ここで、pHは約1~約5である。
SiC単結晶nドープウエハを、Buehler CMP機を使用して4psiの圧力及び160rpmで研磨した。ウエハのケイ素面を研磨した。スラリーは、異なる濃度の過マンガン酸塩酸化剤及び化学式DaOdXbを有するオキシ化合物(遷移金属、酸素及びアニオンを含有する)を含有し、式中、DはZr又はHfなどの遷移金属を指し、Xは硝酸塩又は塩化物アニオンを指す。ハフニウム、チタン、マンガン、銅、ニッケル、ビスマス、鉄、マンガンなどの他の遷移金属で、「D」を置換することができる。「X」の代わりに、硫酸塩、酸化物、水酸化物などの他のアニオンで置換することもできる。その他のオキシ化合物としては、FeOOH、CoOOH、MnOOH、MnO(OH)2、Fe2O(SO4)2、Cu2Cl(OH)3、及びBiClOが挙げられる。酸素及びアニオン並びに遷移金属を含有するオキシニトレート又はオキシクロライドの溶液への溶解は、DaOdHb e+イオンの形成をもたらすことができ、遷移金属がジルコニウムである場合、ZrO2+、ZrO(OH)+が溶解中に形成される。同様に、オキシ硫酸チタンの溶解は、TiO2+イオンの形成をもたらす。酸素及び水素含有多原子カチオンの他の例としては、NiO+、CuO+、及びHfO(OH)+が挙げられる。
表1の実験は、1.0のCAR値で行った。CAR値が1.0から0.99未満に低下した場合、より高い除去速度値が得られた。イオン交換プロセスを用いることにより、KMnO4中のカリウムイオンが水素に置き換えられ、pHが低下した。イオン交換実験を行うことにより、過マンガン酸塩溶液のpHを9.0超から1~2に低下させた。このpHの低下は、CAR値を0.20ほどの低さに低下させる。すべての金属カチオンが水素で置き換えられ、過マンガン酸カリウムのCAR値は0.0であることに留意されたい。同様に、本明細書におけるCARの定義に基づいて、過酸化水素のCAR値は0.0である。表3は、異なるCAR値に対する除去速度及びRRTR値を示す。この実行では、過マンガン酸塩濃度を0.1Mから1.0Mまで変動させ、pHを1.0から4.0まで変動させた。その他の研磨条件は実施例1と同じとした。異なる過マンガン酸塩濃度に対するCAR値の減少と共に、除去速度及びRRTR値の増加が観察された。
この実施例は、界面活性剤の添加に関する。過マンガン酸塩並びに酸素及びアニオンを含有するオキシ化合物の遷移金属化合物のスラリー溶液に界面活性剤を添加することにより、除去速度及びRRTR値を増加させることができる。オキシ硝酸ジルコニウム溶液と、SAS(アルキルスルホン酸ナトリウム)などのアニオン性界面活性剤及び水とを、溶液のpHが0.5~3.0になるように混合してスラリー溶液を調製した。アニオン性界面活性剤の量は、0.01gm/リットルから25gm/リットルまで変動させた。界面活性剤を添加した後、無色の溶液がわずかに乳白色の溶液に変わることが観察された。これは、オキシ硝酸ジルコニウムが、(i)非晶質含水酸化ジルコニウム(ZrO2)、nH2O、(ii)非晶質水酸化ジルコニウム、又は(iii)オキシ水酸化ジルコニウムを含む化合物のうちの1つに部分的に変換されるためである。この加水分解反応は、オキシ硝酸ジルコニウム溶液(界面活性剤を添加せず)をより高い温度(例えば、50℃~110℃)に加熱することによっても起こり得る。
この実施例は、異なる粒子研磨剤の効果に関する。0.01M~0.60Mの様々な濃度の酸化剤としてのKMnO4、オキシ硝酸ジルコニウム、並びにジルコニア、遷移金属水酸化物、シリカ、アルミナ、チタニア、及び被覆粒子などの様々な研磨剤を用いてスラリーを調製した。
過マンガン酸塩スラリー中に界面活性剤及び遷移金属オキシ化合物を長期間添加すると、酸化剤の化学的分解を引き起こし、研磨速度の低下をもたらす可能性がある。以下の表7は、2つの成分と混合されたスラリーの経時的な除去速度を示す。第1の成分は0.30Mの過マンガン酸塩溶液を含有し、第2の成分は1%のジルコニア粒子、20mM毎リットルのオキシ硝酸ジルコニウム、及び2gm/リットルの界面活性剤SDSを含有していた。これらの2つの成分を混合し、除去速度を時間(0日間~60日間の時間)の関数として測定し、得られたデータを表7に示した。
本実施例は、他の材料の研磨に関する。異なる材料及び表面を研磨した(例えば、C面SiC、多結晶SiC、及びGa面GaN)。これらのすべての表面のCMP除去速度は、遷移金属オキシ化合物をスラリーに添加しなかった場合と比較して、10%から100%をわずかに下回るまで増加することが分かった。
研磨組成物は、約1.3重量%のオキシ硝酸ジルコニウム溶液を有するPOUの約4.5倍である、5.5重量%のKMnO4を含む酸化剤溶液を混合することによって調製した。このオキシ硝酸ジルコニウム溶液はまた、スラリーのpHを動作pH(約pH2)に調整する。酸化剤溶液とオキシ硝酸ジルコニウム溶液との混合比は約10:1であった。この研磨組成物を用いて、実験は、12インチの圧盤サイズを有する卓上研磨機で、34.47kPaのダウンフォース及び300rpmの圧盤速度で行った。表1、2及び4に記載の実験データには、ショアA硬度が67の軟質ポリウレタンパッドを使用した。使用したスラリー流量は、2インチ×2インチの試験片に対して30mL/分である。
A.(「X」データポイントで表される):
a.5.5重量パーセントの過マンガン酸カリウム、
b.1.3重量パーセントのオキシ硝酸ジルコニウム
B.(「三角形」データポイントによって表される):
a.1.2重量パーセントの過マンガン酸カリウム、
b.1.3重量パーセントのオキシ硝酸ジルコニウム
これらの組成物において、A及びBの最終pHは約2であった。完全に配合されたスラリー組成物のポットライフは、7日を超えて延びることが分かった。
水性液体担体、

ここで、pHは約1~約5である、スラリーを提供する。
水性液体担体及び少なくとも1つのパー系酸化剤を含む第1の成分、並びに
(i)水性担体並びに酸素及びアニオン遷移金属化合物、又は(ii)遷移金属及び酸素又は水素を含む多原子カチオンの前駆体、又は(iii)オキシ-ニトレート、オキシ-クロライド、オキシ-サルフェート、オキシ-カーボネート、及びC2~C10オキシ-アルカノエートから選択される遷移金属オキシ化合物を含む第2の成分
を含むスラリーを提供することと、
第1の成分と第2の成分とを混合してスラリーを形成することと、
CMP装置を使用して、スラリーが供給される研磨パッドに対して基板を露出させて、基板の表面の少なくとも一部を除去することと
を含む、基板を化学機械研磨(CMP)する方法を提供する。
a.水、

c.ZrO+、ZrO++、NiO+、ZrOH+、HfO+、HfOH+、TiO+、及びTiO++から選択される溶液中でカチオンを形成する少なくとも1つの化合物

水性液体担体、
酸素及びアニオン含有遷移金属化合物、又は遷移金属及び酸素若しくは水素を含む多原子カチオンのいずれかを含む添加剤、並びに
パー系酸化剤
を含む、化学機械研磨(CMP)用のスラリーを提供する。
Claims (10)
- 水性液体担体、
オキシ-ニトレート、オキシ-クロライド、オキシ-サルフェート、オキシ-カーボネート、及びC2~C10オキシ-アルカノエートから選択される遷移金属オキシ化合物、並びに
パー系酸化剤
を含み、パー系酸化剤が、0.0と1.0との間で変動するカチオン対アニオン比(CAR)値を有する、化学機械研磨(CMP)するためのスラリー。 - a.水、
b.パー系酸化剤、並びに
c.ZrO+、ZrO++、NiO+、ZrOH+、HfO+、HfOH+、TiO+、及びTiO++から選択される溶液中でカチオンを形成する少なくとも1つの前記遷移金属オキシ化合物、
を含み、
ここで、pHは約1~約5である、請求項1に記載のスラリー。 - パー系酸化剤が、過マンガン酸カリウム及び過マンガン酸ナトリウムから選択される、請求項2に記載のスラリー。
- c.を含み、オキシ硝酸ジルコニウム、オキシ塩化ジルコニウム、オキシ硝酸ニッケル、オキシ塩化ニッケル、オキシ硝酸ハフニウム、オキシ塩化ハフニウム、及びジルコニウムC2~C10オキシ-アルカノエートから選択される、請求項2に記載のスラリー。
- ジルコニア、シリカ、アルミナ-セリア、水和金属酸化物、酸化マンガン被覆粒子、及びアルミナの少なくとも1つを含む研磨酸化物粒子を更に含む、請求項2に記載のスラリー。
- 少なくとも1つの界面活性剤を更に含む、請求項1に記載のスラリー。
- 前記遷移金属オキシ化合物から形成される多原子カチオンを含み、多原子カチオンの濃度が0.01gm/リットル~20gm/リットルである、請求項1に記載のスラリー。
- c.を含み、オキシ硝酸ジルコニウム、オキシ塩化ジルコニウム、オキシ硝酸ニッケル、オキシ塩化ニッケル、オキシ硝酸ハフニウム、オキシ塩化ハフニウム、及びジルコニウムC2~C10オキシ-アルカノエートから選択される、請求項1に記載のスラリー。
- パー系酸化剤が0.01M~0.5Mの濃度の過マンガン酸塩化合物を含む、請求項2に記載のスラリー。
- 水性液体担体及び少なくとも1つのパー系酸化剤を含む第1の成分、並びに
オキシ-ニトレート、オキシ-クロライド、オキシ-サルフェート、オキシ-カーボネート、及びC2~C10オキシ-アルカノエートから選択される遷移金属オキシ化合物を含む第2の成分
を含むスラリーを提供すること、
第1の成分と第2の成分とを混合してスラリーを形成すること、
CMP装置を使用して、スラリーがその上に供給される研磨パッドに対して基板を露出させて、基板の表面の少なくとも一部を除去すること
を含む、基板を化学機械研磨(CMP)する方法。
