Abstract

Description
일반적으로, 본 발명은 집적회로의 형성에 관한 것이며, 보다 상세하게는, MOS 트랜지스터의 채널 영역 내의 전하 캐리어 이동도를 향상시키기 위하여, 드레인 및 소스 영역 내의 내장된 스트레인층을 이용함으로써 스트레인된 채널 영역을 구비한 트랜지스터를 형성하는 것에 관한 것이다.
집적회로를 제조하기 위해서는, 소정의 회로 레이아웃에 따라 주어진 칩 면적(chip area)에 다수의 회로 요소들을 형성해야 한다. 일반적으로, 마이크로프로세서, 저장칩 등과 같은 복잡한 회로들에 대하여 다수의 공정 기술들이 현재 구현되고 있다. 그중에서 CMOS 기술이 현재 가장 유망한 기술인바, 이는 구동 속도 및/또는 소비전력 및/또는 비용 효율 측면에서 우수한 특성을 갖기 때문이다. CMOS 기술을 이용하여 복잡한 집적 회로들을 제조할때, 수 백만개의 트랜지스터들, 즉 N-채널 트랜지스터들 및 P-채널 트랜지스터들이 결정질 반도체층을 포함하는 기판 상에 형성된다. N-채널 트랜지스터인지 또는 P-채널 트랜지스터인지에 상관없이, MOS 트랜지스터는, 일명 PN 접합(PN junctions)을 포함한다. PN 접합은, 강하게 도핑 된(highly doped) 드레인 및 소스 영역들과 상기 드레인 및 소스 영역 사이에 위치한 반대로 도핑된(inversely doped) 채널 영역간의 인터페이스(interface)에 의해 형성된다.
채널영역의 전도성, 즉 전도성 채널의 전류 구동 능력은, 채널영역 위에 형성되어 있으며 얇은 절연층에 의해 상기 채널영역으로부터 분리되어 있는 게이트 전극에 의해 제어된다. 적절한 제어 전압을 게이트 전극에 인가하여 전도성 채널이 형성되면, 채널영역의 전도성은, 도판트(dopant) 농도, 다수 전하 캐리어의 이동성에 따라 달라지며, 또한 트랜지스터 폭 방향으로 채널영역이 소정만큼 확장된 부분에 대해서는, 채널 길이라고도 하는 소스 및 드레인 영역들간의 거리에 따라 달라진다. 따라서, 제어 전압을 게이트 전극에 인가하자마자 절연층 하부에 전도성 채널을 빠르게 형성하는 능력과 함께, 채널영역의 전체적인 전도성은 MOS 트랜지스터의 성능을 실질적으로 결정한다. 그러므로, 채널길이의 감소 및 이와 관련하여 채널 저항이 감소함에 따라, 채널길이는, 집적회로의 동작 속도를 증가시키기 위한 주요한 디자인 기준이 된다.
트랜지스터 치수(transistor dimensions)의 계속적인 감소는 이와 관련하여 복수의 문제점(issue)들을 수반하는바, MOS 트랜지스터의 채널 길이를 지속적으로 감소시킴으로써 얻을 수 있는 장점을 과도하게 상쇄시키지 않으려면, 이들 문제점들이 해결되어야 한다. 임계치수(critical dimensions)의 계속적인 감소 즉, 트랜지스터의 게이트 길이의 계속적인 감소로 인해, 상기 언급된 공정 단계들에 관한 매우 복잡한 공정 기법들의 변경과 가능하다면 새로운 개발이 요구되고 있으므로, 소정 채널 길이에 대하여 채널영역 내에서 전하 캐리어의 이동성을 증가시켜 트랜지스터 소자들의 채널 전도성을 향상시키는 것이 제안되어 왔으며, 이에 의해 디바이스 스케일링(device scaling)과 연관된 상기의 공정 변경들 중 많은 부분을 회피하거나 적어도 지연시킬 수 있는 반면, 미래의 기술 노드로의 진전과 비교할 수 있을 만큼의 성능 향상을 성취할 수 있는 잠재성을 갖게 될 수 있다. 전하 캐리어 이동도를 증가시키기 위한 하나의 효율적인 메커니즘으로는, 채널 영역내의 격자 구조를 변경하는 것인데, 예를 들면 채널 영역에서 해당 스트레인을 생성하기 위해서 채널 영역의 인근에서 인장성(있le) 혹은 압축성(compressive) 스트레스(stress)를 생성하는 것이며, 이는 전자 및 홀들에 대한 이동도를 각각 변경할 수 있다. 예를 들어, 채널 영역의 압축성 스트레인은 홀들의 이동도를 증가시키므로 P형 트랜지스터의 성능을 향상시킬 잠재성을 제공할 수 있다. 집적회로 제조에 스트레스 혹은 스트레인 공학을 도입시킨 것은, 차세대 디바이스를 위한 매우 유망한 기법이다. 왜냐하면, 예를 들어, 스트레인된 실리콘(strained silicon)은 "새로운" 유형의 반도체 물질로 여겨질 수 있으며, 고가의 반도체 물질 없이도 빠르고 강력한 반도체 디바이스들을 제조할 수 있게 해 줄 수 있는, 잘 정립된 제조 기법들 중 다수가 여전히 사용될 수 있기 때문이다.
그러므로, 한가지 기법에 있어서, PMOS 트랜지스터의 홀 이동도는 스트레인된 실리콘/게르마늄 층을 트랜지스터의 드레인 및 소스 영역들 내에 형성함으로써 향상되며, 압축성으로 스트레인된 드레인 및 소스 영역들은 인접한 실리콘 채널영역 내에 스트레인을 생성한다. 이를 위해서는, PMOS 트랜지스터들의 드레인 및 소 스 확장 영역들은 이온 주입을 바탕으로 형성된다. 그 후, 다음 제조 단계에서 깊은 드레인 및 소스 접합 및 금속 실리사이드의 정의를 위해 요구되는 바와 같이, 각각의 측벽 스페이서들이 게이트 전극에 형성된다. 깊은 드레인 및 소스 접합의 형성 전에, 이 영역들은 측벽 스페이서들을 바탕으로 선택적으로 리세스되는 반면 NMOS 트랜지스터들은 마스크된다. 이후, 강하게 도핑된 실리콘/게르마늄 층이 에피텍셜 성장 기법에 의해 상기 PMOS 트랜지스터 내에 선택적으로 형성된다. 일반적으로, 상기 스트레인된 실리콘/게르마늄은 감소된 접합 저항을 얻기 위하여 상기 드레인 및 소스 영역안에 금속 실리사이드를 형성하기 위한 실리사이드화 공정 동안 스트레인된 실리콘/게르마늄 물질의 필요한 소비량을 줄이기 위하여 상기 에피텍셜 성장 도중 어느 정도 넘치게 채우진다(overfill). 종래의 주입 기법을 바탕으로한 N-채널 트랜지스터의 각각의 드레인 및 소스 영역들의 선택적인 공정과 형성 이후, 도판트들을 활성화하고 주입-유도된 손상을 재결정화하기 위하여 어닐링 공정이 수행된다. 더욱이, 어닐링 공정 동안, 스트레인된 실리콘/게르마늄 층 내의 도판트들 또한 확산되므로, 스트레인된 실리콘/게르마늄 층 바깥에 그리고 인접한 실리콘 물질 내에 PN 접합이 형성된다.
도 1 은 각각의 어닐링 공정(108) 동안 벌크 기판(101) 위에 형성된 해당 P-채널 트랜지스터(100)를 개략적으로 도시한다. 이 제조 단계에서, 상기 트랜지스터(100)은 게이트 전극(104)을 포함할 수 있으며, 상기 게이트 전극(104)은 측벽 스페이서 구조(106)을 포함하고, 상기 게이트 전극(104)을 적합한 제어 전압이 상기 게이트 전극(104)에 인가되었을 때 전도성 채널을 형성할 수 있는 바디 영 역(102)으로부터 분리하는 게이트 절연 층(105) 위에 형성된다. 바디 영역(102)에 인접하게, 적절하게 높은 농도의 P형 도판트로 구성되는 확장 영역(103)이 위치할 수 있다. 상기 확장 영역(103) 옆에, 강하게 P-도핑된 스트레인된 실리콘/게르마늄 영역(107)이 형성된다.
상기 트랜지스터(100)는 앞서 설명된 바와 같이 잘 정립된 기법들을 바탕으로 형성될 수 있다. 어닐링 공정(108) 동안, 결과적으로 상기 실리콘-기반 영역(102) 내에 전적으로 위치한 각각의 PN 접합들(109)을 얻기 위하여, 상기 확장 영역(103) 및 스트레인된 영역(107) 내의 도판트들이 화살표에 의해 나타낸 것 처럼 확산될 수 있다. 이후, 잘 정립된 실리사이드화 기법을 바탕으로, 금속 실리사이드(도시하지 않음)가 상기 스트레인된 실리콘/게르마늄 영역(107)의 초과 부분(107A) 및 게이트 전극(104) 내에 형성될 수 있다.
이 공정 기법은 스트레인된 실리콘/게르마늄 물질을 수용하기 위한 각각의 캐비티(cavities)들이 실리콘 기판 안으로 깊이 식각될 수 있으며, PN 접합들이 실리콘 물질 내에 위치할 수 있으므로 낮은 누설 접합을 제공하는 벌크 디바이스들에게 현저한 이점을 제공할 수 있다. 그러나, 실리콘 층의 두께 제한 및 추가적인 바디 컨택이 고려되지 않는 트랜지스터 구조일 때의 증가된 플로팅 바디 효과로 인하여, SOI(silocon-on-insulator) 디바이스들에 대해서는 이 방법이 덜 효과적일 수 있다.
전술한 상황의 측면에서, 상기 언급된 문제점들 중 하나 이상을 실질적으로 회피하거나 또는 적어도 감소시키면서, 스트레인된 반도체 물질을 사용함으로써 SOI 트랜지스터의 성능을 향상기키기 위한 개선된 기법이 필요하다.

일반적으로, 본 발명은 채널 영역 내에 필요한 스트레인을 형성하기 위하여, 각각의 드레인 및 소스 영역들 내에 스트레인된 실리콘/게르마늄 물질을 포함하는 SOI 트랜지스터의 성능을 향상시키는 기법에 관한 것이며, 일 양상에서, 해당 스트레인된 실리콘/게르마늄 물질은 게이트 전극에 매우 가까이 위치한다. 더욱이, 실리콘/게르마늄은 실리콘과 비교하여 100 밀리볼트의 원자가 전자대(valanced band) 오프셋을 가지므로, 각각의 PN 접합들의 일부를 스트레인된 실리콘/게르마늄 물질 내에 위치시킴으로써 추가적인 바디 접촉이 없는 경우 부분적으로 공핍된(depleted) SOI 트랜지스터들에서 일반적으로 발견되는 것과 같은 플로팅 바디 효과가 현저하게 줄어들 수 있으며, 이에 의해 각각의 접합 누설을 증가시킬 수 있고, 그러므로써, 각각의 바디/드레인/소스 다이오드 전류와 그로 인한 접합 누설을 증가시킬 수 있다. 결과적으로, 일반적으로 플로팅 바디 내에 축적되는 소수 전하 캐리어들은 보다 효과적으로 방전(discharge)될 수 있으며, 그러므로써 임의의 드레시홀드 전압 변화를 현저하게 줄일 수 있다. 일 양상에 의하면, 결함 생성(defect generation)에 관한 예상된 어려움들로 인하여 선택적 에피텍셜 성장 공정 동안에 드레인 및 소스 영역에 대해 높은 도판트 농도가 포함되는 종래의 기법과는 반대로, PN 접합들이 주입 기법을 바탕으로 스트레인된 실리콘/게르마늄 물질 내에 효과적으로 형성될 수 있다.
본 발명의 일 예시적인 실시예에 따르면, 반도체 디바이스는 매립 절연층 위에 형성된 실리콘-함유 반도체 층과 실리콘-함유 반도체 층 위에 형성된 게이트 전극을 포함하며, 여기서 상기 게이트 전극은 게이트 절연 층에 의해 실리콘-함유 반도체 층으로부터 분리된다. 상기 반도체 디바이스는 게이트 전극의 측벽에 형성된 측벽 스페이서 및 상기 측벽 스페이서에 인접한 반도체 층의 내부에 형성되는 스트레인된 실리콘/게르마늄 물질을 더 포함하여 구성된다. 더욱이, 드레인 영역 및 소스 영역은 상기 스트레인된 실리콘/게르마늄 물질 내에 부분적으로 형성되며, 상기 드레인 영역 및 상기 소스 영역은 그들 사이에 플로팅 바디 영역을 정의한다. 상기 드레인 및 소스 영역들은 플로팅 바디 영역을 구비한 각각의 PN 접합들을 정의하기 위하여 형성되며, 상기 PN 접합들의 일부는 상기 스트레인된 실리콘/게르마늄 물질 내에 위치한다.
본 발명의 또 다른 예시적인 실시예에서, 매립 절연 층 위에 형성되는 반도체 층 내의 측벽 스페이서를 포함하는 게이트 전극 구조에 인접하게 리세스를 형성하는 방법이 개시된다. 상기 방법은 스트레인된 실리콘/게르마늄 물질을 상기 리세스 내에 형성하는 단계를 더 포함한다. 더욱이, 드레인 및 소스 영역들은 이온 주입 공정 및 어닐링 공정에 의해 상기 게이트 전극 구조에 인접하여 형성되며, 플로팅 바디 영역을 가진 각각의 PN 접합들을 정의하고, PN 접합의 일부는 상기 스트레인된 실리콘/게르마늄 물질 내에 위치하도록 형성된다.
본 발명의 또 다른 실시예에 따르면, 매립 절연층 위에 형성되는 반도체 층 내의 측벽 스페이서를 포함하는 게이트 전극 구조에 인접하게 리세스를 형성하는 방법이 개시된다. 또한, 제 1 스트레인된 실리콘/게르마늄 물질은 리세스 내에 형성되며 이후 P형 도판트 물질을 포함 하는 제 2 스트레인된 실리콘/게르마늄 물질이 상기 제 1 스트레인된 실리콘/게르마늄 물질 위에 형성된다. 또한, 이온 주입 공정에 의해 상기 게이트 전극 구조에 인접하여 드레인 및 소스 확장 영역들이 형성되고, 플로팅 바디 영역을 가지는 각각의 PN 접합들을 정의하기 위하여 어닐링 공정이 수행되며, 여기서 PN 접합의 일부는 스트레인된 실리콘/게르마늄 물질 내에 위치한다.

도 4c는 상술한 어닐링 공정 완료 후의 트랜지스터(400)를 개략적으로 도시한다. 따라서, 대응하는 깊은 드레인 및 소스 영역들(420)이 이제 매립 절연층(411)까지 아래로 확장될 수 있고, 또한 확장 영역(403)은 깊은 드레인 및 소스 영역(420)에 연결될 수 있으므로, 각각의 PN 접합(409)을 형성할 수 있으며, 반면 (409A)로 나타낸 PN 접합의 일부는 여전히 스트레인된 실리콘/게르마늄 물질(407A/407B) 내에 위치할 수 있다. 다른 예시적인 실시예들에서, 증가된 접합 커패시턴스가 덜 중요한 경우에는, 주입(419)이 생략될 수 있으며, 각각의 어닐링 공정 이후, 결과적인 접합(409)이 실질적으로 도핑되지 않은 영역(407A) 내에 사실상 완전히 얻어질 수 있다는 것이 이해되어야 한다.

- 제 8 항에 있어서,상기 제 1 스트레인된 실리콘/게르마늄 물질(207, 307, 407)은 선택적 에피텍셜 성장 공정(218, 318, 418)에 의해 실질적으로 도핑되지 않은 실리콘/게르마늄 물질로서 형성되는 것을 특징으로 하는 방법.
- 제 7 항에 있어서,상기 리세스(215, 316, 416)을 형성하기 전에 이온 주입으로 드레인 및 소스 확장 영역들(203, 403)을 형성하는 단계를 더 포함하는 것을 특징으로 하는 방법.
- 제 7 항에 있어서,상기 리세스(316, 416)를 형성하는 단계 이후 및 상기 제 1 스트레인된 실리콘/게르마늄 물질(307, 407)을 형성하는 단계 이후에 상기 측벽 스페이서(313, 413)를 제거하는 단계를 포함하며; 그리고상기 게이트 전극(304, 404)의 측벽에서 디바이스 스페이서 구조(306, 406)를 형성하는 단계를 포함하며, 여기서 상기 드레인 및 소스 영역들(307, 407)은 상기 디바이스 스페이서 구조(306, 406)를 바탕으로 하여 형성되는 것을 특징으로 하는 방법.
- 제 7 항에 있어서,상기 스트레인된 실리콘/게르마늄 물질(407) 위에 제 2 스트레인된 실리콘/게르마늄 물질(407B)을 형성하는 단계를 더 포함하며, 상기 제 2 스트레인된 실리 콘/게르마늄 물질(407B)은 P형 도판트를 포함하여 구성되는 것을 특징으로 하는 방법.
