Claims (1)
- マイクロ波と磁場の共鳴により発生するプラズ
マを用いて、エツチングを行なうＥＣＲエツチン
グ装置において、複数枚のウエハを同時に載置す
る下電極と、均一性の高いエツチング処理を行う
ために、前記複数枚のウエハをプラズマの照射方
向に対し直角に保持する支持シヤフトとを備えた
ことを特徴とするＥＣＲエツチング装置。
