Description
[A]下記式(1)で表される構造単位と、環状カーボネート構造を含む構造単位とを有する重合体
を含有する感放射線性樹脂組成物である。
本発明における重合体[A]は、本発明の感放射線性組成物のベースポリマーとなり、構造単位(1)及び構造単位(2)を有し、その他の好ましい構造単位を有することができる。
重合体[A]は、上記式(1)で表される構造単位(1)を有する。当該感放射線性樹脂組成物は、重合体[A]がこのような構造単位(1)を有するため、良好な感度及び露光余裕度を発揮することができる。
上記重合体[A]は、構造単位(2)として、環状カーボネート構造を含む構造単位を有する。重合体[A]は、このように親現像液性が高く適度な剛直性を有する環状カーボネート構造を含む構造単位(2)を有するため、アルカリ現像液に対する一定の親和性を備えるとともにパターンの剛直性を維持することとなる。このように、重合体[A]がアルカリ溶液に対する高い親和性を有するとともにパターンの剛直性を維持すると、当該感放射線性樹脂組成物を硬化して得られる硬化物において、アルカリ可溶となった部分が忠実に溶液に溶解するため、レジストパターンの均一形成性及びマスク再現性が高まることとなる。
本発明の感放射線性樹脂組成物がポジ型である場合、上記重合体[A]は、酸解離性基を有する単位として上記式(3)で表される構造単位(3)をさらに有することが好ましい。構造単位(3)は、酸の存在下で−CR5R6R7が解離してカルボン酸構造を生成する基を有する単位であり、この構造単位を組み込むことで重合体[A]を含有する感放射線性樹脂組成物のレジストとしての解像性能が向上する。
また、重合体[A]は、親水性官能基を有する構造単位(以下、「構造単位(4)」ともいう)を含有してもよい。構造単位(4)としては、下記式で表される官能基を有する構造単位が好ましいものとして挙げられ、その他、メタクリル酸又はアクリル酸由来の構造単位を挙げることができる。
上記重合体[A]は、ラジカル重合等の常法に従って合成することができる。例えば、(1)単量体及びラジカル開始剤を含有する溶液を、反応溶媒又は単量体を含有する溶液に滴下して重合反応させる方法;(2)単量体を含有する溶液と、ラジカル開始剤を含有する溶液とを各別に、反応溶媒又は単量体を含有する溶液に滴下して重合反応させる方法;(3)各々の単量体を含有する、複数種の溶液と、ラジカル開始剤を含有する溶液とを各別に、反応溶媒又は単量体を含有する溶液に滴下して重合反応させる方法;等の方法で合成することが好ましい。
感放射線性酸発生体[B](以下、単に「酸発生体[B]」ともいう)は、放射線によって酸を発生するものである。放射線とは、電離性を有する高いエネルギーを持った電磁波や粒子線をいう。この電磁波としては、可視光線、紫外線、遠紫外線、X線等を挙げることができる。
本発明の感放射線性樹脂組成物は通常、溶剤を含有する。用いられる溶剤は、少なくとも重合体[A]、酸発生体[B]、及び所望により後述の添加剤[D]を溶解可能な溶剤であれば、特に限定されるものではない。このような溶媒[C]として、例えばアルコール類、エーテル類、ケトン類、アミド類、エステル・ラクトン類、ニトリル類及びその混合溶媒等を使用することができる。
本発明の感放射線性樹脂組成物には、必要に応じ添加剤[D]として、各種のフッ素含有樹脂、脂環式骨格含有化合物、界面活性剤、酸拡散制御体、増感剤、架橋剤等を配合することができる。各添加剤の配合量は、その目的に応じて適宜決定することができる。
フッ素含有樹脂は、特に液浸露光においてレジスト膜表面に撥水性を発現させる作用を示す。そして、レジスト膜から液浸液への成分の溶出を抑制したり、高速スキャンにより液浸露光を行ったりしたとしても液滴を残すことなく、結果としてウォーターマーク欠陥等の液浸由来欠陥を抑制する効果がある成分である。
脂環式骨格含有化合物は、ドライエッチング耐性、パターン形状、基板との接着性等をさらに改善する作用を示す成分である。脂環式骨格含有化合物としては、例えば、
1−アダマンタンカルボン酸、2−アダマンタノン、1−アダマンタンカルボン酸t−ブチル等のアダマンタン誘導体類;
デオキシコール酸t−ブチル、デオキシコール酸t−ブトキシカルボニルメチル、デオキシコール酸2−エトキシエチル等のデオキシコール酸エステル類;
リトコール酸t−ブチル、リトコール酸t−ブトキシカルボニルメチル、リトコール酸2−エトキシエチル等のリトコール酸エステル類;
3−〔2−ヒドロキシ−2,2−ビス(トリフルオロメチル)エチル〕テトラシクロ[4.4.0.12,5.17,10]ドデカン、2−ヒドロキシ−9−メトキシカルボニル−5−オキソ−4−オキサ−トリシクロ[4.2.1.03,7]ノナン等
を挙げることができる。これらの脂環式骨格含有化合物は、1種を単独で又は2種以上を混合して使用することができる。
界面活性剤は、当該組成物の塗布性、ストリエーション、現像性等を改良する作用を有する成分である。界面活性剤としては、例えば、ポリオキシエチレンラウリルエーテル、ポリオキシエチレンステアリルエーテル、ポリオキシエチレンオレイルエーテル、ポリオキシエチレンn−オクチルフェニルエーテル、ポリオキシエチレンn−ノニルフェニルエーテル、ポリエチレングリコールジラウレート、ポリエチレングリコールジステアレート等のノニオン系界面活性剤の他、以下商品名で、KP341(信越化学工業社製)、ポリフローNo.75、同No.95(共栄社化学社製)、エフトップEF301、同EF303、同EF352(トーケムプロダクツ社製)、メガファックF171、同F173(大日本インキ化学工業社製)、フロラードFC430、同FC431(住友スリーエム社製)、アサヒガードAG710、サーフロンS−382、同SC−101、同SC−102、同SC−103、同SC−104、同SC−105、同SC−106(旭硝子社製)等を挙げることができる。これらの界面活性剤は、1種を単独で又は2種以上を混合して使用することができる。
酸拡散制御体は、露光により酸発生体[B]から生じる酸のレジスト被膜中における拡散現象を制御する。酸拡散制御体は、非露光領域における好ましくない化学反応を抑制する効果を奏し、得られる感放射線性樹脂組成物の貯蔵安定性がさらに向上し、またレジストとしての解像度がさらに向上するとともに、露光から現像処理までの引き置き時間の変動によるレジストパターンの線幅変化を抑えることができ、プロセス安定性に極めて優れた組成物が得られる。酸拡散制御体の当該感放射線性樹脂組成物における含有形態としては、遊離の化合物の形態である酸拡散制御剤でも、重合体[A]の一部として組み込まれた形態である酸拡散制御構造単位でも、これらの両方の形態でもよい。
ジ−n−ブチルアミン、ジ−n−ペンチルアミン、ジ−n−ヘキシルアミン、ジ−n−ヘプチルアミン、ジ−n−オクチルアミン、ジ−n−ノニルアミン、ジ−n−デシルアミン、シクロヘキシルメチルアミン、ジシクロヘキシルアミン等のジ(シクロ)アルキルアミン類;
トリエチルアミン、トリ−n−プロピルアミン、トリ−n−ブチルアミン、トリ−n−ペンチルアミン、トリ−n−ヘキシルアミン、トリ−n−ヘプチルアミン、トリ−n−オクチルアミン、トリ−n−ノニルアミン、トリ−n−デシルアミン、シクロヘキシルジメチルアミン、ジシクロヘキシルメチルアミン、トリシクロヘキシルアミン等のトリ(シクロ)アルキルアミン類;
アニリン、N−メチルアニリン、N,N−ジメチルアニリン、2−メチルアニリン、3−メチルアニリン、4−メチルアニリン、4−ニトロアニリン、ジフェニルアミン、トリフェニルアミン、ナフチルアミン等の芳香族アミン類を挙げることができる。
ピリジン、2−メチルピリジン、4−メチルピリジン、2−エチルピリジン、4−エチルピリジン、2−フェニルピリジン、4−フェニルピリジン、2−メチル−4−フェニルピリジン、ニコチン、ニコチン酸、ニコチン酸アミド、キノリン、4−ヒドロキシキノリン、8−オキシキノリン、アクリジン等のピリジン類;
ピペラジン、1−(2’−ヒドロキシエチル)ピペラジン等のピペラジン類のほか、ピラジン、ピラゾール、ピリダジン、キノザリン、プリン、ピロリジン、ピペリジン、3−ピペリジノ−1,2−プロパンジオール、モルホリン、4−メチルモルホリン、1,4−ジメチルピペラジン、1,4−ジアザビシクロ [2.2.2]オクタン等を挙げることができる。
増感剤は、酸発生体[B]に吸収される放射線のエネルギー以外のエネルギーを吸収して、そのエネルギーを例えば電子やラジカルのような形で酸発生体[B]に伝達し、それにより酸の生成量を増加する作用を示すものであり、当該感放射線性樹脂組成物の「みかけの感度」を向上させる効果を有する。
本感放射線性樹脂組成物をネガ型として用いる場合は、上述のように重合体[A]をアルカリ可溶性とすると共に、添加剤[D]として架橋剤を配合させるとよい。この架橋剤は、酸の存在下で、重合体[A]を架橋しうる化合物である。このような架橋剤としてはグリシジルエーテル基、グリシジルエステル基、グリシジルアミノ基、メトキシメチル基、エトキシメチル基、ベンジルオキシメチル基、ジメチルアミノメチル基、ジエチルアミノメチル基、ジメチロールアミノメチル基、ジエチロールアミノメチル基、モルホリノメチル基、アセトキシメチル基、ベンゾイロキシメチル基、ホルミル基、アセチル基、ビニル基、イソプロペニル基等の架橋性官能基を有する化合物を挙げることができる。
本発明の感放射線性樹脂組成物は、化学増幅型レジストとして有用である。化学増幅型レジストにおいては、露光により酸発生体から発生した酸の作用によって、樹脂成分、主に、重合体[A]中の酸解離性基が解離してカルボキシル基等を生じる。その結果、レジストの露光部のアルカリ現像液に対する溶解性が高くなり、この露光部がアルカリ現像液によって溶解、除去され、ポジ型のフォトレジストパターンが得られる。
東ソー社製GPCカラム(G2000HXL 2本、G3000HXL 1本、G4000HXL 1本)を用い、流量1.0ミリリットル/分、溶出溶媒にテトラヒドロフラン、カラム温度40℃の分析条件で、単分散ポリスチレンを標準とするゲルパーミエーションクロマトグラフィー(GPC)により測定した。
それぞれの重合体の13C−NMR分析は、核磁気共鳴装置(商品名:JNM−ECX400、日本電子社製)を使用し、測定した。
重合体(A−1)及び(A’−1)は、下記の単量体(M−1)〜(M−4)を用いて合成した。
(M−2):下記式で表される単量体
単量体(M−1)22.51g(50モル%)、単量体(M−2)12.54g(20モル%)、及び単量体(M−3)14.95g(30モル%)を2−ブタノン100gに溶解し、更に開始剤としてAIBN2.20gを投入した単量体溶液を準備した。
単量体(M−1)21.41g(50モル%)、単量体(M−2)5.96g(10モル%)、及び単量体(M−4)22.63g(40.0モル%)を2−ブタノン100gに溶解し、更に開始剤としてAIBN2.09gを投入した単量体溶液を準備した。
上記合成例にて合成した重合体(A−1)、(A’−1)以外の感放射線性樹脂組成物を構成する各成分(酸発生体(B)、溶剤(C)及び酸拡散制御体(D))について以下に示す。
(B−1):トリフェニルスルホニウムノナフルオロブタンスルホネート
<溶剤(C)>
(C−1):プロピレングリコールモノメチルエーテルアセテート
(C−2):シクロヘキサノン
<酸拡散制御剤(D)>
(D−1):N−t−ブトキシカルボニル−4−ヒドロキシピペリジン。
実施例1で得られた重合体(A−1)100質量部、酸発生剤(B)として、(B−1):トリフェニルスルホニウムノナフルオロブタンスルホネート7.5質量部、酸拡散制御剤(D)として、(D−1):N−t−ブトキシカルボニル−4−ヒドロキシピペリジン0.6質量部を混合し、この混合物に、溶剤(C)として、(C−1)プロピレングリコールモノメチルエーテルアセテート930質量部、(C−2)シクロヘキサノン400質量部を添加し、上記混合物を溶解させて混合溶液を得て、得られた混合溶液を孔径0.20μmのフィルターでろ過して実施例2の感放射線性樹脂組成物を得た。
実施例1の重合体を(A−1)から合成例1で得られた重合体(A’−1)に変え、実施例2と同様にして、比較例1の感放射線性樹脂組成物を得た。
得られた実施例2及び比較例1の感放射線性樹脂組成物について、ArFエキシマレーザーを光源として、感度、解像度、露光余裕について評価を行った。評価結果を下記表1に示す。
8インチのウエハー表面に、下層反射防止膜形成剤(商品名:ARC29A、日産化学社製)を用いて、膜厚77nmの下層反射防止膜を形成した。この基板の表面に、実施例および比較例の感放射線性樹脂組成物をスピンコートにより塗布し、ホットプレート上にて、100℃で60秒間SB(SoftBake)を行い、膜厚150nmのレジスト被膜を形成した。
最適露光量で解像される75nm1L/1S寸法のパターンが、同じマスクを用いて露光量を変えて露光した際にライン幅が最適露光量で露光した際に形成された75nmの±10%以内となる場合の露光量の範囲の、最適露光量に対する割合を露光余裕とした。露光余裕が大きいほどプロセスマージンが大きいものと理解される。なお、パターン寸法の観測には上記走査型電子顕微鏡を用いた。
上記走査型電子顕微鏡を用いて、最適露光量にて解像した75nm1L/1Sのパターンをパターン上部から観察する際に、線幅を任意のポイントで10点測定し、その測定値の3シグマ値(ばらつき)をLWR(Line Width Roughness)とした。LWRはパターンのガタツキを示す指標であり、数字が小さいほどパターンの均一形成性が優れている。
上記最適露光量の評価法に従い、最適露光量にて120nmライン250nmピッチ、125nmライン250nmピッチ、130nmライン250nmピッチとするマスクパターンをそれぞれ介して、ピッチ250nmのLSパターンを形成した。このとき、マスクのラインサイズ(nm)を横軸に、各マスクパターンを用いてレジスト膜に形成されたライン幅(nm)を縦軸にプロットしたときの直線の傾きをMEFとして算出した。MEF(直線の傾き)は、その値が1に近いほどマスク再現性が良好である。
