リニューアブル・エネルギー・ラボラトリーズとの間の
契約DE−AC02−83CH10093に基づき、アメリカ合衆国政
府は本発明に関する権利を所有する。
くは、半導体デバイスにおけるCu(In,Ga)Se2の薄膜化
合物の製造に関するものである。
リウム−二セレン化物(CuGaSe2)および銅−インジウ
ム−ガリウム−二セレン化物(CuIn1-xGaxSe2)は総括
的にCu(In,Ga)Se2と称されるが、これらは近年、半導
体デバイス用として多大の興味がもたれ、研究の対象と
なっている。これらは特に、光起電性デバイスあるいは
太陽電池アブソーバ用途に注目されている。なぜなら
ば、作用面積において15%を超え、全体面積では14%に
達するような、現状の太陽電池技術にとって極めて高い
太陽エネルギーの電気エネルギーへの変換効率を示すか
らである。Cu(In,Ga)Se2化合物あるいは合金中の銅の
モル%が、インジウム、ガリウムまたはインジウムとガ
リウムとの合計のモル%に略等しい場合に、最良の電子
デバイス特性、従って最良の変換効率が得られると、当
業者によって一般に信じられている。セレンがCu(In,G
a)Se2化合物の約50原子%(at.%)を占めて所望の結
晶格子構造を生成する程に十分なセレンを供給するよう
な成長条件であれば、セレン含量は半導体の電子特性に
とって一般的に重要ではない。硫黄もしばしばセレンと
置換することができ、より総括的にはCu(In,Ga)(S,S
e)2と称して、これらの可能な組合わせを総称するこ
とができる。

多結晶薄膜の使用が実際にはより実用的である。三元単
相CuInSe2層を析出させるスパッタリング、および多層
構造のような薄膜の特性をスパッタリングのプロセス・
パラメータを変化させることによって決定する可能性に
ついては、Case et al.に付与された米国特許第4,818,3
57号に記載されている。しかしながら、選択すべき2つ
の製造方法としては、(1)例えばChen et al.に付与
された米国特許第5,141,564号に記載されたような、構
成元素の物理的蒸着が研究用手段として一般に用いら
れ、また(2)H2SeガスまたはSe蒸気のいずれかによる
Cu/In金属前駆物質のセレン化がある。セレン化技術と
しては、例えばErmer et al.に付与された米国特許第4,
798,660号、Pollock et al.に付与された米国特許第4,9
15,745号、Eberspacher et al.に付与された米国特許第
5,045,409号に記載されている方法が、現在のところ製
造方法として有利である。しかしながら、セレン化方法
により製造された薄膜は、性能と歩留りを低下させるマ
クロ的な空間不均一性の問題があり、操業毎に再現性の
ある一貫した品質を得るのが難しく、品質の予測ができ
ない。

n,Ga)Se2薄膜を製造できる方法を提供することであ

中で具体的にかつ広く説明されているように、本発明の
方法は、Cu(In,Ga)Se2:CuxSeからなるCu含量の多い、
相分離された化合物混合物を基材上に生成する工程と、
この混合物中のCuxSeを(In,Ga)およびSeに曝すことに
よってCuxSeをCuw(In,Ga)ySezに転化する工程とから
なる。この転化は昇温のもとに、好ましくは300〜600℃
の範囲で行われる。

効果を有し特に太陽電池用途に適応可能な高品質薄膜Cu
(In,Ga)Se2ベースの半導体デバイスを製造するための
方法である。簡略化のために、本発明方法の説明および
請求の範囲は主としてCuInSe2ベースの構造に焦点を当
てている。しかしながら、GaまたはIn1-xGaxの種々の組
合せを、本発明方法に記載されているIn成分と置換する
ことができ、かような置換は本発明における均等物であ
ると考えられる。また、上述したように、本発明に関連
する成分において、InとGaのように、いくつかの元素を
互いに組合せ、あるいは互いに置換できる場合には、こ
れらの組合せ可能なあるいは交換可能な元素を一対の括
弧の中に含めて、(In,Ga)のように記載することはま
れではない。本明細書における説明も、しばしば便宜上
こうした記載を利用する。最後に、これも便宜的に、各
元素を通常よく用いる化学記号で説明することにし、例
えば銅(Cu)、インジウム(In)、ガリウム(Ga)、セ
レン(Se)、水素(H)、モリブデン(Mo)などと記載
する。
多い、三元系の、相分離された単結晶あるいは大結晶粒
の[CuInSe2]δ:[CuxSe]1−δ(0≦δ≦1,1≦x
≦2)の混合物を析出あるいは成長させ、次いでこのCu
xSe相をアニーリングして再結晶させる。第2の工程で
は、以下に詳述するように、液体の多いCuxSe環境を維
持するのに十分な高温度を保持し、InとSeの順次または
共析出物あるいは二元InySeのようなInの多い物質を、S
eガスの過圧環境中で析出させて、所望のCuInxSey化合
物を生成させる。
施態様の第1工程は、基材12の上にCu含量の多い(Cuリ
ッチの)CuInSe2:CuxSeの薄膜の析出を開始することに
よって出発させる。基材12は、例えばソーダ石灰シリカ
ガラスあるいはアモルファス7059ガラスとすることがで
きる。析出は裸ガラス基材12の上で行うことができる
が、2000オングストロームのモリブデン(Mo)層のごと
き平滑な金属表面14を設けることが好ましい。
Cuリッチの範囲、すなわちIn2Se3のモル%が0〜50%の
間の範囲にあり、かつ約790℃以下の温度の場合には、C
uInSe2およびCuxSe相は分離される。従って、非常にCu
リッチの、好ましくは約40〜50at.%のCuからなる混合
物において、500℃(好ましくは約500〜550℃)を超え
る基材温度で、Cu、InおよびSeが図1のMoコートされた
基材12の上に析出されるに伴い、CuInSe2結晶構造16はC
uxSe結晶構造18とは別個に成長し、すなわちこれらは相
分離される。また、CuxSeの融点は、CuInSe2の融点より
もわずかに低い。そのため、基材を上記の温度範囲に維
持することが好ましく、この場合にはCuInSe2が固体
で、CuxSeが実質的に液体フラックスになる。次いで、
析出プロセスが続くと、図2に示したように、CuInSe2
相結晶16はMo層14の上で成長し、液体CuxSe相18を外側
へ排除するようになる。図3に示した第1工程の析出段
階の終りには、大結晶粒のCuInSe2相16がMoコート層14
に付着し、その外表面にCuxSe物質18の上張り層ができ
る。CuInSe2とCuxSeが順次あるいはより低温度で析出す
る場合には、この構造体を、SeまたはH2Se蒸気のような
Se環境中で、約500〜550℃の温度で好ましくはアニーリ
ングする。このアニーリング段階においては、固体CuxS
e18は液体CuxSeに転化され、CuxSe二元相の液体フラッ
クス環境中で成長/再結晶が起こると思われる。この成
長/再結晶プロセスは単結晶(112)の大結晶粒成長
(2〜10μm)を促進し、これはデバイス品質の電子特
性に優れた形態となる。得られた図3の構造は大結晶粒
前駆物質20と称され、これは後述する本発明の第2工程
により製造される薄膜電子デバイスのための構造的基板
を形成する 本発明方法の好ましい実施態様の第2工程において
は、大結晶粒前駆物質20中の過剰CuxSe18は、昇温下で
所定時間にわたってInおよびSeの活性に曝されることに
より、図4に示したように、CuInySezの物質に転化され
る。InおよびSeへの暴露は、図4に示したようにIn蒸気
22およびSe蒸気24の形状で行うことができる。あるい
は、Cu含量のない、図7におけるIn2Se3のようなInySez
固体とすることができる。基材12および大結晶粒前駆物
質構造20が約300〜600℃の範囲の温度に維持されると、
CuxSe上張り層18はIn22を吸収して反応し、所望のCuIny
Sez物質を生成する。あるいはまた、CuxSeのCuInySez物
質へのこの転化は、前駆構造20上にInおよびSeを逐次析
出させることにより達成することができる。CuInySez物
質の特性は、後述するように、この方法の第2工程の間
で維持される温度によって制御できる。
温処理を選択した場合を図4に示し、得られた略均質の
膜構造40を図5に示す。約500〜600℃の範囲、好ましく
は約550℃の温度では、本質的にCuxSe上張り層18は液体
フラックスを形成し、CuInSe2下層16は実質的に固体と
して残る。In蒸気22はCuxSe上張り層18の表面で液相26
に凝縮する。この液体In26とSeガス24は上張り層18と接
触し、その表面で過剰CuxSeと反応して参照番号28で示
したような追加的なCuInSe2を生成する。この新たなCuI
nSe2は溶液状態のまま、CuxSe上張り層18を通して参照
番号30で示したように液体−固体界面32まで拡散し、こ
こで核を形成して参照番号34で示したように“エピタキ
シャル”が最初のCuInSe2結晶構造16の上にできる。核
形成は下記式のように記載できる: In(l)+CuxSe(l)+Se(g)→CuInSe2 式中、(l)は液体を、(g)はガスを示す。確実には
わからないが、CuxSe中のCuInSe2の密度が比較的低い場
合には、CuInSe2の液体−固体界面32への移行を助長す
ると思われる。いずれにしても、このプロセスは実質的
に連続的な形態学的に均質なCuInSe2結晶構造16の膜成
長をもたらす。上張り相18中の液体相CuxSeが実質的に
消費されると、生成した膜構造40は、図5に示したよう
に平らな表面をもち、理論量に近くなる。この再結晶プ
ロセスは自己制限的となり、Se対In比が低くければ、表
面がCu含量の多い状態(Cuリッチ)からCu含量の低い状
態(Cuプア)に変換したときに、このプロセスはInySe
の形のInを受け付けない。この第2工程におけるCuxSe
再結晶の程度に依存して、わずかにCuリッチになった
り、あるいはわずかにCuプアになったりする。しかし、
この反応の自己制限的性質は、Inを正確に調整すること
を不要とし、そのためこのプロセスは商業的プロセスと
して有利になる。構造40の表面42の性質は、Cuプアであ
り、CuIn3Se5相と均等の組成を有することが知られてお
り、ほぼ平らで平滑である。この表面の適切な工学処理
により、浅いホモ接合をつくるのに十分な厚さのCuIn3S
e5の層をもたらすことができ、さらには実用的太陽電池
をつくるための薄いCdSバッファ層を不要にできる。こ
の膜構造40は本質的にp型CuInSe2であるが、これをCdS
およびZnOの窓層(図示せず)のような異質材料で上張
りすることにより、ヘテロ接合デバイスの1つの側に使
用できることは、当業者にとって明らかなところであ
る。
℃の範囲のような低温処理を選択した場合には、図6に
示すようなホモ接合薄膜デバイス50を得ることができ
る。このデバイスは、光起電特性を持たせるために、Cd
SおよびZnOの窓層のような異質材料の上張り層を必要と
しない。この低温範囲の処理においては、過剰CuxSeのC
uInySezへの転化は、比較的低温でのCuの移動が制限さ
れることにより、化学量論比に到達させない。そのた
め、図7の状態図のγ′範囲のCu2In4Se7あるいはγ″
範囲のCuIn3Se5のような非常にCuプアな形態の上張り層
52をもたらす。上張り層52におけるかようなCuプアの構
造はn型物質であり、このn型層52の下層にあるp型の
CuリッチのCuInSe2結晶構造16とは相違している。従っ
て、下層16と上張り層52との間の界面はホモ接合を形成
し、膜構造50は光起電性デバイスとして機能することが
できる。
的選択と変法がある。前述したようにSe蒸気、H2Se蒸気
あるいはInySez固体を選択して使用できるのと同様に、
上記のInをGaまたはInとGaとの組合せに置き換えること
ができる。加えて、析出のための多数の選択もある。例
えば、第1工程においてCuInSe2およびCuxSeの2つの化
合物を同時にあるいは逐次にスパッタリングし、次いで
あるいは同時にSe処理を施すことによって、あるいはSe
過圧中で構成元素類を共蒸発させることによって、ある
いはこれらの化合物類の相分離された混合物を生成する
ような複数の方法を組合せることによって、析出を達成
することができる。
物質の混合物のために、化合物Cu(In,Ga)Se2とCuxSe
の両方を含ませる必要はない。その代わりに、二元Cu
2−δSe前駆物質、極端な場合にはCu(In,Ga)Se2:Cu
2−δSe大結晶粒の前駆物質混合物を最初に析出させる
ことにより開始させることができる。この場合には、相
分離されたCu(In,Ga)Se2:CuxSeが基材上に生成される
ような方法と温度によって、例えば少量のIn2Se3を添加
することによって、Inおよび/またはGaを添加しなけれ
ばならない。勿論、Cu2−δSeの最初の析出は、所望の
大結晶粒を生成させるために比較的低い温度とすべきで
ある。前駆物質の生成は、Cu,(In,Ga)およびSeの元素
混合物を昇温下でSe蒸気に曝すことにより化合物混合物
へ転化することによって、あるいはCuおよび(In,Ga)
をH2Seに曝すことによりCu(In,Ga)Se2へ転化すること
によって達成できる。別な極端な場合には、In2Se3の最
初の析出を多量のCu2Seと関連させて行うことができよ
う。物質のどんな組合せあるいはどんな順序で析出させ
るかに関係なく、最終目標は、本発明の第2工程を進行
できるようにするために、プロセスの第1工程で、Cuリ
ッチの相分離されたCu(In,Ga)Se2:CuxSeの混合物の成
長を達成することである。追加的Inとともに、あるいは
これに代えて、追加的Cuを第2工程で加えることもでき
る。
カ(SLS)および裸7059ガラスの基材上に、550℃以上の
基材温度で、物理的蒸着とH2Se/Se蒸気セレン化との組
合せによって、本発明に基づくアブソーバを作製した。
時々、意識的に一次元的組成勾配を5cm幅にわたって導
入して、新規なデバイス構造およびデバイス・パラメー
タと膜組成との関係の検討を容易にした。アブソーバ
は、CuInSe2、CuIn1-xGaxSe2(0.0≦x≦0.25)およびC
uGaSe2/CuInSe2の積層構造を有していた。表面およびバ
ルク材料の特徴評価は、オージェ電子分光学(AES)、
X線および紫外光電子放出分光学(XPS,UPS)、X線お
よび透過電子回折(XRD,TED)、光ルミネッセンス(P
L)、解析走査型電子顕微鏡(ASEM)によって行った。
デバイスの特徴評価は、暗および明I−Vおよび50Kの
温度でのスペクトル反応、キャパシタンス電圧、深レベ
ル過渡分光学(DLTS)によって行った。
織および2.0〜10.0μmの横方向結晶粒サイズをもつデ
バイス品質のCuInSe2ベースの薄膜を製造するのに成功
した。XRD調査では、裸ガラス基材上には単結晶ビヘビ
アを、またMoコート基材上には(112)の高度に安定し
た方位配列を示唆している。XRDおよびTED調査では、膜
のバルク内にCuおよびIn平面のCuPt型配列の存在を確認
した。かような相の形成は、基材の高温度および液相に
より助長される成長プロセスのためであると我々は考え
る。
Dのための断面で調製された薄い試料について、XPSによ
り表面に、およびEDSによりバルク内に、Cu2Se二元相が
確認された。全体的にCuプアの組成をもつ膜構造におい
ては、CuIn2Se3.5γ′の規則空孔化合物(OVC)相がXRD
およびTEDによりバルク内に観察され、CuIn3Se5γ″OVC
が表面に限定的に観察された。γ′およびγ″相[3]
の電気的特徴評価は、向上された輸送特性およびn型ビ
ヘビアを示した。これらの膜における結晶粒内および粒
界での電気的活性は、認識できる程度には相違していな
かった。
接合と深いホモ接合を有し、2.5μmに達する空間電荷
幅が観察された。ヘテロ接合セルは、物理的蒸着により
析出させた厚いCdS窓層を設け、あるいは化学浴(CBD)
で析出させたCdS(700オングストローム)/ZnO(0.5μ
m)の積層窓を設けて完成させた。変換効率が12%を超
え、また最近では13.7%を超える光起電性(PV)デバイ
スが実証されている。意図的な組成勾配をもたせて作製
された膜は、開回路電圧(Voc)対組成の依存関係を示
したが、短絡電流(Jsc)は広い組成範囲にわたって一
定であった。非常に有望な構造には、CuGaSe2の上にCuI
nGaSe2の成長が認められた。550〜630mvの範囲の回路電
圧および37〜30mA/cm2の範囲のJscが、それぞれ観察さ
れた。かような結果は、15%以上の全体面積デバイス効
率が可能であることを示唆している。電圧パラメータは
分析(AES深さプロファイリングおよびスペクトル反
応)の観点から重要であり、分析では、例示したデバイ
ス・パラメータを得るのに通常要するよりも小さい表面
と容量が測定された。CuGaSe2からの背面フィールドがC
uInSe2アブソーバの電圧向上に寄与したことが示唆され
る。プロセスが最適化されるに伴い、近い将来にかなり
の改良がなされるものと我々は予想する。
晶粒のデバイス品質をもつCu(In,Ga)Se2を製造するこ
とに成功した。このプロセスの第1段階は、増大された
結晶粒CuInSe2アグリゲート混合物の成長を含んでい
る。高い基材温度では、CuInSe2の成長は液体に富む環
境で生じ、この環境が膜混合物の平均粒子サイズを増大
させる原因となっている。蒸気フラックスがInリッチに
なると、表面で生成されたCuInSe2は溶液状態に維持さ
れ、液体−固体界面へ拡散し、そこで凝縮して核形成が
なされ、最初のCuInSe2表面上に“エピタキシャル”が
つくられる。液相が消費されると、いくつかの試料にお
いてはプロセスが終了し、その他の試料においては、In
のバルク内部への拡散によって、あるいは表面近くでの
非常にCuプアな相の成長によって、プロセスが終了す
る。後の工程は、デバイスのホモあるいはヘテロ接合の
性質を決定する。かような総括的な操作は、きわめて再
現性のある様式で、スパッタリングやセレン化のような
調整可能な製造プロセスに適用することができる。

できるから、本発明を上述の記載に示した通りの構成や
プロセスに限定することを望むものではない。従って、

Claims (26)
- 【請求項1】Cu(In,Ga)Se2:CuxSeからなるCu含量の多
い、相分離された化合物混合物を基材上に生成する工程
と;この混合物中のCuxSeを(In,Ga)およびSeに曝すこ
とによって、あるいは(In,Ga)ySezに曝すことによっ
て、CuxSeをCuw(In,Ga)ySezに転化する工程とからな
る、薄膜半導体デバイスの製造方法。 - 【請求項2】500〜600℃の温度範囲で前記混合物を生成
する工程を含む、請求の範囲第1項に記載の方法。 - 【請求項3】500〜600℃の温度範囲で前記CuxSeをCu
w(In,Ga)ySezに転化する工程を含む、請求の範囲第1
項に記載の方法。 - 【請求項4】前記CuxSeをCu(In,Ga)Se2に転化する工
程を含む、請求の範囲第3項に記載の方法。 - 【請求項5】300〜400℃の温度範囲で前記CuxSeをCu
w(In,Ga)ySezに転化する工程を含む、請求の範囲第1
項に記載の方法。 - 【請求項6】前記CuxSeをCu2(In,Ga)4Se7に転化する
工程を含む、請求の範囲第5項に記載の方法。 - 【請求項7】前記CuxSeをCu(In,Ga)3Se5に転化する工
程を含む、請求の範囲第5項に記載の方法。 - 【請求項8】前記xが1≦x≦2である、請求の範囲第
1項に記載の方法。 - 【請求項9】前記Cu(In,Ga)Se2:CuxSeの比が1:2であ
る、請求の範囲第1項に記載の方法。 - 【請求項10】前記Cu(In,Ga)Se2:CuxSeからなる混合
物中のCuが前記混合物の40〜50原子%を占める、請求の
範囲第1項に記載の方法。 - 【請求項11】前記CuxSeをInySezに曝す工程を含む、
請求の範囲第1項に記載の方法。 - 【請求項12】前記CuxSeをIn2Se3に曝す工程を含む、
請求の範囲第11項に記載の方法。 - 【請求項13】前記CuxSeをIn蒸気およびSe蒸気に曝す
工程を含む、請求の範囲第1項に記載の方法。 - 【請求項14】前記Cu(In,Ga)Se2および前記CuxSeを
基材上に析出させることによって前記混合物を生成する
工程を含む、請求の範囲第1項に記載の方法。 - 【請求項15】前記Cu(In,Ga)Se2および前記CuxSeを
基材上に同時に析出させることによって前記混合物を生
成する工程を含む、請求の範囲第14項に記載の方法。 - 【請求項16】前記Cu(In,Ga)Se2および前記CuxSeを
基材上に順次析出させることによって前記混合物を生成
する工程を含む、請求の範囲第14項に記載の方法。 - 【請求項17】CuxSeおよびInySezを析出させることに
よって前記混合物を生成する工程を含む、請求の範囲第
1項に記載の方法。 - 【請求項18】前記CuxSeおよび前記InySezを順次析出
させる工程を含む、請求の範囲第17項に記載の方法。 - 【請求項19】前記CuxSeおよび前記InySezを同時に析
出させる工程を含む、請求の範囲第17項に記載の方法。 - 【請求項20】前記CuxSeは1≦x≦2よりさらに規定
され、前記InySezはy=2およびz=3によりさらに規
定される、請求の範囲第17項に記載の方法。 - 【請求項21】先ずCuを析出させ、次いでこのCuをSeに
曝すことによって前記CuxSeを析出させる工程を含む、
請求の範囲第17項に記載の方法。 - 【請求項22】Cuおよび(In,Ga)の元素混合物を析出
させ、この混合物をSeに曝すことによって前記Cu(In,G
