Description
The present invention relates to a back adhesive film that can be used to cover and protect the back surface of a semiconductor chip, and a dicing tape-integrated back adhesive film provided with such a back adhesive film.
2. Description of the Related Art In a semiconductor device provided with a flip-chip mounted semiconductor chip, a film serving as a protective film may be provided on the rear surface or rear surface opposite to the so-called front surface on which circuits are formed on the chip. In addition, it is necessary that various information such as character information and graphic information can be appropriately engraved on such a back adhesive film on a semiconductor chip by a laser beam having a wavelength in the visible light region. Such back adhesion films are described, for example, in Patent Documents 1 to 3 below.
Infrared shielding function is sometimes required for back surface adhesive films for semiconductor chips. This is because infrared rays may become noise for input/output signals of the circuit of the semiconductor chip. Also, the thinner the semiconductor chip, the greater the amount of infrared rays that pass through the chip in the thickness direction when the chip is irradiated with infrared rays in the thickness direction. Therefore, as semiconductor chips become thinner, the demand for the infrared shielding function of the back adhesive film tends to increase.
On the other hand, semiconductor chips may be inspected by infrared microscope observation to check for cracks and chips. The inspection often utilizes infrared light within the wavelength range of 900-1200 nm.
In addition, in the manufacturing process of a semiconductor device having a flip-chip mounted semiconductor chip, a composite film (dicing tape-integrated back adhesion film) in which a disk-shaped back adhesion film having a size corresponding to a semiconductor wafer and a dicing tape are bonded together is used. is sometimes used.
The present invention was conceived under the circumstances as described above, and its object is to ensure good infrared shielding properties and laser mark properties, and a state in which it is attached to the back surface of a semiconductor chip. The object of the present invention is to provide a back surface adhesive film suitable for enabling chip inspection by infrared microscope observation from the back surface side of the chip. Another object of the present invention is to provide a dicing tape-integrated back adhesion film comprising such a back adhesion film.
According to a first aspect of the present invention, a back cling film is provided. The back cling film contains a plurality of light absorbing components each having an absorption maximum at a different wavelength within the visible and near infrared wavelength range. In the present invention, the wavelength range of visible light and near-infrared light refers to the wavelength range of 360 to 2500 nm. The second total light transmittance of light with a wavelength of 1800 nm measured on a back adhesion film sample piece with a thickness of 25 μm prepared from this back adhesion film is measured on the same sample piece. The ratio of total light transmittance is 1.2 or more, preferably 1.4 or more, more preferably 1.6 or more.
The back contact film, as described above, contains a plurality of light absorbing components each having absorption maxima at different wavelengths within the visible and near-infrared wavelength regions. In such a configuration, a wavelength region with relatively high light transmittance (high light transmittance region) sandwiched between two wavelength regions with relatively low light transmittance (low light transmittance region) is visible. Suitable for realizing a back adhesion film having light and near-infrared wavelength regions, for example, a high light-transmitting region at and near 1000 nm sandwiched between low light-transmitting regions in the visible light and near-infrared wavelength regions. It is suitable for realizing a back adhesion film with The high light transmittance in the wavelength region of 1000 nm and its vicinity in this back adhesion film makes it possible to perform a chip inspection by infrared microscope observation from the back side of a semiconductor chip with the
In addition, in the back adhesion film, the ratio of the second total light transmittance to the first total light transmittance is 1.2 or more, preferably 1.4 or more, more preferably 1.4 or more. 6 or more. Such a configuration provides a significant difference in light transmittance between the wavelength region of 1800 nm and its vicinity and the wavelength region of 1000 nm and its vicinity in the present back adhesion film, and locally It is suitable for achieving a balance between high light transmittance in the wavelength range and net light shielding properties (that is, low average transmittance) in the entire infrared region.
As described above, this back adhesive film ensures good infrared shielding properties and laser mark properties, and in a state in which it is adhered to the back surface of a semiconductor chip, chip inspection is carried out by infrared microscope observation from the back surface side of the chip. It is suitable for enabling.
As described above, the dicing tape-integrated back contact film may be used in the manufacturing process of a semiconductor device having a flip-chip mounted semiconductor chip. In this case, so-called stealth dicing may be employed as a technique for singulating semiconductor wafers into semiconductor chips. In stealth dicing, in a state in which a semiconductor wafer is held on the back adhesion film side of a dicing tape-integrated back adhesion film, which is a composite film, a laser beam whose focal point is aligned inside the wafer is emitted, for example, in the opposite direction to the composite film. The semiconductor wafer is irradiated from the side along the dividing line, and a modified region is formed in the semiconductor wafer by ablation due to multiphoton absorption. The modified region is a weakened region for separating the semiconductor wafer into semiconductor chips. Infrared rays within the wavelength range of 1050 to 1100 nm are often used as laser light in such stealth dicing.
The back cling film according to the present invention is suitable to be configured to have a local high light transmission region at and near 1000 nm, as described above. Such a back adhesion film has a net light shielding property (i.e., low average transmittance) in the entire infrared region and a laser transmittance in stealth dicing, that is, a balance between stealth dicing laser processability for a semiconductor wafer. suitable for This back adhesive film ensures good infrared shielding properties and laser marking properties, and enables chip inspection by infrared microscope observation from the back side of the chip while it is adhered to the back side of the semiconductor chip. In addition to being suitable, it is also suitable for ensuring laser workability in stealth dicing.
The second total light transmittance of the back adhesive film is preferably 50% or more, more preferably 60% or more, more preferably 70% or more, more preferably 75% or more, more preferably 80% or more. Such a configuration is preferable for enabling chip inspection by infrared microscope observation from the back surface side of the semiconductor chip in a state in which the back surface adhesive film is adhered to the back surface of the semiconductor chip. Further, this configuration is suitable for ensuring the above-described laser workability in stealth dicing when the present back-surface adhesive film takes the form of the above-described dicing tape-integrated back-surface adhesive film.
The first total light transmittance of the back adhesive film is preferably 40% or less, more preferably 35% or less, more preferably 30% or less, more preferably 25% or less, more preferably 20% or less. Such a configuration is preferable in terms of ensuring net light-shielding properties (that is, low average transmittance) in the entire infrared region in the back contact film.

The average particle size of the pigment contained in the back contact film is preferably 10 μm or less. Such a configuration is preferable for suppressing light scattering within the back contact film. This suppression of light scattering contributes to the realization of high light transmittance in the local wavelength region at and around 1000 nm in the present back contact film.
The third total light transmittance of light having a wavelength of 500 nm, which is measured on a 25 μm-thick back adhesion film sample piece prepared from the present back adhesion film, is preferably 40% or less, more preferably 35% or less, and more preferably. is 30% or less. Such a configuration is suitable for ensuring good visible light absorption and, in turn, for ensuring laser markability in the present back contact film.

Such a configuration is preferable for realizing the above-described configuration regarding the third total light transmittance.
The back contact film preferably contains a filler having an average particle size of 10 μm or less. The filler is preferably silica filler. In addition, the configuration in which the average particle size of the filler in the back contact film is 10 μm or less is preferable for suppressing light scattering in the back contact film. This suppression of light scattering contributes to the realization of high light transmittance in the local wavelength region at and around 1000 nm in the present back contact film.
According to a second aspect of the present invention, a dicing tape-integrated back adhesion film is provided. As the base polymer contained in the internal radiation-curable pressure-sensitive adhesive, one having an acrylic polymer as a basic skeleton is preferable. As the acrylic polymer forming such a basic skeleton, the acrylic polymer described above can be employed. As a technique for introducing a radiation-polymerizable carbon-carbon double bond into an acrylic polymer, for example, an acrylic polymer is obtained by copolymerizing raw material monomers containing a monomer having a predetermined functional group (first functional group). After obtaining, a compound having a predetermined functional group (second functional group) and a radiation-polymerizable carbon-carbon double bond capable of reacting with and bonding to the first functional group is carbon-carbon A method of subjecting an acrylic polymer to a condensation reaction or an addition reaction while maintaining the radiation polymerizability of the double bond can be mentioned.

Among these combinations, a combination of a hydroxy group and an isocyanate group and a combination of an isocyanate group and a hydroxy group are preferable from the viewpoint of ease of reaction tracking. In addition, since it is technically difficult to produce a polymer having a highly reactive isocyanate group, from the viewpoint of ease of production or availability of the acrylic polymer, the first functional More preferred is when the group is a hydroxy group and said second functional group is an isocyanate group. In this case, the isocyanate compound having both a radiation-polymerizable carbon-carbon double bond and an isocyanate group as the second functional group, that is, the radiation-polymerizable unsaturated functional group-containing isocyanate compound includes, for example, methacryloyl isocyanate, 2 -methacryloyloxyethyl isocyanate (MOI), and m-isopropenyl-α,α-dimethylbenzyl isocyanate.

2 to 6 show an example of a semiconductor device manufacturing method using the dicing tape-integrated back contact film X described above.
In this semiconductor device manufacturing method, first, as shown in FIGS. 2A and 2B, the wafer W is thinned by grinding. Grinding can be performed using a grinding device equipped with a grinding wheel. The wafer W is a semiconductor wafer and has a first surface Wa and a second surface Wb. Various semiconductor elements (not shown) have already been fabricated on the side of the first surface Wa of the wafer W, and wiring structures and the like (not shown) necessary for the semiconductor elements have already been formed on the first surface Wa. ing. The second surface Wb is a so-called rear surface. In this step, after the wafer processing tape T1 having the adhesive surface T1a is attached to the first surface Wa side of the wafer W, the wafer W is held by the wafer processing tape T1 to a predetermined thickness.

Next, heat treatment is performed to thermally cure the film 10 (curing step). The heating temperature is, for example, 80-200.degree. The heating time is, for example, 0.5 to 5 hours.

As described above, a semiconductor device can be manufactured using the dicing tape-integrated back contact film X. FIG.
The dicing tape-integrated back contact film X can also be used in a semiconductor device manufacturing process in which stealth dicing is performed. For example:

Next, a first expansion step (cool expansion step for breaking) under relatively low temperature conditions is performed as shown in FIGS. The
Next, a second expanding step is performed under relatively high temperature conditions as shown in FIG. 9A to widen the distance (clearance) between the film-attached

<Visibility in infrared microscope observation>
The visibility of each of the back contact films of Examples 1 to 4 and Comparative Examples 1 to 4 was examined by infrared microscope observation. Specifically, first, a back adhesive film was attached to the circuit pattern forming surface of the substrate having the circuit pattern formed thereon. The circuit pattern is a pattern of aluminum wiring with a line width of 1 mm. Next, using an infrared microscope, the circuit pattern on the substrate surface was observed through the back adhesion film. The infrared microscope used was a composite of a stereoscopic microscope (trade name "SMZ745T", manufactured by Nikon Corporation) and an infrared camera (trade name "MC-781P-0030", manufactured by Texas Instruments).
<Stealth dicing laser processability>
Laser workability in stealth dicing was examined for each of the back contact films of Examples 1-4 and Comparative Examples 1-4. Specifically, first, a dicing tape-integrated back adhesive film was produced by aligning and pasting a back adhesive film onto an adhesive layer of a dicing tape having a laminated structure of a substrate and an adhesive layer. Next, after attaching a ring frame to the adhesive layer area around the back adhesive film of the back adhesive film integrated with the dicing tape, a semiconductor wafer (thickness: 300 µm, diameter: 12 inches) was placed against the back adhesive film surface. Bonding was performed under conditions of 80° C. and pressure of 0.15 MPa. Next, the semiconductor wafer on the dicing tape-integrated back adhesion film is irradiated with a laser beam with a wavelength of 1064 nm focused inside the wafer through the film, and a modified region is formed inside the semiconductor wafer. was formed (stealth dicing). A laser beam was applied to the semiconductor wafer along the dividing lines (having a lattice shape of 2 mm×2 mm per section). After that, the dicing tape-integrated back contact film with the semiconductor wafer subjected to stealth dicing was subjected to a heat treatment at a temperature of 80° C. for 1 hour.
Next, using a die separator device (trade name “Die Separator DDS2300”, manufactured by Disco Co., Ltd.), a cool expansion step for cutting was performed in a cool expansion unit provided in the device. Specifically, the dicing tape of the dicing tape-integrated back contact film with the semiconductor wafer that has undergone the above-described stealth dicing is expanded, and the semiconductor wafer on the dicing tape-integrated back contact film and the back contact film that directly holds it At , rupture occurred. As a result, the semiconductor wafer was separated into individual pieces, and semiconductor chips with back contact films were obtained. In this cool expansion step, the temperature is −15° C., the expansion speed is 200 mm/sec, and the expansion amount (push-up amount of the push-up portion) is 15 mm. After holding the expanded state for 1 minute, the dicing tape of the dicing tape-integrated back contact film was again expanded under conditions of an expansion speed of 1 mm/sec and an expansion amount of 15 mm. Thereafter, the dicing tape of the dicing tape-integrated back contact film was subjected to a predetermined heat shrink treatment on the portion around the back contact film.
After the above process (first process), the total number of four sides of the semiconductor chip to be singulated from the semiconductor wafer (the total number of four sides of the section formed by the line to be divided) is cut together with the back adhesive film. The ratio of the number of sides of the semiconductor chip (fracture rate) was examined.
Preparation of dicing tape-integrated back adhesion films except that a laser beam with a wavelength of 1080 nm was used instead of a laser beam with a wavelength of 1064 nm in stealth dicing for each of the back adhesion films of Examples 1 to 4 and Comparative Examples 1 to 4. to the fracture rate investigation (second process). For each back adhesion film of Examples 1 to 4 and Comparative Examples 1 to 4, a dicing tape-integrated back adhesion film was produced, except that a laser beam with a wavelength of 1099 nm was used in stealth dicing instead of a laser beam with a wavelength of 1064 nm. The same process (third process) as the above-mentioned process from to the fracture rate investigation was carried out. Fabrication of a dicing tape-integrated back adhesion film except that a laser beam with a wavelength of 1342 nm was used instead of a laser beam with a wavelength of 1064 nm in stealth dicing for each of the back adhesion films of Examples 1 to 4 and Comparative Examples 1 to 4. The same process (fourth process) as the above-mentioned process from to the fracture rate investigation was carried out. Then, regarding the laser processability in stealth dicing, the back adhesion film that produced a breaking rate of 80% or more in any of the first to fourth processes was evaluated as good, and in any of the first to fourth processes A back cling film that produced a breakage rate of less than 80% was evaluated as unsatisfactory.
<Laser mark property>
The back adhesion films of Examples 1-4 and Comparative Examples 1-4 were examined for laser markability. Specifically, first, using a laser marker (trade name “MD-S9910”, manufactured by Keyence Corporation), a predetermined character string was engraved on the surface of the back adhesion film with a green laser having a wavelength of 532 nm (laser marking). In this laser marking, the power of the irradiation laser was set to 0.3 W, the marking speed was set to 300 mm/s, and the Q switch frequency was set to 10 kHz. Next, using a microscope (trade name "VHX-2000", manufactured by Keyence Corporation), the engraved characters were observed under bright field conditions. In this observation, it satisfies both of being easily visible (that is, having a clear contrast) (first criterion) and having a maximum stamping depth of 1 μm or more (second criterion). The laser mark property was evaluated to be good when at least one of the first and second criteria was satisfied, and the laser mark property was evaluated to be poor when at least one of the first and second criteria was not satisfied. These evaluation results are listed in Table 1.
