Abstract
導体装置は、基板12の上の金属リード線14と、少な
くとも金属リード線14の間にある低誘電率材料18
と、金属リード線14及び低誘電率材料18の上にデポ
ジットされた伝熱性絶縁層22とで構成される。金属リ
ード線14からの熱は伝熱性絶縁層22に伝達可能であ
り、伝熱性絶縁層22はこの熱を散逸することができ
る。低誘電率材料18は3.5未満の誘電率を有する。
低誘電率材料を使う回路に対して、金属リード線の信頼
性を改善することができる。

の製造、更に具体的に云えば、金属リード線の間の間隔
が1μm未満(サブミクロン)で、その間に低誘電率材
料がある半導体に関する。
含めて、電子回路用の集積回路に広く使われている。こ
う云う集積回路は、典形的には、単結晶シリコンに作ら
れた多数のトランジスタを使っている。今日では、多く
の集積回路は相互接続の為に多重メタライズ・レベルを
持っている。
くすることにより、又はチップ当たりよく多くのトラン
ジスタを得て、回路の複雑さを高めることにより、ウェ
ーハ・コストを下げる為に、半導体装置は水平次元の倍
率を定めている。半導体装置は水平次元で倍率を定める
が、半導体装置を垂直次元で倍率を定めることは一般的
に行なわれていない(これは電流密度が信頼性の限界を
越えるからである)。この為、導体は大きい縦横比(導
体の幅に対する導体の高さの比が1より大きい)を持つ
ことがある。水平方向の倍率の決定により、こう云う背
の高い金属リード線が一層密に接近して詰込まれ、リー
ド線の間の容量結合が回路速度の主な制約になる様にな
っている。線間静電容量が大きいと、電気的な効率の悪
さ及び不正確さの惧れがある。こう云う多重レベル・メ
タライズ装置内での静電容量を減少すると、線の間のR
C時定数が減少する。
使われている材料は二酸化シリコンである。然し、熱酸
化又は化学反応気相成長によって成長させた稠密な酸化
シリコンの誘電率は3.9程度である。誘電率は、1.
0が真空の誘電率を表わす様な目盛に基づいている。種
々の材料は、1.0に極く近い値から数百の値までの誘
電率を持っている。この明細書で云う低誘電体とは、誘
電率が3.5未満の材料を指す。

みがなされている。絶縁層として低誘電率材料を使う
と、線(又はリード線)の間の静電容量が減少し、こう
してRC時定数が減少する。これまで認識されていない
と思われる問題は、特に縦横比の大きい金属リード線の
場合、低誘電率材料の熱伝導度が低下する結果、ジュー
ル熱効果により金属リード線が破断することがあること
である。この発明は、構造の熱伝導度を改善し、その結
果、低誘電率材料を用いた構造に於ける金属リード線の
信頼性を改善することにより、この問題を解決する。

より20%高い熱伝導度を持つ層)を金属リード線及び
低誘電率材料の上にデポジットする。
をデポジットし、金属相互接続層を予定のパターンでエ
ッチングして、金属リード線を形成する。薄い伝熱層
(低誘電率材料の熱伝導度よりも少なくとも20%高
い、好ましくはSi3 N4 より20%高い熱伝導度を持
つ絶縁材料)を基板及び金属リード線の上にデポジット
する。その後、薄い伝熱層の上で、金属リード線とダミ
ー・リード線との間に低誘電率材料をデポジットする。
低誘電率材料を金属リード線の頂部から取り去り、薄い
伝熱層を露出する。伝熱性絶縁層を金属リード線及び低
誘電率材料の上にデポジットする。金属リード線からの
熱は薄い伝熱層を介して伝熱性絶縁層へ伝達可能であ
り、この絶縁層でこの熱を散逸することができる。
路に対する金属リード線の信頼性を改善することであ
る。この発明は、縦横比が高い金属リード線と熱絶縁性
が一層強い低誘電率材料との組合せを持つ半導体にとっ
て、特に有利である。
共に参照されるべきであるが、特に断らない限り、図面
全体に亘って、同様な部分を表わすのに同じ参照数字及
び記号を用いている。
くり方及び使い方を詳しく説明する。然し、この発明が
広い種々の特定の場合に実施することのできる多くの応
用の利く発明概念を持つものであることを承知された
い。ここで説明する特定の実施例は、この発明をつくり
並びに使う特定の方法を例示するにすぎず、この発明の
範囲を制限するものではない。
い実施例及び別の実施例を説明する。図面全体に亘って
対応する参照数字及び記号は、特に断らない限り、対応
する部分を表わす。下記の表1は実施例及び図面に用い
られる素子をまとめたものである。
材料の熱伝導度が低下したことにより、ジュール熱効果
の為に、金属リード線の破断が起こる惧れがあることで
ある。縦横比の大きい導体を導体の間にある低誘電率材
料と共に使い、低誘電率材料が導体の周縁の半分より多
くに亘っている場合、特にそうである。全ての金属は或
る程度の抵抗値を持っているから、その中を電流が通る
と、金属の温度が上昇する。金属リード線の中でのこの
様な熱がジュール熱として知られている。金属リード線
がその一部分で局部的に発熱すると、その部分の抵抗値
が(金属の性質によって)若干上昇し、その部分の温度
が(僅かではあるけれども)更に上昇する。この為、局
部的に加熱された金属リード線は損傷を受け又は破損す
ることがある。金属リード線が細ければ細い程、それは
一層弱体である(これは1μm未満の回路では特に問題
である)。更に、絶縁層として低誘電率材料を使うと、
こう云う材料は一般的に熱伝導度がよくないので、問題
が生ずる。低誘電率材料を使う場合、回路の金属リード
線で発生されたジュール熱の一層多くが、リード線自体
の中に集中したままになる。
1に示されている。図1Aは半導体ウェーハの金属リー
ド線14を示す(ウェーハの他の部分は示されていな
い)。リード線の断面は矩形であるのが典形的であり、
スケールダウンの為に、高さが幅よりも一層大きい。金
属リード線の倍率は横方向で決めているが、回路の導電
度条件により、垂直方向のスケールダウンが制限されて
いる。電流が金属リード線14に流れると、金属リード
線が加熱される。現実に、金属リード線は細くて脆い部
分を持っている。この様な不均一は、金属リード線の写
真製版並びにエッチング過程が理想的ではない為に、避
けることができない。ジュール熱によって強められた電
気泳動(エレクトルマイグレーション)により、金属リ
ード線が最初に弱まり、その後細くなる。金属リード線
の細くて脆い部分は、電流が金属リード線の中を循環す
る時段々細くなり(図1(B))、この部分では電気泳
動がなお更強められる。最終的には、この様なリード線
は、図1(C)に示す様に破断し、装置が故障する。
びに隣接する層にあるリード線が垂直である可能性があ
る為、多重レベル(多層)金属相互接続方式での垂直方
向の(或る層から別の層への)寄生静電容量は、横方向
程問題にならない。静電容量を減らす措置をとらない
と、同じ金属平面内のリード線の間の寄生静電容量が過
大になることがある。他の金属平面からの距離は普通は
十分大きいので、垂直方向の静電容量は問題ではない。
更に、矩形である為に、金属リード線の上面は側面より
小さく、垂直方向の寄生静電容量に寄与する電極面積は
一層小さいことになる。
を犠牲にしなければならないとしても、金属層の間の絶
縁体として熱伝導度の高い材料を使うと云う新しい考え
に基づいている。
って、構造の熱伝導度を改善することにより、低誘電率
材料を用いる構造に於ける金属リード線の信頼性を改善
する。図2はこの発明の典形的な工程のフローチャート
である。金属リード線が形成され、低誘電率材料が金属
リード線の間にデポジットされ、その後、伝熱性絶縁層
が金属リード線の上にデポジットされる。伝熱性絶縁層
がリード線から熱を拡散させ、ジュール熱の悪影響を少
なくする。
金属リード線14を持つ半導体ウェーハ10の断面図で
ある。基板は、周知の様に、例えばトランジスタ、ダイ
オード及びその他の半導体素子(図に示していない)を
含んでいてよい。基板12は他の金属相互接続層をも持
っていてよく、典形的には(後続の金属層でリード線が
互いに短絡するのを防止する為の)上側絶縁酸化物層を
持っている。金属相互接続層が基板12の上にデポジッ
トされる。金属相互接続層は、例えばアルミニウム、又
はチタン−タングステン/アルミニウム2重層で構成す
ることができる。金属相互接続層を所定のパターンでエ
ッチングして、線又は金属リード線14を形成する。或
る金属リード線14は互いに極く接近しており、例えば
1μ又はそれ未満しか離れていないことがある。
ーロゲル、空隙又は有機塗布ガラス(OSOG)が、図
3(B)に示す様に、金属リード線14の間に形成され
又はデポジットされる。図3(C)に示す様に、伝熱性
絶縁層22が金属リード線14及び低誘電率材料18の
上にデポジットされる。伝熱性絶縁層22は、AlNで
構成することが好ましいが、低誘電率材料18の熱伝導
度よりも少なくとも20%高い、好ましくはSiO2 よ
り20%高い熱伝導度を持つこの他の絶縁材料(例えば
Si3 N4 /AlN/Si3 N4 の3重層)であっても
よい。
時の金属リード線14からのジュール熱の幾分かを拡散
させる。伝熱性絶縁層22は、その全長に亘って、金属
リード線14と直接的に接触していることが好ましい。
(D)に示されている。ここでは低誘電率材料18がデ
ポジットされ、その後エッチバックされて、金属リード
線14の頂部を露出させる。この例では、低誘電率材料
18は、ECR(電子サイクロトロン共鳴)CVD(化
学反応気相成長)によってデポジットされた弗素化酸化
シリコンで構成されている。弗素化酸化シリコンは、図
4(B)に示す様に、適用された時、金属リード線14
の上に山を形成することがある。低誘電率材料18は、
好ましくは、CMP(化学的−機械的な研磨)によって
平面化して、金属リード線14の頂部を露出させる(図
4(C))。この後、伝熱性絶縁層22を金属リード線
14及び低誘電率材料18の上にデポジットする(図4
(D))。
すフローチャートである。金属リード線が形成され、薄
い伝熱層が金属リード線並びに場合によっては基板の露
出部分の上にデポジットされる。低誘電率材料が薄い伝
熱層の上にデポジットされる。低誘電率材料をエッチバ
ックして、金属リード線の上にある少なくとも薄い伝熱
層を露出させる。伝熱性絶縁層を金属リード線及び低誘
電率材料の頂部の上にデポジットする。
基板12を含み、その上に金属リード線14が形成され
る(図6(A))。基板12の内、金属リード線14の
間にある部分は露出したままである。薄い伝熱層24を
基板12の露出部分及び金属リード線14の上に適用す
る(図6(B))。低誘電率材料18を薄い伝熱層24
の上に、好ましくは金属リード線14の頂部の上にある
薄い伝熱層24より上方の高さまでデポジットする(図
6(C))。低誘電率材料18は、例えば、ナノメータ
規模の微小粒子が互いに接続されて構成されたゾル−ゲ
ルから誘導されたSiO2 で構成されるシリカ・エーロ
ゲルであってよい。シリカ・エーロゲルは典形的には非
常に多孔質で、熱伝導度は取るに足らない。このエーロ
ゲルを、例えばCMP(化学的−機械的な研磨)を用い
てエッチバック(平面化)して、図6(D)に示す様
に、金属リード線14の頂部の上にある薄い伝熱層24
を露出しながら、金属リード線14の間の低誘電率材料
18を残す。このエッチ工程の間、薄い伝熱層24の上
側部分を除去してもよい。その後、伝熱性絶縁層22を
金属リード線14の上にある薄い伝熱層24の上、並び
に低誘電率材料18の上にデポジットする(図6
(E))。金属リード線14からのジュール熱の一部分
は薄い伝熱層24を介して伝熱性絶縁層22に伝達可能
であり、この絶縁層で熱が拡散される。この後、後続の
処理工程、例えば半導体、絶縁層及び金属層の以後のデ
ポジッション及びエッチングを行なうことができる。
ル)、重合体又は塗布ガラスの様なこの他の低誘電率材
料を用いた半導体にも使うことができる。リード線の間
の容量結合を減らす為、純粋な重合体(例えばパリレ
ン、テフロン、ポリイミド)又は有機塗布ガラス(OS
OG、例えばシルセキオキサン又はシロキサン硝子)の
様な低誘電率材料が研究されている。ガス(空気)誘電
体を製造する方法を説明した、1991年1月22日に
カーンタ他に付与された米国特許第4,987,101
号、並びに多孔質誘電体を使うことによって静電容量を
減らす多層配線構造を記載した、1992年4月7日に
サカモトに付与された米国特許第5,103,288号
を参照されたい。
性絶縁層を使うと云うこの発明の方法は、1μm未満の
間隔を持っていて、低誘電率材料を使う半導体にとって
有利である。伝熱性絶縁層が金属リード線内で発生され
たジュール熱の一部分を伝熱性絶縁層を介して横方向に
拡散し、こうして金属リード線の信頼性を高める。この
発明は、縦横比が大きい(例えば2又はそれ以上)を持
つ金属リード線と熱絶縁性が一層強い低誘電率材料(特
に2未満の小さい誘電率を持つ)との組合せを有する半
導体にとって特に有利である。
の説明はこの発明を制限する意味に解してはならない。
以上の説明から、当業者には、実施例の種々の変更や組
合せ並びにこの発明のその他の実施例が容易に考えられ
よう。従って、特許請求の範囲の記載はこの様な全ての
変更又は実施例を包括するものであることを承知された
い。
性を高める方法に於て、基板の上に少なくとも2つの金
属リード線を形成し、少なくとも前記金属リード線の間
に低誘電率材料をデポジットし、AlN,Si3 N4 又
は両方で構成されている伝熱性絶縁層を前記金属リード
線の少なくとも頂部の上にデポジットする工程を含み、
前記低誘電率材料は3.5未満の誘電率を持ち、前記金
属リード線からの熱が前記伝熱性絶縁層に伝達可能で散
逸可能である様にした方法。
絶縁層がAlNで構成されている方法。
属リード線の間の間隔が1μm未満である方法。
熱性絶縁層が前記低誘電率材料の熱伝導度より大きい熱
伝導度を有する方法。
属リード線を形成する工程の後、少なくとも前記金属リ
ード線の上に薄い伝熱層をデポジットする工程を含む方
法。
率材料をデポジットした後、前記低誘電率材料をエッチ
ングして前記金属リード線上の伝熱層を露出する工程を
含み、低誘電率材料をデポジットすることが、少なくと
も前記金属リード線の上で行なわれる方法。
い伝熱層の頂部が前記エッチング工程の間に除去される
方法。
属リード線の間の間隔が1μm未満である方法。
属リード線の縦横比が2より大きい方法。
頼性を高める方法に於て、基板の上に少なくとも2つの
金属リード線を形成し、少なくとも前記金属リード線の
上に薄い伝熱層をデポジットし、少なくとも前記金属リ
ード線の間で前記薄い伝熱層の上に低誘電率材料をデポ
ジットし、AlNで構成された伝熱性絶縁層を前記金属
リード線の少なくとも頂部の上にデポジットする工程を
含み、前記低誘電率材料は3.5未満の誘電率を持ち、
前記金属リード線からの熱が前記伝熱性絶縁層に伝達可
能で散逸可能である方法。
記金属リード線の間の間隔が1μm未満である方法。
記伝熱性絶縁層が前記低誘電率材料の熱伝導度よりも大
きい熱伝導度を有する方法。
誘電率材料をデポジットした後、該低誘電率材料をエッ
チングして前記金属リード線の上にある薄い伝熱性絶縁
層を露出する工程を含む方法。
記薄い伝熱性絶縁層の頂部が前記エッチング工程の間に
除去される方法。
記金属リード線の間の間隔が1μm未満である方法。
記金属リード線の縦横比が2より大きい方法。
を持つ半導体装置に於て、基板と、該基板の上にあって
頂部を持つ少なくとも2つの金属リード線と、少なくと
も前記金属リード線の間にある低誘電率材料と、Al
N,Si3 N4 又は両方で構成されていて、前記金属リ
ード線の頂部の上にある伝熱性絶縁層とを有し、前記低
誘電率材料が3.5未満の誘電率を持ち、前記金属リー
ド線からの熱が前記伝熱性絶縁層に伝達可能であり、該
伝熱性絶縁層が該熱を散逸することができる半導体装
置。
て、前記伝熱性絶縁層がSi3 N4/AlN/Si3 N
4 の三重層で構成されている半導体装置。
て、前記金属リード線の間の間隔が1μm未満である半
導体装置。
て、少なくとも前記金属リード線の上に薄い伝熱層を有
し、前記伝熱性絶縁層が、前記金属リード線ではなく、
前記薄い伝熱層と接触している半導体装置。
て、前記薄い伝熱層が前記金属リード線の幅より小さい
厚さを持ち、前記低誘電率材料が2未満の小さい誘電率
を持ち、前記金属リード線の縦横比が2より大きい半導
体装置。
4を持つ半導体装置を製造する方法とその装置を説明し
た。この装置は、基板12の上の金属リード線14と、
少なくとも金属リード線14の間にある低誘電率材料1
8と、金属リード線14及び低誘電率材料18の上にデ
ポジットされた伝熱性絶縁層22とで構成される。金属
リード線14からの熱は伝熱性絶縁層22に伝達可能で
あり、伝熱性絶縁層22はこの熱を散逸することができ
る。低誘電率材料18は3.5未満の誘電率を有する。
この発明の利点は、低誘電率材料を使う回路に対して、
金属リード線の信頼性を改善することである。

Claims (2)
- 【請求項1】 半導体装置の金属リード線の信頼性を高
める方法に於て、基板の上に少なくとも2つの金属リー
ド線を形成し、少なくとも前記金属リード線の間に低誘
電率材料をデポジットし、AlN,Si3 N4 又は両方
で構成されている伝熱性絶縁層を前記金属リード線の少
なくとも頂部の上にデポジットする工程を含み、前記低
誘電率材料は3.5未満の誘電率を持ち、前記金属リー
ド線からの熱が前記伝熱性絶縁層に伝達可能で散逸可能
である様にした方法。 - 【請求項2】 信頼性を改善した金属リード線を持つ半
導体装置に於て、基板と、該基板の上にあって頂部を持
つ少なくとも2つの金属リード線と、少なくとも前記金
属リード線の間にある低誘電率材料と、AlN,Si3
N4 又は両方で構成されていて、前記金属リード線の頂
部の上にある伝熱性絶縁層とを有し、前記低誘電率材料
が3.5未満の誘電率を持ち、前記金属リード線からの
熱が前記伝熱性絶縁層に伝達可能であり、該伝熱性絶縁
層が該熱を散逸することができる半導体装置。
