Abstract
Description
Claims (2)
- 볼랜드 및 본드 핑거가 구비된 기판 및 다수의 사이드 패드가 구비된 반도체 칩을 각각 제공하는 단계와,상기 기판 위에 상기 반도체 칩을 부착시키는 단계와,상기 본드 핑거와 상기 사이드 패드를 연결시키는 본딩 와이어를 형성하는 단계와,상기 볼랜드에 제 1솔더 볼을 부착하는 단계와,상기 반도체 칩, 제 1솔더 볼 및 본딩 와이어를 덮는 몰딩체를 형성하되, 상기 제 1솔더 볼의 상부가 노출되도록 형성하는 단계와,상기 기판 저면에 제 2솔더 볼을 부착하는 제 1패키지를 형성하는 단계와,상기 공정과 동일하게 다 수의 패키지를 제조하는 단계와,상기 제 1패키지 위에 상기 다 수의 패키지를 적층하는 단계를 포함하고,상기 제 1솔더 볼은 중심에는 유동성 있는 코어로 채우고, 상기 코어 외부에는 리드 솔더가 감싸는 것을 특징으로 하는 비지에이 패키지의 적층 방법.
- 제 1항에 있어서, 상기 제 2솔더 볼은 중심에는 유동성 있는 코어로 채우고, 상기 코어 외부에는 리드 솔더가 감싸는 것을 특징으로 하는 비지에이 패키지의 적층 방법.
