Description
Claims (15)
- 電子ビームエッチング装置であって、
処理空間を画定するチャンバ本体と、
前記処理空間内に配置されたペデスタルと、
前記ペデスタルに連結された第1の電極と、
前記チャンバ本体に連結されたリッドと、
前記リッドに連結された第2の電極であって、前記第1の電極に対向するセグメント化された表面を含み、前記セグメント化された表面は、前記第1の電極によって画定されたデータム面に対して直角でない配向に配置された複数の角度付けされた表面を含む、第2の電極と
を備える、電子ビームエッチング装置。 - 前記セグメント化された表面の前記複数の角度付けされた表面が、前記第2の電極にわたって実質的に均一である、請求項1に記載の装置。
- 前記角度付けされた表面が、前記第1の電極によって画定された前記データム面に対して1°と75°との間の角度で配置される、請求項2に記載の装置。
- 前記セグメント化された表面の前記複数の角度付けされた表面は、角度、位置、間隔、又は配向のうちの少なくとも1つが異なる、請求項1に記載の装置。
- 前記角度付けされた表面が、前記第1の電極によって画定された前記データム面に対して、1°と75°との間の1つ又は複数の角度で配置される、請求項4に記載の装置。
- 前記ペデスタルが、前記処理空間内で前記ペデスタルを上昇及び下降させるように構成されたアクチュエータに連結される、請求項1に記載の装置。
- 前記アクチュエータが、垂直軸を中心に前記ペデスタルを回転させるように動作可能である、請求項6に記載の装置。
- 前記第1の電極が、絶縁材料によって前記ペデスタルから電気的に絶縁されている、請求項1に記載の装置。
- 前記第2の電極が、絶縁材料によって前記リッドから電気的に絶縁されている、請求項1に記載の装置。
- 前記第2の電極に連結されたRF電源
を更に備える、請求項1に記載の装置。 - 電子ビームエッチング装置であって、
処理空間を画定するチャンバ本体と、
前記処理空間内に配置されたペデスタルと、
前記ペデスタルに連結された第1の電極と、
前記チャンバ本体に連結されたリッドと、
前記リッドに連結された第2の電極であって、ケイ素、炭素、炭化ケイ素、又は酸化ケイ素を含みかつ二次電子を放出する材料から製造され、前記第2の電極は、前記第1の電極に対向するセグメント化された表面を含み、前記セグメント化された表面は、前記第1の電極によって画定されたデータム面に対して直角でない配向に配置された複数の角度付けされた表面を含む、第2の電極と
を備える、電子ビームエッチング装置。 - 前記セグメント化された表面の前記複数の角度付けされた表面が、前記第2の電極にわたって実質的に均一である、請求項11に記載の装置。
- 前記角度付けされた表面が、前記第1の電極によって画定された前記データム面に対して1°と75°との間の角度で配置される、請求項12に記載の装置。
- 前記セグメント化された表面の前記複数の角度付けされた表面は、角度、位置、間隔、又は配向のうちの少なくとも1つが異なる、請求項11に記載の装置。
- 電子ビームエッチング装置であって、
処理空間を画定するチャンバ本体と、
前記処理空間内に配置されたペデスタルと、
前記ペデスタルに連結されたアクチュエータであって、前記処理空間内で前記ペデスタルを上昇及び下降させるように作動可能なアクチュエータと、
前記ペデスタル内に配置された静電チャック電極と、
前記チャンバ本体に連結されたリッドと、
前記リッドに連結された電極であって、前記静電チャック電極に対向するセグメント化された表面を含み、前記セグメント化された表面は、前記静電チャック電極によって画定されたデータム面に対して直角でない配向に配置された複数の角度付けされた表面を含む、電極と、
前記電極に連結されたRF電源であって、前記処理空間内にプラズマを生成するように動作可能であるRF電源と
を備える、電子ビームエッチング装置。
