Description
前記加工装置では、該被加工物は、半導体ウエーハ又は光デバイスウエーハでも良い。
本発明の実施形態1に係る加工装置を図面に基づいて説明する。図1は、実施形態1に係る加工装置の構成例を示す斜視図である。図2は、図1に示された加工装置の加工対象の被加工物を示す斜視図である。図3は、図1に示された加工装置の加工ユニットを一部断面で示す側面図である。図4は、図3に示された加工ユニットのスピンドルハウジングの温度が変化時を示す要部の側面図である。図5は、図2に示された加工装置の制御ユニットが加工動作中に繰り返し実行するフローチャートである。
実施形態1に係る図1に示す加工装置1は、図2に示す被加工物200を切削ブレード21で切削加工(加工に相当)する切削装置である。実施形態1では、被加工物200は、シリコン、サファイア、ガリウムなどを基板201とする円板状の半導体ウエーハや光デバイスウエーハ等のウエーハである。被加工物200は、基板201の表面202に格子状に形成された複数の分割予定ライン203によって格子状に区画された領域にデバイス204が形成されている。
図1に示す加工装置1は、被加工物200を切削加工(加工に相当)する切削装置であって、図1に示すように、被加工物200を保持面11で吸引保持するチャックテーブル10と、チャックテーブル10に保持した被加工物200をスピンドルシャフト22に装着した加工工具である切削ブレード21で切削加工する加工手段である加工ユニット20と、チャックテーブル10に保持された被加工物200を撮像する撮像ユニット30と、チャックテーブル10と加工ユニット20とを相対的に移動させる移動手段である移動ユニット40と、少なくとも加工ユニット20を制御する制御手段である制御ユニット100とを少なくとも有する。
本発明の実施形態2に係る加工装置を図面に基づいて説明する。図6は、実施形態2に係る加工装置の制御ユニットが記憶した補正データの一例を示す図である。図7は、実施形態2に係る加工装置の制御ユニットが加工動作中に繰り返し実行するフローチャートである。なお、図7は、実施形態1と同一部分に同一符号を付して説明を省略する。

Claims (4)
- 被加工物を加工する加工手段と少なくとも該加工手段を制御する制御手段とを備えた加工装置であって、
該加工手段は、被加工物を加工する加工工具と、
該加工工具が先端に装着されるスピンドルシャフトと該スピンドルシャフトをエアーで支持するエアベアリングを含み該スピンドルシャフトが挿通されるスピンドルハウジングとを有したスピンドルアセンブリと、を有し、
該スピンドルハウジングには、該エアベアリングを囲繞して該スピンドルアセンブリを冷却する、一端が冷却流体供給源に接続されるとともに他端が該スピンドルハウジングの冷却流体排出口に連通した冷却流体路が形成され、

該第1の所定値以上または第2の所定値以下ではないと判断すると、一定時間における該温度検出手段で検出された該スピンドルハウジングの温度変化が第3の所定値以上であるか否かを判断し、第3の所定値以上の時に該冷却ユニットの冷却状態が異常と判断する、加工装置。 - 該加工工具を被加工物に対して移動させる移動手段を備え、
該制御手段は、該温度検出手段で検出された該スピンドルハウジングの温度の変化に基づいて該移動手段で該加工工具の被加工物に対する位置を補正する、請求項1に記載の加工装置。 - 該冷却流体供給源から供給される冷却流体の流量を調節する流量調節手段を有し、
該制御手段は、該温度検出手段で検出された該スピンドルハウジングの温度に基づいて該流量調節手段を制御する、請求項1に記載の加工装置。 - 該被加工物は、半導体ウエーハ又は光デバイスウエーハである請求項1から請求項3のうちいずれか一項に記載の加工装置。
