Abstract
Description
[A]下記式(1)で表される化合物(以下、「[A]化合物」とも称する)、及び
[B]ベース樹脂となる重合体(以下、「[B]重合体」とも称する)
を含有する感放射線性樹脂組成物である。
下記式(5)で表される構造単位又は式(6)で表される構造単位と、
下記式(7)で表される構造単位と
を含むアルカリ不溶性又はアルカリ難溶性の重合体であることが好ましい。
式(5)中、R10、R11及びR12は、それぞれ独立して水素原子、ヒドロキシル基、シアノ基又は−COOR19である。R19は、水素原子、炭素数1〜4の直鎖状若しくは分岐状のアルキル基、又は炭素数3〜20のシクロアルキル基である。
式(6)中、R14は、単結合又は2価の連結基である。RLcは、ラクトン構造を有する1価の有機基である。
式(7)中、R16、R17及びR18は、それぞれ独立して炭素数4〜20の1価の脂環式炭化水素基若しくはその誘導体、又は炭素数1〜4の直鎖状若しくは分岐状のアルキル基である。但し、R16、R17及びR18の少なくとも1つの基は、炭素数4〜20の脂環式炭化水素基若しくはその誘導体であるか、又はいずれか2つの基が、それぞれが結合している炭素原子と共に炭素数4〜20の2価の脂環式炭化水素基若しくはその誘導体を形成する。)
本発明の感放射線性樹脂組成物は、[A]化合物及び[B]重合体を含有する。また、好適成分として[C]重合体を含有する。さらに、本発明の効果を損なわない範囲において、その他の任意成分を含有してもよい。以下、各成分について詳述する。
[A]化合物は、上記式(1)で表され、放射線の照射によって下記式(1’)で表される化合物を発生する。
上記式(1)中、M+は、1価のカチオンである。
上記式(2−2)中、Rdは、水素原子、炭素数1〜8の直鎖状若しくは分岐状のアルキル基、炭素数6〜8のアリール基、又は炭素数3〜20の1価の脂環式炭化水素基である。但し、これらの基は水素原子の一部又は全部が置換されていてもよい。n6は、0〜7の整数である。但し、Rdが複数の場合、複数のRdは同一であっても異なっていてもよい。Reは、水素原子、炭素数1〜7の直鎖状若しくは分岐状のアルキル基、炭素数6〜7のアリール基、又は炭素数3〜20の1価の脂環式炭化水素基である。n7は、0〜5の整数である。但し、Reが複数の場合、複数のReは同一であっても異なっていてもよい。n8は、0〜3の整数である。
[A]化合物は、例えば下記式(1−0)で表される化合物を原料として用いて合成することができる。
[B]重合体は、当該感放射線性樹脂組成物のベース樹脂となるものである。このような重合体としては、例えば酸解離性基を有するアルカリ不溶性又はアルカリ難溶性の重合体であって、酸解離性基が解離したときにアルカリ易溶性となる重合体(以下、「(B1)重合体」とも称する);又はアルカリ現像液と親和性を示す官能基、例えばフェノール性水酸基、アルコール性水酸基、カルボキシル基等の酸素含有官能基を1以上有するアルカリ現像液に可溶な重合体(以下、「(B2)重合体」とも称する)が挙げられる。上記(B1)重合体を含む感放射線性樹脂組成物はポジ型感放射線性樹脂組成物として好適に用いることができ、上記(B2)重合体を含む感放射線性樹脂組成物はネガ型感放射線性樹脂組成物として好適に用いることができる。
酸解離性基としては、例えばフェノール性水酸基、カルボキシル基、スルホン酸基等の酸性官能基中の水素原子を置換基で置換した基であり、酸の存在下で解離する基を意味する。このような酸解離性基としては、例えば置換メチル基、1−置換エチル基、1−置換−n−プロピル基、アシル基、環式酸解離性基等が挙げられる。
(メタ)アクリル酸7−オキソ−6−オキサビシクロ[3.2.1]オクタン−4−イル、(メタ)アクリル酸2−オキソテトラヒドロピラン−4−イル、(メタ)アクリル酸4−メチル−2−オキソテトラヒドロピラン−4−イル、(メタ)アクリル酸5−オキソテトラヒドロフラン−3−イル、(メタ)アクリル酸2−オキソテトラヒドロフラン−3−イル、(メタ)アクリル酸(5−オキソテトラヒドロフラン−2−イル)メチル、(メタ)アクリル酸(3,3−ジメチル−5−オキソテトラヒドロフラン−2−イル)メチル、(メタ)アクリル酸2−ヒドロキシエチル等の(メタ)アクリル酸エステル類;
(メタ)アクリルアミド、N,N−ジメチル(メタ)アクリルアミド、クロトンアミド、マレインアミド、フマルアミド、メサコンアミド、シトラコンアミド、イタコンアミド等の不飽和アミド化合物;
無水マレイン酸、無水イタコン酸等の不飽和ポリカルボン酸無水物;
ビシクロ[2.2.1]ヘプト−2−エン又はその誘導体;
テトラシクロ[6.2.13,6.02,7]ドデカ−3−エン又はその誘導体等の単官能性単量体;
メチレングリコールジ(メタ)アクリレート、エチレングリコールジ(メタ)アクリレート、2,5−ジメチル−2,5−ヘキサンジオールジ(メタ)アクリレート、1,2−アダマンタンジオールジ(メタ)アクリレート、1,3−アダマンタンジオールジ(メタ)アクリレート、1,4−アダマンタンジオールジ(メタ)アクリレート、トリシクロデカンジメチロールジ(メタ)アクリレート等の多官能性単量体が挙げられる。
(B2)重合体としては、例えば下記式(8)で表される構造単位(以下、「構造単位(8)」とも称する)、式(9)で表される構造単位(以下、「構造単位(9)」とも称する)及び式(10)で表される構造単位(以下、「構造単位(10)」とも称する)からなる群から選ばれる1種以上の構造単位を含む。なお、(B2)重合体がアルカリ現像液に可溶である限り、上記構造単位(8)〜(10)以外の他の構造単位を有していてもよい。上記他の構造単位としては、例えば上述した(B1)重合体における他の構造単位と同様の構造単位が挙げられる。
当該感放射線性樹脂組成物は、[C]重合体を好適に含有することができる。当該感放射線性樹脂組成物が、フッ素原子を含む[C]重合体をさらに含有することで、レジスト膜を形成した場合に[C]重合体の撥油性に起因して、レジスト膜表面に[C]重合体を偏在化させることができる。従って、液浸露光法に好適に用いることができる。
[C]重合体は、分子中にフッ素原子を含むものであって、[B]重合体よりフッ素原子含有量が多ければ特に限定されない。このような構造単位(以下、「構造単位(C1)」とも称する)としては、例えば下記式(11)〜(13)で表される構造単位(以下、それぞれを「構造単位(11)」、「構造単位(12)」及び「構造単位(13)」とも称する)が挙げられる。[C]重合体が、構造単位(C1)を含むことで、レジスト膜中の[A]化合物、酸拡散制御剤等の液浸露光液対する溶出を抑制し、またレジスト膜と液浸露光液との後退接触角の向上により、液浸露光液に由来する水滴が、レジスト膜上に残り難く、液浸露光液に起因する欠陥の発生を抑制することができる。
[C]重合体が、構造単位(C2)を有した場合、上記重合体(B1)と併用することにより、特にポジ型の感放射線性樹脂組成物として好ましい。この場合、フォトレジスト膜の前進接触角と後退接触角との差を小さくすることができ、露光時のスキャン速度向上に対応することができる。構造単位(C2)としては、例えば上記式(7)で表される構造単位が好ましい。
構造単位(C3)におけるアルカリ可溶性基は、pKaが4〜11の水素原子を有する官能基であることが好ましい。これは、現像液に対する溶解性向上の観点からである。このような官能基としては、下記式で表される官能基等が挙げられる。
[C]重合体は、例えば所定の各構造単位に対応する重合性不飽和単量体を、ヒドロパーオキシド類、ジアルキルパーオキシド類、ジアシルパーオキシド類、アゾ化合物等のラジカル重合開始剤を使用し、必要に応じて連鎖移動剤の存在下、適当な溶媒中で重合することにより製造することができる。
当該感放射線性樹脂組成物は、上記[A]〜[C]成分に加え、本発明の効果を損なわない範囲で、酸拡散制御剤、ラクトン化合物、溶解制御剤、界面活性剤、増感剤等のその他の任意成分を含有することができる。以下、これらの任意成分について詳述する。その他の任意成分は、それぞれを単独で使用してもよく2種以上を併用してもよい。
酸拡散制御剤は、露光により感放射線性酸発生剤から生じる酸のレジスト膜中における拡散現象を制御し、非露光領域での好ましくない化学反応を抑制する作用を有する。このような酸拡散制御剤を配合することにより、感放射線性樹脂組成物の貯蔵安定性を向上させることができるとともに、解像度をより向上させ、また露光から現像処理までの引き置き時間の変動によるレジストパターンの線幅変化を抑えることができ、その結果プロセス安定性に極めて優れた感放射線性樹脂組成物を得ることができる。
X+Z−
ラクトン化合物は、[C]重合体をより効率的にレジスト膜表面に偏在化させる効果を有する。従って、当該感放射線性樹脂組成物が、[C]重合体を用いる際に、ラクトン化合物をさらに含有することで[C]重合体の添加量を少なくすることができる。結果として、レジスト基本特性を損なうことなく、レジスト膜から液浸液への成分の溶出を抑制し、かつ高速スキャンにより液浸露光を行ったとしても液滴を残すことなく、ウォーターマーク欠陥等の液浸由来欠陥を抑制するレジスト膜表面の撥水性を維持することができる。
溶解制御剤は、酸の作用によりアルカリ現像液に対する溶解性が高くなる性質を有する。溶解制御剤としては、例えばフェノール性水酸基、カルボキシル基、スルホン酸基等の酸性官能基を有する化合物や、この化合物中の酸性官能基の水素原子を酸解離性基で置換した化合物等が挙げられる。
界面活性剤は、感放射線性樹脂組成物の塗布性、ストリエーション、現像性等を改良する作用を有する。
増感剤は、放射線のエネルギーを吸収して、そのエネルギーを感放射線性酸発生剤に伝達し、それにより酸の生成量を増加する作用を有し、感放射線性樹脂組成物のみかけの感度を向上させる効果を有する。
当該感放射線性樹脂組成物は、例えば使用時に各成分を溶媒に溶解して均一溶液とし、その後必要に応じて、孔径0.2μm程度のフィルター等でろ過することにより調製される。
レジストパターンは、当該感放射線性樹脂組成物を回転塗布、流延塗布、ロール塗布等の適宜の塗布手段によって、シリコンウエハー、アルミニウムで被覆されたウエハー等の基板上に塗布し、場合により加熱処理(PB)を行うことでレジスト膜を形成し、所定のマスクパターンを介して露光、現像することで形成できる。
[合成例1]
上記化合物(M−1)31.63g(35モル%)、(M−3)49.60g(45モル%)及び(M−4)6.45g(10モル%)を2−ブタノン200gに溶解し、さらに2,2’−アゾビス(2−メチルプロピオニトリル)8.14gを投入した単量体溶液を準備した。上記化合物(M−2)12.32g(10モル%)及び100gの2−ブタノンを投入した1,000mLの三口フラスコを30分窒素パージし、窒素パージの後、反応釜を攪拌しながら80℃に加熱し、事前に準備した上記単量体溶液を滴下漏斗を用いて3時間かけて滴下した。滴下開始を重合開始時間とし、重合反応を6時間実施した。重合終了後、重合溶液は水冷することにより30℃以下に冷却し、4,000gのメタノールへ投入し、析出した白色粉末をろ別した。ろ別された白色粉末を400gのメタノールに分散させてスラリー状にして洗浄した後にろ別する操作を2回行い、その後50℃にて17時間真空乾燥し、白色粉末の共重合体(B−1)を得た。共重合体(B−1)は、Mw=4,300、Mw/Mn=1.30であり、13C−NMR分析の結果、化合物(M−1)、(M−2)、(M−3)、(M−4)に由来する各構造単位の含有率は、35.6:8.9:46.2:9.3(モル%)であった。
[合成例2]
上記化合物(M−5)37.41g(40モル%)及び(M−6)62.59g(60モル%)を2−ブタノン100gに溶解し、さらに2,2’−アゾビス(2−メチルプロピオニトリル)4.79gを投入した単量体溶液を準備した。2−ブタノン100gを投入した1,000mLの三口フラスコを30分窒素パージし、窒素パージの後、反応釜を攪拌しながら80℃に加熱し、事前に準備した上記単量体溶液を滴下漏斗を用いて3時間かけて滴下した。滴下開始を重合開始時間とし、重合反応を6時間実施した。重合終了後、重合溶液から2−ブタノンを150g減圧除去した。30℃以下に冷却後、メタノール900gと超純水100gの混合溶媒へ投入して析出した白色粉末をろ別した。ろ別された白色粉末を100gのメタノールに分散させスラリー状にして洗浄し、その後再びろ別する操作を2回行った。得られた白色粉末を50℃にて17時間真空乾燥し共重合体(C−1)を得た。共重合体(C−1)は、Mw=6,920、Mw/Mn=1.592であり、13C−NMR分析の結果、化合物(M−5)、(M−6)に由来する各構造単位の含有率は、40.8:59.2(モル%)であった。フッ素含有量は9.6質量%であった。
A−1:下記式で表されるトリフェニルスルホニウム4−(1−アダマンタンカルボニルオキシ)−1,1,2−トリフルオロブタンスルホナート
D−1:下記式で表されるトリフェニルスルホニウムサリチレート
E−1:酢酸プロピレングリコールメチルエーテル
E−2:シクロヘキサノン
F−1:γ−ブチロラクトン
[実施例1]
[A]化合物として(A−1)13質量部、[B]重合体として(B−1)100質量部、[C]重合体として(C−1)3質量部、拡散制御剤として(D−1)13質量部、溶媒として(E−1)1,980質量部及び(E−2)848質量部、並びにラクトン化合物として(F−1)200質量部を添加し、各成分を混合して均一溶液とした。その後、孔径0.2μmのメンブランフィルターを用いてろ過することにより、ポジ型感放射線性樹脂組成物を調製した(総固形分濃度約4%)。
表1に示す種類、量の各成分を使用した以外は実施例1と同様に操作して、各感放射線性樹脂組成物を調製した。なお、表1中の「−」は、該当する成分を使用しなかったことを示す。
下記に示すパターン形成方法(P−1)又は(P−2)により、調製した各感放射線性樹脂組成物を用いてレジストパターンを形成した。各感放射線性樹脂組成物の使用したパターン形成方法を表1にあわせて示す。
下層反射防止膜(ARC66、日産化学製)を形成した12インチシリコンウェハ上に、感放射線性樹脂組成物を塗布し、表1に示す温度で60秒間PBを行い、膜厚75nmの塗膜を形成した。次に、この塗膜をArFエキシマレーザー液浸露光装置(NSR S610C、NIKON製)を用い、NA=1.3、ratio=0.800、Annularの条件により、マスクパターンを介して露光した。露光後、表1に示す温度で60秒間PEBを行った。その後、2.38質量%のテトラメチルアンモニウムヒドロキシド水溶液により現像、水洗、乾燥してポジ型のレジストパターンを形成した。
パターン形成方法(P−1)と同様に操作して、膜厚75nmの塗膜を形成した。次に、この塗膜上に、WO2008/047678実施例1に記載の上層膜形成用組成物をスピンコートし、PB(90℃、60秒)を行うことにより膜厚90nmの塗膜(上層膜)を形成した。この塗膜を、上記ArFエキシマレーザー液浸露光装置を同様の条件で用い、マスクパターンを介して露光した。露光後、表1に示す温度で60秒間PEBを行った。その後、2.38質量%のテトラメチルアンモニウムヒドロキシド水溶液により現像し、水洗、乾燥してポジ型のレジストパターンを形成した。
上記のように形成したレジストパターンについて、以下のように各種物性を評価した。結果を表1にあわせて示す。
ターゲットサイズが50nm1L/1Sのマスクパターンを介して露光することによって線幅が50nmのラインアンドスペース(LS)パターンが形成される露光量を最適露光量とした。この最適露光量にてライン幅のターゲットサイズを46nm、48nm、50nm、52nm、54nmとするマスクパターンをそれぞれ用い、ピッチ100nmのLSパターンを形成し、レジスト膜に形成されたライン幅を測長SEM(CG4000、日立製作所製)にて測定した。このとき、ターゲットサイズ(nm)を横軸に、各マスクパターンを用いてレジスト膜に形成されたライン幅(nm)を縦軸にプロットしたときの直線の傾きをMEEFとして算出した。MEEF(直線の傾き)はその値が1に近いほどマスク再現性が良好である。
ターゲットサイズが50nm1L/1.8Sのマスクパターンを介して露光することによって線幅が50nmのLSパターンが形成される露光量を最適露光量とした。この最適露光量にて得られたLSパターンを上記測長SEMにて測定した。測長SEMにてパターン上部から、線幅を任意のポイントで10点観測し、その測定ばらつきを3シグマで表現した値をLWRとした。LWRが5.7以下の場合に、パターンの直線性に優れ、LWRを良好と判断した。
ターゲットサイズが50nm1L/1.8Sのマスクパターンを介して1mJずつ露光量を変化させながら露光した。ラインの倒れが発生した露光量よりも1mJ小さい露光量にて形成されたパターンのライン幅を上記測長SEMにより測定し、最小倒壊寸法とした。最小倒壊寸法の値が37以下の場合に耐パターン倒れ性が良好と判断した。

- 上記R1が、炭素数3〜20の1価の脂環式炭化水素基である請求項1に記載の感放射線性樹脂組成物。
- 上記M+が、スルホニウムカチオン又はヨードニウムカチオンである請求項1に記載の感放射線性樹脂組成物。

下記式(5)で表される構造単位又は式(6)で表される構造単位と、
下記式(7)で表される構造単位と
を含むアルカリ不溶性又はアルカリ難溶性の重合体である請求項1に記載の感放射線性樹脂組成物。
式(5)中、R10、R11及びR12は、それぞれ独立して水素原子、ヒドロキシル基、シアノ基又は−COOR19である。R19は、水素原子、炭素数1〜4の直鎖状若しくは分岐状のアルキル基、又は炭素数3〜20のシクロアルキル基である。
式(6)中、R14は、単結合又は2価の連結基である。RLcは、ラクトン構造を有する1価の有機基である。
式(7)中、R16、R17及びR18は、それぞれ独立して炭素数4〜20の1価の脂環式炭化水素基若しくはその誘導体、又は炭素数1〜4の直鎖状若しくは分岐状のアルキル基である。但し、R16、R17及びR18の少なくとも1つの基は、炭素数4〜20の脂環式炭化水素基若しくはその誘導体であるか、又はいずれか2つの基が、それぞれが結合している炭素原子と共に炭素数4〜20の2価の脂環式炭化水素基若しくはその誘導体を形成する。) - [C][B]重合体よりもフッ素原子含有割合が高い重合体をさらに含む請求項1に記載の感放射線性樹脂組成物。
