검출기의 주위온도가 종종 50℃이상으로 되기때문에 태양 전지 또는 광검출기로서 양호하게 이용될 수 있다. 특히, 태양 전지에 있어서, 주위 온도가 대기중에서 약 80℃에 도달하므로 본 발명의 광전 검출기의 장점이 돋보인다.
그외에, 본 발명의 장점은 확산 차단층이 비교적 얇기 때문에 파장이 더 긴 빛에 대해 이면 전극에서의 반사율 손실이 매우 작다는 것이다.
본 발명의 내열성 박막 변환기와 그 제법은 다음 실시예에 의해 예증된다.
그러나, 본 발명은 실시예에 한정되지 않고 본 발명의 정신과 범위를 떠나지 않고 여러가지로 변형 및 변경될 수 있다.
[실시예 1]
1mm두께의 유리 기판에 1000Å의 투명 ITO/SnO2전극이 제공된다.
120Å의 비결정 p-층, 5000Å의 i-층 및 500Å의 n-층이 글로우 방전 분해에 의해 연속적으로 침적되었다. p-형 반도체의 침적법에서, SiH4, 및 B2H6로 구성된 혼합가스는 기판온도 200℃와 약 1Torr의 압력하에서 사용되었다.
SiH4및 H2의 혼합가스 및 SiH4및 PH3의 혼합가스는 각각 i-형 및 n-형 반도체의 침적을 위해 사용되었다. 침적 조건은 p-형 반도체 침적을 위한 조건과 동일하였다.
그다음 크롬을 10-6Torr의 압력하에서 전자 비임 증착에 의해 반도체의 n-층위에 침적시켰다. 크롬층의 두께는 100Å이었다. 이 층위에 알루미늄을 1000Å 두께로 침적시키고, 그 후 태양 전지를 150℃에서 1.5 시간동안 어닐링시켰다.
상기의 방법에 의해 형성된 태양 전지의 특성은 AM-1, 100mw/cm2의 조건하에서 솔라시뮬레이터(solar simulator)에 의해 측정되었다. 그 특성은 230℃에서 2시간동안 태양 전지를 가열한 후에 다시 측정되었다. 그 결과는 다음 표1에 제시하였다.
[실시예 2]
태양 전지는 실시예 1과 같은 조건으로 제조되나 어닐링시키지 않았다. 특성을 측정하고, 230℃에서 2시간동안 태양 전지를 가열한 후에 특성을 다시 측정하였다. 그 결과는 표 1에 제시하였다.
[실시예 3]
실시예 1과 같은 방법으로, 크롬을 100Å 두께로 침적시키고, 210℃에서 2시간동안 어닐링시켰다. 그후, 잔류 크롬을 에칭시킨 후 알루미늄을 두께 1000Å까지 침적시켰다. 태양 전지를 200℃에서 2시간동안 다시 어닐링시켰다. 100Å 두께의 Cr-Si층은 크롬 10원자%를 함유하였다.
태양 전지를 230℃에서 2시간동안 가열시켰다. 가열전 및 후에, 태양 전지는 실시예1에서처럼 측정되었다. 결과는 표 1에 제시하였다.
[실시예 4]
태양 전지는 200℃에서 2시간동안 어닐링시키는 것을 제외하고 실시예 3과 같은 방법으로 제조되었다. 얻어진 태양 전지는 230℃에서 2시간동안 가열전 및 후에 측정되었다. 결과는 표 1에 제시하였다.
[실시예 5]
태양 전지는 n-층의 두께가 300Å이고, 크롬이 20Å으로 침적되고, 이면 전극으로서 은을 1000Å으로 침적시키는 것을 제외하고는 실시예3과 같은 방법으로 제조되었다. 얻어진 태양 전지를 200℃에서 2시간동안 어닐링시켰다. 230℃에서 6시간동안 가열전 및 후의 결과는 표1에 제시하였다.
[실시예 6]
태양 전지는 실시예 5에서와 같은 방법으로 제조되었으나, 200℃에서 2시간동안 어닐링시키지 않았다. 얻어진 태양 전지의 특성을 측정하였다. 결과는 표 1에 제시하였다.
[실시예 7 내지 18]
1.1mm두께의 유리 기판위에, 850Å의 투명 ITO/SnO2전극을 제공한다.
100Å의 비결정 p-층, 500Å의 i-층 및 500Å의 미소결정형 n-층을 글로우 방전 분해에 의해 각각 침적시켰다. p-층은 SiH4, CH4, B2H6및 H2의 혼합기체하에서 침적시키고, i-층은 SiH4기체하에서 침적시키고, n-층은 SiH4, PH3및 H2의 혼합기체하에서 침적시켰다. 기체의 압력은 약 1Torr이고, 유리기판의 온도는 200℃이었다.
그후 5×10-6Torr하에 미소결정형 n-층 위에 전자 비임 증착에 의해 V 및 Ti를 각각 침적시켰다. 침적된 층은 각 금속에 대해 30Å, 50Å, 100Å, 300Å, 500Å 및 1000Å이었다. 그 위에 2000Å의 알루미늄 전극을 침적시켰다.
이러한 12개의 태양 전지를 230℃에서 4시간동안 가열하고, 실시예 1과 같은 방법으로 특성을 측정하였다.
가열 후의 변환 효율은 모든 태양 전지에서 감소하였다. 그러나, 감소된 효율은 85%이상이었다.
[실시예 19 내지 30]
V 및 Ti 대신에, Sb 및 Sn을 실시예 7 내지 18과 같은 방법으로 각각 침적시켜 12개의 태양 전지를 얻었다. 이러한 태양 전지를 230℃에서 4시간동안 가열하고, 실시예 1과 같은 방법으로 특성을 측정하였다.
가열 후의 변환 효율은 모든 태양 전지에서 감소하였다. 그러나, 감소된 효율은 85%이상이었다.
[비교예 1]
태양 전지는 실시예 1과 같은 방법으로 제조되나, 확산 차단층이 제공되지 않았다. 230℃에서 2시간 가열전 및 후의 특성을 실시예 1과 같은 방법으로 측정하였다. 결과는 표 1에 제시하였다.
[비교예 2]
태양 전지는 실시예 5와 같은 방법으로 제조되나, 확산 차단층이 제공되지 않았다. 230℃에서 6시간동안 가열전 및 후의 특성을 실시예30과 같은 방법으로 측정하였다. 결과는 표 1에 제시하였다.
[비교예 3]
알루미늄 이면 전극을 크롬이면 전극으로 대치시킨 태양 전지를 비교예 1과 같이 제조하였다.
230℃에서 2시간 가열전 및 후의 특성을 표 1에 제시하였다.
[비교예 4]
실시예 7과 같은 방법으로 제조한 태양 전지에 확산차단층을 제공하지 않았다. 제조된 태양 전지의 특성을 230℃에서 4시간동안 가열전 및 후에 측정하였다. 가열 후에 변환 효율의 값은 최초 값에서 10%로 감소하였다.

(주) 실시예 1 내지 4 및 비교예 3의 값은 비교예 1에서 가열전의 태양 전지에 대한 값 1.00의 상대적인 값이다. 실시예 5 및 6의 값은 비교예 2에서 가열전의 태양 전지에 대한 값 1.00의 상대적인 값이다.
Claims (12)
- 내열성 박막 광전 변환기에 있어서, 반도체층, 전방 투명전극, 후방 금속전극 및 확산 차단층을 가지며, 상기 확산 차단층은 상기 반도체층과 상기 후방금속 전극과의 사이에 제공되고 5Å 내지 200Å의 두께를 갖는 금속 규화물의 층인 것을 특징으로 하는 내열성 박막 광전 변환기.
- 제1항에 있어서, 금속 규화물의 확산 차단층의 두께가 5Å 내지 150Å인 것을 특징으로 하는 내열성 박막 광전 변환기.
- 제1항에 있어서, 금속 규화물의 확산 차단층의 두께가 7Å 내지 100Å인 것을 특징으로 하는 내열성 박막 광전 변환기.
- 제1항에 있어서, 1원자% 내지 90원자%의 금속을 함유하는 것을 특징으로 하는 내열성 박막 광전 변환기.
- 제1항에 있어서, 파장 400nm 내지 700nm에서 상기 금속 규화물의 흡수계수가 106cm-1내지 104cm-1인 것을 특징으로 하는 내열성 박막 광전 변환기.
- 제1항에 있어서, 금속 규화물의 금속이 주기율표 IVB족 금속인 것을 특징으로 하는 내열성 박막 광전 변환기.
- 제1항에 있어서, 금속 규화물이 크롬 규화물인 것을 특징으로 하는 내열성 박막 광전 변환기.
- 제1항에 있어서, 반도체가 비결정 반도체 및 미소결정 반도체로 구성되는 군으로부터 선택된 적어도 하나의 부재인 것을 특징으로 하는 내열성 박막 광전 변환기.
- 제8항에 있어서, 반도체가 H, F, N, C, O, Ge, 및 Sn으로 구성되는 군으로부터 선택된 적어도 하나의 부재이며, 규소의 합금인 것을 특징으로 하는 내열성 박막 광전 변환기.
- 제1항에 있어서, 상기 후방 금속전극의 금속이 700nm 파장에서 0.1×105내지 6.2×105Ω-1cm-1의 전도도와 20% 내지 99%의 반사율을 갖는 것을 특징으로 하는 내열성 박막 광전 변환기.
- 제10항에 있어서, 상기 후방 금속전극의 금속이 700nm 파장에서 3.0×105내지 6.2×105Ω-1cm-1의 전도도와 50% 내지 99%의 반사율을 갖는 것을 특징으로 하는 내열성 박막 광전 변환기.
- 내열성 박막 광전 변환기의 제조방법에 있어서, 반도체층과 후방 금속 전극 사이에 금속 규화물의 침적에 의해 확산 차단층을 형성하고, 그후 80℃ 내지 400℃에서 0.5시간 내지 4시간동안 어닐링하는 것을 특징으로 하는 내열성 박막 광전 변환기의 제조방법.
