１図に示すＡ・Ａにおける断面図、第５図は第１
図に示すＢ・Ｂにおける断面図、第６図は従来の
ＳＯＪ ＩＣをプリント基板に実装した状況を示
す平面図、第７図は第６図のＳＯＪ ＩＣの側面
図、第８図は第６図の右側面図である。 図において、１０……小信号用リード、１１，
２１……ボンデイングパツド、１２，２２……半
田、２０……大電流用リード、３０……モールド
樹脂、３１……凸起部、３２……モールドの凹み
である。なお、図中、同一符号は同一、又は相当
部分を示す。

Claims (1)
- モールド封止のＩＣパツケージのうち、リード
かモールド樹脂の側に向けて曲がり、そのモール
ド樹脂本体の下側で、リードとボンデイングパツ
ドとが半田付けをなされるものにおいて、隣接す
るリード間のモールド樹脂に凸起部を設けた事を
特徴とする面実装用ＩＣパツケージ。
