の導電型を有する黄銅鉱材料からなる半導体層を作る、
−この半導体層を金属イオンを含む水溶液で処理して、
イオン交換により上方層領域内に逆の第2の導電型から
なる半導体材料を作り、こうして二セレン化銅ガリウム
吸収体層を形成する層領域と窓層を形成する層領域との
間にヘテロ接合を作る、−半導体層の表面上に第2の電
極層を作る。

材料からなる半導体層を製造する。二セレン化銅アルミ
ニウム(CuAlSe2)から出発して、爾後的にアル
ミニ ウムイオンをガリウムイオンと交換することによ
り、今度は比較的厚い上方層領域を二セレン化銅ガリウ
ムに変え、こうして吸収体層を作る。この工程も、半導
体層中の銅の交換を阻止するために、イオン交換溶液中
での銅イオンの緩衝処理を必要とする。

【0013】本発明方法で使用される吸収体層及び窓層
用の半導体材料が同一の結晶格子であることにより、イ
オン交換に際して上方層領域内の半導体層の結晶格子は
変化せず留まることが保証される。その結果電荷担体対
に対する再結合中心となり得る付加的な不純物が生じる
ことはない。従って上方層領域と下方層領域との境界面
に形成される半導体接合(ヘテロ接合)の質は最初に作
られた半導体層の質に関係するに過ぎない。

適切な層厚を有する場合、所望の交換は例えば70℃に
温めた溶液中で数分以内に完了する。溶液の温度及びイ
オン濃度を一層高めることによりイオン交換は促進され
る。陽イオン交換が行われる層領域の深さは例えば処理
時間によって調整可能である。その際接合領域内に“旧

の中に完全に吸収されるように定める。そのためには層
厚1〜2μmの二セレン化銅ガリウムで十分である。層
厚がこの最適の厚さ範囲を越える場合、これから構成さ
れた太陽電池の効率は減少することが観察される。窓層
の材料は可視光線を極く僅か吸収するに過ぎない。それ
は二セレン化銅アルミニウムに対して2.5eVを上回
るエネルギーギャップ例えば2.7eVを有するからで
ある。窓層はできる限り薄く構成し、半導体層の全層厚
の約1〜50%とする。しかしこれは少なくとも、窓層
に入り込む空間電荷帯域分を収容することができる程度
に厚くなければならない。例えば空間電荷帯域の半分の
長さ、すなわち約20〜100nmに相当する厚さで十
分である。

に金属性の第1の電極層を有する非透明の基板上に形成
することができる。その際光の入射は透明に施された第
2の電極層及び窓層を通って吸収体層に達する。

【0019】基板としてはガラス板1を用い、このガラ
ス板1は透明な導体(TCO)の薄い層2、例えば弗素
ドープされた酸化錫(SnO2:F)で被覆されている
。こ の第1の電極層2及び基板1の材料は、可視光線
に対して最小の吸収性を有し、従ってこれらは基板を介
して照射される太陽電池用として極めて適している。

【0020】半導体層3を作るため、すでに二セレン化
銅インジウム(CIS)を作るのに効果的に使用されて
いるような、テスト済みの技術を利用する。本方法の場
合、半導体層を多結晶の二セレン化銅アルミニウム(C
uAlSe2)の窓層材料か ら、有利には銅及びアル
ミニウムの金属層をスパッタリングすることにより作り
、これを引続きセレン化水素を含む雰囲気中で約400
〜500℃で熱処理する。これらの条件の下に金属性の
銅及びアルミニウム層は三元化合物すなわち二セレン化
銅アルミニウムに移行する。これは厚さ1〜5μm、し
かし有利には1〜2μmの均質な多結晶半導体層3を生
じる。半導体層3を得る他の方法において、銅層及びア
ルミニウム層のスパッタリングを蒸着法によって代える
ことも可能であり、さらにセレン化水素雰囲気中でのセ
レン化に先立って元素状セレンを蒸着させることもでき
る。しかし層のスパッタリング処理は、この方法がかな
り大きな基板表面に対しても適している点で有利である
。図1aはこの工程までに得られたもの(1、2、3)
を示す。
銅インジウム(CIS)を作るのに効果的に使用されて
いるような、テスト済みの技術を利用する。本方法の場
合、半導体層を多結晶の二セレン化銅アルミニウム(C
uAlSe2)の窓層材料か ら、有利には銅及びアル
ミニウムの金属層をスパッタリングすることにより作り
、これを引続きセレン化水素を含む雰囲気中で約400
〜500℃で熱処理する。これらの条件の下に金属性の
銅及びアルミニウム層は三元化合物すなわち二セレン化
銅アルミニウムに移行する。これは厚さ1〜5μm、し
かし有利には1〜2μmの均質な多結晶半導体層3を生
じる。半導体層3を得る他の方法において、銅層及びア
ルミニウム層のスパッタリングを蒸着法によって代える
ことも可能であり、さらにセレン化水素雰囲気中でのセ
レン化に先立って元素状セレンを蒸着させることもでき
る。しかし層のスパッタリング処理は、この方法がかな
り大きな基板表面に対しても適している点で有利である
。図1aはこの工程までに得られたもの(1、2、3)
を示す。
【0021】半導体層3の材料は、2.7eVのエネル
ギーギャップを有する窓材料である。この半導体層の1
部すなわち上方層領域5はこの時点で二セレン化銅ガリ
ウムに移行する。更に二セレン化銅アルミニウム層を、
20〜100℃の温度に保持されたガリウムイオン含有
水溶液に浸漬する。この溶液は高濃度のガリウムイオン
の他に平衡濃度の銅イオンを含有している。二セレン化
銅アルミニウム及び二セレン化銅ガリウムは同じ結晶格
子を有することから、アルミニウムからガリウムへのイ
オン交換は急速に行われ、溶液の温度にのみ関係する。 イオン交換の程度又はイオン交換された上方層領域5の
厚さは窓材料(CuAlSe2 )の導電率によって決
定され、半導体層3の全層厚の50〜99%であってよ
い。導電率の不良な層はこれよりも薄く構成するのが有
利である。所望の厚さはイオン交換工程の温度のパラメ
ータ及び継続時間を変えることにより調整される。例え
ば溶液の温度90℃及び継続時間最大10分間がこの処
理にとって代表的なものである。図1bは元の半導体層
3の上方層領域5がこの時点で二セレン化銅ガリウムに
移行された配列を示すものである。上方層領域5のp導
電性吸収体材料と比べて下方層領域4中の不変の窓材料
の電子伝導性は異なることから、両層領域間の境界面に
ヘテロ接合6が生じ、その周囲には空間電荷帯域が形成
される。

部すなわち上方層領域5はこの時点で二セレン化銅ガリ
ウムに移行する。更に二セレン化銅アルミニウム層を、
20〜100℃の温度に保持されたガリウムイオン含有
水溶液に浸漬する。この溶液は高濃度のガリウムイオン
の他に平衡濃度の銅イオンを含有している。二セレン化
銅アルミニウム及び二セレン化銅ガリウムは同じ結晶格
子を有することから、アルミニウムからガリウムへのイ
オン交換は急速に行われ、溶液の温度にのみ関係する。 イオン交換の程度又はイオン交換された上方層領域5の
厚さは窓材料(CuAlSe2 )の導電率によって決
定され、半導体層3の全層厚の50〜99%であってよ
い。導電率の不良な層はこれよりも薄く構成するのが有
利である。所望の厚さはイオン交換工程の温度のパラメ
ータ及び継続時間を変えることにより調整される。例え
ば溶液の温度90℃及び継続時間最大10分間がこの処
理にとって代表的なものである。図1bは元の半導体層
3の上方層領域5がこの時点で二セレン化銅ガリウムに
移行された配列を示すものである。上方層領域5のp導
電性吸収体材料と比べて下方層領域4中の不変の窓材料
の電子伝導性は異なることから、両層領域間の境界面に
ヘテロ接合6が生じ、その周囲には空間電荷帯域が形成
される。
【0022】太陽電池を完成させる最終工程として、適
切な、すなわち高導電性、反射性で半導体層中に拡散し
ない第2の電極層7(これは太陽電池の背面電極である
)を作ることが行われる。これらの前提を満たしかつ二
セレン化銅ガリウムに対し良好な付着性を有する適切な
金属はモリブデンである。図1cは太陽電池の完成構造
を示す。

法を、各工程を示す図2a〜cについて説明する。

【0024】この配列は背面から太陽電池を照射するの
に適しており、従って不透明な基板8から出発すること
ができる。第1の製造工程で電気絶縁性基板8上に、例
えば良導電性で高反射性の金属からなる第1の電極層9
を設ける。その上に二セレン化銅ガリウムからなる半導
体層10を厚さ1〜5μm、有利には1〜2μmに析出
させる。この製造もCISを製造する方法と同様にして
行うかまたは第1の実施例におけるように二セレン化銅
アルミニウムの製造と同様に行うことができる。図2a
はこの段階における配列(8、9、10)を示す。

行うかまたは第1の実施例におけるように二セレン化銅
アルミニウムの製造と同様に行うことができる。図2a
はこの段階における配列(8、9、10)を示す。
【0025】1.68eVの良好な吸収体である多結晶
半導体層10を、その上方層領域12内においてイオン
交換することにより窓層に移行させる。このため第1の
実施例のイオン交換を逆の方向で行い、半導体層10を
アルミニウムイオンを含有する溶液中に浸漬する。イオ
ン交換により、半導体層10の全層厚の約1〜50%に
当たる上方層領域内に、良好な多結晶性の二セレン化銅
アルミニウム層12を作る。同時にこれにより上方層領
域12中のエネルギーギャップは拡大され、こうして太
陽電池の窓層が得られる(図2b)。
半導体層10を、その上方層領域12内においてイオン
交換することにより窓層に移行させる。このため第1の
実施例のイオン交換を逆の方向で行い、半導体層10を
アルミニウムイオンを含有する溶液中に浸漬する。イオ
ン交換により、半導体層10の全層厚の約1〜50%に
当たる上方層領域内に、良好な多結晶性の二セレン化銅
アルミニウム層12を作る。同時にこれにより上方層領
域12中のエネルギーギャップは拡大され、こうして太
陽電池の窓層が得られる(図2b)。
【0026】本発明方法の1変形例では、ガリウムイオ
ンをアルミニウムイオンと交換する代わりに、層10の
両陽イオン(銅及びガリウム)を亜鉛と交換することも
でき、この場合セレン化亜鉛を有する上方層領域内に同
様に窓材料として極めて適した半導体が得られる。この
方法は、陽イオンを全く緩衝する必要がなく、従って平
衡濃度の調整を省くことができるという利点を有する。

【0028】本発明による黄銅鉱太陽電池の上記の全て
の実施例は、吸収体層の高品質性、不純物の少ないヘテ
ロ接合及び高い効率において優れている。本発明の方法
は他の公知の黄銅鉱材料からなる太陽電池に比べて簡単
である。電池構造に使用される化合物は環境汚染の恐れ
のないものである。
