Abstract
Description
본 발명은 화학 증착법 (CVD 법) 에 적합한 루테늄 착물, 상기 착물의 제조 방법, 및 상기 착물을 원료로 사용하는 루테늄 막 또는 산화루테늄 막의 제조 방법에 관한 것이다.
DRAM (dynamic random access memory) 은 컴퓨터의 기억 소자로서 사용되고 있다. 고성능화에 수반해 소자의 소형화 및 집적화가 진행되고 있다. 현재, 집적화를 진행시키는데 있어서 중요한 고 유전체 재료 및 전극 재료가 개발되고 있다.
산화규소 기판과 같은 유전체층과, 예를 들어 구리 또는 은의 전극층을 서로에 적층하는 경우, 양 층으로부터의 상호 물질의 블리딩을 방지하기 위해, 중간층으로서 이리듐 막 또는 백금 막이 배치되고 있다. 그러나, 이리듐은 고가이고, 백금은 에칭 처리가 곤란하여, 전극 구조물을 형성하는 것이 곤란하다. 따라서, 저렴하고 에칭 처리가 용이한 루테늄 막 및 산화루테늄 막이 중간층으로서 DRAM 에 적합한 것으로 기대되고 있다. 게다가, DRAM 의 고성능화에 수반하는 소자 구조의 미세화에 대응하기 위해서, 종래의 스퍼터링에 대신해, CVD 법에 의한 막 형성 공정과 이를 위한 루테늄 재료의 개발이 기대되고 있다.
CVD 법으로 우수한 막을 제조하려면, 고체 재료보다 액체 재료가 우수하다. 고체를 원료로 사용한 경우에는, 기상의 조성이 불균일하게 되어, 증착 막의 두께를 균일하게 할 수 없다. 반면, 액체를 원료로 사용한 경우에는, 기상의 조성이 균일하게 되어, 증착 막의 두께를 균일하게 할 수 있다. 액체를 원료로 사용하고 질량 유량 제어기 (mass flow controller) 를 이용하면 정확한 원료의 공급이 가능하기 때문에, 막 형성 조건을 엄밀하게 제어할 수 있어 두께를 보다 정확하게 제어할 수 있다.
도 1 은 CVD 법의 일례로서 질량 유량 제어기를 사용한 버블러법 (bubbler method) 의 모식도를 나타낸다.
루테늄 함유 CVD 재료로서, 예를 들어 비스시클로펜타디에닐 루테늄 및 비스에틸시클로펜타디에닐 루테늄과 같은 시클로펜타디에닐계 재료, 및 아미디늄을 리간드로 갖는 루테늄 착물이 보고되고 있다.
비스시클로펜타디에닐 루테늄은 실온에서는 고체이기 때문에, 기화시키는 경우에는 승화법을 사용하는 것이 필요하여, 충분한 증기량을 매우 정확히 안정적으로 공급하는 것이 곤란하다.
비스에틸시클로펜타디에닐 루테늄은 실온에서 액체이며, 예를 들어 버블러법에 의해 질량 유량 제어를 실행하는 것이 가능하다. 그러나, CVD 법을 사용한 막 형성 시험에서는 높은 단차 피복성 (step coverage) 은 수득되지 않는다. 또한, 상기 재료는 공기에 대해 불안정하기 때문에, 취급이 곤란한 문제가 있다.
높은 단차 피복성을 나타내는 루테늄 착물로서 아미디늄을 리간드로 갖는 루테늄 착물이 보고되고 있다. 이 화합물을 사용함으로써 반경 200 ㎚ 및 깊이 8000 ㎚ 의 세공 (종횡비: 40) 의 말단 부분까지 루테늄 박막을 균일하게 형성할 수 있는 것이 보고되어 있으며 (비특허 문헌 1 참조), 이것은 복잡한 구조를 가지는 DRAM/커패시터 부분의 전극을 제조하는 공정에 응용할 수 있는 재료로서 주목받고 있다. 그러나, 이 화합물은 상온에서는 고체이며, 203 내지 205 ℃ 의 높은 비점을 가진다 (비특허 문헌 2 참조). 그러므로, 이 화합물로 막을 형성하는 경우에는 액체용의 기화장치를 사용할 수 없다.

본 발명의 목적은 CVD 법에 의한 막 제조에 적합한 액체 루테늄 화합물을 제공하는 것이다.
본 발명자들은, 상기 과제가 하기 일반식 (1) 로 표시되는 알킬기를 갖는 시클로옥타테트라엔트리카르보닐 루테늄 착물에 의해 해결될 수 있다는 사실을 발견하였다:
(식 중, R1, R2, R3, R4, R5, R6, R7 및 R8 은 1 개 또는 2 개가 각각 독립적으로 탄소수 1 내지 6 의 알킬기이고; 나머지가 수소 원자이며; 전체 알킬기의 탄소수의 합계가 6 이하이다).
본 발명의 시클로옥타테트라엔트리카르보닐 루테늄 착물의 시클로옥타테트라엔 리간드에는 1 개 또는 2 개의 탄소수 1 내지 6 의 알킬기가 결합한다. 2 개의 탄소수 1 내지 6 의 알킬기가 결합하는 경우, 이들 알킬기는 서로 동일하거나 상이할 수 있으며, 전체 알킬기의 탄소수의 합계는 6 이하이다.
본 발명의 시클로옥타테트라엔트리카르보닐 루테늄 착물에서의 R1, R2, R3, R4, R5, R6, R7 또는 R8 의 탄소수 1 내지 6 의 알킬기는 직쇄 또는 분지쇄 알킬기일 수 있다. 탄소 사슬이 긴 알킬기는 비점을 증가시키고 증기압을 감소시키는 경향이 있으므로, 탄소 사슬이 짧은 알킬기, 즉, 에틸, 메틸, 프로필, 이소프로필, 부틸 또는 이소부틸기를 사용하는 것이 바람직하다. 특히, 메틸기 또는 에틸기가 더욱 바람직하다. 알킬기의 수가 2 인 경우, R1 과 R2, R1 과 R3 및 R1 과 R4 의 조합이 바람직하다. 알킬기의 수는 바람직하게는 1 이고, 알킬기는 가장 바람직하게는 메틸기 또는 에틸기이다.
본 발명의 시클로옥타테트라엔트리카르보닐 루테늄 착물은 0 ℃ 에서 액체이기 때문에, 액체를 원료로 사용하는 CVD 법을 채용할 수 있다. 상기 착물은 액체이기 때문에, 기상의 조성이 균일하게 되어, 증착 막의 두께를 균일하게 할 수 있다. 질량 유량 제어기를 이용하면 정확한 원료의 공급이 가능하기 때문에, 막 형성 조건을 엄밀하게 제어할 수 있어 두께를 보다 정확하게 제어할 수 있다.
본 발명의 시클로옥타테트라엔트리카르보닐 루테늄 착물은 공기중에서 안정하고, 또한 높은 증기압을 가진다. 그러므로, 루테늄 착물은 용이하게 기화시킬 수 있으며, 게다가 기화된 상태에서도 안정하다. 또한, 루테늄 착물은 피증착 재료상에서, 예를 들어 열에 의해 용이하게 분해하여 루테늄 금속을 석출시킬 수 있다. 이 때, 산소 함유 분위기하에서 석출을 실행하면 산화루테늄을 용이하게 석출시킬 수 있다.
비치환 시클로옥타테트라엔트리카르보닐 루테늄 착물은 고체이며, 이것을 원료로 사용하는 CVD 법을 이용하는 경우에는, 기상이 불균일하게 되어, 증착 막의 두께를 균일하게 할 수 없다.
본 발명의 시클로옥타테트라엔트리카르보닐 루테늄 착물은 하기 식 (2) 로 표시되는 도데카카르보닐 트리루테늄과 하기 식 (3) 으로 표시되는 시클로옥타테트라엔의 혼합 용액에 300 내지 850 ㎚ 파장의 광을 조사함으로써 제조할 수 있다. 특히, 300 내지 600 ㎚ 파장의 고 에너지 광은 반응을 촉진시킬 수 있어 바람직하다. 도데카카르보닐 트리루테늄에 광이 조사됨으로써 카르보닐기가 제거되고, 그 대신, 식 (3) 으로 표시되는 시클로옥타테트라엔이 배위하여 본 발명의 시클로옥타테트라엔트리카르보닐 루테늄 착물이 수득되는 것으로 생각된다.
(식 중, R1, R2, R3, R4, R5, R6, R7 및 R8 은 1 개 또는 2 개가 각각 독립적으로 탄소수 1 내지 6 의 알킬기이고; 나머지가 수소 원자이며; 전체 알킬기의 탄소수의 합계가 6 이하이다)
광 조사는 용매중에서 실행된다. 원료인 도데카카르보닐 트리루테늄 및 리간드인 시클로옥타테트라엔을 용해시킬 수 있으며 이들과 반응하지 않는 임의의 용매를 사용할 수 있다. 용매의 바람직한 예는 탄소수 1 내지 12 의 포화 탄화수소, 시클릭 포화 탄화수소, 벤젠, 톨루엔 및 크실렌을 포함한다. 용매는 단독으로 또는 2 종 이상의 혼합 용매로서 사용할 수 있다. 상기 용매 중에서, 헥산 및 시클로헥산은 저렴하고, 리간드로서의 역할을 가지지 않는 순수한 용매로서 작용하기 때문에 바람직하다.
광 조사 반응 동안의 용액 온도는 바람직하게는 0 내지 100 ℃, 더욱 바람직하게는 20 내지 60 ℃ 이다. 온도가 0 ℃ 미만인 경우에도 반응은 진행되지만, 반응 속도가 비실용적으로 늦다. 반면, 온도가 60 ℃ 를 초과하는 경우에는, 생성물이 열분해되거나 또는 부반응이 진행되기 때문에, 목적 화합물의 수율이 감소한다.
반응 종료 후, 생성물은 특별히 한정되지 않는 임의의 방법으로 단리할 수 있다. 일반적인 방법으로서, 침전된 고체를 여과하여 분리하고, 수득된 용액으로부터 용매 및 미반응 리간드를 증류 제거한다. 헥산과 같은 용매로 가용성 성분을 회수하고, 헥산을 증류 제거함으로써 목적의 루테늄 화합물을 수득할 수 있다. 추가의 정제를 실시하는 경우에는, 실온에서 헥산과 같은 포화 탄화수소 용매를 이용하여 포화 용액을 제조한 후, 냉각시켜 재결정화시킨다. 대안적으로는, 진공중에서 가열함으로써 증류 또는 승화를 실시할 수 있다.
본 발명의 루테늄 착물을 원료로 사용하여 루테늄 막 또는 산화루테늄 막을 제조하기 위해서는, CVD 법을 사용할 수 있다. 즉, 루테늄 착물을 기화시키고, 기화 가스를 피증착 재료상에 수송하고, 피증착 재료상에서 루테늄 착물을 열분해하여 막을 제조한다. 루테늄 막은 산소를 함유하지 않는 분위기하에서 제조할 수 있고, 산화루테늄 막은 산소를 함유하는 분위기하에서 제조할 수 있다.
루테늄 착물은 임의의 적절한 방법으로 기화시킬 수 있다. CVD 법은 통상적으로 원료 용기에 저장된 원료를 가열하면서 버블링하는 방식, 또는 원료 용기에 저장된 원료를 기화기로 가열 및 기화시키는 방식을 사용하지만, 본 발명의 루테늄 착물에서는 임의의 방식을 사용할 수 있다. 루테늄 착물을 기화시키는 경우의 가열 온도는 루테늄 착물 원료가 열분해되지 않는 10 내지 150 ℃ 가 바람직하다. 더욱 바람직한 기화 온도는 20 내지 120 ℃ 이다.
루테늄 착물은 피증착 재료를 150 내지 500 ℃ 의 범위, 더욱 바람직하게는 200 내지 400 ℃ 의 범위에서 가열함으로써 분해시킬 수 있다.
반응 용기 내부를 5 내지 10000 Pa 의 감압 분위기에서 유지함으로써, 원료를 기화시키기 위해 과도한 가열이 필요하지 않게 된다. 그러므로, 열분해를 억제하고, 만족스러운 균일한 두께 분포를 수득할 수 있다. 반응 용기 내부의 더욱 바람직한 압력 범위는 10 내지 2000 Pa 이다.
상기 CVD 법에 의해, 피증착 재료상에 두께가 균일한 루테늄 막 또는 산화루테늄 막을 형성시킬 수 있다.
본 발명의 루테늄 착물은 액체이므로, 증착 막의 두께를 균일하게 할 수 있다. 또한, 질량 유량 제어기를 이용하면 원료의 정확한 공급과 막 형성 조건의 엄밀한 제어가 가능하기 때문에, 두께를 보다 정확하게 제어할 수 있다. 게다가, 루테늄 착물은 공기중에서 안정하고, 용이하게 기화되며, 기체 상태에서 안정하고, 열에 의해 용이하게 분해되기 때문에, 피증착 재료상에 루테늄 막 또는 산화루테늄 막을 용이하게 형성하는 효과를 발휘한다.
따라서, DRAM 에 포함되는 커패시터를 더욱 소형화할 수 있어, DRAM 의 기억 소자의 고밀도 및 고성능화를 달성할 수 있다.
도 1 은 질량 유량 제어기를 사용한 버블러법의 모식도이다.
실시예
실시예 1: 메틸시클로옥타테트라엔트리카르보닐 루테늄의 합성
도데카카르보닐 트리루테늄 (0.24 g (0.375 mmol), Tanaka Kikinzoku Kogyo K.K. 제) 과 메틸 시클로옥타테트라엔 (1.2 g (10.15 mmol), 비특허 문헌 3, 비특허 문헌 4 및 비특허 문헌 5 참조) 을 시클로헥산에 용해시켰다. 수득한 용액을 탈산소화시킨 후, 교반하면서 용액을 Deep UV 램프 (Ushio Inc. 제, SX-UI502MQQ) 를 이용하여 72 시간 동안 광 조사하였다. 광 조사 완료 후, 반응 혼합물로부터 고체 석출물을 여과하여 제거하고, 여과액을 회수하였다. 여과액을 감압하에서 농축시키고, 헥산을 전개 용매로 그리고 알루미나 (Wako Pure Chemical Industries, Ltd. 제) 를 충전제로 사용하는 컬럼 크로마토그래피로 정제하였다. 컬럼 용출액을 감압하에서 농축시켜 목적의 메틸시클로옥타테트라엔트리카르보닐 루테늄의 황색 액체를 수득하였다. 생성물의 양: 57.3 ㎎ (수율: 17 %), 증기압 (23 ℃): 38∼42 Pa, 1H-NMR (CDCl3) δ (ppm): 5.86 (t, J=10 Hz, 2H, -Hb), 5.55 (t, J=10 Hz, 1H, -Hd), 5.12 (t, J=10 Hz, 2H, -Hc), 4.71 (d, J=10 Hz, 2H, -Ha), 1.92 (s, 3H, CH3-), 및 IR (KBr, ㎝-1): 2065, 1997.
상기 NMR 스펙트럼에서, Ha 내지 Hd 는 하기 식으로 나타내는 것과 같다:
수득한 메틸시클로옥타테트라엔트리카르보닐 루테늄은 -20 ℃ 로 냉각해도 고체화되지 않았다.
실시예 2: 에틸시클로옥타테트라엔트리카르보닐 루테늄의 합성
도데카카르보닐 트리루테늄 (0.24 g (0.375 mmol), Tanaka Kikinzoku Kogyo K.K. 제) 과 에틸 시클로옥타테트라엔 (1.22 g (9.23 mmol)) 을 시클로헥산 6 mL 에 용해시켰다. 수득한 용액을 탈산소화시킨 후, 교반하면서 용액을 Deep UV 램프 (Ushio Inc. 제, SX-UI502MQQ) 를 이용하여 72 시간 동안 광 조사하였다. 광 조사 완료 후, 반응 혼합물로부터 고체 석출물을 여과하여 제거하고, 여과액을 회수하였다. 여과액을 감압하에서 농축시키고, 헥산을 전개 용매로 그리고 알루미나 (Wako Pure Chemical Industries, Ltd. 제) 를 충전제로 사용하는 컬럼 크로마토그래피로 정제하였다. 컬럼 용출액을 감압하에서 농축시켜 목적의 에틸시클로옥타테트라엔트리카르보닐 루테늄의 갈색 액체를 수득하였다. 생성물의 양: 21.7 ㎎ (수율: 7 %), 증기압 (23 ℃): 37∼39 Pa, 1H-NMR (400 MHz, CDCl3) δ (ppm): 5.90 (t, J=10 Hz, 2H, -Hb), 5.61 (t, J=10 Hz, 1H, -Hd), 5.13 (t, J=10 Hz, 2H, -Hc), 4.62 (d, J=10 Hz, 2H, -Ha), 2.12 (q, J=7 Hz, 2H, -CH2-), 1.07 (t, J=7 Hz, 3H, CH3-), 및 IR (KBr, ㎝-1): 2062, 1987.
상기 NMR 스펙트럼에서, Ha 내지 Hd 는 하기 식으로 나타내는 것과 같다:
수득한 에틸시클로옥타테트라엔트리카르보닐 루테늄은 -20 ℃ 로 냉각해도 고체화되지 않았다.
실시예 3: 막 형성
실시예 1 에서 수득한 루테늄 착물 (메틸 형) 을 원료로 사용하여, 질량 유량 제어기를 이용한 버블러법에 의해 하기 조건하에서 막을 형성하였다:
기화 온도: 60 ℃
캐리어 가스: 아르곤 (500 sccm)
챔버 압력: 266 Pa (2 torr)
피증착 재료: SiO2 웨이퍼
피증착 재료 온도: 270 ℃
막 형성 시간: 5 분.
형성된 루테늄 막에 대해 FE-SEM 으로 두께 및 표면 조도를 측정하였다. 두께는 50 ㎚ 였고, 표면 조도는 2 ㎚ 였다. 박막 중의 잔류 탄소 농도를 GD-MS 로 측정하였다. 잔류 탄소 농도는 20 내지 30 ppm 이었다.
실시예 4: 막 형성
실시예 2 에서 수득한 루테늄 착물 (에틸 형) 을 원료로 사용하여, 질량 유량 제어기를 이용한 버블러법에 의해 하기 조건하에서 막을 형성하였다:
기화 온도: 70 ℃
캐리어 가스: 아르곤 (500 sccm)
챔버 압력: 266 Pa (2 torr)
피증착 재료: SiO2 웨이퍼
피증착 재료 온도: 270 ℃
막 형성 시간: 5 분.
형성된 루테늄 막에 대해 FE-SEM 으로 두께 및 표면 조도를 측정하였다. 두께는 50 ㎚ 였고, 표면 조도는 2 ㎚ 였다. 박막 중의 잔류 탄소 농도를 GD-MS 로 측정하였다. 잔류 탄소 농도는 20 내지 30 ppm 이었다.
상기 결과로부터, 도데카카르보닐 트리루테늄과 시클로옥타테트라엔 유도체의 반응에 의해 본 발명의 루테늄 착물이 수득되고, 상기 착물을 원료로 사용하여 화학 증착법에 의해 만족스러운 박막을 제조할 수 있다는 것이 밝혀졌다.
산업상 이용가능성
본 발명의 루테늄 착물을 사용함으로써 고품질의 루테늄 박막 및 산화루테늄 박막을 용이하게 제조할 수 있다. 이들 박막은 DRAM 의 커패시터 전극의 제조에 사용할 수 있으며, DRAM 의 고밀도 및 고성능화를 달성할 수 있다.
Claims (6)
- 제 1 항에 있어서, 일반식 (1) 의 R1, R2, R3, R4, R5, R6, R7 및 R8 이 1 개가 메틸기 또는 에틸기이고, 나머지가 모두 수소 원자인 시클로옥타테트라엔트리카르보닐 루테늄 착물.
- 화학 증착법에 의해 루테늄 막 또는 산화루테늄 막을 제조하기 위해, 제 1 항 또는 제 2 항에 따른 루테늄 착물을 원료로 사용하는 것을 포함하는 막 형성 방법.
- 제 4 항에 있어서, 루테늄 막 또는 산화루테늄 막이, 루테늄 착물을 150 내지 500 ℃ 에서 열분해시킴으로써 제조되는 막 형성 방법.
- 제 4 항 또는 제 5 항에 있어서, 루테늄 착물이 10 내지 150 ℃ 에서 기화되는 막 형성 방법.
