Description

【発明の詳細な説明】 〔産業上の利用分野〕 本発明は半導体集積回路の製造装置に関するものである
。
〔従来の技術〕
従来のウェット処理装置は、シリコン基板上に形成され
た酸化膜、多結晶シリコン、シリコン窒化膜、もしくは
リン拡散によるリンガラス層などを除去するためのウェ
ットエツチング槽と、ゴミ、汚れを除去するためのウェ
ハー洗浄槽とは別々の装置で構成されていた。
〔発明が解決しようとする問題点〕
上述した従来のウェット処理装置はエツチング槽とウェ
ハー洗浄槽が別々の装置で構成されているため、エツチ
ング処理が終了すると一度つエバーを乾燥させ、あらた
めてウェハー洗浄槽でウェハーのクリーニングを行わな
ければならなかった。
ところでウェハー表面に付着したゴミ、汚れは一度乾燥
してしまうと強い結合力を持ってウェハーに付着してし
まう、一度この強力な結合力で付着したゴミ、汚れは簡
単には除去できない。
従ってエツチング槽と洗浄槽が分離した装置で構成され
ていた従来のウェット処理装置ではエツチング槽で付着
したゴミ、汚れを後の洗浄槽でも十充には取シきれない
という欠点を有していた。
本発明はエツチング処理を施したウェハーを乾燥させる
ことなく、ウェハー洗浄処理を施す製造装置を提供する
ものである。
〔問題点を解決するための手段〕
本発明はウェットエツチングを施したウェハーを乾燥さ
せる工程の前工程に、過酸化水素水とアンモニア水の混
合液もしくは無機酸で構成されるウェハー洗浄槽を設置
したことを特徴とする半導体集積回路の製造装置である
。
〔実施例〕
次に本発明の一実施例について図面を参照して詳細に説
明する。
第１図は本発明の一実施例を説明するためのウェット処
理装置の主要部分の断面図である。
第１図に示したように第１槽目にエツチング槽１を設け
、このエツチング槽１でキャリア５内のシリコンウェハ
ー上の酸化膜、多結晶シリコン、シリコン窒化膜もしく
はリンガラスをエツチングする。第２槽目は前記エツチ
ング液を除去するだめの水洗槽２である。第３槽目はア
ンモニア水と過酸化水素水との混合液もしくは無機酸に
よるウェハー洗浄槽３である。このウェハー洗浄槽３で
エツチング槽１内で付着したゴミ、汚れを除去する。第
４槽目はウェハー洗浄液を除去するための水洗槽４であ
る。第１槽目から第４槽目までの処理が完了してはじめ
てウェハーを乾燥する。
〔発明の効果〕
以上詳細に説明したように本発明のウェット処理装置は
エツチング槽とウェハー処理槽を同一装置内に有するこ
とによシ、エツチング処理後乾燥することなくウェハー
洗浄処理を施すことができ、このためエツチング槽内で
付着したゴミ、汚れをウェハー洗浄槽内で効果的に除去
できる効果がある。

第１図は本発明のウェット処理装置の一実施例を説明す
るための主要部分の断面図である。

    【特許請求の範囲】
  1. （１）ウェットエッチングを施したウェハーを乾燥させ
    る工程の前工程に過酸化水素水とアンモニア水の混合液
    もしくは無機酸で構成されるウェハー洗浄槽を設置した
    ことを特徴とする半導体集積回路の製造装置。
