Claims (1)
- 溶剤蒸気が発生する槽と、この槽内にウエハを
収納したキヤリアの出入に使用される昇降機とを
備え、前記ウエハを前記溶剤蒸気で乾燥する蒸気
乾燥装置において、前記昇降機が、予め所定温度
に加熱されていることを特徴とする蒸気乾燥装置
。
