Abstract
본 개시는 패턴화된 반도체 기판상의 유기 필름의 스트리핑 공정에 관한 것이다. 공정은 수성 스트리퍼 조성물로 유기 필름을 처리하여 유기 필름을 한 단계로 제거하는 단계를 포함한다. 유기 필름은 적어도 제1층 및 제2층을 포함하고, 제1층은 25℃의 현상액에서 최대 약 0.01 μm/분의 용해 속도를 가지며, 제2층은 25℃의 현상액에서 약 0.01 μm/분 초과의 용해 속도를 갖는다.

모바일 컴퓨팅 애플리케이션의 지속적인 확장은 더 작은 장치 영역에서 계속 증가하는 수준의 컴퓨팅 성능을 필요로 한다. 반도체 디바이스 설계자는 새로운 디바이스 요구사항을 충족시키기 위해 다양한 새로운 칩 아키텍처(chip architecture)의 사용에 의존하고 있다.
이러한 새로운 아키텍처는 구리 기둥(pillar)을 사용하는 플립 칩 웨이퍼 범핑(flip chip wafer bumping)뿐만 아니라 웨이퍼가 얇아지는 3차원 집적 회로(three-dimensional integrated circuit, 3D IC)와 같은 관통 실리콘 비아(through silicon vias, TSV)를 사용하는 접근방식을 포함하며, 생성된 다이가 적층된 다음 TSV 및 2.5D 인터포저(interposer) 설계에 의해 연결된다. 이들 접근법은 이러한 새로운 IC 아키텍처의 설계자뿐만 아니라 이들 디바이스에 사용될 패키징 재료의 설계자에게도 중요한 도전 과제를 제기한다.

본 개시의 조성물이 기판 또는 그 구조를 손상시키지 않으면서, 패턴화된 반도체 기판상의 유기 필름에서 상이한 용해 또는 용해도 특성을 갖는 다중 층을 한 단계로 제거할 수 있다는 것을 예기치 않게 발견하였다.
본 개시는 패턴화된 반도체 기판(예를 들어, 패턴화된 금속 함유 반도체 기판) 상의 유기 필름을 스트리핑(stripping)하는 공정을 특징으로 한다. 공정은 유기 필름을 수성 스트리퍼 조성물로 처리하여 유기 필름을 한 단계로 제거하는 단계를 포함한다. 유기 필름은 적어도 제1층 및 제2층을 포함하며, 제1층은 25℃의 현상액에서 최대 약 0.01 μm/분의 용해 속도를 가지고, 제2층은 25℃의 현상액에서 약 0.01 μm/분 초과의 용해 속도를 갖는다.
일부 구현예에서, 본 개시는 전술한 공정에 의해 형성되는 3차원 물체를 특징으로 한다. 일부 구현예에서, 본 개시는 3차원 물체를 포함하는 반도체 디바이스를 특징으로 한다. 일부 구현예에서, 반도체 디바이스는 집적 회로, 발광 다이오드, 태양 전지 또는 트랜지스터이다.

일부 구현예에서, 본원에 기술된 스트리핑 방법에서 사용될 수 있는 수성 스트리퍼 조성물은: (a) 조성물의 약 0.5 내지 약 25 중량%의 알칼리성 화합물; (b) 조성물의 약 65 내지 95 중량%의 물; (c) 조성물의 약 0.1 내지 약 5 중량%의 부식 억제제 화합물; 및 (d) 조성물의 0 내지 약 5 중량%의 계면활성제를 포함한다.

스트리퍼 조성물은 종래의 혼합 방법을 사용하여 임의의 순서로 다양한 성분을 혼합함으로써 제조될 수 있다. 성분은 열을 가하지 않고 냉각(cold) 혼합될 수 있다.
일부 구현예에서, 본 개시의 스트리퍼 조성물은 본원에 기술된 상이한 용해 또는 용해도 특성을 갖는 2개의 층을 함유하는 유기 필름을 제거하는 공정에 사용될 수 있다.
제거(스트리핑) 공정은 침지, 분무 및 초음파/메가소닉(megasonic) 수조와 같은 공지된 기술을 사용하여 본원에 기재된 유기 필름을 하나 이상의 스트리퍼 조성물로 처리함으로써 달성될 수 있다. 이 공정의 하나의 이점은 본 개시의 수성 스트리퍼 조성물이 스트리퍼 조성물 내의 불용성일 수 있는 제1층을 용해시키지 않고 상술한 제1 및 제2층을 포함하는 유기 필름의 모든 층을 한 단계로 스트리핑할 수 있다는 점이다. 일부 구현예에서, 이론에 얽매이지 않고, 스트리퍼 조성물은 제1층을 용해시키지 않고 패턴화된 반도체 기판으로부터 전체 유기 필름을 들어올릴(lift) 수 있고, 이에 의해 한 단계로 기판으로부터 유기 필름을 스트리핑할 수 있는 것으로 여겨진다.

고형의 4,4'-(헥사플루오로이소프로필리덴)디프탈산 무수물(6FDA)(334.0 g)을 실온에서 NMP(2206g) 중 5(6)-아미노-1-(4-아미노페닐)-1,3,3-트리메틸인단(DAPI)(218.4 g)의 용액에 투입하였다. 추가의 NMP(816g)를 사용하여 이무수물을 용액으로 헹구었다. 반응 온도를 60℃로 상승시키고, 혼합물을 3.5시간 동안 반응시켰다. 다음으로, 아세트산 무수물(125.7 g) 및 피리딘(49.5 g)을 첨가하였다. 반응 온도를 100℃로 상승시킨 후, 혼합물을 12시간 동안 반응시켰다. 이어서, 반응 혼합물을 실온으로 냉각하고, 동일한 부피의 THF로 희석하였다. 희석된 용액을 물(10배)에 천천히 첨가하여 미정제(crude) 중합체를 침전시켰다. 미정제 중합체를 진공 여과에 의해 분리하여 물로 세척하였다. 미정제 습윤 중합체를 메탄올로 슬러리화하고, 진공 여과에 의해 수집하여, 진공하에 45℃에서 밤새 건조하였다.

기계적 교반기가 구비된 3-구 둥근 바닥 플라스크에 PGMEA 20부, PGME 8부, 루사이트 인터네셔널(Lucite International)사의 중합체(Elvacite 4412-폴리(메틸 메타크릴레이트-코-하이드록시프로필 메타크릴레이트) 16부, 킹 인더스트리즈(King Industries)사의 TAG-2168E(PGME중 25%) 2.4부, 파우더링크 1174 3부, 아치 케미칼(Arch Chemical)사의 폴리 T-305 4부를 첨가하였다. 조성물을 18시간 동안 기계적으로 교반하였다. 이 조성물을 이후 5 ㎛ 필터를 사용하여 여과하였다.

건조 필름을 형성하기 위한 제형(F-2)
기계식 교반기가 구비된 3구 둥근 바닥 플라스크에 시클로펜타논 300부, 합성예 1에서 수득된 중합체(Poly-1) 100부, 3-(메타크릴로일옥시)프로필트리메톡시실란 5부, NCI-831(상품명, ADEKA사로부터 입수 가능) 3부, 테트라에틸렌 글리콜 디아크릴레이트 31.75부, 펜타에리스리톨 트리아크릴레이트 11.25부를 첨가하였다. 조성물을 18시간 동안 기계적으로 교반하였다. 이 조성물을 이후 0.2 ㎛ 필터(메스너 필트레이션 프로덕트사(Messner Filtration Product, Inc)의 울트라다인)를 사용하여 여과하였다.
건조 필름(DF-1)의 제조
여과된 감광액(F-2)을 캐리어 기재로 사용된 두께 36 ㎛의 폴리에틸렌 테레프탈레이트(PET) 필름 TA 30(도레이 플라스틱스 어메리카(Toray Plastics America, Inc.)사 제조) 상에 5피트(feet)/분(150cm/분)의 라인 속도로 프론티어 인더스터리얼 테크놀로지(Frontier Industrial Technologies)(Towanda, PA)사의 슬롯-다이 코터(slot-die coater)를 통해 도포하고, 180-200℉(82.2~93.3℃)로 건조하여 15 ㎛의 두께를 갖는 중합체 층(DF-1)을 수득하였다. 이 중합체 층에, 2축 배향된 폴리프로필렌(BOPP) 필름(임펙스 글로벌 엘엘시(IMPEX GLOBAL LLC)사 제조, 상품명 : 80 ga BOPP)을 롤 압축에 의해 적층하여 보호층으로 작용하게 하였다.

구리 구조를 함유하는 4인치 웨이퍼를 제형(F-1)으로 코팅한 후, 2단계 소프트베이크(softbake) 공정(90℃에서 3분간 및 130℃에서 3분간)을 거쳐 20 ㎛의 필름을 수득하였다. 이 필름을 이후 160℃에서 30분간 열적으로 경화시켜 고도로 가교 결합된 층을 생성하였다.

적층
박리(peeling)에 의해 DF-1 보호층을 제거한 후, 건조 필름 구조(6"×6")의 중합체 층을 고도로 가교 결합된 층(HCL-1)을 함유하는 4인치 구조화된(structured) 웨이퍼 상에 놓았다. 중합체 층을 80℃에서 진공 라미네이션에 의해 고도로 가교 결합된 층(HCL-1) 상에 적층한 후 25 psi의 압력을 가하였다. 적층 공정은 옵텍(OPTEK)(뉴저지 소재) 사가 제작한 DPL-24A 차압 라미네이터(Differential Pressure Laminator)를 사용하여 수행하였다.
건조 필름(L-1)의
이미징
다양한 선/공간 및 접촉 홀 피쳐(contact hole feature)를 프린트하기 위하여 적층된 건조 필름(L-1)을 마스크를 사용하여 150 mJ/㎠의 조사량으로 365 nm(i-선 소스)에 노출시켰다. 그런 다음 시클로펜타논을 사용하여 현상하였다. 그 후, 필름을 진공하에 120℃에서 30분 동안 베이킹하였다.

실시예(S-1)의
스트리핑
상기 2개의 층으로 이루어지는 필름 적층을 갖는 웨이퍼를 1"×2" 조각으로 절단하고, 4.78% TMAH, 94.87% 탈이온수 및 0.35% 1H-테트라졸을 함유하는 수성 스트리퍼 용액 300 ml를 함유하는 600 ml 비이커에 수직으로 놓았다. 비이커의 내용물을 75℃에서 자기 막대를 사용하여 교반하였다. 온도 제어기를 사용하여 온도를 일정하게 유지하였다. 30분 후, 웨이퍼 조각을 꺼내어 즉시 물로 헹구고, 질소 퍼지를 사용하여 건조시켰다. 스트리핑의 효과를 금 스퍼터링(gold sputtering) 후 광학 현미경 및 SEM을 사용하여 결정하였다. 필름 두께 손실의 정도를 Dektak 표면형상 측정기(profilometer)를 사용하여 잔류 필름의 두께를 측정함으로써 결정하였다.
Claims (19)
- 패턴화된 반도체 기판상의 유기 필름의 스트리핑 공정으로서,
유기 필름을 수성 스트리퍼 조성물로 처리하여 유기 필름을 한 단계로 제거하는 단계를 포함하고,
여기에서 유기 필름은 적어도 제1층 및 제2층을 포함하고, 제1층은 25℃의 현상액에서 최대 0.01 μm/분의 용해 속도를 가지고, 제2층은 25℃의 현상액에서 0.01 μm/분 초과의 용해 속도를 갖는 스트리핑 공정. - 제1항에 있어서,
제1층은 가교 결합되는 것인 스트리핑 공정. - 제1항에 있어서,
패턴화된 반도체 기판은 최대 5 마이크론의 피처 크기(feature size)를 갖는 적어도 하나의 요소를 포함하는 것인 스트리핑 공정. - 제1항에 있어서,
패턴화된 반도체 기판은 최대 200 마이크론의 공간에 의해 분리되는 2개의 패턴을 포함하는 것인 스트리핑 공정. - 제1항에 있어서,
패턴화된 반도체 기판은 2개의 그룹의 패턴을 포함하고, 2개의 그룹은 최대 100 밀리미터의 공간에 의해 분리되는 것인 스트리핑 공정. - 제1항에 있어서,
처리 단계 후 유기 필름의 어떠한 필름 잔류물도 남지 않는 것인 스트리핑 공정. - 제1항에 있어서,

헹굼 단계 후, 패턴화된 반도체 기판을 건조시키는 단계를 더 포함하는 스트리핑 공정. - 제1항에 있어서,
패턴화된 반도체 기판은 금속을 포함하는 것인 스트리핑 공정. - 제1항에 있어서,
수성 스트리퍼 조성물은:
조성물의 0.5 내지 25 중량%의 양의 알칼리성 화합물;
조성물의 65 내지 95 중량%의 양의 물;
조성물의 0.1 내지 5 중량%의 양의 부식 억제제 화합물; 및
조성물의 0 내지 5 중량%의 양의 계면활성제
를 포함하는 것인 스트리핑 공정. - 제12항에 있어서,
알칼리성 화합물은 테트라메틸 암모늄 하이드록사이드(TMAH), 2-하이드록실트리메틸 암모늄 하이드록사이드, 테트라에틸 암모늄 하이드록사이드(TEAH), 테트라프로필 암모늄 하이드록사이드(TPAH), 테트라부틸 암모늄 하이드록사이드(TBAH) 및 이들의 혼합물로 이루어진 그룹으로부터 선택되는 것인 스트리핑 공정. - 제12항에 있어서,
