【発明の詳細な説明】
太陽電池の製法
本発明は太陽電池、特に薄膜太陽電池の製法に関する。
薄膜太陽電池を製作するのに用いられる技術はPVD技術(物理的な真空蒸着)
であり、銅と、インジウムと、セレンか蒸発され、加熱された基板上に被覆され
る。前記基板は一般的にはガラスを含み、その上にモリブデン(Mo)の層が溶
射される。銅−インジウム−2セレン(Cu InSe 2)の化合物が基板上
で形成される。硫化カドミウム(Cds)の層と、ドープ塗料の酸化亜鉛(Zn
O)の形をした透明な電気接点とか、硫化カドミウム(Cds)の層の上に積層
される。
各種物質の蒸発がチェンバーの中で行われる。ガラス板が大きな寸法を有してい
る場合には、板は前述した物質の源に関して静止している。
Cu1nSe2をベースにした薄膜太陽電池を、物理的真空蒸着(PVD)によ
って製作する場合には、主として3つの課題に出会う。
これらの課題の内で最初の課題は、大きな表面上に均一な層を生じるような方法
で層を作り出す能力である。
薄膜太陽電池は、一般的には、IXo、4mの寸法を存している。Cu1nSe
2の層は、太陽電池の良好な機能を発揮するために、特に敏感であり、均一でな
ければならない。
第2の課題は、Cu1nSe2の層の組成がその厚さ方向において変化し、層の
内でガラス板から遠ざかった部分における組成が、化学量論的な組成によって与
えられる組成よりも多いインジウムを含んでいなければならないという点にある
。対応的に、ガラス板に最も近いところにおける層の部分は、比較的高い比率の
銅を含んでいなければならない。これは、層上部境界面上にいわゆる銅のノジュ
ールが形成するのを抑制することが望ましいからであり、そのようなノジュール
は太陽電池の効率を減じるからである。
既知の技術はこの課題を、最初に銅の多い層を被覆し、次にこの層に対して、第
2段階においてインジウムの多い第2層を被覆することによって解決する。大量
のインジウムを被覆すると銅の多い表面の形成を抑制し、従って前記ノジュール
の形成を抑制する。従って、この既知の技術は2つの異なった処理段階を必要と
し、この処理を複雑で、高価なものにしている。
第3の課題は、基板上に積層された物質上における蒸発した物質の収率が比較的
低いという点にある。
これらの課題は本発明の方法において解決される。
本発明は基板上に多層構造を積層するような太陽電池の製法、特に薄膜太陽電池
の製法において、幾つかの基本的な物質、例えば銅−インジウム−2セレン(C
uInSe2)のような化合物、あるいは銅(Cu)とインジウム(In)とを
それぞれ銀(A g)とガリウム(Ga)と全体的、あるいは部分的に交換し、
またセレン(Se)を硫黄(S)あるいはテルル(Te)と全体的あるいは部分
的に交換することのできる密接に関連した化合物ててきた層を被覆させる工程を
含み、基板が回転可能な、全体的に円筒状の支持装置の内側に配置され、基板が
加熱され、前記基板上に基本的な物質を被覆するために、前記物質の源が設けら
れ、それぞれの源を支持装置の中を軸線方向に通過させることにより、また円筒
状の支持装置を回転させながら前記円筒状の支持装置および/あるいはそれぞれ
の源を移動させることによって、■あるいはそれ以上の基本物質が被覆されるこ
とを特徴とする太陽電池の製法に関する。
添付図面において示された本発明の例示的な実施例を参照しながらさらに詳しく
本発明を説明することにする。

第1図は薄膜太陽電池の概略断面図である。薄膜太陽電池は比較的大寸法、例え
ばIXo、4mの基板上に構成される。その様な構造物は基板表面上に非常に多
数のセルを含み、これらのセルが電気的に相互連結されている。第1図は1つの
そのようなセルのほんの一部分である。基板表面上の、多数の相互分離している
が、電気的に連結されているセルは良く知られており、ここでは説明しない。
基板1は普通は適当な厚さ、通常は3mmのガラス板である。ガラス表面にはモ
リブデン(Mo)の層2が最初に溶射される。このモリブデン層は最終製品のセ
ルにおいては、電気的なバック接点と陽極、あるいは端子を形成する。前記モリ
ブデン層は、例えば0.5μの厚さを育しても良い。次にモリブデン層には、例
えば2μの厚さを存する銅−インジウム−2セレン(CulnSe2)の層3が
被覆される。次に、層3の上に硫化カドミウム(Cds)(7)第1層4が、例
えば5ないし500Aの厚さにまで被覆され、次に透明なドープ塗料の酸化亜鉛
層(ZnO)6の形をした電気接点が1ないし2μの厚さにまで被覆される。例
えばアルミニウムでできた金属接点5を用いても良い。
太陽光線が太陽電池の上に降り注ぐと、陰極となる接点6 (ZnO)とバック
接点2との間に電圧が生じる。
前述したように、本発明は基板上に多層構造を積層するような太陽電池の製法、
特に薄膜太陽電池の製法に関し、前記方法は幾つかの基本的な物質、例えば銅−
インジウム−2セレン(CulnSe2)のような化合物、あるいは銅(Cu)
とインジウム(In)とをそれぞれ銀(Ag)とガリウム(Ga)と全体的、あ
るいは部分的に交換し、またセレン(Se)を硫黄(S)あるいはテルル(Te
)と全体的あるいは部分的に交換することのできる密接に関連した化合物ででき
た層を被覆させる工程を含み、前記層のおける基本的な物質の含有率が変化する
ことを特徴としている。
もっと詳細にいうと、本発明は、銅−インジウム−2セレン(CulnSe2)
を含む層が被覆され、層の中で銅とインジウムの含有率が、導入部分の中モ与え
られた理由のためにそれぞれ変化するような、薄膜太陽電池の製法に関する。
本発明についてその例示的な実施例を参照しながら以下説明するが、ここではC
u1nSe2の層が被覆されるか、本発明がそのような層に限定されることなく
、他の基本的な物質を含む層を被覆することにも適用できることか理解できるで
あろう。
本発明によると、基板lは、第2図で概略的に示したように、回転可能な、全体
的に円筒状の支持装置10の内面II上に配置される。支持装置1oの全体が適
当な既知一種類の真空チェンバー12(第3図参照)の中に配置される。支持装
置10の上に基板を配置する前に、基板にモリブデン層2か被覆される。
前記支持装置はとのような適当な構造を有していてもよい。例えば、ガラス板あ
るいは基板の取付は装置を備えた鋼のビームでてきたフレームを有していてもよ
い。
本装置はセレン源13を含み、そこからセレンが基板上に被覆される。セレン源
の位置はそれ程重要ではない。
それにもかかわらずセレンはチェンバーの雰囲気の中で十分な含有率になって存
在するであろう。
前記円筒状の支持装置がそれ自身の軸線の周りで回転している間に、銅源とイン
ジウム源を前記層flIOの中を軸線方向に通過させることによって、Culn
Se2の層3か被覆される。前記源と支持装置とは、好ましくは、互いに他に関
して連続的に動き、これらの物質の源は支持装置の1つの開放端部から他の端部
へ移動する。
源14.15の支持装置内での移動は、円筒状の支持装置IOを動かすこと、お
よび(あるいは)源14.15を動かすことによって行ってもよい。
基本的な物質を被覆する時に、源13,14.15は、チェンバーの中で、既知
の方法で、所定の組成雰囲気を作り出すために加熱される。物質は300ないし
600°Cの温度にまで加熱される。
第3図は本発明装置の機械的部分の単に1つの考えられる実施例を概略的に示し
ている。支持装置には円形状のビーム15.16が設けられており、これらは前
記装置の外周の周りを延在し、ローラー17.18の上に乗っている。ローラー
17.18は支持装置loを回転させるために駆動される。源13,14.15
は、支持アーム21に関して、矢印20によって示された方向へ動くことのでき
るロッド9の上に取付けてもよい。例えば支持アーム21に関連してボールねじ
を固定的に取付けても良く、これはロッド19に対して固定的に連結された駆動
装置22と協働する。前記ロッドは第3図において実線で示した後部位置と、破
線23で示した前部位置との間を動くことができる。
チェンバー12は扉25を有する。
源は可動状態の代わりに静止的に取付けて、支持装置をその幾何学的軸線の方向
の動(ように取付けてもよい。
本発明によると、銅源とインジウム源とを支持装置lOの中で軸線方向に均一速
度で動かし、同時に支持装置10をそれ自身の軸線の周りに回転させることによ
り、Cu1nSe2の層3が被覆されるので、源がそれぞれの基本物質を放出し
ているにもかかわらず、与えられた空間分布に従って均一な層が被覆されるであ
ろう。
より好ましい実施例においては、銅源とインジウム源とは、それらの移動方向に
おいて所定の距離だけ離されている。さらに、銅源14が最初に所定位置に位置
され、次にインジウム源15が位置される。
銅源とインジウム源とが所定の距離だけ離されており、さらに、銅源14か最初
に所定位置に位置され、次にインジウム源15か位置されるので、基板構造に被
覆される鋼の量は、最初は、被覆されるインジウムの量より多くなる、即ち、基
板に最も近いところでは多量の銅が、次に銅の量よりも多い量のインジウムが被
覆されるであろう。このことは、基板に最も近いところでは銅が多く、硫化カド
ミウムの層4に最も近いところてはインジウムの多いCu1nSe2の層3に変
えられることを意味している。
本発明の1つの好ましい実施例によると、銅源とインジウム源との間の距離は、
支持装置の半径lO%ないし2596のオーダーである。
さらに好ましい実施例によると、被覆操作は、銅源とインジウム源とを支持装置
に関して、たった−回で1方向のみ移動させることによって行われる。上述した
寸法の場合、このことは源が支持装置内を30分以上時間周期で連続的に移動す
ることを意味する。
あるいは、源は後方および前方へ数回移動しても良く、それぞれの源の温度を、
基板に最も近いところで銅の多い層を、反対側の表面でインジウムの多い層を得
ることができるように制御してもよい。しかしながら、この特別な技術によって
は、十分な再現性を得ることは非常に難しい。
源を支持装置の中でたった一回移動させて、その後で上述した引抜き位置へ戻す
時においては、いずれの物質も被覆されることがないように、源の温度は低下さ
れる。
1つの好ましい実施例においては、円筒状の支持装置は毎分的1ないし5回転よ
り速い速度で回転される。
他の好ましい実施例においては、円筒状の支持装置の円周方向内面は、基板、好
ましくは平坦な基板で本質的に覆われており、多角形の断面を形成し、第2図を
参照すると、基板はへ角形の断面を形成している。この方法によると、源によっ
て放出される物質の量の内で、基板上に被覆される物質の量の収率か、既知の技
術に比べて大きく増加する。既知の技術の場合には、この収率は極めて低い。
さらに好ましい実施例によると、太陽電池のパネルの長さ、即ち、約1mに対応
した円筒状支持装置の長さと、基板が0.4mのiJを有するような直径とによ
って、断面的に見て多角形、好ましくは六角形あるいは十角形が形成される。
今までのことより、本発明が導入部分で述べた3つの課題を解決することか明ら
かになるであろう。結果的には、本発明は、非常に品質のよい薄膜太陽電池の、
安価で迅速な製法を提供する。
しかしながら、本発明はCu1nSe2の被覆に限定されることがなく、他の関
連する化合物と組合わせ用いることもでき、銅を全体的あるいは部分的に銀と交
換し、インジウムを単一的あるいは部分的にガリウムと交換し、セレンを全体的
あるいは部分的に硫黄あるいはテルルと交換したものでも用いることができる。
本発明について多数の例示的実施例を参照しながら説明してきたが、支持装置や
物質源を支持するための装置か、本発明を実行するのに適した他の方法で構成し
てもよいことは明らかになるであろう。さらに、源は互いに他の直後というより

Claims (8)
- 1.基板上に多層構造を積層するような太陽電池の製法、特に薄膜太陽電池の製 法において、幾つかの基本的な物質、例えば銅−インジウム−2セレン(CuI nSe2)のような化合物、あるいは銅(Cu)とインジウム(In)とをそれ ぞれ銀(Ag)とガリウム(Ga)と全体的、あるいは部分的に交換し、またセ レン(Se)を硫黄(S)あるいはテルル(Te)と全体的あるいは部分的に交 換することのできる密接に関連した化合物でできた層を被覆させる工程を含み、 基板(1)が回転可能な、全体的に円筒状の支持装置(10)の内側(11)に 配置され、基板が加熱され、前記基板上に基本的な物質を被覆するために、前記 物質の源(13,14,15)が設けられ、それぞれの源(14,15)を支持 装置(10)の中を軸線方向に通過させることにより、また円筒状の支持装置を 回転させながら前記円筒状の支持装置(10)および/あるいはそれぞれの源( 14,15)を移動させることによって、1あるいはそれ以上の基本物質が被覆 されることを特徴とする太陽電池の製法。
- 2.請求の範囲第1項記載の太陽電池、特に薄膜太陽電池の製法であって、銅− インジウム−2セレン(CuInSe2)を含む層が被覆され、銅とインジウム の含有率が前記層の中でそれぞれ変化する、その製法において、基板上にセレン を被覆するためにセレン源(13)が設けられ、銅源(14)とインジウム源( 15)とを円筒状の支持装置(10)の中で軸線方向に通過させることによりC uInSe2の層(3)が被覆され、前述したごとく、円筒状の支持装置を回転 させながら円筒状支持装置(10)および/あるいは源(14,15)を移動さ せることを特徴とする太陽電池の製法。
- 3.請求の範囲第1項あるいは第2項記載の方法において、銅源(14)とイン ジウム源(15)とを前記源の移動方向において所定の距離だけ離して配置し、 また銅源(14)を最初に所定位置へ配置し、次にインジウム源(15)をその 後で配置する太陽電池の製法。
- 4.請求の範囲第1項、第2項あるいは第3項記載の方法において、前記円筒状 の支持装置(10)の円筒方向内面(11)を基板材料(1)で本質的に多い、 好ましくは、多角形断面を形成するように平坦な基板材料で覆う太陽電池の製法 。
- 5.請求の範囲第1項、第2項、第3項あるいは第4項記載の方法において、銅 源(14)とインジウム源(15)と支持装置(10)に関連して、単に一回か つ1方向にだけ移動させることによって被覆が行われる太陽電池の製法。
- 6.請求の範囲第1項、第2項、第3項、第4項あるいは第5項記載の方法にお いて、円筒状の支持装置(10)が毎分約1ないし5回転以上で回転される太陽 電池の製法。
- 7.請求の範囲第1項、第2項、第3項、第4項、第5項あるいは第6項記載の 方法において、円筒状の支持装置(10)が、太陽電池パネルの長さ、すなわち 、約1mの長さに対応した長さと、0.4mの巾を有した基板が、断面で見た時 に多角形、好ましくは六角形あるいは十角形を形成する直径とを有する太陽電池 の製法。
- 8.請求の範囲第1項、第2項、第3項、第4項、第5項、第6項あるいは第7 項記載の方法において、前記銅源(14)とインジウム源(15)との間の前記 距離が、支持装置(10)の半径の10%ないし25%のオーダーである太陽電 池の製法。
