Claims (16)

  1. 기판상에 레지스트를 형성하고, 레지스트에 수용액처리를 하여 현상되기 어려운 표면처리층을 형성한 다음, 레지스트를 선택적으로 노출 현상하여 레지스트를 선택적으로 제거한 다음, 레지스트의 패턴을 형성하는 것을 특징으로 하는 패턴 형성방법.
  2. 기판위에 레지스트를 형성하고, 레지스트에 수용액처리를 하여 현상되기 어려운 표면처리층을 형성한 다음, 레지스트위에 광학적으로 퇴색하는 층을 형성하고, 레지스트를 선택적으로 노출하고 나서 빛에 퇴색하는 층을 제거하여 레지스트를 현상하고 레지스트를 선택적으로 제거하여 레지스트의 패턴을 형성하는 것을 특징으로 하는 패턴 형성방법.
  3. 기판위에 레지스트를 형성하고, 레지스트에 수용액처리를 하여 현상되기 어려운 표면처리층을 형성한 다음, 레지스트를 선택적으로 노출하여 수분이 없는 분위기 하에서 레지스트를 전체면 노출을 하여, 현상함에 따라 레지스트를 선택적으로 제거하여, 레지스트의 패턴을 형성하는 패턴 형성방법.
  4. 기판위에 레지스트를 형성하고, 수용액처리를 하여 현상되기 어려운 표면처리층을 형성한 다음, 레지스트위에 광학적으로 퇴색하는 층을 형성하고 나서 레지스트를 선택적으로 노출하여, 수분이 없는 분위 기하에서 전체면 노출을하여, 현상함에 따라 레지스트를 선택적으로 제거하므로서, 레지스트의 패턴을 형성하는 패턴 형성방법.
  5. 제1,2,3 및 4항에 있어서, 수용액이 물 또는 알칼리성 수용액임을 특징으로 하는 패턴 형성방법.
  6. 제5항에 있어서, 알칼리성 수용액이 테트라메틸암모늄 수산화물 수용액 혹은 클린 수용액임을 특징으로 하는 패턴 형성방법.
  7. 제1,2,3 및 4항에 있어서, 수용액처리가 침지 또는 피들 또는 스트레이중의 어느 것이거나 그렇지 않으면 조합하여 사용함에 따라 실시할 수 있음을 특징으로 하는 패턴 형성방법.
  8. 제2 및 4항에 있어서, 광학적으로 퇴색하는 층이 디아조 화합물 또는 니트론 화합물 및 스틸피리딘 화합물을 지니고 있음을 특징으로 하는 패턴 형성방법.
  9. 제3 및 4항에 있어서, 수분이 없는 분위기가 진공 또는 질소분위기임을 특징으로 하는 패턴 형성방법.
  10. 제3 및 제4항에 있어서, 전체면 노출이 자외광 또는 원자외광에 의함을 특징으로 하는 패턴 형성방법.
  11. 제1,2,3 및 4항에 있어서, 수용액이 계면활성제를 지니고 있음을 특징으로 하는 패턴 형성방법.
  12. 제11항에 있어서, 계면활성제가 불소 및 에테르 결합 및 －COOH기 및 －SO3H기 또는 이것들의 혼합체를 지닌 것을 특징으로 하는 패턴 형성방법.
  13. 제1,2,3 및 4항에 있어서, 수용액 처리후 가열함을 특징으로 하는 패턴 형성방법.
  14. 제13항에 있어서, 가열함을 노출전에 실시하는 것을 특징으로 하는 패턴 형성방법.
  15. 제13항에 있어서, 가열함을 노출후에 실시하는 것을 특징으로 하는 패턴 형성방법.
  16. 제13항에 있어서, 가열함을 노출전 및 노출후에 실시하는 것을 특징으로 하는 패턴 형성방법.
