- 【実用新案登録請求の範囲】 半導体基板に埋め込み層と該埋め込み層の上部
に低濃度不純物領域と素子分離領域を有し、該低
濃度不純物領域の表面にシヨツトキー電極を有す
るシヨツトキーダイオードにおいて、 上記シヨツトキー電極から延びる空乏層の端部
と上記埋め込み層との間の低濃度不純物領域の不
純物濃度を高くしたことを特徴とするシヨツトキ
ーダイオード。
