【発明の詳細な説明】
電気光学デバイス 技術分野
本発明は光回路及びそれらの回路内での光の変調に使用するための集積シリ
コン導波路のような電気光学デバイス及びそのようなデバイスを製造する方法に
関する。技術の背景
集積電子回路に類似している集積光導波路は基板上に形成される光導波路を
備える。それらの導波路内を伝送する光の変調は導波路回路媒体の光特性を能動
的に変えることによって達成される。
集積光学には、多くの応用があるが光ファイバー通信に最も一般的に応用さ
れている。集積光学が利用される共通の光学機能は指向性スイッチ、位相変調及
び輝度変調を含む。
種々の能動集積光学システムはシリコンに基礎を置いている。シリコン集積
光デバイスの利点は標準のシリコン集積電子回路製造技術及び1個のシリコンデ
バイス上の集積光及び電子回路の可能な使用を含む。シリコン集積光学の有効な
使用の場合、電気的に制御可能な変調が標準のプレーナシリコン電子集積回路製
造技術を利用して低損失(すなわち1dB/cm以下)の導波路構造をつくるこ
とが重要であると考えられる。従来技術はそれらの組合わされた要求を十分に満
足し得なかった。
US−A−4746183及びUS−A−4787691はシリコンリブ導
波路に垂直方向にドープされた接合を利用する多数の能動導波路デバイス、すな
わちリブの上面の電極とデバイスの反対側の電極との間に形成されたダイオード
を記載している。このデバイスは高濃度にドープされた基板を使用して作られる
ことができ、より低い導波路クラデイングとして作用するが、それらは基板内を
移動する導波のエバネッセントフィールドの高い自由キャリア吸収による高い光
損失を被るであろ。それに替わる構造はより低い光損失を有する埋め込み二酸化
シリコンクラデイングを利用する(埋め込み二酸化シリコン層は導波を完全に閉
じこめるのに十分な厚さを有する)。しかしながら、この配置は電気的コンタク
トを低抵抗基板に設けるために埋め込み絶縁層中にブレークを作る追加の製造工
程を必要とする。
EP−A−0433552は二酸化シリコン上にリブ導波路を構成した能動
シリコン導波路デバイスを記載している。第1配置において垂直方向のp/n接
合はリブに形成され、該リブはその上面に第1の電気的コンタクトを備え、そし
て第2の電気的コンタクトはそのリブに近接したシリコン層の上面に(高濃度に
ドープされたn−領域の形で)形成される。それ故にそれらの電気的コンタクト
間の電流の流れ(それは導波路の電荷キャリア密度を変更する)はリブの全断面
積を横切って広がらない。これはサブミクロン寸法のデバイスにとってほとんど
重要ではないかもしれないが、この従来技術で記述されているようにデバイスが

るために十分大きい場合、これは所定の電流の導波路の有効屈折率変化を減じ、

EP−A−0433552に記載されている他の配置において、横方向バイ
ポーラトランジスタはシリコン基板上の二酸化シリコン層を覆うシリコン層から
なるプレーナ導波路に設けられる。この配置はトランジスタの高濃度にドープさ
れた領域の導波エバネッセントフィールドの吸収によって高い光損失を導波路構
造に導びく。またそのような構造は、約0.5ミクロンより深いドーパントを均
一に分布した濃度に導入することが困難であるので厚さ1ミクロン以下のプレー
ナ導波路においてのみ形成されることができる。
また自由キャリア注入及び空乏によって導波路の自由キャリア濃度を変える
ために電界効果トランジスタを利用するシリコン導波路変調デバイスがまた提案
されている(例えばGB−A−2230616において)。しかしながらそれら
のデバイスはサブミクロン寸法を備える導波路を必要とし、それによりそれらデ
バイスは光ファイバーおよび手段との低損失接続を必要とする応用から排除され
、かつそれらデバイスは以下に記述する理由のために二酸化シリコンウエハ上に
容
易に有効なシリコンから形成されることができないので製造にコストがかかる。発明の開示
本発明の第1の概念によれば、絶縁材層によって基板から分離され、光信号
を伝送するための導波路とされる上面及び両側面を備えるリブを形成させたシリ
コン層からなる電気光学デバイスであって、横方向にドープされた接合がリブの
両側面に形成され、その接合間に電圧を加え、リブの少なくとも断面の部分間の

本発明の第2の概念によれば、シリコンオン絶縁体ウエハを選択する工程と
、エピタキシャル成長によってそのシリコン層の厚さを厚くする工程と、シリコ
ン層をエッチングしてその層にリブ導波路を形成する工程と、そして導波路のリ
ブの両側面間に横方向にドープされた接合を形成する工程とからなる電気光学デ
バイスを製造する方法を提供する。
本発明の好ましい特徴は以下の記載及び明細書に添付のクレームから明らか

本明細書中で使用される‘横方向’、‘垂直方向’、‘側面’、‘上面’等
の記述用語はデバイスに関して記述の便宜上添付図面に示された方向を指示して
いる。クレームされた発明の範囲は実際にどんな方向での使用をも含み、よって
それらの用語は図面に示した方向に限定して解釈されるすべきではない。
図1に示されたデバイスは、絶縁層2、例えば二酸化シリコンによってシリ
コン基板1から分離された名目上真性のシリコン結晶層3を備える。上面4A及
び両側面4B及び4Cを有するリブ4は図面の矢印I、Oによって示された方向
に光信号を伝送するために導波路として作用するようにシリコン層3に形成され
る。光はシリコン層3より小さい屈折率の二酸化シリコン層2によって及びシリ
コン(例えば二酸化シリコン)の屈折率より小さい空気か又は他のいかなる媒体
かのいずれかによって上面の垂直方向の導波路内に閉じ込められる。リブ4の下
で光の水平な閉じ込めは取り囲むスラブ導波路3Aの低い有効屈折率によって達
成される。
デバイスは大規模集積(VLSI)電子集積回路の構成のために主として製
造される従来のシリコンオン絶縁体を用いて構成することができるように設計さ
れることが好ましい。VLSI応用のために好都合なシリコンオン絶縁体の特別
なタイプはウエハに酸素を注入しそして次に該ウエハをアニールすることによっ
て形成される。
このプロセスはJ.Morgail et al.による1989,p526,54Appl.Phys.Lett.,の論
文‘二工程の酸素注入によって形成されるシリコンオン絶縁体構造中の欠陥密度
の減少’に記載されている。このプロセスによって形成されたウエハは典型的に
厚さ約0.4ミクロンを有する二酸化シリコン層によってシリコン基板から分離
された厚さほぼ0.1乃至0.2ミクロンのシリコンの上層を備える。現状では
、この構造は埋め込み酸化物層が光波形のエバネッセントフィールドを完全に閉
じ込めるのに十分な厚さを有していないので低損失光導波路の構成に役立たない
。それらの損失は酸化物層の厚さを厚くすること又は上層のシリコンの上層をよ
り厚くすることのいずれかによって減少できる。
いかなる手段によってでも酸化物層の厚さを厚くすることはシリコンの上層
中の欠陥密度を増加しかつ製造コストを高める。酸化物層をより厚くすることを
達成することができるシリコンオン絶縁体を構成する他の方法は酸素注入材を伴
うことにより経済スケールの恩恵を受けない故により高価になるためVLSI応
用にとって好ましくない。
図面に示されたそのようなシリコンオン絶縁体デバイスを形成する好ましい
方法は上述したタイプの従来のシリコンオン絶縁体をシリコンの上層の厚さを厚
くなるように修正することである。これは数ミクロン、例えば2乃至8ミクロン
の厚さにシリコン層を成長させることによって容易に達成される。次にリブは従
来のエッチング技術を用いてシリコンのこの層に形成することができる。かくし
てこの様な方法で構成されたリブ導波路は以下の様な重要な特性を有する。
(1)光の閉じ込めの程度が高くなることで光損失を低くできる。
(2)数ミクロンの寸法を有することによって光ファイバーに適合できる。
(3)それは従来のシリコンオン絶縁体ウエハ上の簡単な修正によって形成する
ことができるので、それは比較的に安価に製造することができる。
1.2乃至1.6ミクロンの波長の範囲で光信号用の光導波路を作るための
そのような方法はJ.Schmidtchen et al.Electronic Letters,27,p1486,1991によ
る論文‘シリコンオン絶縁体中に大きな断面を有する低損失単一モード光学導波
路’に記載されている。
さらに以下に記載されているようにダイオードの形の横方向にドープされた
接合は図1に示されたデバイスのリブ4に形成されそしてメタライズされたコン
タクト5はダイオードを横切る変調された電圧を提供することのできる電子ドラ
イブ6に接続するために設けられる。
図1のデバイスのA−A断面である図2を参照すると、ダイオードはリブ4
の両側面に形成された2つの高濃度にドープ(ほぼ1019不純物原子/cm2以上
)された領域7及び8としてリブ4に形成されることがわかる。一方の領域7は
nにドープされ、他方の領域8はpにドープされる。2つの高濃度にドープされ
た領域7及び8との間の領域9はn又はpのいずれかにわずかにドープされ、又
は名目上ドープされていない。そのようなダイオードはpinダイオードとして
知られている。接合7、8及び9のドープ濃度は順方向バイアス電圧がダイオー
ドに印加される時自由キャリア注入領域は領域9を横切って延出すように選択さ
れる(電子はn型領域7から領域9内に注入され、そして正孔はp型領域8から
領域9内に注入される)。ドープされた領域7及び8はデバイスの所望の交差長
さによって決定されるリブ4の長さに沿って延出する。
従来技術と異なり横方向ダイオード、すなわちその両側面間でリブを横切っ
て形成される該ダイオードはリブの長さに沿って延びるダイオード又は垂直ダイ
オードのいずれか一方で使用されることに留意することが重要である。
領域7及び8に作られたコンタクト5はリブ4からある距離をもって設けら
れ、そしてリブ4の両側壁上に平行に形成することもできる。コンタクト5はリ
ブ両側壁に近づけば近づくほどドープされた領域7及び8によってもたらされる
接合抵抗はより小さくなるであろう。しかしながら金属コンタクト5がリブ両側
壁に近づけば近づくほど導波エバネッセントフィールドの金属コンタクト5との
結合を介して光損失はますます大きくなる。設計上の約束ごとは特別な応用に依
存するそれらのファクター間で達成されなければならない。コンタクト5はドー
プされた領域7及び8の長さに沿って延出することが好ましい。
図1及び2を参照すると、順方向バイアス電圧の変調はダイオード接合の長
さにわたってリブ導波路の上部の自由キャリア濃度を変調しそして当業者によく
知られた機構によってリブ導波路のこの部分の屈折率の変調を生じる。一方この
屈折率の変調はリブ導波路の有効長さ及び有効屈折率の変調を生じるリブ導波路
のモデル伝搬定数を変調する。導波路の有効長さの変調はIでデバイスに入る光
と0で出る光との間の位相差を変調する。ここで図1及び2に示されたデバイス
は光位相変調器として使用されることができる。
上述したタイプの横方向ダイオードは光波が閉じ込められるリブの断面部分
、この場合領域9を横切る自由キャリア密度を制御し、そしてそれ故に屈折率が
変化する領域と導波路を通って移動する光波の間の有効な重なりを最大限度にす
ることに利点がある。この重なりが大きいければ大きいほど導波路の有効屈折率
の変化はますます大きくなる。もし重なりが減少するならば有効屈折率の変化は
小さくなり、そしてそれ故に必要な変調を提供するためにはより大きなデバイス
が要求される。
領域7及び8において表面拡散ドーパントプロファイルはその表面上で高濃
度を有し、そしてシリコン中の底部で減少するであろう。ドープされた領域7及
び8は領域9におけるような真性シリコンより低い屈折率を有する。これは領域
9に対する導波光の閉じ込めを高める。ドープされた領域7及び8の幅/深さを
高めることによってpin接合の真性領域9の幅を減少させ、かくして領域9の
所定の屈折率変化を生じるために必要とされる電流を減じる。しかしながら領域
9と導波光波間の重なりはたとえ全体の導波路リブ幅に対する領域9の相対的な
幅Wが減少したとしても広く残っているので導かれた光波は領域7及び8のより
小さい屈折率によって領域9に実質的に閉じ込められたままとなり、それにより
導波路モードの有効屈折率の変化を最大限にすることを確実にする。この方法で
接合を狭くすることによって所定の位相変調に要求される電流を5乃至10倍減
少することができるが、なお比較的に大きなリブ導波路の使用を必要とする。も
し領域9がn及びpドーパントの等しい数を含むならば、真性領域9(又は疑似
真性領域)は典型的にリブ導波路の幅を約25%減少することができる。かくし
て小さな寸法で、低パワーで、高速な接合が大きな導波路に効果的に形成され、
しかも比較的容易に作ることができる。
そのような配置の場合、リブにダイオードを形成するn及びpドープされた
領域を互いに平行に配置しかつリブの対向する両側に対称的に配置させることが
好ましい。これはダイオードが順方向にバイアスされる時自由キャリア注入が領
域9の全体にわたって生じ、かくして屈折率の変化を最適化することを確実にす
ることを助ける。
ダイオードのスイッチング速度はまたダイオードの寸法、すなわちドープさ
れた領域7と8との間の距離に依存する。導波路の高さ(すなわち図2に示され
た距離R)は光ファイバーとの接続損失を少なくさせるために少なくとも4ミク
ロンであることが好ましい。しかしながらデバイスのこのタイプの場合、リブ4
の幅(すなわち図2に示された距離W)又は領域9の幅は導波路の光損失を十分
に高めることなしにスイッチング速度を改善するために減じることができる。
図1及び2をさらに参照する。リブ導波路4は、定の波長範囲について基本
モードだけを伝送し、他の全ての高次のモードをカットするように構成されるこ
とが好ましい。これは水平な導波路においてリブ4の下の基本モードと周囲のス
ラブ3の基本モードとの間で、スラブ高さ(S)のリブ高さ(R)に対する比及
びリブ幅(W)のリブ高さ(R)に対する比によって制御される有効屈折率の差
を十分に小さくして全ての高次のモードをカットすることを確実にすることによ
って達成される。全ての高次の垂直なリブモードがカットされることを確実にす
るためにはそれらの垂直なリブモードはスラブ高さ(S)のリブ高さ(R)に対
する比によって制御される、基本の垂直なスラブモードより低い有効屈折率を持
たなければならない。これはより高い秩序の垂直なリブモードが反応的でないこ
とを確実にするであろう。その理由はそれらはこのスラブモードのより高い有効
屈折率のため基本垂直スラブモードに結合するためである(この詳細な記載は上
で言及された文献に示されている)。
これらのデザインルールで構成されたリブ導波路は図1及び2で示されたデ
バイスの主として単一モード動作を確実にする。
構成の方法及び特定の寸法の特定な実施例は図示された図1及び2のタイプ
のデバイスにおいてここに記載される。
繰り返えされる酸素注入及びアニーリング(ほとんど欠陥のないシリコン表
面結晶層3を形成する)によって形成される厚さ0.4ミクロンの二酸化シリコ
ンの埋め込み層を有するドープされていないシリコンウエハはドープされてない
シリコンを用いて、厚さ4.75ミクロンにエピタキシャル成長されたシリコン
層3をその表面に有する。次に1.5ミクロンの二酸化シリコン層(図示せず)
は厚さ4ミクロンのシリコン層3を残してその表面上に熱成長される。これに代
えて厚さ4ミクロンのシリコン層3はある他の手段によってその上に堆積された
厚さ1.5ミクロンの二酸化シリコン層(図示せず)を有することができる。
次に幅W4ミクロンを有するリブ4は垂直又はほぼ垂直な壁を有する2つの
トレンチ11、12を形成することによって規定され、そしてその各々のトレン
チ幅は二酸化シリコン表面層(図示せず)を介してシリコン層3に深さ1.1ミ
クロンまで反応性イオンエッチングによってほぼ8.5ミクロン以上となる。露
出されたシリコントレンチは次に熱酸化されて厚さ0.5ミクロンの酸化物を生
じる。この熱酸化プロセスはリブ4の側壁4B,4Cの表面粗さを減じそれ故に
散乱界面を介して可能な導波路損失を減じる。
第1のトレンチ11にこのようにして形成された酸化物層は等方性エッチン
グによってpin接合の所望の長さに等しい長さにわたって除去され、そしてリ
ン(又はほう素)が既知のドーピング方法を用いてトレンチの底及び両側中に1
019不純物 原子/cm2を越える濃度に拡散され、続くトレンチ11の再酸化によ
ってトレンチ11中に厚さ0.5ミクロンの二酸化シリコン層を生じる。次に第
2のトレンチ12中の酸化物層は同様にして除去されそしてほう素(又はもしほ
う素が第1のトレンチ中に拡散されるならばリン)が第1のトレンチと同じ長さ
にわたってかつ同様な濃度に第2のトレンチ12の底及び両側中に拡散され、続
くトレンチ12の再酸化によってトレンチ中に厚さ厚さ0.5ミクロンの二酸化
シリコン層を生じる。拡散条件はpin接合の所望の幅に依存して変えることが
できる。トレンチ11及び12の底及びリブ4の両側に形成されるドープされた
領域の厚さ(又は深さ)は典型的に約0.2乃至0.5ミクロンである。
この連続する酸化工程はほぼ4ミクロンのシリコンのリブ高さ(R)、ほぼ
2.4ミクロンのシリコンのスラブ高さ(S)及びほぼ3ミクロンのシリコンの
リブ幅(W)を生じる。
次にコンタクトホールがドープされたシリコン領域に下部を通してエッチン
グされる。次にその構造は既知の方法によってアルミニウムでメタライズされ、
そしてこの後nドープされた領域7に対して1つの電気的コンタクト5及びpド
ープされた領域8に対して他の電気的なコンタクト5を与えるためにパターン形
成される。金属コンタクト5はリブ導波路から離れて作られることができそれに
よって上述したように導波路に対する結合を防止する。
かくしてリブの両側壁4B及び4Cに形成されるn及びpにドープされた領
域7及び8への電気的な接続はトレンチ11、12の底を横切ってメタライズさ
れたコンタクト5まで延出するn及びpにドープされた領域によって形成される
。しかしながら電気的な接続はリブ4の両側壁4B及び4Cに直接に設けられた
メタライズされたコンタクト又はトレンチ11、12の底までエッチングされた
スルーコンタクトホールを含む他の方法でn及びpにドープされた領域7及び8
に作られることができる(図4に示されたように)。
自由空間波長oを有する光の場合、π位相シフトについてpin接合の長さ
(Lπ)は公式Lπ=o/2×nによって導波路(所定の注入された自由キャリ
ア濃度に対して)の有効屈折率の変化によって定義される。
上述した実施例のデバイスの場合注入されたキャリア濃度が1018/cm3
と仮定すると有効屈折率変化は10-3となるであろう、それによって520ミク
ロンの長さLπを必要とする。
かくして上述した実施例の場合、スラブ高さSのリブ高さRに対する比は2
.4/3.0、すなわち0.8/1.0であり、そしてリブ幅Wのリブ高さRに
対する比は3.0/4.0、すなわちほぼ0.75/1.0である。
ダイオードのPlnタイプはほとんどの応用に有効であると思われるけれど
、従来技術で知られたダイオードの他の形又はドープされた接合からなる他のデ
バ
イスはそれらが上述したように横方向に配置されるかぎり使用されることができ
る。
図3は第1の導波路と第2の導波路との間で光を切り替えるために上述した
パイプの導波路接合デバイスの使用例を示す。図4の導波路システムは図3の(
B−B)断面を示す。
このようなスイッチの動作原理はよく知られており、よって要点のみを記載
する。
図3を参照すれば、クロスリブ導波路接合は図1及び2を参照して記載され
たタイプの単一モードリブ導波路4を利用して形成される。2つの導波路の主軸
の交差点を中心とした領域に対して、2つの平行なリブ導波路は交差領域に出入
りする導波路の延長として形成される。これらの平行な導波路は図1及び2を参
照して先に記述されたようにそれらの中に形成されたpin接合を有し、そして
トレンチ10によって互いに分離される。
図4は図3のデバイスの交差領域の断面を示す。2つの平行な導波路間の領
域はドープされpin導波路の双方について共通の領域8を形成する。この共通
な中心領域8は交差領域の外側領域7が中央の領域8に対して逆のタイプでドー
プされている場合、n又はpのいずれかでドープされることができる。
2つの接合は電気ドライブ6を用いて一諸に又は独立してバイアスされるこ
とができる(図3参照)。
導波路の交差角はI1で入る光の全内部反射がI1/O1リブ導波路におい
て2つのpin接合をゼロバイアスに維持するように選択される。この同じ状態
はI2/O2導波路についても存在する。それ故にゼロpin接合デバイスでI
1でスイッチに入る光はO1から出てそしてI2で入る光はO2から出る。
両方の接合が順方向にバイアスされる時、pin導波路の有効屈折率は減少
し、導波路の閉じ込めは減少し、そして全内部反射はもはや内部の平行なpin
リブ導波路界面10で生じない。これはpinリブ導波路がマイナスの交差角を
有する場合、pinリブ導波路有効界面10で水平なモード角は臨界反射角 。
以下であることを提供する。I1で入る光はそれ故にI2/O2導波路内で強く
結合し、そしてO2で出て、そしてI2で入る光はI1/O1導波路内で強く結
合しそしてO1から出る。
この動作モードの場合、2つのpin導波路間の結合係数Kはバイアスのな
い状態で第1の導波路から第2の導波路にパワーの正味でない移動を生じること
を確実にすることが重要である。接合が順方向にバイアスされる時、結合係数K
は変わるであろう。そして2次手段によって第1導波路から第2導波路に結合さ
れた光は変更される。
動作の第2モードはpin接合の一方のみを順方向にバイアスする。これは
ゼロ接合バイアスで光によってそれから近接のpin導波路を強く結合させそれ
故により高い屈折率を生じるpin導波路の有効屈折率を減じるであろう。例え
ばもしI1/O1pin導波路が順方向にバイアスされるならばI1でスイッチ
に入る光はO2から出てそしてI2で入る光はO2から出るであろう。同様に入
力I1及びI2はもしI2/O2pin接合がI1/O2pin接合に替わって
順方向にバイアスされるならばO1から出る。
両方の動作モードにおいて、デバイスは上述において使用された方向に対し
て反対の方向に伝送する光の場合と同様に行なわれる。
上述したタイプの導波路接合デバイスは多様な他の適用に使用することがで
きることに気付く。産業上の利用可能性
上述したデバイスは多様な集積光回路に使用されかつ製造されることができ
る。

Claims (1)
- 【特許請求の範囲】 1.絶縁材層によって基板から分離され、光信号を伝送するための導波路とされ る上面及び両側面を備えるリブを形成させたシリコン層からなる電気光学デバイ スであって、横方向にドープされた接合がリブの両側面に形成され、その接合間 に電圧を加え、リブの少なくとも断面の部分間の電荷キャリアの密度を制御し、 導波路の有効屈折率を能動的に変更することを特徴とする電気光学デバイス。 2.前記接合はリブの対向する両側面に対称的に配設されたpドープ領域とnド ープ領域からなる請求項1記載のデバイス。 3.前記nドープ領域及び前記pドープ領域は真性、疑似真性又は薄くドープさ れた領域によって分離されてpinダイオード形成することを特徴とする請求項 2記載のデバイス。 4.前記真性、疑似真性又は薄くドープされた領域はリブの幅の実質的に25% を占めても延びている請求項3記載のデバイス。 5.前記リブの両側面から離れた位置で延びているシリコン層にドープされた領 域を介して前記接合に電気的に接続される電気的コンタクトを備える前項のいず れか1項に記載のデバイス。 6.前記シリコン層の厚さ(リブの上面から絶縁材層まで)は2及び5ミクロン の間である前項のいずれかに1項に記載のデバイス。 7.前記絶縁材層は二酸化シリコンからなる請求項6記載のデバイス。 8.前記二酸化シリコン層は厚さがほぼ0.4ミクロンである請求項7記載のデ バイス。 9.厚さを厚くするためにエピタキシャル的に成長されたシリコンの表面層を有 する従来のシリコンオン絶縁体ウエハから作られる請求項8記載のデバイス。 10.前記シリコン層の厚さに対するリブ高さの比及びリブ幅に対するリブ高さ の比は所定の波長に対して基本モードのみ(垂直及び水平方向の両方において) が伝送されるように選択される前項のいずれか1項に記載のデバイス。 11.光位相変調器の部分からなり、屈折率の変更は導波路の有効長を変えるた めに使用されることを特徴とする前項のいずれか1項に記載のデバイス。 12.光スイッツチの部分からなり、屈折率の変更は第1導波路及びその第2導 波路間の結合を変えるために使用されることを特徴とする請求項1−10のいず れか1項に記載のデバイス。 13.実質的に図面を参照して上述された電気光学デバイス。 14.シリコンオン絶縁体ウエハを選択する工程と、エピタキシャル成長によっ てそのシリコン層の厚さを厚くする工程と、シリコン層をエッチングしてその層 にリブ導波路を形成する工程と、そして導波路のリブの両側面間に横方向にドー プされた接合を形成する工程とからなる電気光学デバイスを製造する方法。 15.前記横方向接合はリブの1方の側面のpにドープされた領域とその他の側 面のnにドープされた領域を形成することによって形成される請求項14記載の 方法。 16.前記ドープされた領域はリブの両側面中にドーパントを拡散することによ って形成される請求項15記載の方法。 17.実質的に上述した電気光学デバイスを製造する方法。 18.ここに開示されたいずれの新規な特徴又は特徴の組合わせ。
