Description
バンプ電極を備える半導体ウエハの前記バンプ電極がある面に、前記シート材を重ね、
前記半導体ウエハを前記シート材ごと切断することで、前記半導体ウエハから切り出された半導体チップと、前記シート材から切り出された個片シートとを備える部材を作製し、
導体配線を備える基材の前記導体配線がある面に前記個片シートを重ねることで、前記基材、前記個片シート及び前記半導体チップをこの順に積層し、
前記個片シートを加熱することで、前記個片シートを溶融させてから硬化させて封止材を作製するとともに前記バンプ電極と前記導体配線とを電気的に接続することを含む。
封止用アクリル組成物である実施例1~11及び比較例1~3を、次のように調製した。
・アクリル化合物1:エトキシ化ビスフェノールAジメタクリレート、新中村化学工業社製、品番BPE-100。
・アクリル化合物2:ビスフェノールA型エポキシアクリレート、昭和高分子社製、品番VR-77。
・アクリル化合物3:トリシクロデカンジメタノールジアクリレート、新中村化学工業社製、品番A-DCP。
・アクリル化合物4:トリメチロールプロパントリアクリレート、新中村化学工業社製、品番A-TMPT。
・マレイン酸変性ポリブタジエン:クレイバレー社製、品名Ricobond1756。
・変性PPE1:上記式(3)に示す構造を有し、式(3)中のXが上記式(1)に示す構造を有する基(Rはメチル基)である、変性ポリフェニレンエーテル樹脂、SABIC社製、品番SA9000。
・変性PPE2:次の方法で合成された、上記式(3)に示す構造を有し、式(3)中のXが上記式(2)に示す構造を有する基である、変性ポリフェニレンエーテル樹脂。温度調節器、攪拌装置、冷却設備、及び滴下ロートが取り付けられた容量1リットルの3つ口フラスコ内に、ポリフェニレンエーテル(SABICイノベーティブプラスチックス社製、品番SA90、固有粘度0.083dl/g、末端の水酸基数平均1.9個、数平均分子量2000)200g、p-クロロメチルスチレンとm-クロロメチルスチレンとの質量比50:50の混合物(東京化成工業株式会社製、品名クロロメチルスチレン:CMS)30g、相間移動触媒(テトラ-n-ブチルアンモニウムブロマイド)1.227g、及びトルエン400gを入れ、これらを攪拌しながら75℃まで徐々に加熱した。次に、3つ口フラスコ内に、アルカリ金属水酸化物水溶液(水酸化ナトリウム20gと水20gとの混合物)を20分間かけて、滴下した。次に、3つ口フラスコの内容物を75℃で4時間攪拌した。次に、3つ口フラスコの内容物を10質量%の塩酸で中和してから、3つ口フラスコ内に多量のメタノールを入れることで、沈殿物を析出させた。3つ口フラスコの内容物を濾過することで沈殿物を分離し、これをメタノールと水との質量比80:20の混合液で3回洗浄してから、減圧下、80℃で3時間乾燥させることで、変性ポリフェニレンエーテル樹脂を得た。生成物を1H-NMR(400MHz、CDCl3、TMS)で分析した結果、5~7ppmにエテニルベンジルに由来するピークが確認された。これにより、生成物が、炭素-炭素二重結合を有する置換基を末端に有する変性ポリフェニレンエーテル樹脂であることが確認できた。具体的には、生成物がエテニルベンジル化されたポリフェニレンエーテルであることが確認できた。ゲルパーミエーションクロマトグラフィーでポリフェニレンエーテル樹脂の分子量分布を測定し、その結果から算出した数平均分子量は、2300であった。
・ビスマレイミド樹脂:Designer Molecules inc製、品番BMI-3000。
・熱可塑性樹脂:メチルメタクリレート,n-ブチルメタクリレート共重合体、エボニック社製、品名DYNACOLL AC2740。
・無機充填材:シリカ粉、株式会社トクヤマ製、品番SSP-01R。
・ニトロキシド化合物:2,2,6,6-テトラメチル-1-ピペリジンオキシフリーラジカル、東京化成工業株式会社製。
・シランカップリング剤:3-グリシドキシプロピルトリメトキシシラン、信越化学工業株式会社製、品番KBM-403。
・フラックス:セバシン酸。
・熱ラジカル重合開始剤:ジクミルパーオキサイド、日油株式会社製、品名パークミルD。
封止用アクリル組成物に対し、次の評価試験を行った。これらの評価試験の結果は、表1に示す。
支持シートとしてポリエチレンテレフタレート製フィルムを用意した。この支持シートに封止用アクリル組成物を、バーコーターを用いて湿潤膜厚100μmになるように成膜し、80℃、30分間の条件で加熱した。これにより、支持シート上に厚み50μmのシート材を作製した。このシート材を複数枚積み重ねて、真空ラミネーターで圧縮成形してからカットすることで、厚み300~400μmの範囲内のサンプルを作製した。
上記の最低溶融粘度評価の場合と同じ方法で、25℃~300℃の温度範囲における、サンプルの粘度が200Pa・s以下となる温度域を調査し、この温度域の最高温度と最低温度との差を算出した。
支持シートとしてポリエチレンテレフタレート製フィルムを用意した。この支持シートに封止用アクリル組成物を、バーコーターを用いて湿潤膜厚100μmになるように成膜し、80℃、30分間の条件で加熱した。これにより、支持シート上に厚み50μmのシート材を作製した。複数枚のシート材を積層し、真空ラミネーターで圧縮成形し、オーブンで150℃、2時間の条件で加熱することで硬化させ、続いてカットすることで、平面視4mm×40mm、厚み800mmの寸法のサンプルを作製した。
支持シートとしてポリエチレンテレフタレート製フィルムを用意した。この支持シートに封止用アクリル組成物を、バーコーターを用いて湿潤膜厚100μmになるように成膜し、80℃、30分間の条件で加熱した。これにより、支持シート上に厚み50μmのシート材を作製した。

封止用アクリル組成物を用い、次のようにして半導体装置を作製した。
封止用アクリル組成物を用い、ボイド評価の場合と同じ方法で試験用の半導体装置を作製した。この半導体装置の接続性を、次のように評価した。半導体装置を切断し、それにより生じた断面を研磨した。この断面に現れる、はんだバンプを介した、半導体チップにおけるCuピラーと基材の導体配線との間の寸法を測定した。その結果、この寸法が5μm未満であれば「A」、5μm以上10μm未満であれば「B」、10μm以上であれば「C」と評価した。
封止用アクリル組成物を用い、ボイド評価の場合と同じ方法で試験用の半導体装置を作製した。この半導体装置をMSL Lv2aAの吸湿処理条件(60℃、60%RH、120時間)で処理した後、ピーク温度260℃のリフロー炉に3回通した。続いて、半導体装置における硬化物と半導体チップ及び基材との界面の剥離の有無を、超音波探傷装置(SAT)を用いて調査した。その結果、剥離が認められない場合を「A」、剥離が認められる場合を「C」と、評価した。
封止用アクリル組成物を用い、ボイド評価の場合と同じ方法で試験用の半導体装置を作製した。この半導体装置に対し、-55℃下30分間曝露及び125℃下30分間曝露を1サイクルとする温度サイクル試験を実施した。試験前の半導体装置の外周付近にあるバンプ電極と導体配線との間の電気抵抗値と、試験を1000サイクル実施した後の半導体装置における同様の電気抵抗値とを比較し、両者の間に変化が認められない場合を「A」、変化が認められる場合を「C」、と評価した。

- アクリル化合物(A)、
ラジカル重合性を有する置換基(b1)を末端に有するポリフェニレンエーテル樹脂(B)、
無機充填材(C)、及び
熱ラジカル重合開始剤(D)を含有し、
前記アクリル化合物(A)は、架橋多環構造を有し、かつ1分子あたり2個以上の(メタ)アクリロイル基を有する(メタ)アクリレートを含む、
封止用アクリル組成物。 - ニトロキシド化合物(E)を更に含有する、
請求項1に記載の封止用アクリル組成物。 - 前記置換基(b1)は、炭素-炭素二重結合を有する、
請求項1又は2に記載の封止用アクリル組成物。 - 前記アクリル化合物(A)及び前記ポリフェニレンエーテル樹脂(B)の合計量に対する前記ポリフェニレンエーテル樹脂(B)の量が30質量%以上85質量%以下である、
