Description
はじめに本実施の形態による基板洗浄装置を組み込んだ真空処理装置全体について、図7により説明する。図7は、マルチチャンバシステムである真空処理装置101の全体構成を示す平面図である。真空処理装置101には、例えば25枚の基板である半導体ウエハ(以下「ウエハ」という)Wが収納された密閉型の搬送容器であるFOUP111を載置するための搬入出ポート112が横並びに例えば3箇所に配置されている。また、これら搬入出ポート112の並びに沿うように大気搬送室113が設けられており、大気搬送室113の正面壁には、前記FOUP111の蓋と一緒に開閉されるゲートドアGTが取り付けられている。
またノズルカバー本体21と周縁部22とからなるノズルカバー20は、ウエハWの全域を覆うよう設けられている。
とりわけ後述のようにノズルカバー20は移動アーム17によりウエハWに対して移動可能となっており、この間ノズルカバー20の減圧室20AがウエハWの中心からウエハWの周縁まで移動する。この場合、減圧室20AがウエハWの中心からウエハWの周縁まで移動する間、常時ノズルカバー20がウエハWの全域を覆うことができる。これによって、ウエハW上から洗浄されて排出されるパーティクルがノズルカバー20の外方へ飛散することを防止している。
とりわけノズルカバー20は移動アーム17によりウエハWに対して移動可能となっており、ウエハW上のパーティクル1をガスクラスター2を用いて除去しながら、ノズルカバー20の減圧室20AがウエハWの中心からウエハWの周縁まで移動する。この場合、減圧室20AがウエハWの中心からウエハWの周縁まで移動する間、常時ノズルカバー20からウエハWの全域を覆って、ウエハW上から洗浄されて排出されるパーティクル1がノズルカバー20の外方へ飛散することを防止しているため、巻き上げられたパーティクル1がウエハWに再度付着することを確実に防止することができる。
また、ノズルカバー20のウエハW側の端部21AからウエハWに対してN2ガスまたは空気のようなガスカーテン用ガスを噴射する例を示したが、これに限らず、ガスクラスターを生成する作用に影響しないその他のガスを用いてもよい。
また、上記の実施の形態において、ガスノズル50およびノズルカバー20が移動アーム17により基板保持部11により保持されたウエハW上を移動する例を示したが、ガスノズル50およびノズルカバー20は、ウエハW上を相対的に移動可能な構成であればよい。例えば、図9に示すように、駆動部60aと駆動アーム60bとを有する駆動機構60を設けるとともに、駆動アーム60bに基板保持部11を連結してもよい。この場合、基板保持部11を駆動モータ14により回転させ、基板保持部11に保持されたウエハWを回転させながら、基板保持部11を駆動機構60により水平方向に移動させることで、ガスノズル50およびノズルカバー20を移動させなくともウエハW全面を洗浄することができる。

Claims (8)
- 基板を保持する基板保持部と、
前記基板との間で減圧雰囲気を形成する減圧室を有するノズルカバーと、
前記減圧室の圧力よりも高圧の洗浄ガスを噴射して、前記減圧室内に前記基板を洗浄するガスクラスターを生成するガスノズルと、を備え、
前記ノズルカバーは前記減圧室を有するノズルカバー本体と、前記ノズルカバー本体の下端周縁に位置する周縁部とを有し、 前記基板保持部側に、前記周縁部に対してガスカーテン用ガスを噴出してガスカーテンを形成するガスカーテン形成部を設け、
前記基板保持部は、前記基板を保持する保持部本体と、前記保持部本体の外周に設けられ、前記基板の外周を囲む保持部サポートとを有し、
前記保持部サポートに、前記ガスカーテン形成部が設けられ、この保持部サポートに、前記ガスカーテン形成部に連通するとともに、前記ガスカーテン形成部側へガスカーテン用ガスを供給するガス流路を接続した、基板洗浄装置。 - 前記ノズルカバーは前記基板の全域を覆う、請求項1記載の基板洗浄装置。
- 前記基板保持部に対して前記ガスノズルは水平方向に相対移動可能となり、前記減圧室が前記基板の中心から周縁に移動する間、前記ノズルカバーは前記基板の全域を覆う、請求項2に記載の基板洗浄装置。
- 前記保持部サポートは多孔質材料からなる、請求項1記載の基板洗浄装置。
- 前記保持部本体上の前記基板の上面と前記保持部サポートの上面は同一平面上にある、請求項1または4記載の基板洗浄装置。
- 前記ノズルカバーに、前記減圧室内を減圧雰囲気とする減圧生成部を設けた、請求項1乃至5のいずれか記載の基板洗浄装置。
- 前記基板保持部は回転可能となっており、前記ガスノズルと、前記基板保持部は、互いに水平方向に相対移動可能となる、請求項1乃至6のいずれか記載の基板洗浄装置。
- 基板を保持する基板保持部と、前記基板との間で減圧雰囲気を形成する減圧室を有するノズルカバーと、を備え、前記ノズルカバーは前記減圧室を有するノズルカバー本体と、前記ノズルカバー本体の下端周縁に位置する周縁部とを有する基板洗浄装置を用いた基板洗浄方法において、
前記基板保持部に設けられたガスカーテン形成部から、前記周縁部に対してガスカーテン用ガスを噴出してガスカーテンを形成する工程と、
ガスノズルから前記減圧室の圧力よりも高圧の洗浄ガスを噴射して、前記減圧室内に前記基板を洗浄するガスクラスターを生成する工程と、を備え、
前記基板保持部は、前記基板を保持する保持部本体と、前記保持部本体の外周に設けられ、前記基板の外周を囲む保持部サポートとを有し、
前記保持部サポートに、前記ガスカーテン形成部が設けられ、この保持部サポートに、前記ガスカーテン形成部に連通するとともに、前記ガスカーテン形成部側へガスカーテン用ガスを供給するガス流路を接続した、基板洗浄方法。
