Abstract
PURPOSE:To decrease the number of the component parts with no increment of the power loss as well as to avoid the lowering of the hFE of the output transistor by using the Darlington transistor to the output transistor and forming the damper diode into the same semiconductor substrate along with the Darlington transistor. CONSTITUTION:When incorporating the damper diode into the same semiconductor substrate as the transistor, n<+>-layer 7 is formed separately in the same diffusion process. At the same time, short-circuit electrode 8 is formed in the same process as the base and emitter electrodes. In such constitution, resistances 11 and 12 are put between each emitter and base of driving step transistor 9 and output step transistor 10, and furthermore the same hFE as the single transistor can be obtained owing to the Darlington connection. Also, the reliability can be enhanced with reduction of the cost owing to reduction of the number of the component parts.
