Description
본 발명은 반도체 장치, pH 센서, 바이오 센서, 및 반도체 장치의 제조 방법에 관한 것이다. 본 발명은 2016년 8월 3일에 출원된 일본 특허의 출원번호2016-152721 의 우선권을 주장하고, 문헌의 참조에 의해 포함하는 것이 인정되는 지정국에 대해서는, 그 출원에 기재된 내용은 참조에 의해 본 출원에 포함된다.
박막 트랜지스터 (TFT) 등의 반도체 장치에 사용되는 반도체 재료로는, 예를 들어, In, Ga 및 Zn 으로 이루어지는 산화물 (IGZO ; In-Ga-Zn-O) 등의 아모르퍼스 산화물이 사용되고 있다 (특허문헌 1 참조). 이와 같은 종래의 반도체 재료는 화학적 내구성이 충분하지는 않기 때문에, 반도체 장치를 제조할 때에는, 반도체 재료를 화학적인 데미지로부터 보호하는 구성을 마련하여 에칭 공정 등의 처리를 실시하고 있다.
본 발명의 제 1 양태는, 제 1 전극과, 제 2 전극과, 제 1 전극과 제 2 전극에 접하는 반도체층을 갖고, 반도체층은, 아연 (Zn) 과 갈륨 (Ga) 을 포함하는 스피넬형의 산화물인 반도체 장치이다.
본 발명의 제 2 양태는, 제 1 양태의 반도체 장치를 구비하는 pH 센서이다.
본 발명의 제 3 양태는, 제 1 양태의 반도체 장치를 구비하는 바이오 센서이다.
본 발명의 제 4 양태는, 반도체층을 형성하는 공정과, 반도체층 상에 도전성의 층을 형성하는 공정과, 도전성의 층을 소정 패턴에 대응시켜 에칭하여, 제 1 전극 및 제 2 전극을 형성하는 공정을 포함하는 반도체 장치의 제조 방법이다.

이하, 본 발명을 실시하기 위한 형태 (이하, 간단히 「본 실시형태」라고 한다.) 에 대하여 상세하게 설명한다. 이하의 본 실시형태는, 본 발명을 설명하기 위한 예시이며, 본 발명을 이하의 내용으로 한정하는 취지는 아니다. 또한, 도면 중, 상하좌우 등의 위치 관계는, 특별히 언급하지 않는 한, 도면에 나타내는 위치 관계에 기초하는 것으로 한다. 또한, 도면의 치수 비율은 도시한 비율에 한정되는 것은 아니다.
본 실시형태에 관련된 반도체 장치는, 제 1 전극과, 제 2 전극과, 제 1 전극과 제 2 전극에 접하는 반도체층을 갖고, 반도체층은, 아연 (Zn) 과 갈륨 (Ga) 을 포함하는 스피넬형의 산화물인 반도체 장치이다. 본 실시형태에 관련된 반도체 장치는, 결정 구조가 스피넬형인 산화물을 사용함으로써, 산에 의한 화학적인 데미지를 방지하기 위한 부가적인 제조 공정이나 부가적인 구성이 필요하지 않다는 이점을 갖는다. 따라서, 본 실시형태에 관련된 반도체 장치의 구성으로는, 반도체층을 보호하기 위한 보호층을 갖지 않는 구성으로 할 수 있다.
종래, 산화물 반도체의 재료로는, ZnO, In2O3, Ga2O3, InGaZnO 등이 사용되고 있으며, 이들은 높은 반도체 특성을 나타내기는 하지만, 산이나 염기에 대한 내성이 충분하지는 않다. 예를 들어, pH 4 이하와 같은 강산이나 pH 10 이상과 같은 강염기의 조건하에서는, 산화물 반도체가 침식되어 버린다. 이와 같은, 산이나 염기에 대한 내성에 약하다고 하는 문제점은, 상기 서술한 산화물이라면 아모르퍼스여도 결정이여도 안고 있는 것으로, 폭넓은 pH 영역에 대해 안정될 것이 요망되고 있었다. 이 점, 본 실시형태에 관련된 반도체 장치는 강산이나 강염기에 대해 높은 안정성을 갖고, 폭넓은 pH 영역에 있어서 높은 안정성을 갖는다.
반도체층은, 스피넬형의 ZnGa2O4 를 포함하는 것이 바람직하다. 이로써 산이나 염기성에 대한 내성을 한층 더 향상시킬 수 있다. 예를 들어, 스피넬형의 ZnGa2O4 가 반도체층인 경우, 불소계 드라이 에칭이나 웨트 에칭과 같은 가공 방법을 채용할 수 있다.
반도체층은, 그 반도체 특성을 한층 더 향상시킨다고 하는 관점에서, 캐리어 원소가 도프되어 있는 것이 바람직하다. 캐리어 원소로는, 특별히 한정되지 않고, 도핑 프로세스에 있어서 공지된 것을 채용할 수 있다. 구체예로는, 1 가의 금속, 2 가의 금속, 3 가의 금속 등을 들 수 있다. 이들 중에서도, 본 실시형태에서는, 반도체층에는 수소가 도프되어 있는 것이 보다 바람직하다.
본 실시형태에 관련된 반도체 장치로는, 반도체층에 접하는 절연층과, 절연층을 개재하여 반도체층과 대향하여 형성된 제 3 전극을 추가로 갖고, 제 1 전극, 제 2 전극, 제 3 전극을, 각각 소스 전극, 드레인 전극, 게이트 전극으로 하여 트랜지스터를 구성하는 것이 바람직하다.
제 1 전극을 소스 전극으로서 사용하는 경우, 소스 전극으로는, 특별히 한정되지 않고, 공지된 것을 채용할 수 있다. 구체예로는, Mo, W, Al, Cu, Cu-Al 합금, Al-Si 합금, Mo-W 합금, Ni-P 합금 등의 단층, 이들의 적층체 등을 들 수 있다.
제 2 전극을 드레인 전극으로서 사용하는 경우, 드레인 전극으로는, 특별히 한정되지 않고, 공지된 것을 채용할 수 있다. 구체예로는, Mo, W, Al, Cu, Cu-Al 합금, Al-Si 합금, Mo-W 합금, Ni-P 합금 등의 단층, 이들의 적층체 등을 들 수 있다.
제 3 전극을 게이트 전극으로서 사용하는 경우, 게이트 전극으로는, 특별히 한정되지 않고, 공지된 것을 채용할 수 있다. 구체예로는, Mo, W, Al, Cu, Cu-Al 합금, Al-Si 합금, Mo-W 합금, Ni-P 합금 등의 단층, 이들의 적층체 등을 들 수 있다.
본 실시형태에 관련된 반도체 장치는, pH 센서, 바이오 센서 등에 바람직하게 사용할 수 있다. 상기 서술한 바와 같이, 본 실시형태에 관련된 반도체 장치는, 강산이나 강염기에 대해 높은 안정성을 갖고, pH 1 ∼ 14 와 같은 폭넓은 pH 영역에 있어서 높은 안정성을 갖기 때문에, 강산·강염기라 하더라도 정확한 측정이 가능한 pH 센서로 할 수 있다.
바이오 센서 (바이오 센서 칩이라고 하는 경우도 있다) 는, 생체 기원의 분자 인식 기구를 이용한 화학 센서이며, 생체 내의 pH 변화나 산화 환원 반응 등의 화학 인식 소자로서 사용된다. 이 점, 본 실시형태에 관련된 반도체 장치는 폭넓은 pH 영역에 있어서 높은 안정성을 갖기 때문에, 측정 대상이 강산성·강염기성이라 하더라도 정확한 센싱이 가능한 바이오 센서로 할 수 있다. 예를 들어, 특정 항체를 반도체 표면에 수식시켜, 이것에 특이적인 DNA 등의 검지 대상이 흡착했을 때의 프로톤량을 계측하는 바이오 센서로 할 수 있다.
종래의 구성에서는 반도체층을 보호하기 위한 보호층을 형성하여 측정되는데, 이 경우, 보호층의 막두께로서 통상적으로 100 ㎚ 정도 이상일 것이 요구되는 한편, 항체의 일반적인 크기는 수 ㎚ 정도이기 때문에, 보호층을 형성하면 항체의 크기를 반영한 전기적인 정보를 얻을 수 없었다. 그러나, 본 실시형태에 관련된 반도체 장치에서는 반도체층을 보호하기 위한 보호층을 반드시 형성할 필요는 없어, 이것을 생략하는 것도 가능하기 때문에, 고속이고 또한 고감도로 검지하는 것이 가능하다.
본 실시형태에 관련된 반도체 장치는, 전자 전도도 등과 같은 반도체 특성이 우수한 것은 물론, 종래에는 달성할 수 없었던 정도의 내산성이나 내염기성을 갖기 때문에, 강산 성분이나 광산 발생제에 대한 신속하고 또한 정확한 검지가 가능하다. 그리고, 반도체 장치를 디바이스화했을 때에는, 에칭 내성이 높기 때문에 배선 패턴의 미세화나 정세화가 기대됨과 함께, 디바이스로서의 경량화 등에도 기여할 수 있다. 나아가서는, 금속 전극의 재료의 선택지를 넓히는 것도 기대된다. 따라서, 본 실시형태에 관련된 반도체 장치는, 상기 서술한 센서류를 비롯하여, 디스플레이류나 각종 전자 기기 등과 같은 폭넓은 용도에 사용할 수 있다.
<제조 방법>
본 실시형태에 관련된 반도체 장치의 제조 방법에 대하여, 바람직한 예를 설명한다. 본 실시형태에 관련된 제조 방법은, 반도체층을 형성하는 공정과, 반도체층 상에 도전성의 층을 형성하는 공정과, 도전성의 층을 소정 패턴에 대응시켜 에칭하여, 제 1 전극 및 제 2 전극을 형성하는 공정을 포함하는 방법을 들 수 있다. 본 실시형태에 관련된 반도체 장치는, 반도체층이 산에 강하여, 산 에칭액에 견딜 수 있는 점에서, 예를 들어, 역스태거드형 TFT 의 제조 등에도 응용할 수 있다. 도 1 은, 본 실시형태에 관련된 제조 방법의 예를 설명하기 위한 개념도를 나타낸다.
(S1 공정)
먼저, 기판 (10) 의 표면 상에 게이트 전극 (20) 을 형성한다 (S1 공정). 기판으로는, 특별히 한정되지 않고, 공지된 재료를 채용할 수 있다. 구체예로는, 예를 들어, 유리, 실리콘, 금속, 합금, 이들의 박 등을 들 수 있다. 게이트 전극 (20) 은, 상기 서술한 제 3 전극에 대응하는 것이다. 기판 (10) 의 표면 상으로의 게이트 전극 (20) 의 형성 방법은, 특별히 한정되지 않고, 기판 (10) 이나 게이트 전극 (20) 의 재료 등을 고려한 후에, 적절히 바람직한 방법을 채용할 수 있다.
(S2 공정)
다음으로, 게이트 전극 (20) 이 형성된 측의 기판 (10) 의 표면 상에 절연층 (30) 을 형성하고, 게이트 전극 (20) 을 절연층 (30) 으로 피복한다 (S2 공정). 절연층 (30) 으로는, 특별히 한정되지 않고, 공지된 재료를 채용할 수 있다. 구체예로는, 예를 들어, SiO2, Si3N4, SiON, Al2O3, Ta2O5, HfO2 등을 들 수 있다.
(S3 공정)
그리고, 절연층 (30) 의 표면 상에 도전성의 층인 반도체층 (40) 을 형성한다 (S3 공정). 반도체층 (40) 은, 스퍼터 장치를 사용하여 형성할 수 있으며, 복수의 캐소드를 사용하여 소정의 반도체층 (40) 을 형성하는 것이 바람직하다. 형성하는 반도체층 (40) 은, 아연 (Zn) 과 갈륨 (Ga) 을 포함하는 스피넬형의 산화물이다. 이러한 산화물을 사용함으로써, 반도체층 (40) 은 강산이나 강염기에 대해 강한 내성을 발현한다. 그 때문에, 제조 프로세스로는, 반도체층을 보호하는 공정 등을 생략할 수 있다. 구체적으로는, 갈륨아연 산화물 및 아연 산화물을 타깃으로서 사용하여 공스퍼터 (co-sputter) 를 실시하여, 스피넬형의 갈륨아연 산화물로 이루어지는 반도체층 (40) 을 형성할 수 있다.
또, 갈륨 산화물 및 아연 산화물을 타깃으로서 사용하여 공스퍼터하는 방법이나, 갈륨 및 아연을 타깃으로서 사용하여 공스퍼터하여, 성막 중에 반응성 가스로 산화시키는 방법을 사용해도 된다. 또한, 공스퍼터에 한정되지 않고, 아연 산화물과 갈륨 산화물의 혼합물을 타깃으로서 사용하여 스퍼터하는 방법이나, 아연과 갈륨의 혼합물을 타깃으로서 사용하여 스퍼터하여, 성막 중에 반응성 가스로 산화시키는 방법을 사용해도 된다.
예를 들어, n 형 반도체 재료의 경우에는, 원소 도핑, 막 중의 산소 결손에 의한 제작이 가능하다. n 형 반도체가 얻어지는 원소로는, 특별히 한정되지 않지만, 예를 들어, Al, In, Sn, Sb, Ta 등을 들 수 있다. 산소 결손을 발생시키는 방법으로는, 특별히 한정되지 않고 공지된 방법을 채용할 수 있다. 구체적으로는, 혐산소 분위기하 또는 수소 등의 환원 가스 분위기하에서 가열 처리를 실시하는 것이 바람직하다. 예를 들어, 스퍼터 가스에 수소를 혼합한 상태에서 성막을 실시하여, 격자 간 수소에 의한 n 형의 캐리어 도핑을 실시하는 방법을 들 수 있다. 이들 처리는, 성막 후 챔버 내에서 실시해도 되고, 후공정으로서 소성해도 된다.
반도체층 (40) 의 성막 온도는, 특별히 한정되지 않지만, 반도체층 (40) 의 결정성을 향상시키는 관점에서 190 ℃ 이상에서 실시하는 것이 바람직하다. 또한, 지나치게 가열하면 기판 (10) 의 표면으로 날아오는 Zn 입자의 증발을 재촉하여, Ga 와 Zn 의 화학량론비로부터의 차이 (조성 차이) 가 발생하는 경우가 있는데, Zn 또는 ZnO 를 포함하는 소결체 타깃을 동시 방전함으로써, 막 중의 Zn 농도를 증가시킬 수 있어, 조성 차이를 효과적으로 방지할 수 있다.
(S4 공정)
반도체층 (40) 상에 도전층을 형성하는 공정과, 도전층을 소정 패턴에 대응시켜 에칭하여, 제 1 전극 (52) 및 제 2 전극 (54) 을 형성하는 공정을 실시한다 (S4). 제 1 전극 (52) 은 소스 전극이고, 제 2 전극 (54) 은 드레인 전극이다. 제 1 및 제 2 전극의 형성 방법으로는, 통상의 포토리소그래피 공정을 사용할 수 있다. 이 경우, 반도체층 (40) 상에 도전층을 형성한 후, 도전층 상에 레지스트층을 형성하고, 소정의 패턴 광으로 레지스트층을 노광, 현상한다. 이어서, 레지스트층의 개구부로부터 노출되어 있는 도전층을 에칭함으로써 제 1 전극, 제 2 전극을 형성할 수 있다. 또한, 레지스트층으로서 포지티브형의 재료를 사용해도 되고, 네거티브형의 재료를 사용해도 된다.
종래 기술에서는 반도체 재료로서 IGZO, ZnO, Ga2O3 등의 산화물이 사용되고 있지만, 이들은 양쪽성 물질이며, 강산성 용액이나 강염기성 용액에 용해되어 버린다. 즉, 종래의 반도체층은 에칭에 사용되는 용액에 대한 내성이 약하기 때문에, 소스·드레인 전극을 형성하는 에칭 공정을 실시하기 전에, 보호층으로서 SiO2 나 Al2O3 등의 절연층으로 반도체층을 보호하는 공정이 필요했다. 이 점, 본 실시형태에 의하면, 반도체층 (40) 은 높은 내산성 및 염기성을 갖기 때문에, 이와 같은 보호층을 형성하지 않더라도, 에칭을 실시할 수 있다. 그 때문에, 반도체층을 보호하기 위한 보호층을 형성하는 공정을 실시하지 않고, 반도체 장치의 제조 공정을 간략화할 수 있다.
에칭을 산성 용액으로 실시하는 경우에는, 상기 서술한 본 실시형태의 이점이 한층 더 현저해진다. 통상의 포토리소그래피 공정에서 사용되는 레지스트 재료는 알칼리성에 가용이기 때문에, 산성 용액을 사용함으로써, 레지스트층을 녹이지 않고 바람직하게 도전층을 에칭할 수 있다.
(S5 공정)
그리고, S4 공정에서 형성된 제 1 전극 (52), 제 2 전극 (54) 상에 패시베이션층 (60) 을 형성하여, 반도체 장치 (A) 를 얻을 수 있다. 패시베이션층 (60) 을 기판 (10) 의 최외표면에 형성시킴으로써 부도태화시킬 수 있다. 그에 따라, 외계의 수분이나 금속 이온 등으로부터 반도체 장치 (A) 의 내부를 보호할 수 있다. 패시베이션층 (60) 의 재료로는, 특별히 한정되지 않고, 공지된 재료를 채용할 수 있다. 또, 패시베이션층 (60) 의 형성 방법은, 특별히 한정되지 않고, 공지된 방법을 채용할 수 있다. 또한, 본 실시형태에서는 패시베이션층 (60) 을 갖는 반도체 장치의 제조 방법에 대하여 설명하였지만, 패시베이션층 (60) 은 필수의 구성은 아니며, 반도체 장치의 용도에 따라 패시베이션층 (60) 을 갖지 않는 구성으로 해도 된다.
실시예
이하의 실시예 및 비교예에 의해 본 발명을 더욱 상세하게 설명하지만, 본 발명은 이하의 실시예에 의해 조금도 한정되는 것이 아니다.
<실시예 1>
ZnGa2O4 의 소결체 타깃과 ZnO 의 소결체 타깃을 준비하였다. 박막 중의 Ga 와 Zn 의 몰비가 Ga : Zn = 2 : 1 이 되도록 동시 방전하여, ZnGa2O4 박막을 얻었다. 또한, 스퍼터 가스로서 수소 3 % 를 포함한 Ar 을 사용하여, 배압 1 × 10-4 ㎩ 이하, 성막 압력 0.22 ㎩, 기판 온도 190 ℃ 의 조건에서 성막하였다.
얻어진 ZnGa2O4 박막에 대하여 XRD (X 선 회절법) 에 의한 θ-2θ 측정을 실시하였다. 도 2 에 ZnGa2O4 박막의 XRD 측정의 회절 패턴을 나타낸다. 그 결과, (222) 면에서 배향된 스피넬형의 ZnGa2O4 의 패턴을 확인할 수 있어, 얻어진 ZnGa2O4 박막은 스피넬형의 ZnGa2O4 박막인 것이 나타났다.
이어서, 상기 서술한 스피넬형의 ZnGa2O4 박막을 반도체층으로서 사용한 박막 트랜지스터를 제작하였다. 기판으로서 n 형 도프 (인 도프) 된 실리콘 웨이퍼에 150 ㎚ 의 열 산화막이 형성된 것을 사용하여, 이 열 산화막 상에 상기의 성막 조건에서 ZnGa2O4 를 성막하였다.
그리고, 소스·드레인 전극이 되는 Cu 전극을 스퍼터법으로 성막하고, 기판의 실리콘 웨이퍼를 게이트 전극, 열 산화막을 게이트 절연막으로 함으로써 반도체 장치를 얻었다. 얻어진 반도체 장치의 반도체 특성을 반도체 파라미터 애널라이저 (4200-SCS, KEITHLEY 사 제조) 를 사용하여 트랜지스터 특성을 측정하였다. 그 결과를 도 3 에 나타낸다. 도 3 에 있어서, 가로축은 게이트 전극에 인가 한 전압을 나타내고, 세로축은 드레인 전극에서 검출된 전류값을 나타낸다. 도 3 에 나타나는 바와 같이, 본 실시예의 반도체 장치는, n 형의 반도체 특성을 나타내는 것이 확인되었다. 또, 본 실시예의 반도체 장치는, 이동도 : 1.1 ㎠/V·s, 캐리어 밀도 : 1 × 1017 ㎝-3, On/Off 비 : 1 × 105 의 특성을 나타냈다.
(pH 센서)
(실험 a)
상기에서 얻어진 반도체 장치를 사용하여 pH 센서(Ion Sensitive-FET ; 이온 감응성 전계 효과형 트랜지스터) 를 제작하였다. 도 4 에, pH 센서의 개략 구성도를 나타낸다. pH 센서 (B) 는, 베이스층 (12) 상에 열 산화막 (14) 이 형성된 실리콘제인 기판 (10) 과, 기판 (10) 상에 형성된 반도체층 (ZnGa2O4 : H2) (40) 과 Ag 전극 (70, 71) 을 갖는 반도체 장치와, 반도체 장치 상에 형성된 실리콘 고무제인 풀 (80) 과, 풀 (80) 내에 형성된 참조 전극 (90) 을 가지고 있다. 또한, 참조 전극 (90) 으로는 Ag/AgCl 전극 (은-염화은 전극) 을 사용하였다. 그리고, 측정 대상인 용액 (S) (산성 용액인 경우에는 염산, 알칼리성 용액인 경우에는 수산화나트륨 용액) 을 풀 (80) 에 넣고, 참조 전극 (90) 과 Ag 전극 (71) 의 전위차를 측정하였다. 또한, 용액 (S) 으로서 pH 1, pH 7, pH 14 로 조제된 용액을 준비하고, 각 용액을 풀 (80) 에 넣은 1 초 후에 측정을 개시하였다. 참조 전극 (90) 과 Ag 전극 (71) 의 전위차는 용액 중의 프로톤 농도에 의존한다. 당해 전위차를 측정함으로써 용액 중의 프로톤 농도를 구하고, pH 값으로서 산출하는 것이 pH 센서의 측정 원리이다.
도 5 에 실시예 1 의 pH 센서의 측정 결과를 나타내는 그래프를 나타낸다. 가로축은 시간을 나타내고, 세로축은 참조 전극 (90) 과 Ag 전극 (71) 사이의 전위차를 나타내고 있다. 도 5 에 나타내는 바와 같이, pH 1 이나 pH 14 의 용액이라 하더라도, 시간이 흐름에 따라 측정값 (pH 값) 이 크게 변화하는 경우는 없어, 장시간에 걸쳐 안정적으로 측정할 수 있는 것이 확인되었다. 또, 용액 (S) 을 풀 (80) 에 넣은 1 초 후에 측정을 개시했지만, 1 초 후라 하더라도 전위차를 검출하고 있어, 고속의 응답이 얻어지는 것도 확인되었다.
(실험 b)
실험 a 의 pH 1 의 용액 (S) 의 측정 후, 반도체층 (40) 과 Ag 전극 (70, 71) 을 물로 세정하고, pH 1 의 용액 (S) 을 사용하여 재차 동일한 측정 실험을 실시하였다. 그 결과, 동일한 값이 얻어져, 재현성이 있는 것이 확인되었다. 또, pH 14 의 용액 (S) 의 측정 후, 반도체층 (40) 과 Ag 전극 (70, 71) 을 물로 세정하고, pH 14 의 용액 (S) 을 사용하여 재차 동일한 측정 실험을 실시하였다. 그 결과, 동일한 값이 얻어져, 재현성이 있는 것이 확인되었다. 실험 b 의 결과로부터, 본 실시예의 pH 센서의 측정값에 재현성이 있는 것이 확인됨과 함께, pH 1 이나 pH 14 의 강산성·강염기성의 조건하라 하더라도 pH 센서의 반도체층 (40) 이 침식되지 않고 안정적으로 반복 사용할 수 있는 것이 확인되었다.
이상으로부터, 본 pH 센서는 반도체층을 보호하기 위한 절연막을 가지고 있지 않음에도 불구하고, 고감도이고 고속이고 또한 안정적인 pH 측정이 가능하다는 것이 확인되었다.
<비교예 1 ∼ 5>
아연 (Zn) 과 갈륨 (Ga) 을 포함하는 스피넬형의 산화물 (실시예 1) 및 그 이외의 산화물로서 표 1 에 나타내는 산화물 (비교예 1 ∼ 5) 을 각각 준비하여, pH 1 ∼ 6 의 용액 중에서의 안정성을 평가하였다. 구체적으로는, 이하의 요령으로 실험을 실시하였다.
pH 1, 2, 3, 4, 5, 6 의 염산을 각각 준비하고, 그것들을 각 산화물 반도체의 표면에 1 ㎖ 적하하고, 실온, 1 기압의 조건하에서 10 분간 정치 (靜置) 하였다. 그리고, 하기의 기준에 기초하여 육안으로 표면의 안정성을 평가하였다.
○ : 표면의 변화가 전혀 없었다.
△ : 용액에 의해 표면이 일부 침식되었다.
× : 용액에 의해 표면이 침식되었다.
표 1 로부터 분명한 바와 같이, 실시예 1 은, pH 1 ∼ 6 의 모든 영역에 있어서 표면 침식이 일어나지 않아, 강산에 대해 높은 내성을 가지고 있는 것이 확인되었다.

Claims (10)
- 반도체층을 형성하는 공정과,
상기 반도체층 상에 도전층을 형성하는 공정과,
상기 도전층을 소정 패턴에 대응시켜 상기 반도체층이 노출될 때까지 에칭하여, 제 1 전극 및 제 2 전극을 형성하는 공정을 포함하고,
상기 반도체층은, 스피넬형의 ZnGa2O4 이며,
상기 에칭을 산성 용액으로 실시하는 반도체 장치의 제조 방법. - 제 1 항에 있어서,
상기 반도체층은, 캐리어 원소가 도프되어 있는 반도체 장치의 제조 방법. - 제 1 항에 있어서,
상기 반도체층은, 수소가 도프되어 있는 반도체 장치의 제조 방법. - 제 1 항에 있어서,
상기 제 1 전극 및 상기 제 2 전극은, 각각 트랜지스터의 소스 전극 및 드레인 전극인 반도체 장치의 제조 방법. - 제 1 항에 기재된 반도체 장치의 제조 방법을 구비하는 pH 센서의 제조 방법.
- 제 1 항에 기재된 반도체 장치의 제조 방법을 구비하는 바이오 센서의 제조 방법.
- 제 1 항에 있어서,
상기 반도체층을 형성하는 공정을 190 ℃ 이상에서 실시하는 반도체 장치의 제조 방법. - 삭제
