Claims (1)
- イオンビームをＸ軸方向およびＹ軸方向にそれ
ぞれ走査するためのＸ軸走査電極およびＹ軸走査
電極と、両走査電極に走査電圧をそれぞれ供給す
るＸ軸走査電源およびＹ軸走査電源と、ウエハを
保持するホルダとを備え、ホルダ上のウエハにイ
オンビームを走査しながら照射してイオン注入す
る装置において、前記ホルダの上流側に設けられ
ていて、そこを通過するイオンビームの領域を制
限するマスクと、前記ホルダを２軸方向に移動さ
せるホルダ移動装置と、このホルダ移動装置を制
御してホルダ上のウエハに対する注入領域を段階
的に移動させる機能および前記二つの走査電源の
少なくとも一方を制御してホルダの移動途中にイ
オンビームがウエハに照射されるのを防止する機
能を有する制御装置とを備えることを特徴とする
イオン注入装置。
