Claims (1)
- 半絶縁性基板中にイオン注入法により形成した
ｎ型半導体層を能動層とし、その上にシヨツトキ
ー障壁ゲート電極と、オーム性のソース、ドレイ
ン電極を設けてなる電界効果トランジスタにおい
て、ゲート電極のソース及びドレイン電極側の領
域に、ゲート電極下よりも厚みが厚くかつキヤリ
ア密度の大きい領域が設けられており、かつ該領
域の表面がエツチングにより掘り込まれているこ
とを特徴とする電界効果トランジスタ。
